以下に、本願発明を実施例によりさらに詳細に説明するが、本願発明はこれらの実施例に限定されるものではない。
作製した素子の断面図を示す(図3)。ゲート電極20としてパターン化されたITO電極を作製したガラス基板10を、純水にて5倍希釈した中性洗剤(井内盛栄堂社:ピュアソフト(商標名))にて15分間超音波洗浄を行い、その後、純水中にて15分間超音波洗浄を行い、洗剤除去を行った。さらにその後、基板を紫外線-オゾン洗浄器を用いて、酸素雰囲気下において20分間紫外線照射洗浄を行った。このようにして洗浄した基板上に、誘電体層30として、2,4,7-トリニトロ-9-フルオレン(TNF)を分散したポリ−(N−ビニルカルバゾール)(PVK)の薄膜を作製した。このときのTNFの含有濃度は、モル比でPVK:TNF=1:1である。TNF含有PVK薄膜は、クロロフォルムに溶解した溶液(0.33wt.%)から、ドロップキャスト法により作製した。この際、膜の乾燥は、溶媒雰囲気下で1時間かけて行った。このTNF含有PVK誘電体薄膜の厚さは、2000nmである。次に、この上に、絶縁層40として、ポリビニルフェノール(PVP)の薄膜を、2−プロパノールに溶解した溶液(5wt.%)から、1000/rpmスピンコートして作製した。この時のPVP薄膜の厚さは、1000nmである。次に、この上から半導体活性層50としてペンタセンの薄膜を真空蒸着法で作製した。ペンタセンは、昇華精製を5回繰り返して精製したものを用いた。真空蒸着条件は、基板を蒸着用ボートの上方に固定し、基板温度を約30℃に調整し、真空度を2×10−6Torrにまで減圧した。その後毎分1.2nmの速度で50nmの厚さに真空蒸着を行った。その後、図3に示すように、ソースおよびドレイン電極60として、アルミニウムを幅100μm、厚さ300nmのサイズとなるようニッケル製のマスクを利用して真空蒸着した。この時のソース−ドレイン間の間隔は、20μm、チャネル幅は5mmである。
このようにして作製した素子において、ゲート電極からバイアス電圧を印加しながらソースおよびドレイン電極60間を流れる電流を観測した。この際、ITOのゲート電極20側から波長430nmの青色光を照射した効果を検討した。青色光を照射する前は、ゲートバイアス電圧の大きさにはあまり依存せず、ソース―ドレイン電極60間には小さな電流しか流れなかったが、青色光を照射すると、ゲートバイアス電圧が負になるに従って大きなドレイン電流が観測されるようになった。その後、青色光の照射をオフにし、さらにゲート電圧もオフにした後、暗所にてドレイン電流を観測したところ、光照射する以前の電流よりも4桁ほど大きな電流が流れるのが観測された(図4)。このときのドレイン電流は、やはり印加したゲート電圧にはあまり依存しない値となった。これにより、青色光照射により、ドレイン電流が増大し、その増大したドレイン電流は、青色光の照射をやめ、ゲート電圧をオフにしても観測されるという、メモリ効果が発揮された。次に、この状態に対して、ゲート電圧印加のもと、635nmの赤色光を照射、遮蔽の操作を行うと、ドレイン電流の値はほぼ初期値に戻るのが観測された(図5)。すなわち、青色光の照射により蓄積されていた電荷が開放され、記録されていた情報が消去されたことになるのが観測された。この素子において、情報の記録保持時間は、出力電流の半減期で評価して、7日間であった。

