Description
The present invention relates to a method for manufacturing a single crystal silicon solar cell and a single crystal silicon solar cell, and more particularly to a method for manufacturing a single crystal silicon solar cell in which a single crystal silicon layer is formed on a transparent insulating substrate and a single crystal silicon solar cell. It relates to batteries.
Solar cells mainly made of silicon are classified into single crystal silicon solar cells, polycrystalline silicon solar cells, and amorphous silicon solar cells according to their crystallinity. Among these, single crystal silicon solar cells are obtained by cutting a single crystal ingot by pulling a crystal into a wafer shape with a wire saw and processing it into a wafer having a thickness of 100 to 200 μm, and forming a pn junction, an electrode, a protective film, etc. Battery cells are used.
With polycrystalline silicon, a polycrystalline ingot is manufactured by crystallizing molten metal silicon with a mold, regardless of crystal pulling, and this is cut into a wafer shape with a wire saw in the same manner as a single crystal silicon solar cell. The wafer is 100 to 200 μm thick, and a pn junction, an electrode, and a protective film are formed in the same manner as the single crystal silicon substrate to form a solar battery cell.
In an amorphous silicon solar cell, for example, an amorphous silicon hydride film is formed on a substrate by decomposing silane gas by discharge in a gas phase by a plasma CVD method, and diborane as a doping gas, By adding phosphine or the like and depositing them at the same time, a pn junction and a film forming process are simultaneously performed to form an electrode and a protective film to form a solar battery cell. In amorphous silicon solar cells, since amorphous silicon absorbs incident light as a direct transition type, its light absorption coefficient is about an order of magnitude higher than that of single crystal and polycrystalline silicon (Non-patent Document 1). The amorphous silicon layer has an advantage that a thickness of about 1 μm, which is approximately 1 / 100th of the thickness of the crystalline solar cell, is sufficient. In recent years, solar cell production exceeds 1 GW per year in the world, and considering that production will increase further in the future, there are high expectations for thin-film amorphous silicon solar cells that can effectively use resources.
However, in the production of amorphous silicon solar cells, high-purity gas raw materials such as silane and disilane are used as raw materials, and the effective utilization rate of the gas raw materials is deposited on the substrate other than the substrate in the plasma CVD apparatus. For some reasons, the effective utilization rate of resources cannot be determined by simple comparison with the film thickness required for crystalline solar cells. In addition, the crystalline solar cell is about 15% in conversion efficiency, whereas the amorphous silicon solar cell is about 10%, and the problem of deterioration of output characteristics under light irradiation still remains. .
Therefore, various attempts have been made to develop a thin film solar cell using a crystalline silicon material (Non-patent Document 2). For example, a polycrystalline thin film is deposited on an alumina substrate, a graphite substrate, or the like using trichlorosilane gas, tetrachlorosilane gas, or the like. Since this deposited film has many crystal defects and the conversion efficiency is low as it is, it is necessary to perform zone melting to improve the crystallinity in order to improve the conversion efficiency (see, for example, Patent Document 1). However, even when such a zone melting method is used, there is a problem that the photocurrent response characteristic in the long wavelength region is deteriorated due to the leakage current at the crystal grain boundary and the lifetime reduction.
The present invention has been made in view of the above-described problems, and the purpose of the present invention is to make the light conversion layer into a thin film in order to effectively use silicon as a raw material in a silicon solar cell, and to achieve conversion characteristics. Providing a single-crystal silicon solar cell that is superior and less deteriorated by light irradiation as a see-through solar cell that transmits a part of the received visible light that can be used as a lighting window material for a house, etc., and It is in providing the manufacturing method.
