Description
The present invention relates to a cooling block constituting an electrode for generating plasma used for plasma processing and a plasma processing apparatus using the cooling block.
In a manufacturing process of a semiconductor device or the like, plasma processing using plasma is frequently used. As shown in FIG. 9, for example, a plasma processing apparatus that performs such plasma processing is provided in a
The
Therefore, as the
However, when aluminum is used, the
As an anticorrosion method, a method of forming an aluminum oxide film on the inner peripheral surface of the
Furthermore, in the method of coating the resin on the inner peripheral surface of the
In addition, the method of drawing the pipe in the
In addition, since it is not necessary to consider corrosion resistance if a chiller is applied, an appropriate material such as aluminum and copper can be used, but it is often difficult in terms of cost and space.
On the other hand, Patent Document 1 uses three composite materials of a brazing material containing Si and the like / aluminum alloy core material / Al—Zn alloy sacrificial material in an automobile radiator, and the flat tube is a brazing material side of the composite material. It is described that the composite is manufactured by applying a sacrificial agent to one side of the core material and hot rolling it, but is used for plasma treatment. An appropriate manufacturing method is not described in the cooling block that constitutes an electrode for generating plasma.
The present invention has been made in view of such circumstances, and an object of the present invention is to provide a cooling block that constitutes an electrode for generating plasma used for plasma processing, while satisfying the functions required for the electrode, while corroding. It is to provide a cooling block having a long service life. Another object is to provide a plasma processing apparatus using such a cooling block.
The present invention comprises an electrode for generating plasma used for plasma processing, and in a cooling block provided with a coolant flow path therein,
Each of the first base material and the second base material, each made of aluminum and having a recess for forming a coolant flow path formed in at least one of them, is filled with zinc in a state of interposing zinc therebetween. By bonding in a heating atmosphere containing zinc, a diffusion bonding layer in which zinc is diffused in aluminum and an anticorrosion layer made of a zinc oxide film are formed at the same time.
In the cooling block described above, the amount of zinc in the zinc oxide film is preferably 30 g or more per 1 m 2 . Further, a structure in which a brazing material selected from nickel, silicon, copper, boron, phosphorus, chromium, iron, and carbon is interposed between the first base material and the second base material may be employed. This cooling block has, for example, a large number of gas supply holes penetrating in the thickness direction for supplying a processing gas for generating plasma to the processing atmosphere, and an upper electrode facing the lower electrode on which the object to be processed is placed Configured as
Further, the present invention comprises an electrode for generating plasma used for plasma processing, and a cooling block provided with a coolant flow path therein,
A stainless steel plate is joined to the surface of the base material each made of aluminum, and at least one of the first member and the second member in which a recess for forming a flow path for the coolant is processed, the plate It is configured to be joined in a state of being opposed to each other, and a diffusion joining layer of stainless steel is formed at a joining portion between the plate of the first member and the plate of the second member,
The joining portion between the base material made of aluminum and the plate is characterized in that a diffusion joining layer of stainless steel and aluminum is formed. Similarly, in this cooling block, a number of gas supply holes penetrating in the thickness direction are formed in order to supply a processing gas for generating plasma to the processing atmosphere, and the lower electrode on which the object to be processed is placed is formed. It can be used as an opposing upper electrode. In this case, it is desirable that the inner peripheral portion of the gas supply hole formed in the stainless steel plate is covered with the base material aluminum.
Furthermore, the plasma processing apparatus of the present invention includes an airtight processing container, a mounting table provided inside the processing container, which also serves as an electrode for holding a substrate to be plasma-processed, and the processing container described above. A high frequency is provided between the electrode provided to face the mounting table and including the cooling block described above, a gas supply unit for introducing a processing gas into the processing container, and the mounting table and the electrode facing the electrode. Plasma generating means for generating an electric field to turn the processing gas into plasma. In the plasma processing apparatus, the processing gas introduction means has a shower head for discharging gas from a large number of holes, and the electrode functions as a shower plate on the lower surface of the shower head, and has a large number of gas discharge holes. Is formed.
According to the present invention, since aluminum is used as a base material, the original function required for the electrode is satisfied, and two base materials made of aluminum are interposed between each other so that zinc is contained in the aluminum. Since diffusion diffusion bonding and the formation of a zinc oxide film on the inner peripheral surface of the flow path through which the coolant flows are performed at the same time, surface treatment is performed before brazing as described above Alternatively, there is no problem as in the case where the surface treatment is performed after brazing, and a zinc oxide film can be formed in every corner even in a complicated flow path, and there is no risk of film cracking. Furthermore, since the brazing and joining are performed simultaneously, the manufacturing process is simplified.