ゲート電極20としてパターン化されたITO電極を作製したガラス基板10を、純水にて5倍希釈した中性洗剤(井内盛栄堂社:ピュアソフト(商標名))にて15分間超音波洗浄を行い、その後、純水中にて15分間超音波洗浄を行い、洗剤除去を行った。さらにその後、基板を紫外線-オゾン洗浄器を用いて、酸素雰囲気下において20分間紫外線照射洗浄を行った。このようにして洗浄した基板上に、誘電体層30として、2,4,7-トリニトロ-9-フルオレン(TNF)を分散したポリ−(N−ビニルカルバゾール)(PVK)の薄膜を作製した。このときのTNFの含有濃度は、モル比でPVK:TNF=36:1である。TNF含有PVK薄膜は、クロロフォルムに溶解した溶液(0.33wt.%)から、ドロップキャスト法により作製した。この際、膜の乾燥は、溶媒雰囲気下で1時間かけて行った。このTNF含有PVK誘電体薄膜の厚さは、2000nmである。次に、この上に、絶縁層40として、ポリビニルフェノール(PVP)の薄膜を、2−プロパノールに溶解した溶液(5wt.%)から、1000/rpmスピンコートして作製した。この時のPVP薄膜の厚さは、1000nmである。次に、この上から半導体活性層50としてペンタセンの薄膜を真空蒸着法で作製した。ペンタセンは、昇華精製を5回繰り返して精製したものを用いた。真空蒸着条件は、基板を蒸着用ボートの上方に固定し、基板温度を約30℃に調整し、真空度を2×10−6Torrにまで減圧した。その後毎分1.2nmの速度で50nmの厚さに真空蒸着を行った。その後、図2に示すように、ソースおよびドレイン電極60として、アルミニウムを幅100μm、厚さ300nmのサイズとなるようニッケル製のマスクを利用して真空蒸着した。この時のソース−ドレイン間の間隔は、20μm、チャネル幅は5mmである。このようにして作製した素子において、ゲート電極からバイアス電圧を印加しながらソースおよびドレイン電極60間を流れる電流を観測した。この際、ITOのゲート電極20側から波長430nmの青色光を照射した効果を検討した。青色光を照射する前は、ゲートバイアス電圧の大きさにはあまり依存せず、ソース―ドレイン電極60間には小さな電流しか流れなかったが、青色光を照射すると、ゲートバイアス電圧が負になるに従って大きなドレイン電流が観測されるようになった。その後、青色光の照射をオフにし、さらにゲート電圧もオフにした後、暗所にてドレイン電流を観測したところ、光照射する以前の電流よりも3桁ほど大きな電流が流れるのが観測された(図6)。このときのドレイン電流は、やはり印加したゲート電圧にはあまり依存しない値となった。これにより、青色光照射により、ドレイン電流が増大し、その増大したドレイン電流は、青色光の照射をやめ、ゲート電圧をオフにしても観測されるという、メモリ効果が発揮された。

基板10としてPETフィルムを用い、その上にPEDOT・PSSを用いて、ゲート電極20を塗布形成した。このようにして洗浄した基板上に、誘電体層30として、2,4,7-トリニトロ-9-フルオレン(TNF)を分散したポリ−(N−ビニルカルバゾール)(PVK)の薄膜を作製した。このときのTNFの含有濃度は、モル比でPVK:TNF=36:1である。TNF含有PVK薄膜は、クロロフォルムに溶解した溶液(0.33wt.%)から、ドロップキャスト法により作製した。この際、膜の乾燥は、溶媒雰囲気下で1時間かけて行った。このTNF含有PVK誘電体薄膜の厚さは、2000nmである。次に、この上に、絶縁層40として、ポリビニルフェノール(PVP)の薄膜を、2−プロパノールに溶解した溶液(5wt.%)から、1000/rpmスピンコートして作製した。この時のPVP薄膜の厚さは、1000nmである。次に、この上から半導体活性層50としてポリ−3−へキシルチオフェンの薄膜をスピンコート法により作製した。ポリ−3−へキシルチオフェンは、液体クロマトグラフにより精製したものを用いた。ポリ−3−へキシルチオフェンは、トルエンに溶解し(濃度0.1wt%)、1000/rpmでスピンコートして薄膜作製した。この時の薄膜の厚さは、100nmとした。その後、ソースおよびドレイン電極60として、銀を幅1000μm、厚さ20μmのサイズとなるように、銀ペーストから塗布することで作製した。この時のソース−ドレイン間の間隔は、1000μmである。このようにして作製した素子は、柔軟性を有している。また、素子はすべて溶液プロセスにより作製された。このようにして作製した素子において、ゲート電極からバイアス電圧を印加しながらソースおよびドレイン電極60間を流れる電流を観測した。この際、PEDOT・PSSのゲート電極20側から波長430nmの青色光を照射した効果を検討した。青色光を照射する前は、ゲートバイアス電圧の大きさにはあまり依存せず、小さな電流しか流れなかったが、青色光を照射すると、ゲートバイアス電圧が負になるに従って大きなドレイン電流が観測されるようになった。その後、青色光の照射をやめ、さらにゲート電圧の印加もやめた後、再びドレイン電流を観測したところ、光照射する以前の電流よりも2桁ほど大きな電流が流れるのが観測された(図7)。このときのドレイン電流は、やはり印加したゲート電圧にはあまり依存せず、ほぼ等しい値となった。これにより、青色光照射により、ドレイン電流が増大し、その増大したドレイン電流は、青色光の照射をやめても観測されるという、メモリ効果が発揮されることが観測された。このようにして記録された情報は、ゲート電圧印加のもと635nmの赤色光を照射・遮断という操作を行うことで、青色光の照射により蓄積されていた電荷が開放され、ドレイン電流の値はほぼ初期値に戻るのが観測された。

本願発明の光情報入出力記録素子は、ディスプレイ上に光で情報を入力記録させることが可能であり、またその書き込んだ情報を光で消去することができる。従って、書き換え可能なディスプレイの提供を可能ならしめる。また、有機半導体の固体薄膜および金属電極により構成されているため、製造しやすい上、フィルム素子化、大面積素子化、フレキシブル素子化が可能であり、大量生産に向いており、産業上の利用価値が高い。
