Description
The present invention relates to a technical field of a resin sealing device that compresses and seals a substrate on which a semiconductor chip or the like is mounted with resin.
In recent years, as a device for sealing a product such as a semiconductor chip with a resin, a demand for a so-called compression type resin sealing device is increasing. As such a compression type resin sealing device, the resin sealing device 1 shown in FIG. 4 is known (see Patent Document 1). The resin sealing device 1 includes an upper mold 2 and a lower mold 4. In addition, a press (not shown) is connected to the lower mold 4 so that the lower mold 4 can be moved toward and away from the upper mold 2 at a predetermined timing. The lower mold 4 is configured to include a frame-
In such a compression-type resin sealing device, there is a case where a powdery or granular resin is once pre-molded (tablet) according to the shape of the cavity and then supplied to the cavity. This has the purpose of minimizing the flow of resin during compression by making the shape suitable for the shape of the cavity in advance. In addition, if the resin is in powder or granular form, heat may not be transferred to the inside or there may be uneven transmission, but pre-molding makes the heat transfer uniform, and the entire resin can be quickly and quickly sealed. This is because the resin can be melted.
An apparatus for performing such pre-molding is disclosed in Patent Document 2. The apparatus shown in Patent Document 2 is schematically shown in FIG. 5, and the configuration and operation will be briefly described.
The pre-molding unit 200 is intended to pre-mold (pre-mold) the
As shown in FIG. 5A, the
Thereafter, as shown in FIGS. 5C to 5F, the first and
In compression molding, the accuracy (particularly thickness accuracy) of a molded product varies depending on the amount of resin to be injected due to the property that a pre-weighed resin is introduced into a mold together with the product to be molded and compressed and sealed. become. For this reason, it is necessary that the amount of resin to be introduced is measured as accurately as possible and then introduced into the mold. In particular, when a resin exceeding a predetermined amount is supplied, the resin may overflow from the mold during sealing in the resin sealing device, and the overflowed resin may need to be cleaned. That is, this means that the operation of the resin sealing device is temporarily stopped and the overflowed resin needs to be cleaned. As a result, the production efficiency of the resin sealing device has been reduced.
The present invention has been made in order to solve these problems, and it is preliminarily described that a resin exceeding a predetermined amount required for resin sealing is supplied in a stage before pre-molding is performed. The challenge is to avoid it.
The present invention provides a resin for supplying a predetermined amount of the powdery or granular resin to a pre-molded part for previously molding the powdery or granular resin into a plate shape for injection into a resin sealing mold A supply mechanism, comprising: a measuring unit capable of measuring the resin; and a holding unit capable of temporarily holding a predetermined amount of the resin measured by the measuring unit, wherein the holding unit exceeds a predetermined amount By providing a discarding unit that discards the resin to be held when the resin is held, the above-described problem is solved.
By adopting such a configuration, it is possible to prevent in advance the supply of a resin exceeding a predetermined amount before the pre-molding.
Preventing the supply of a resin exceeding a predetermined amount in this stage (the stage before pre-molding) has a great merit in the following two points.
One is that it is possible to minimize an increase in cycle time in the entire pre-formation and the entire resin-sealing apparatus due to the resin being supplied in excess of a predetermined amount. That is, after the pre-molding, the weight of the pre-molded resin (hereinafter referred to as “pre-molded body”) is measured (measured after pre-molding), thereby supplying a resin exceeding a predetermined amount (resin It is also possible to cut off the supply to the sealing device. However, by the time this stage is reached, in addition to the time when powdered or granular resin is inevitably weighed, the time when the weighed resin is transported to the pre-molding part is molded into a plate by a tableting press. It takes time to cool down by the cooling unit and the time required for these steps, and therefore, it is discarded including the time required for these steps. In the present invention, since it is possible to discard the resin exceeding a predetermined amount immediately after being measured by the measuring unit, even if the resin is discarded, the measured resin is conveyed to the pre-molding unit. No time is wasted, time for forming into a plate shape by a tableting press, and time for cooling by the cooling unit. As a result, it is possible to minimize an increase in cycle time in the entire pre-formation and the entire resin sealing device.
The second point is that the powdery or granular resin can still be discarded before it is pre-molded (because it has been removed from the line), leaving room for reuse of the discarded resin. It is in. Resin (thermosetting resin) used for resin-sealing a substrate on which a semiconductor chip or the like is mounted has a unique pot life depending on the type of resin, and the resin that has passed this pot life. Can no longer be used for resin sealing. Therefore, it is necessary to complete the return to the resin line to be reused within a range in which the pot life is sufficiently left. As in the present invention, the pot life is prevented from passing through the dark clouds by discarding the resin (it is once removed from the line) at a stage before pre-molding and immediately after weighing. Furthermore, because it is not pre-molded, the discarded resin can be measured again in powder or granular form and then re-supplied, so when the “predetermined amount” of resin for resin sealing changes Even if it is, it is possible to cope with it sufficiently.
The holding unit may include a plurality of containers and a position conversion mechanism that can convert the positions of the plurality of containers to each other.
In order to maintain the accuracy (resin amount accuracy) required in the resin sealing device, a certain amount of measurement time is inevitably required. That is, in the pre-molding process described above, a certain amount of time is required from the supply of the
However, if the holding portion is configured to include a plurality of containers and a position conversion mechanism that can convert the positions of the plurality of containers to each other, as soon as a predetermined amount of resin has been supplied to one container, On the other hand, a predetermined amount of resin can be supplied, and the waiting time for resin supply can be shortened. Furthermore, if a predetermined amount of resin is supplied to all of the plurality of containers in advance, even if it is necessary to discard the resin due to a measurement error or the like in the course of the pre-molding cycle, the measurement is performed. It is possible to reduce the necessity of waiting for a time until re-weighing by the unit is performed.
Further, if the resin discarded by the discarding unit is configured to be reused, it is possible to reduce the waste of the resin and reduce the resin cost.
In the present invention, the “predetermined amount” of the resin is a concept including an allowable error. That is, when the resin held in the holding part exceeds the allowable error range, it is discarded.
By applying the present invention, it is possible to shorten the cycle time of the entire pre-molding and resin sealing device.
First, the configuration of a
The
The weighing unit 102 includes a hopper 103 into which the
The holding
The
The discard
Next, the operation of the
The pre-molding unit 200 is intended to pre-mold (pre-mold) the
First, as shown in FIG. 2A, the
As a result, as shown in FIG. 2B, the
Further, as shown in FIG. 2C, the driving
Subsequently, as shown in FIG. 2D, the driving
Subsequently, as shown in FIG. 2E, when the cooling of the
Subsequently, as shown in FIG. 2F, the
In the pre-molding process described above, the
In this way, by discarding the
In addition, since the powdery or
In the present embodiment, the holding
Further, an embodiment in which the holding portion is not a plurality as described above but is constituted by a single container (first container 220) will be described with reference to FIG. In addition, since the structure and effect | action of another part are the same, it attaches | subjects the same code | symbol and abbreviate | omits the overlapping description.
