Description
The present invention relates to a method of manufacturing an electronic component having a terminal portion and a contact portion to be soldered. In particular, the present invention relates to a method for manufacturing an electronic component in which a surface plating layer is formed on a base material made of a conductive metal material at least in the contact portion, and the solder rise is suppressed.
In electronic parts with contacts such as connectors and switches, when the terminal part is soldered and connected to the circuit terminal of the wiring board, the solder crawls up and reaches the contact part. There was a case where it was lowered. When such solder rise occurs, not only does the contact resistance increase to cause a contact failure, but also the spring elasticity of the base material in the vicinity of the contact point is adversely affected, and the bonding strength of the connector may be reduced. In recent years, electronic components have been miniaturized and the distance from the contact portion to the terminal portion has been shortened, so prevention of solder rise has become more important. In particular, when a large number of connectors are arranged at a narrow pitch, such as a multi-pin connector, the solder is likely to crawl up through the gap as the gap between the connectors becomes narrower. Preventive measures are desired.
Currently, a large number of connector terminals are produced in which a base plating layer made of nickel is formed on the surface of a base material made of copper or a copper alloy, and a surface plating layer made of gold is formed thereon. Since gold has a very low contact resistance, it is possible to obtain a terminal having good electrical characteristics of the contact by having a gold plating layer on the surface. Further, since gold has good wettability with respect to solder, the solderability of the terminals is good, but also has the problem of soldering up. In order to solve such a problem of soldering up, in recent years, a method of providing a region for preventing soldering up by irradiating a gold plating layer with a laser beam has been proposed, and such connector terminals are put on the market. It has become to. Since gold is not easily oxidized by heating to the extent of heating with a laser beam, the heated gold diffuses into the nickel of the underlying plating layer in the laser beam irradiation region, forming an alloy of gold and nickel. Conceivable. Since nickel has poorer solder wettability than gold, it is considered that solder wettability can be reduced by forming an alloy. Moreover, nickel on the surface may be oxidized by heating.
By irradiating the connector terminal having the gold plating layer formed on the nickel plating layer with the laser beam in this way, the solder rise prevention property is improved. However, as electronic components become smaller and the pitch between terminals of a multi-pin connector becomes narrower, the case where the soldering prevention performance becomes insufficient has occurred. Therefore, a connector with further improved solder prevention performance is desired.
The present invention has been made to solve the above-described problems, and an object of the present invention is to provide a method for manufacturing an electronic component having excellent soldering prevention performance.
In the method of manufacturing an electronic component having a terminal portion and a contact portion to be soldered, the above-described problem is caused by moving a tape in which a large number of portions serving as a base material of the electronic component are connected in a longitudinal direction through connection portions. A surface plating layer is continuously formed on the base material made of a conductive metal material at least in the contact portion, and then formed between the terminal portion and the contact portion in air with an increased oxygen concentration. Further, by irradiating the surface plating layer with a laser beam, the metal constituting the surface plating layer is diffused into the metal existing under the surface plating layer to form an alloy layer, and a metal oxide layer is formed on the surface of the alloy layer. forming a, the upon the metal oxide layer is to divide the surface plated layer formed oxide region, the oxygen concentration was 32% by volume or more and 90 vol% or less, and said tape inlet and guide Oxygen supply means in a cover having a mouth provided, irradiating the laser beam in the physician said cover, a method of manufacturing an electronic component, characterized in that the 0.01~0.3mm the width of the oxidized region Solved by providing. At this time, it is preferable that the surface plating layer contains gold, palladium, or tin as a main component.
Further, after forming a base plating layer on the substrate, forming the surface plating layer thereon, and then irradiating the laser beam, the metal constituting the surface plating layer constitutes the base plating layer A method of forming the alloy layer by diffusing into the metal to be processed is a preferred embodiment of the present invention. At this time, it is preferable that the base plating layer contains nickel, palladium, or copper as a main component.
In the manufacturing method of the present invention, it is a preferred embodiment of the present invention that the electronic component is a connector terminal.