To achieve the above object, the present invention provides a method of manufacturing a single crystal silicon solar cell in which a single crystal silicon layer is disposed as a light conversion layer on a transparent insulating substrate, and at least a transparent insulating substrate and Preparing a first conductivity type single crystal silicon substrate; implanting at least one of hydrogen ions or rare gas ions into the single crystal silicon substrate; forming an ion implantation layer; and the transparent insulating substrate. Forming a collector electrode pattern on one surface of the transparent insulating substrate; forming a transparent resin layer on the surface of the transparent insulating substrate on which the collector electrode pattern is formed; and embedding the collector electrode pattern; Exposing the current collecting electrode pattern so that the ion implantation surface of the single crystal silicon substrate and the surface of the transparent resin layer on the transparent insulating substrate are connected to the single current collecting electrode pattern. A step of closely contacting the crystalline silicon substrate, a step of curing the transparent resin layer to obtain a transparent cured resin layer, and a step of bonding the single crystal silicon substrate and the transparent insulating substrate; A step of impacting the injection layer to mechanically peel off the single crystal silicon substrate to form a single crystal silicon layer; and a second conductivity that is different from the first conductivity type in the single crystal silicon layer. a step of forming a type of diffusion layers forming the pn junction, said that provides a method for manufacturing a single crystal silicon solar cell which comprises a step of forming an electrode on the single crystal silicon layer.
A single crystal silicon solar cell in which a single crystal silicon layer is disposed as a light conversion layer on a transparent insulating substrate can be manufactured by a method for manufacturing a single crystal silicon solar cell including such steps.
In addition, since the single crystal silicon substrate and the transparent insulating substrate on which the collecting electrode pattern is formed are bonded together by curing the transparent resin layer, both can be bonded firmly. Therefore, sufficiently strong bonding can be achieved without performing high-temperature heat treatment for increasing the bonding strength. In addition, since the bonding surfaces are firmly bonded in this manner, the single crystal silicon substrate is mechanically peeled by impacting the ion implantation layer thereafter, and a thin single crystal silicon layer is formed on the transparent insulating substrate. be able to. Accordingly, the single crystal silicon layer can be thinned without performing heat treatment for peeling.
According to the method for manufacturing a single crystal silicon solar cell including such a process, the single crystal silicon layer as the light conversion layer is formed by peeling from the single crystal silicon substrate. The crystallinity of can be increased. As a result, the conversion efficiency as a solar cell can be increased.
In addition, the single crystal silicon substrate for forming the single crystal silicon layer is peeled off by mechanical peeling instead of heating, so that cracks and defects based on the difference in thermal expansion coefficient are prevented from being introduced into the light conversion layer. can do.
Further, since the thin film solar cell having a thin silicon layer is used, the silicon raw material can be saved and used effectively.
In this case, the transparent insulating substrate, quartz glass, crystallized glass, borosilicate glass, have preferably be either a soda-lime glass.
Thus, if the transparent insulating substrate is any one of quartz glass, crystallized glass, borosilicate glass, and soda lime glass, these are transparent insulating substrates with good optical characteristics, and see-through single crystal silicon.
Further, the transparent resin layer, a silicone resin, an acrylic resin, an alicyclic acrylic resin, liquid crystal polymer, polycarbonate, have preferably be those containing at least one of polyethylene terephthalate.

