Description
The present invention relates to a probe card for inspecting electrical characteristics of an object to be inspected such as a wafer.
For example, inspection of electrical characteristics of electronic circuits such as IC and LSI formed on a semiconductor wafer is usually performed using an inspection apparatus having a probe card. The probe card usually includes a plurality of probes that are brought into contact with a large number of electrodes on the wafer, and a circuit board that sends an electrical signal for inspection to each of the probes. Each probe is in contact with each electrode on the wafer. The electronic circuit on the wafer is inspected by sending an electrical signal from the circuit board to each probe.
By the way, in recent years, the electronic circuit to be inspected has been miniaturized, and the distance between the electrodes of the electronic circuit on the wafer has been reduced to about several tens to 100 μm. In accordance with this, it is necessary to narrow the distance between the probes of the probe card, but the distance between the terminals of the circuit board corresponding to the probe is, for example, between adjacent terminals while ensuring an appropriate size of the terminals themselves. Since it is necessary to maintain an insulation state, it can be narrowed only to about 0.5 mm.
Under such circumstances, it has been proposed that an interposer having elasticity and a contactor having fine wiring are provided on the lower surface side of the circuit board, and a probe is attached to the lower surface of the contactor (see Patent Document 1). In the contactor, the upper surface terminal is formed in accordance with the wide interval of the lower surface terminal of the circuit board, and the lower surface terminal is adjusted in accordance with the narrow interval of the electrode of the wafer. Has been. By this internal wiring of the contactor, a wide space between the terminals of the circuit board is converted into a narrow space between the electrodes of the wafer.
However, in the case of the above-described probe card, since it is necessary to form very complicated and fine wiring on the contactor, it takes time to manufacture. In addition, since a complicated wiring pattern design and a complicated manufacturing process are required, the probe card is expensive.
The present invention has been made in view of the above points, and an object of the present invention is to provide a probe card that can be applied to an object to be inspected such as a wafer having a narrow electrode interval, and that is simple and inexpensive to manufacture.
In order to achieve the above object, the present invention provides a probe card having a plurality of probes and inspecting the electrical characteristics of the device under test by bringing the probes into contact with the device under test. A circuit board for sending an electrical signal for inspection to the probe, and a probe support plate that is located on the lower surface side of the circuit board and supports the plurality of probes inserted in the vertical direction, and the probe On the support plate, the upper end of each probe protrudes above the probe support plate, the lower end of each probe protrudes below the probe support plate, and the upper and lower ends of each probe are flat from the plane. The plurality of probes are locked so that the intervals between the upper ends of the plurality of probes are changed to the intervals between the electrodes of the object to be inspected at the lower ends of the probes. The upper contact having the upper end at the tip and having elasticity in the vertical direction, the lower contact having the lower end at the tip and having elasticity in the vertical direction, the upper contact and the lower contact And a stopper protruding downward from a portion connected to the main body portion of the lower contact, and the plurality of probes are arranged side by side on the upper surface side of the probe support plate A through hole through which a lower contact of each probe is inserted is formed on the bottom surface of the groove, and a stopper of each probe is in contact with the bottom surface of the groove. To do.
According to the present invention, since each probe is locked to the probe support plate so that the distance between the upper ends of the probes is converted into the distance between the electrodes of the device under test at the lower end, the distance between the electrodes is narrow. The inspection object can be properly inspected. In addition, since the pitch of the electrodes or terminals on the upper and lower surfaces can be changed by the probe itself, for example, it is not necessary to apply complicated fine wiring to the contactor as in the prior art, and the probe card manufacturing time can be shortened and the cost can be reduced. .
An upper end portion of each probe contacts a terminal on the lower surface of the circuit board, and in the probe support plate, an interval between the upper end portions of the probes corresponding to a terminal interval of the circuit board is an inspected object at the lower end portion. The distance between the electrodes may be converted.