Preferred embodiment of the production method of the present invention, a method of irradiating the laser beam on the surface plating layer from two directions obliquely forward and obliquely rearward in the traveling direction by using a laser of two arranged on both sides of the tape It is. In this case, the laser pulse irradiation, it is preferable that a region irradiated by successive pulses to overlap each other. Moreover, it is also preferable that the shape of the laser spot on the tape surface irradiated with the laser beam is a shape in which the diameter in the longitudinal direction of the tape is smaller than the diameter in the vertical direction.
According to the manufacturing method of the present invention, it is possible to provide an electronic component having excellent soldering prevention performance. In particular, even if the electronic component is a connector terminal having a narrow inter-terminal pitch, solder rise can be effectively prevented.
Hereinafter, the present invention will be described with reference to the drawings. FIG. 1 is an example of a
As shown in the example of the
The board | substrate which comprises the electronic component of this invention should just consist of an electroconductive metal material, The material is not specifically limited. Of these, copper or an alloy containing copper as a main component is preferably used from the viewpoint of conductive performance. Here, “main component” means to contain 50% by weight or more, and preferably 70% by weight or more.
In the manufacturing method of the present invention, a surface plating layer is formed on a base material made of a conductive metal material at least in the
The surface plating layer may be directly formed on the base material, but it is preferable to form the surface plating layer on the base plating layer once formed on the base material. By doing so, it is easy to form a uniform surface plating layer with good adhesion. Although the material which comprises a base plating layer is not specifically limited, The metal material which has nickel, palladium, or copper as a main component is used suitably. Here, “main component” means to contain 50% by weight or more, and any of nickel, nickel alloy, palladium, palladium alloy, copper and copper alloy may be used. Among these, nickel or palladium-nickel alloy is preferably used. As the palladium-nickel alloy, an alloy having a palladium content of 50 to 90% by weight and the remainder being nickel is preferably used. From the standpoint of compatibility with the surface plating layer and the ability of preventing oxidation products from going up to the solder, nickel is the most suitable material for the underlying plating layer, and the material for the surface plating layer at this time should be gold or a gold alloy. Is the optimal combination. The thickness of the base plating layer is usually 0.1 to 15 μm, and preferably 0.5 to 8 μm.

Here, the air in which the oxygen concentration is increased refers to air in which the oxygen concentration is positively increased as compared with normal air (the oxygen concentration is about 21% by volume). In order to make the solder wettability reduction effect more satisfactory, the oxygen concentration is preferably 24% by volume or more, more preferably 28% by volume or more, and further preferably 32% by volume or more. preferable. The oxygen concentration may be 100% by volume, but the heat treatment in an atmosphere with an oxygen concentration that is too high may be dangerous, and the apparatus is complicated for laser irradiation in a completely sealed space. Therefore, it is more practical that the oxygen concentration is not 100% by volume, for example, if the oxygen concentration in the working environment becomes too high, problems in the working environment occur. Therefore, the oxygen concentration is preferably 90% by volume or less, and more preferably 80% by volume or less.
The type of laser beam irradiated to the surface plating layer is not particularly limited, and can be heated to a temperature at which the metal constituting the surface plating layer can be diffused into the metal below it to form an alloy layer. I just need it. A gas laser, solid state laser, semiconductor laser, or the like can also be used. Specifically, it is preferable to use a carbon dioxide gas laser, a YAG laser, or the like that can easily obtain a relatively high output. In particular, when gold is used for the surface plating layer, it is preferable to use a visible light or ultraviolet laser, particularly a visible light laser because gold has a high reflectance in the infrared region and a low absorption rate. Specifically, the second harmonic (532 nm) of a YAG laser can be cited as an optimal laser beam.