Since it is excellent in visible light transmittance, it can be cured to form a good transparent cured resin layer.

Thus, if the transparent resin layer is cured by at least one of the above methods, the transparent resin layer can be easily cured in a short time without performing high-temperature heat treatment.
Further, the collector electrode pattern, tungsten, titanium, chromium, aluminum, molybdenum, zirconium, hafnium, Ru can be those containing at least one of nickel.
Of these, if a collector electrode pattern is formed using a material containing a refractory metal such as tungsten, titanium, chromium, molybdenum, zirconium, hafnium, nickel, even if there is a high temperature heat treatment during the manufacturing process of the solar cell. The collector electrode pattern can be formed more reliably. If the current collecting electrode pattern contains aluminum, a current collecting electrode pattern having a low contact resistance and a low series resistance can be easily formed.
Further, the collector electrode pattern, Ru can be those containing an additive material for forming a donor or acceptor the single crystal silicon.
Thus, if the collector electrode pattern contains an additive material that forms a donor or acceptor with respect to single crystal silicon, heat treatment brings the collector electrode pattern in the vicinity of the junction interface with the collector electrode pattern of the single crystal silicon substrate. Donor or acceptor diffusion regions can be formed.
Further, the depth of the ion implantation, have preferably be 0.1μm or more 5μm or less from the ion implanted surface.
Thus, by setting the depth of ion implantation to 0.1 μm or more and 5 μm or less from the ion implantation surface, the thickness of the single crystal silicon layer as the light conversion layer of the manufactured single crystal silicon solar cell is about 0. .1 μm or more and 5 μm or less. And if it is a single crystal silicon solar cell which has a single crystal silicon layer of such thickness, while being practically efficient as a thin film single crystal silicon solar cell, the quantity of the silicon raw material to be used can be saved. Moreover, if it is a single crystal silicon solar cell which has a single crystal silicon layer of such thickness, a part of visible light can be transmitted reliably.
Further, the present invention is that provides a single crystal silicon solar cell manufactured by the method of any of single crystal silicon solar cell described above.
Thus, in the case of a single crystal silicon solar cell manufactured by any one of the above-described methods for manufacturing a single crystal silicon solar cell, the formation of the single crystal silicon layer as the light conversion layer is peeled from the single crystal silicon substrate. The single crystal silicon layer is peeled off by mechanical peeling without being heated, so that a single crystal silicon layer with high crystallinity can be obtained. Therefore, it can be set as the thin film solar cell with high conversion efficiency compared with a film thickness. Further, since the thin film solar cell has a thin single crystal silicon layer, the silicon raw material can be used effectively.
In addition, the present invention includes at least a transparent insulating substrate, a transparent cured resin layer in which a collector electrode pattern is embedded, a single crystal silicon layer in which a pn junction is formed, and an electrode, which are sequentially stacked, that provides a single-crystal silicon solar cell, wherein the electrode pattern has a bonding interface between said single crystal silicon layer.

A see-through single crystal silicon solar cell can be obtained. In addition, such a single crystal silicon solar cell can be easily replaced with an existing window glass or the like.

Further, the collector electrode pattern, tungsten, titanium, chromium, aluminum, molybdenum, zirconium, hafnium, Ru can be one containing at least one of nickel.
Thus, even if the current collecting electrode pattern contains at least one of tungsten, titanium, chromium, aluminum, molybdenum, zirconium, hafnium, and nickel, the light conversion layer is disposed on the transparent insulating substrate. As a silicon solar cell, a solar cell having high conversion efficiency compared to the film thickness can be obtained.
The thickness of the single crystal silicon layer is not preferable that at 0.1μm or more 5μm or less.