The probe card further includes a connection plate that is interposed between the circuit board and the probe support plate and electrically connects the circuit board and each probe of the probe support plate. The portion contacts the terminal on the lower surface of the connection plate, and in the probe support plate, the interval between the upper end portions of the probe corresponding to the terminal interval of the connection plate is the interval between the electrodes of the device under test at the lower end portion. It may be converted.
An elastic member having conductivity may be interposed between the connection plate and the circuit board.
A plurality of through holes penetrating in the vertical direction are formed in the connection plate, and in each through hole, a conductive member that is movable up and down in the through hole and longer than the through hole is inserted, The upper end of each probe may be in contact with the lower end of each conductive member.
Each of the probes may be configured to be detachable with respect to the probe support plate. In such a case, when the probe is damaged, only the probe can be easily replaced.
The plurality of probes are locked in a plurality of rows on the probe support plate, and the probes in each row are arranged in a state in which the upper end portion and the lower end portion are aligned in a direction substantially perpendicular to the arrangement direction when viewed from a plane. The probes in each row are grouped into a plurality of groups adjacent to each other, and in each group, the interval at the lower end of adjacent probes is narrower than the interval at the upper end. Also good.
Each group may have a plurality of types of probes having different distances from the upper end to the lower end when viewed from a plane.
Different types of probes may be arranged next to each other.
A plurality of recesses may be formed at the upper end portion of the side wall of the groove of the probe support plate, and each of the probes may be formed with a locking portion that is fitted and locked into the recess.
The locking portion of each probe may be adhered to the recess by a resin that is cured by light or heat.
The recess is composed of a plurality of bottomed round holes formed from the upper surface side of the probe support plate, and the plurality of round holes are formed in a straight line, and the side surfaces of adjacent round holes are connected to each other. The side surface of the round hole closest to the groove among the plurality of round holes may be open to the side wall surface of the groove.
At least one or more round holes other than the round hole closest to the groove may be formed deeper than the round hole closest to the groove.
The upper contactor may include an upward convex curved portion having the upper end portion and a beam portion connected to the curved portion and formed obliquely upward from the upper portion of the main body portion.
The lower contact may have a vertical part having the lower end part and a beam part formed in a horizontal direction from the lower part of the main body part and connected to the tip of the vertical part.
The lower contact may have two parallel beam portions.
The main body may be formed in a plate shape standing in a vertical plane.
ADVANTAGE OF THE INVENTION According to this invention, the probe card which can respond to to-be-inspected object with a narrow electrode space | interval, is easy to manufacture, and is cheap is implement | achieved.
Hereinafter, preferred embodiments of the present invention will be described. FIG. 1 is an explanatory diagram showing a configuration of an
The
The
The printed
The
For example, the
The
The
The
As shown in FIG. 2, a through
A
As described above, since the
Further, for example, an ultraviolet curable resin as a photocurable resin is injected into the
As shown in FIG. 5, the through
The
The
The moving
Next, an inspection process performed by the
Then, an electrical signal for inspection is sent from the
According to the above embodiment, the
Further, since the
In the above embodiment, the
In the above embodiment, since the
Further, since the
Since the
In the above embodiment, the
In the above embodiment, the
According to this example, the probe can correspond to the printed

In the above embodiment, the
The
With this configuration, the
The
In this example, since the interval between the printed
Further, since the conductive
Note that the
In the above embodiment, the
For example, as shown in FIG. 11, a plurality of rows of
For example, as shown in FIG. 12, the
For example, the
The
The locking
In this embodiment, for example, three types of probes 110 (110a, 110b, 110c) having different distances between the upper end portion of the
The three types of
As shown in FIG. 12, a through
A
FIG. 14 shows an enlarged state of the lower surface of the
In this embodiment, the three through-
According to this embodiment, the plurality of
Since the
In the above-described embodiment, three types of
In the embodiment, a
In this example, since the interval between the printed
