Description
The present invention relates to a film forming apparatus using a plasma CVD method or the like for forming a protective film on a metal thin film formed on an object to be formed such as a magnetic tape.
In recent years, in the field of magnetic tape as a recording medium, a so-called vapor deposition tape in which a ferromagnetic material such as cobalt (Co) is formed on a film-like base by vapor deposition or sputtering in response to a request for high recording density, An application type tape in which oxide magnetic powder is mixed and applied in an organic binder is being replaced. The vapor-deposited tape is a tape formed by depositing a vapor such as Co directly on a film-like base in a vacuum chamber to form a magnetic film, and an application type tape does not require an essential binder. For this reason, the vapor deposition tape can form a thin magnetic film with a high filling degree, and can achieve improvement in high frequency characteristics, high recording density, tape thinning, and the like. In addition, the vapor-deposited tape can bring higher recording density, higher reliability, and lower price as a tape for digital video and computer data backup. Accordingly, magnetic heads used in digital video and computers are also magnetoresistive heads (hereinafter referred to as MR (Magneto-Resistive head) heads) that can further narrow the track pitch from the conventional inductive type. It is being replaced. Inductive heads require high output for signal extraction in the electromagnetic conversion characteristics of the magnetic film, but MR heads do not require such high output, so the thickness of the magnetic film on the vapor deposition tape is conventionally About 1/3 of 60 nm is sufficient.
Along with the demand for higher recording density, abnormal discharge on the evaporation tape side and abnormal parts due to foreign matter adhesion become relatively large errors, so that it is possible to more reliably prevent abnormal discharge and abnormal parts from occurring. A film apparatus and a film forming method are desired. In addition, the protective film is required to be made thinner in order to reduce the spacing loss between the MR head and the recording layer, and at the same time, it is durable by increasing the hardness and reducing the friction coefficient. There is also a demand to improve the properties, and it is desired to realize a uniform thickness without defects.
By the way, diamond-like carbon (hereinafter also referred to as DLC) is widely used for the protective film of the vapor deposition tape. DLC is formed mainly by sputtering or plasma CVD. In the sputtering method, carbon atoms of a carbon target are knocked out by argon ions ionized in a vacuum, but the sputtering yield of carbon atoms, that is, the ratio of target atoms ejected by one ion is extremely low, and the productivity is a plasma CVD method. Inferior to
In addition, the plasma CVD method is a chemical process that uses the energy of plasma generated using an electric field or magnetic field to cause a chemical reaction such as decomposition or synthesis of a reaction gas (raw material gas), and is excellent in film formation. A DLC film having characteristics can be obtained. There is a DC system as one form of the plasma CVD apparatus. In the DC method, in a vacuum chamber, a magnetic film previously formed on a film formation body is used as a cathode, and plasma discharge is generated between the magnetic film and an anode discharge electrode disposed in a reaction chamber, A protective film is deposited on the magnetic film. This method is structurally simple and suitable for industrial mass production. However, as described above, since the MR head tape does not require a high output, the magnetic film is thin and the electric resistance is higher than that of the conventional tape. Therefore, as in the DC method, the plasma using the magnetic film as a cathode is used. In the discharge, the discharge current is reduced, and as a result, the film formation rate when forming the protective film on the vapor deposition tape tends to decrease.
Therefore, in order to increase the film forming speed, a method for expanding the effective film forming area such as expanding the reaction chamber or increasing the number of reaction chambers has been tried. In addition, attempts have been made to promote activation of the reaction gas by increasing the discharge voltage, increasing the pressure in the reaction chamber, or increasing the proportion of argon gas mixed in the reaction gas. In any case, it is necessary to increase the current flowing in the magnetic film on the surface of the vapor deposition tape, that is, the discharge current (plasma discharge current) between the magnetic film and the discharge electrode in the reaction chamber.
However, if the discharge current is forcibly increased by increasing the discharge voltage as described above to increase the film formation rate, arc discharge is caused from stable glow discharge, and the magnetic film of the vapor deposition tape is damaged. Results in. In addition, as a method of releasing the increasing discharge current, there is a method of removing positive charges from the vapor deposition tape with a metal roller brought into contact with the vapor deposition tape through a resistor. However, in this method, a pinpoint-like spark may occur on the contact surface between the magnetic film and the metal roller. In this case, the vapor deposition tape is damaged, resulting in a product defect. For this reason, there have been efforts to reduce defects by reducing the electrical resistance by bringing a plurality of conductive rollers into contact with the magnetic film, but it has not been possible to effectively prevent the occurrence of product defects. In addition, there is a problem that the electrical resistance slightly changes depending on the state of the magnetic film of the vapor deposition tape, the local location of the magnetic film, the lot of the vapor deposition tape, etc. Therefore, the film thickness and quality vary depending on the change of the discharge current. May occur.
Furthermore, since the vapor deposition tape on which the protective film is formed by the plasma CVD method is charged with a positive charge, there is also a problem that the vapor deposition tape cannot be wound around the roller well due to the influence of the positive charge.
In order to solve such a problem, the present applicant, as in
However, in recent years, since the magnetic film of the vapor deposition tape has become thinner, the resistance loss of the magnetic layer when the electron current flows increases, and it becomes impossible to efficiently perform plasma discharge and it is difficult to form a protective film. It has become. Therefore, a more efficient method of forming a protective film by plasma discharge has become necessary.
The present invention has been made in view of such a situation, and even if the metal thin film formed on a film-deposited body such as a magnetic tape becomes thinner and the resistance loss increases, the film-forming speed is increased, resulting in a product defect. It is an object of the present invention to provide a film forming apparatus capable of forming a protective film on the metal thin film without incurring the above.

In the film forming apparatus according to the present invention, an electron current is supplied in a non-contact manner to the metal thin film formed on the film formation target, and the amount of current of the electron current is equal to or greater than the amount of current supplied to the anode electrode. In this way, a protective film is formed on the metal thin film formed on the film formation body by plasma reaction. As a result, even if the metal thin film formed on the film formation target becomes thin and the resistance loss increases, a protective film can be formed without increasing the film formation rate and causing product defects.
以下、本発明が適用されたプラズマCVD(Chemical Vapor Deposition)法を用いた成膜装置について説明をする。 Hereinafter, a film forming apparatus using a plasma CVD (Chemical Vapor Deposition) method to which the present invention is applied will be described.
A
As shown in FIG. 1, the
Inside the
In the
The cooling
Such a cooling
The
The
In such a
An
In the
The two
The
The operation of the
Specifically, at the time of film formation, the
In film formation, the
The
From this result, it can be seen that in order to keep the voltage of the
When the supply amount of the non-contact electron flow is set to the power supply current value or more, the excess current flows to the ground via the
In the
In the
In general, in the case of a plasma CVD film forming apparatus, it is necessary to increase the film forming area in order to improve productivity. For this reason, it is important that the cooling
Further, in the
By the way, the position of the tape-
Here, the following experiment was conducted in order to confirm that if the
In this experiment, three electron supply sources were arranged as shown in FIG. That is, the first
Under such conditions, the current from the
FIG. 6 is a diagram showing the measurement results at this time. The difference in film thickness of the magnetic film 1a is indicated on the horizontal axis by the sheet resistance value (Ω / □), and only the first
The difference between the results of turning ON / OFF only the first
From a different viewpoint, when the current value is constant and the electron supply source is installed at a position close to the
From the above, by bringing the
