Description
In the present invention, the inner wall of a CVD apparatus is cleaned in an internal cleaning process of a CVD (Chemical Vapor Deposition apparatus) in order to perform dry etching on an object to be processed in an etching process in a semiconductor manufacturing process. For implementation, the present invention relates to a dielectric barrier discharge device that generates etching gas / cleaning gas by dielectric barrier discharge (silent discharge).
In the semiconductor manufacturing process, for example, a dry etching apparatus is used for etching the wafer surface. In this dry etching apparatus, first, a reactive gas is activated and gasified by exciting and decomposing the reactive gas using plasma. Then, the wafer surface is etched by projecting the activation gas onto the wafer surface which is an object to be etched.
As the etching gas, for example, a halogen-based gas such as carbon tetrafluoride (CF 4 ) is used, and excited species such as fluorine radicals are generated in the plasma field. Then, the generated fluorine radicals and the like are projected onto the surface to be treated and reacted with silicon, thereby evaporating a highly volatile gas that is a reaction product. That is, an etching process is performed.
On the other hand, in a reaction processing chamber such as CVD, residues generated in the reaction process are gradually accumulated on the inner wall of the chamber. For this reason, if the residue accumulated on the inner wall is left as it is, the residue falls from the inner wall of the chamber and adheres to the object to be processed, which may cause deterioration in product performance. In order to prevent such a problem, it is necessary to periodically remove (clean) the residue in the chamber.
The cleaning in the chamber is performed, for example, by a process similar to the etching process. That is, by activating an activation gas into the chamber, the activation gas reacts with the residue to evaporate as a highly volatile gas. As the cleaning gas, for example, PCF (Perfluorocarbon) gas such as carbon tetrafluoride (CF 4 ), sulfur hexafluoride (SF 6 ), nitrogen trifluoride (NF 3 ) or the like is used. In recent years, with regard to such gases with a high global warming potential, use regulations and search for alternative gases are in progress, but in any case, fluorine-based gases are used in etching / cleaning processes. It remains promising.
SiO2 + 4F → SiF4 + O2
SiO2 + 2CF2 → SiF4 + 2COAs described above, in any of the etching process and the cleaning process, a gas in a highly active state is generated by generating plasma and used for the process. For example, when CF 4 is used, CF 4 is separated into fluorine (F) and carbon difluoride (CF 2 ) gases in the plasma. Then, the separated gas reacts with silicon dioxide (SiO 2 ) as shown in the following formula to perform an etching process.
SiO 2 + 4F → SiF 4 + O 2
SiO 2 + 2CF 2 → SiF 4 + 2CO
Here, FIG. 11 is a perspective view showing an electrode configuration of a conventional dielectric barrier discharge device, and FIG. 12 is a perspective view showing an overall configuration of the conventional dielectric barrier discharge device. This dielectric barrier discharge device is a simplified version of those disclosed in
That is, in FIG. 11, 59 is a ground electrode in which two

The
The conventional dielectric barrier discharge devices disclosed in
In Japanese Patent Laid-Open No. 2005-311120, for example, aluminum oxide (Al 2 O 3 ) or yttrium oxide (Yr 2 O) is formed on the electrode surface facing the discharge space from the viewpoint of improving the corrosion resistance against plasma. 3 ) Thermal spraying is performed to improve the corrosion resistance. However, the portion of the electrode that faces the discharge space is a flat surface, whereas the outside of the electrode and the power feeding portion have a complicated shape. For this reason, there has been a problem that it is very expensive to perform the above-mentioned corrosion resistance treatment on the outside of the electrode or on the power feeding portion. In addition, for the same reason, there is a problem that it is difficult to perform complete corrosion resistance treatment on the outside of the electrode and the power feeding portion.
In addition, when corrosive gas is used without carrying out the above-mentioned corrosion resistance treatment on the outside of the electrode or the power supply part, members provided inside the generator cover (hereinafter referred to as “inside Deterioration due to corrosion of the "member") causes the life of the apparatus to be significantly reduced.
The present invention has been made to solve the above-described problems, and an object of the present invention is to reliably prevent corrosion of the internal member due to the source gas and the activated source gas in the etching process / cleaning process.

