Description
The present invention relates to a film forming apparatus.
2. Description of the Related Art Conventionally, there has been known a plasma CVD apparatus that decomposes a film forming material gas using plasma to form a thin film on a substrate (see, for example, Patent Document 1). With this plasma CVD apparatus, for example, an amorphous silicon (a-Si) film can be formed on a substrate. In a plasma CVD apparatus, in order to generate plasma, a pair of discharge electrodes are provided, and it is common to apply a voltage using the substrate side as a ground electrode and the deposition material gas supply side as a counter electrode. Met.
By the way, in the above-described film forming apparatus, the distance between the electrodes is short, and it is difficult to take in and out the substrate in such a narrow space. The difficulty of taking in and out is increasing. In addition, the conventional film forming apparatus has a problem in that only one substrate can be placed (film forming) at a time, resulting in poor production efficiency.
Therefore, the present invention has been made in view of the above-described circumstances, and provides a film forming apparatus that can easily take in and out a substrate and can improve production efficiency.
According to the first aspect of the present invention, there is provided a chamber into which a film forming material gas can be introduced, a substrate arrangement electrode provided in the chamber and capable of arranging a substrate, and an opposed surface disposed substantially parallel to the substrate arrangement electrode. In a film forming apparatus comprising a pair of discharge electrodes composed of electrodes, a plurality of the substrate arrangement electrodes and the counter electrodes are alternately arranged in the chamber, and the counter electrodes are configured as ground electrodes. By applying a low-frequency AC voltage of 100 kHz or more and 2 MHz or less to the substrate arrangement electrode, plasma is unevenly distributed on the substrate arrangement electrode side between the substrate arrangement electrode and the counter electrode. It is characterized by having.
In this way, by applying a low frequency AC voltage of 100 kHz or more and 2 MHz or less to the substrate arrangement electrode and using the counter electrode as a ground electrode, a phenomenon in which plasma discharge sticks to the vicinity of the substrate arrangement electrode is surely seen. Only plasma that is a decomposition source of the film forming material gas can be generated only on the substrate surface.
In addition, since the frequency of the voltage applied to the substrate placement electrode is lower than the conventional value, 100 kHz or more and 2 MHz or less, there is no problem of plasma non-uniformity due to the voltage distribution in the electrode surface due to the standing wave, and the plasma is placed near the substrate placement electrode. The distance between the discharge electrodes can be increased. Accordingly, there is an effect that the substrate can be easily taken in and out. In addition, since a plurality of substrate arrangement electrodes and counter electrodes are provided in the chamber, it is possible to form a plurality of substrates at the same time, thus improving the production efficiency. Furthermore, since the distance between the discharge electrodes can be increased, the tolerance for physical distortion and flexure due to aging of the discharge electrodes also increases, and it can be easily applied to device manufacturing using a substrate having a size of 3 m × 3 m or more, for example. There is an effect that can be done.
Further, since plasma is generated only in the vicinity of the substrate arrangement electrode, the film forming material is positively formed on the substrate surface. That is, as compared with the conventional case where plasma is generated in substantially the entire region between the substrate arrangement electrode and the counter electrode, the film forming material gas is ejected into the chamber and the counter electrode or chamber inner wall is formed. The adhesion amount of the film material can be reduced. Therefore, since the maintenance frequency can be reduced, the production efficiency of the substrate can be improved.
The invention described in claim 2 is characterized in that the substrate arrangement electrodes adjacent to each other are connected to each other so as to be integrated with the chamber.
With this configuration, it is possible to replace all the substrates by performing a single loading / unloading operation of the substrate arrangement electrodes that are integrally connected to each other. That is, there is an effect that the replacement of the substrate can be facilitated outside the chamber. Further, since the substrate arrangement electrode can be taken in and out of the chamber, there is an effect that the maintenance of the substrate arrangement electrode can be facilitated. Further, since a plurality of substrate arrangement electrodes provided in the chamber are integrated, it is possible to apply a voltage to all the substrate arrangement electrodes from one power source, and there is an effect that simplification of the apparatus can be achieved. .
The invention described in claim 3 is characterized in that the substrate placement electrode can be mounted on both sides thereof.
With such a configuration, the number of substrate arrangement electrodes can be reduced, the space of the chamber can be saved, and the film forming apparatus can be manufactured without cost.
The invention described in claim 4 is characterized in that the counter electrode includes a gas outlet configured to be able to eject the film forming material gas toward the substrate arrangement electrode.
With this configuration, since the film forming material gas can be ejected from the gas ejection port substantially uniformly to the substrate placement electrode on which the substrate is placed, the film forming material gas is generated in the vicinity of the substrate. The plasma can be reliably supplied. Therefore, there is an effect that the film forming material gas is decomposed by plasma and the film can be reliably formed on the substrate.
The invention described in claim 5 is characterized in that the counter electrode includes a gas outlet configured to eject the film forming material gas toward the substrate arrangement electrode arranged on both sides thereof. Yes.
With this configuration, the deposition material gas can be ejected substantially uniformly from the gas ejection ports arranged on both sides of the counter electrode to the substrate arrangement electrode on which the substrate is placed. The material gas can be reliably supplied to the plasma generated in the vicinity of the substrate. Therefore, there is an effect that the film forming material gas is decomposed by plasma and the film can be reliably formed on the substrate. In addition, the number of counter electrodes can be reduced, the space of the chamber can be saved, and the film forming apparatus can be manufactured without cost.
According to the present invention, the distance between the substrate arrangement electrode and the counter electrode can be increased by applying a low-frequency alternating voltage of 100 kHz to 2 MHz to the substrate arrangement electrode and using the counter electrode as a ground electrode. Therefore, the substrate can be easily taken in and out.
In addition, since a plurality of substrate arrangement electrodes and counter electrodes are provided in the chamber so that a plurality of substrates can be formed at the same time, production efficiency can be improved.