Moreover, if it is a single crystal silicon solar cell which has a single crystal silicon layer of such thickness, a part of visible light can be transmitted reliably.
Further, the single crystal silicon solar cells, when viewed from one side, it is not preferable in which seen through the other side.
In this way, when viewed from one surface side, the other surface side can be seen through, and a transparent solar cell can be applied to various situations such as replacement with an existing window glass.
If it is the manufacturing method of the single crystal silicon solar cell according to this invention, the see-through type thin film solar cell which used the single crystal silicon layer with favorable crystallinity and high conversion efficiency as a light conversion layer can be manufactured.
Further, in the case of a single crystal silicon solar cell according to the present invention, a silicon solar cell in which a light conversion layer is disposed on a transparent insulating substrate is a solar cell in which the light conversion layer is a single crystal silicon layer. It can be set as the solar cell whose conversion efficiency is high compared with thickness.
As described above, even in thin-film solar cells that can save silicon raw materials, there is a demand for higher conversion efficiency. For this reason, adopting a crystalline solar cell and further improving crystallinity Was demanded.
Therefore, the present inventors previously formed a collecting electrode pattern on the surface of the transparent insulating substrate, bonded the transparent insulating substrate with the collecting electrode pattern and the single crystal silicon substrate, and then the single crystal. It has been found that the crystallinity of the silicon layer as the light conversion layer is increased by reducing the thickness of the silicon substrate. Furthermore, when bonding a single crystal silicon substrate and a transparent insulating substrate with a collecting electrode pattern, a transparent resin is used and cured to increase the bonding strength without high temperature heat treatment and to peel At this time, it was conceived that the crystallinity of the single crystal silicon layer can be kept good by performing mechanical peeling without peeling at high temperature. In addition, if it is such a thin-film solar cell, it can be used as a window material of a house, it is conceived that it can be a so-called see-through solar cell that can be seen through the other surface side when viewed from one surface side, The present invention has been completed.
Hereinafter, embodiments of the present invention will be described in detail, but the present invention is not limited thereto.
FIG. 1 is a process diagram showing an example of a method for producing a single crystal silicon solar cell according to the present invention.
First, a single
The single crystal silicon substrate is not particularly limited, and is obtained, for example, by slicing a single crystal grown by the Czochralski method. For example, the diameter is 100 to 300 mm, the conductivity type is p-type or n-type, resistivity Can be about 0.1 to 20 Ω · cm.
Further, quartz glass, crystallized glass, borosilicate glass, soda lime glass, or the like is selected as the transparent insulating substrate. Although not limited to these, the glass material as described above is desirable in view of being transparent and being able to replace the window glass material. When the transparent insulating substrate is a general-purpose soda lime glass as a glass material, a silicon oxide film or a tin oxide film (nesa film) may be formed on the surface by a dip coating method. These films are preferable because they function as a buffer film that prevents elution and diffusion of alkali metal components in the soda lime glass to the surface.
Next, at least one of hydrogen ions or rare gas ions is implanted into the single
For example, the temperature of the single crystal silicon substrate is set to 200 to 450 ° C., and the
Further, if an insulating film such as a thin silicon oxide film is formed in advance on the surface of the single crystal silicon substrate and ion implantation is performed therethrough, an effect of suppressing channeling of implanted ions can be obtained. In the case of forming a thick insulating film, it is necessary to remove the insulating film by etching or the like before the adhesion step of step e.

Next, an impact is applied to the
In the present invention, impact is applied to the ion-implanted layer to perform mechanical peeling, so that there is no possibility that thermal strain, cracking, peeling, etc. accompanying heating occur. In order to give an impact to the ion-implanted layer, for example, it may be sprayed continuously or intermittently from the side surface of a wafer joined with a jet of fluid such as gas or liquid. There is no particular limitation.
When the single crystal silicon substrate is mechanically peeled, the first auxiliary substrate is brought into close contact with the back surface of the transparent insulating substrate and the second auxiliary substrate is brought into close contact with the back surface of the single crystal silicon substrate. It is desirable to peel off. When mechanical peeling is performed using the auxiliary substrate in this way, in the peeled and transferred silicon
In addition, after the transfer of the single crystal silicon substrate is performed, heat treatment for recovering ion implantation damage in the vicinity of the surface of the single

In addition, after forming a pn junction in this way, for example, polishing with a polishing allowance of 5 to 400 nm called touch polish may be performed.

And the single crystal silicon solar cell manufactured by the steps a to i is free from thermal distortion, peeling, cracking, etc. during manufacturing, has a thin and good film thickness uniformity, and is crystalline. It is an excellent single crystal silicon

Further, the remaining single crystal silicon substrate after the single
As shown in FIG. 2, a single crystal silicon

Thereafter, after high-pressure nitrogen gas was sprayed in the vicinity of the bonding interface, mechanical peeling was performed so as to peel off the single crystal silicon substrate so as to start peeling from the sprayed surface (step g). At this time, the auxiliary substrate was adsorbed from the back to the single crystal silicon substrate and the quartz glass substrate, and then peeled off. Further, the single crystal silicon thus peeled and transferred was irradiated by flash lamp annealing under the condition that the surface instantaneously became 700 ° C. or higher to recover hydrogen injection damage.