The source gas supply unit forms a supply path of the
Specifically, the source gas supply unit includes a
The
The activated gas discharge part forms a discharge path for the activated
Specifically, the activated gas discharge unit includes an activated
20 is an inlet of the activated
The activated
The cooling unit is constituted by, for example, a cooling
In FIG. 2, the description of the cooling unit is omitted for simplification. Further, when a further cooling function is required in addition to the cooling function by the cooling
Note that the specific configurations of the source gas supply unit, the activated gas discharge unit, and the cooling unit are merely examples, and any configuration may be used as long as a desired purpose can be achieved. Note that the configuration shown in FIGS. 1 and 2 is suitable for stacking the
Further, the dielectric barrier discharge device has a function of holding the pressure in the internal space of the
The exhaust gas controller 30 (APC: auto pressure controller) controls the flow rate of the
As shown in FIG. 3, the electrode surfaces (one surface of the
In the
Next, an example of a gas path configured using the dielectric barrier discharge device having the above configuration will be described with reference to FIG. FIG. 4 is a configuration diagram of a gas path using the dielectric barrier discharge device shown in FIG.
In FIG. 4, 32 is a source gas cylinder for etching / cleaning, and 33 is a purge gas cylinder for purge gas. That is, the gas path shown in FIG. 4 is separated into two types, a first system for the source gas 5 (and the activation gas 6) and a second system for the
34 and 35 are pressure reducing valves, 36 and 37 are air valves for supplying and stopping each gas, and 38 and 39 are mass flow controllers (MFC) for controlling the gas flow rate of each system. 40 is a pressure gauge for detecting the pressure in the discharge space, 41 is an exhaust gas controller (41) for controlling the flow rate of the activated
According to
That is, in the dielectric barrier discharge device having the above-described configuration, the first system extending from the
Furthermore, according to the dielectric barrier discharge device having the above configuration, since the discharge gap length is short and the gas in the discharge space is kept at a low temperature by the cooling unit, the
In the first embodiment, the case where the sheet-like discharge space is formed by the
FIG. 5 is a perspective view showing an electrode configuration of a dielectric barrier discharge device according to
Then, each end face side of the
Since the method for discharging the activated
Moreover, in
Other configurations are the same as those in the first embodiment.
According to the second embodiment of the present invention, since the activated
Other effects are the same as those of the first embodiment.
In the second embodiment, the arrangement in which the one end face side of the
FIG. 7 is a perspective view showing an electrode configuration of a dielectric barrier discharge device according to
In FIG. 7, the source gas supply section includes a first source gas supply section for supplying the
That is, the first source gas supply unit includes a first source gas pipe (not shown) that forms a supply path of the
The
According to the third embodiment of the present invention, since a plurality of source gases can be supplied to the discharge space portion, activation consisting of a plurality of chemical reactions can be performed at the same time, thereby improving the efficiency of the etching process / cleaning process. Will be able to.
The other configurations and effects are the same as those of the first embodiment. Needless to say, the material gas supply unit in this embodiment can also be applied to the dielectric barrier discharge device having the configuration shown in the second embodiment.
Embodiment 4 FIG.
FIG. 8 is a perspective view showing the overall configuration of a dielectric barrier discharge device according to Embodiment 4 of the present invention. The dielectric barrier discharge device shown in FIG. 8 is different in the configuration for discharging the
In FIG. 8, the
In the second embodiment, the configuration in which the gas pressure in the internal space of the
Other configurations are the same as those of the second embodiment.
According to the fourth embodiment of the present invention, it is not necessary to provide the
The other effects are the same as those of the second embodiment.
FIG. 9 is a perspective view showing an overall configuration of a dielectric barrier discharge device according to

Although the cooling unit is not shown in the drawing, a cooling water pipe is connected between the
According to the fifth embodiment of the present invention, by stacking a plurality of
The other configurations and effects are the same as those of the first embodiment.

As described above, the dielectric barrier discharge apparatus according to the present invention is suitable as an etching gas / cleaning gas generating apparatus used in etching processes in semiconductor manufacturing processes and CVD internal cleaning processes.