Further, the zinc oxide film sacrifices the corrosive action of the cooling liquid and protects the base material aluminum from corrosion, so that the service life of the cooling block is extended. Therefore, the replacement frequency of the cooling block is reduced and the maintenance work is reduced. In addition, since the zinc oxide film has substantially the same electrical conductivity and thermal conductivity as aluminum as the base material, there is no risk of hindering the electrical and thermal functions of the cooling block.
In another invention, the flow path formed in the base material made of aluminum is formed of SUS, so that the original function required for the electrode is satisfied and corrosion by the coolant can be prevented by SUS. So the service life of the cooling block is long.
(First embodiment)
Embodiments of the present invention will be described below. FIG. 1 is a cross-sectional view showing a RIE (Reactive Ion Etching) plasma etching apparatus which is a plasma processing apparatus to which a cooling block according to an embodiment of the present invention is applied.
The top wall portion of the
An
The support table 3 is connected to a first high-
An electrostatic chuck 34 for electrostatically attracting and holding the wafer W is provided on the surface of the support table 3. The electrostatic chuck 34 is configured by interposing an
In addition, a cooling
Further, even if the inside of the
The shower head 6 is provided with a
On the other hand, around the
Next, the
A method for manufacturing the
Thereafter, the surface on which the
Subsequently, as shown in FIG. 5C, the
Further, in this example, the
Next, an example of the operation of the plasma etching apparatus configured as described above will be described. First, the
Then, a processing gas such as fluorine (F) from the processing
Further, from the second high
Then, a cooling liquid such as water is introduced into the
According to the above-described embodiment, since aluminum is used as the
Further, the
In the above-described embodiment, the
(Second Embodiment)
The cooling block according to the second embodiment of the present invention has a configuration in which the entire inner surface of the
A manufacturing method of the
Thereafter, the
That is, as shown in FIG. 7D, the
In this example, the
Further, in the
The
According to the above-mentioned embodiment, since the
Further, according to the above-described embodiment, since the peripheral surface of the cut
The substrate in the present invention is not limited to a wafer as in the above-described embodiment, and may be a glass substrate for a flat panel used in a liquid crystal display or a plasma display, or a ceramic substrate. .
Next, an experiment conducted for confirming the effect of the present invention will be described.

(Example 2)
A cooling block was prepared in the same manner as in Example 1 except that the amount of zinc applied was 60 g per 1 m 2 . This cooling block is referred to as Example 2.
(Comparative example)
A cooling block was prepared in the same manner as in Example 1 except that zinc was not applied by spraying. This cooling block is used as a comparative example.
(Test procedure, conditions and results)
5000 ml of a corrosion promoting solution having a pH of 6.4 to 6.8 (actual measurement value 6.6) is circulated in the circulation path including the flow paths formed in the cooling blocks of Example 1, Example 2 and Comparative Example. It was. In addition, the component contained in 5000 ml is 10 ppm of copper ions, 100 ppm of chlorine ions, 100 ppm of sulfate ions, and 100 ppm of hydrogen carbonate ions. Then, the corrosion promoting liquid circulating in the flow path was replaced with a new corrosion promoting liquid every week.
At each timing when the corrosion promoting liquid was circulated for 1 week, 2 weeks,..., 20 weeks, a portion where the flow path of the cooling block of Example 1, Example 2 and Comparative Example was formed was cut out to a thickness of about 25 mm. Was divided by the brazed part, and the in-plane corrosion state was observed. The result is shown in FIG. In FIG. 8, the vertical axis represents the depth (mm) of pitting corrosion, and the horizontal axis represents the period during which the corrosion promoting liquid was circulated.
As shown in FIG. 8, it can be seen that the progress of corrosion is slower in Example 1 and Example 2 than in the comparative example. That is, in Example 1, Example 2, and Comparative Example, the time required for the pitting depth to reach 0.48 mm is 11 weeks in Example 1, 20 weeks in Example 2, and 8. 5 weeks. From this, it can be seen that Example 1 has a service life of about 1.3 times longer than that of the comparative example, and Example 2 has a service life of about 2 to 4 times longer than that of the comparative example. This is because the corrosion by the corrosion promoting liquid is sacrificed by the