The surface plating layer is irradiated with the laser beam narrowed down to an appropriate size. The size of the laser spot on the surface plating layer is determined in consideration of the width of the oxidized
In the region irradiated with the laser beam, the metal constituting the surface plating layer is diffused into the metal existing below it to form an alloy layer and a metal oxide layer is formed on the surface of the alloy layer. Therefore, when the surface plating layer is formed directly on the substrate, the metal constituting the surface plating layer diffuses into the metal constituting the substrate to form an alloy layer. Further, when the surface plating layer is formed on the base material via the base plating layer, the metal constituting the surface plating layer diffuses into the metal constituting the base plating layer to form an alloy layer. And the surface of the alloy layer formed in this way is oxidized, and a metal oxide layer is formed. At this time, it is preferable that the metal which comprises a surface plating layer contains 5 to 80weight% in the said alloy layer. When the thickness of the surface plating layer is sufficient, the content of the metal constituting the surface plating layer in the alloy layer is usually 5% by weight or more. The content of the metal constituting the surface plating layer is more preferably 10% by weight or more, and further preferably 20% by weight or more. On the other hand, when the content of the metal constituting the surface plating layer in the alloy layer exceeds 80% by weight, the effect of suppressing solder rise may be reduced, and the content of the metal is more preferably 60. % By weight or less, and more preferably 50% by weight or less. Here, the content in the alloy layer is a composition of the alloy at a position as close to the surface as possible and where the oxygen concentration derived from the outermost metal oxide layer is substantially zero.
Even in the case of laser irradiation in air (oxygen concentration of about 21% by volume) as in the conventional method, it is considered that the formation of the alloy layer by the mutual diffusion of metals has been performed. However, the present inventors have now clarified that the formation of the metal oxide layer on the surface of the alloy layer is insufficient, and as a result, the effect of suppressing solder rise is insufficient. The reason for this is not necessarily clear, but in the case of a nickel-gold alloy formed by diffusing gold in the nickel base plating layer, the solder wettability is higher than that of nickel and it is difficult to be oxidized. It is thought that there is not. In addition, heating by laser beam irradiation is usually extremely short, and it is considered that one of the reasons is that it is difficult to sufficiently advance the oxidation reaction during this period. Especially a problem. This time, it was found that by applying a laser beam in air with an increased oxygen concentration, a sufficient metal oxide film was formed for the first time, and the solder wettability could be greatly reduced. Therefore, laser irradiation in air with an increased oxygen concentration is extremely effective, and can significantly reduce solder wettability that was insufficient when laser irradiation was performed in air with a normal oxygen concentration. did it.
Further, the oxidized
In the metal oxide layer formed on the surface of the alloy layer, the oxygen atom content is increased. The oxygen atom concentration on the outermost surface is high, and the oxygen atom concentration decreases as the position gets farther away from the surface. When laser irradiation is performed in air with an increased oxygen concentration, the oxygen atom concentration at the outermost surface increases compared to when laser irradiation is performed in air (the oxygen concentration is approximately 21% by volume). The depth in which the content is increased. Even so, the depth at which the oxygen concentration is increased is usually about 10 nm or less, and the oxidation reaction seems to proceed only in a very thin range near the surface. The region where the metal oxide layer is thus formed is the oxidized
Although the width | variety of the said oxidation area |
When plating extremely small electronic parts such as connectors, if the electronic parts are individually plated, the production efficiency is low. Therefore, a method of continuously performing a plating process using a tape (hoop) in which a large number of parts serving as base materials for electronic components are connected via connecting parts is widely performed. Also in the manufacturing method of this invention, it is preferable to manufacture continuously using such a tape. The shape of such a
First, a metal tape is punched into the shape of the
After the surface plating layer is formed, the surface plating layer formed between the
When the angle θ between the laser beam and the traveling direction of the
Next, the shape of the laser spot 12 in the case of pulse irradiation will be described with reference to FIG. In laser irradiation, it is preferable to irradiate a laser beam in a pulsed manner so that regions irradiated by successive pulses overlap each other. In other words, the pitch p of the laser spot 12 in the longitudinal direction of the
The diameter d2 of the laser spot 12 on the surface of the
When performing laser irradiation, it is preferable to provide an oxygen supply means in a cover provided with the inlet and outlet of the
By the method as described above, the
Hereinafter, the present invention will be described more specifically with reference to examples.
