図5(a)に示すように、本例による半導体ウェハ10は、層間絶縁膜24及び金属配線25を有しており、これらの上に層間絶縁膜26が形成された構造を有している。層間絶縁膜26にはスルーホール26aが形成されており、このスルーホール26aを介して金属配線25の一部が露出した状態となっている。金属配線25は図示しない他のスルーホールによって下層のシリコン基板に接続されている。また、層間絶縁膜26に設けられたスルーホール26aは、側壁27がテーパー状となっている。これは、RIE(反応性イオンエッチング)などのドライエッチングにおいては、エッチング対象物(ここでは層間絶縁膜26)を完全に垂直エッチングすることは困難であり、多少の角度を持ってエッチングされるためである。したがって、スルーホール26aの開口部の径D1よりも、スルーホール26aの底部の径D2の方がやや小さくなる。
