"Probing with multiple cylindrical tips"
As shown in FIG. 8A, the probe has a structure in which a plurality of cylindrical tips having different lengths are erected on the same cantilever. By adopting such a configuration, even when the longest first needle is damaged, the next needle can be used for measurement. Not only can the probe life be extended, but even if there is an accident that the probe breaks during measurement, the measurement can be continued as it is. Opening the vacuum chamber, exchanging the probe, and adjusting the measurement conditions again is very time consuming and time consuming, so this application example is highly effective.
“A probe with a partially thin cylindrical tip”
FIG. 9 is a probe having a structure in which the thickness of a cylindrical tip is partially narrowed as shown in FIG. 8B. By adopting such a configuration, it is easy to break at a place where the diameter is structurally thin. When the tip is undesirably deformed during measurement or foreign matter is attached, a load can be applied consciously and the tip can be folded to use the next node as the tip. As in the previous example, the measurement can be continued without opening the vacuum chamber and replacing the probe.
「CNTに剛性を持たせた探針」
自然界にも存在している2〜数十層のグラファイト状の炭素が積み重なってできた多重のチューブであるカーボンナノチューブ(CNT)を、AFMの探針として用いる試みもなされているが、このCNTをAFMのカンチレバーの先端に取り付ても剛性が低いため段差試料の測定には不向きであることは既に述べた。そこで本発明のデポジション技術を応用し、図9に示したような探針を想到した。すなわち、細い円筒状のCNTの周囲に本発明のFIB−CVD技術でタングステン又はDLCを堆積させた構造の探針である。このデポジションにより、CNTを用いたAFMの探針の欠点を補強し実用化を果たした。
“A probe with rigidity in CNT”
Attempts have also been made to use carbon nanotubes (CNTs), which are multiple tubes made by stacking 2 to several tens of layers of graphite-like carbon, which exist in nature, as a probe for AFM. It has already been described that even if it is attached to the tip of an AFM cantilever, its rigidity is low and it is not suitable for measuring a step sample. Therefore, the deposition technique of the present invention was applied to arrive at a probe as shown in FIG. That is, the probe has a structure in which tungsten or DLC is deposited around a thin cylindrical CNT by the FIB-CVD technique of the present invention. With this deposition, the shortcomings of the AFM probe using CNTs were reinforced and put to practical use.