Here, the
With this configuration, the substrate table 14 functions as a substrate arrangement electrode, and the shower plate 21 (gas supply unit 19) functions as a counter electrode (ground electrode). The voltage applied to the substrate table 14 is not less than 100 kHz and not more than 2 MHz. When the frequency of the applied voltage is smaller than 100 kHz, it is difficult to generate glow discharge between the discharge electrodes. On the other hand, if the frequency of the applied voltage is higher than 2 MHz, it is not preferable because the phenomenon that the plasma discharge sticks in the vicinity of the substrate table (substrate placement electrode) 14 does not easily occur.
FIG. 2 is an explanatory diagram showing the principle of the present invention. FIG. 2A shows a case where a high frequency voltage of 13.56 MHz is applied to the applied voltage (conventional method), and FIG. This shows a case where a low frequency voltage of 100 kHz to 2 MHz is applied to the applied voltage (the present invention).
As shown in FIG. 2A, when the applied voltage to the
On the other hand, as shown in FIG. 2B, when the applied voltage to the substrate table 14 that is the application electrode is set to a low frequency , the
That is, by applying such a low-frequency AC voltage to the substrate table 14, the film forming gas ejected from the

As described above, when the voltage applied to the substrate table (substrate placement electrode) 14 that is the application electrode is a low-frequency AC voltage, plasma due to glow discharge is unevenly distributed near the substrate table 14 toward the substrate table 14. The
Furthermore, in the present embodiment, since a plurality of substrate tables 14 are provided in the
Further, when the film formation on the
According to this embodiment, the
In this way, by applying a low frequency AC voltage of 100 kHz or more and 2 MHz or less to the substrate table (substrate placement electrode) 14 and using the shower plate (counter electrode) 21 as a ground electrode, plasma discharge is reliably performed in the vicinity of the substrate table 14. Therefore, plasma that is a decomposition source of the film forming material gas can be generated only in the vicinity of the
In addition, since the frequency of the voltage applied to the substrate table 14 is set to 100 kHz to 2 MHz, which is lower than the conventional one, the problem of plasma non-uniformity due to the voltage distribution in the electrode surface due to the standing wave is eliminated, and the plasma is supplied to the vicinity of the substrate table 14. The distance between the discharge electrodes formed by the substrate table 14 and the

Example 1
A case where an amorphous silicon film is formed on a glass substrate having a substrate size of 2200 mm × 2400 mm by the
The RF applied voltage to the substrate placement electrode was 4800W. Further, as the film forming gas, SiH 4 (monosilane) was used at a flow rate of 30 slm. The distance between the discharge electrodes was 50 mm.
Furthermore, the film forming temperature was 200 to 300 ° C., and the frequency of the applied voltage was 100 to 2 MHz.
In this example, when the source gas is discharged using only SiH 4 , if the frequency of the applied voltage exceeds 2 MHz, a phenomenon of plasma sticking to the substrate arrangement electrode side which is an applied electrode, which is a feature of the present invention, is observed. I can't. For this reason, it seems that the frequency needs to be 2 MHz or less.
On the other hand, when the frequency of the applied voltage is lower than 100 kHz, it becomes difficult to match the power source power and the discharge load, and the discharge phenomenon is not observed.
When discharging was performed in the frequency range of 100 kHz to 2 MHz, the ratio between the conductivity during light irradiation and the conductivity during non-light irradiation, which is a measure of amorphous silicon performance, showed a substantially constant value. This value is substantially equivalent to the case where the frequency of the applied voltage is 13.56 MHz, which is a high frequency, and the effect of the present invention could be confirmed by this example.
When the film formation temperature was lower than 200 ° C., the amorphous silicon became a non-uniform film and could not be evaluated.
On the other hand, when the film forming temperature was 300 ° C. or higher, the higher the temperature, the higher the performance was confirmed. However, due to the performance limitation of the substrate heating function, the performance evaluation at a higher temperature could not be performed.

Next, a PIN type solar cell was prepared by the following procedure.
A glass substrate was used as the substrate, and the substrate surface temperature was controlled at 200 ° C.
On this substrate, an ITO film was formed as a transparent conductive film using another film forming apparatus. In addition to the ITO film, another transparent oxide conductive film such as a ZnO film may be formed.

In this case, the film thickness was 20 nm for the p layer, 300 nm for the i layer, and 50 nm for the n layer.
After this film formation, a pattern electrode made of aluminum was formed using another film forming apparatus for electrode formation.
When the PIN solar cell device manufactured in this way was irradiated with light, a voltage was generated between the electrodes, and it was confirmed that it functions as a solar cell.
