製造例1で得られた2−クロロ−N,N−ジメチルアセトアミド90.8g(0.747モル)及びn−ブタノール83g(1.125モル)を撹拌装置、熱電対を備えた1Lの三口フラスコに入れ60℃で加熱撹拌した。この溶液に、50%水酸化ナトリウム溶液66g(0.825モル)を3時間かけて滴下した。滴下後、未反応のブタノール及び水を減圧留去し、塩化メチレンを加えて不溶物を濾別した。塩化メチレンを除いた後、減圧下で反応溶液を蒸留(94℃、0.6KPa)して生成物(収量79.6g、収率67%)を得た。1H−NMRを用いて、この生成物を測定した結果、得られた生成物がブトキシ−N,N−ジメチルアセトアミドであることが確認された。結果を図2に示す。

実施例1及び実施例2で製造した2−アルコキシ−N,N−ジメチルアセトアミドを含む本発明のレジスト剥離剤、及び公知のレジスト剥離剤を用いて、その剥離性及び防食性を下記の方法を用いて評価した。結果を表1に示す。
尚、用いたレジスト剥離剤は以下の通りである。
DMSO:ジメチルスルホキシド
BDG :ジエチレングリコールモノブチルエーテル
MEA :モノエタノールアミン
MDMAA:2−メトキシ−N,N−ジメチルアセトアミド(実施例1で製造した2−アルコキシ−N,N−ジメチルアセトアミド)
BDMAA:2−ブトキシ−N,N−ジメチルアセトアミド(実施例2で製造した2−アルコキシ−N,N−ジメチルアセトアミド)

[剥離性試験]
剥離性試験に用いるレジスト基板を下記の方法で作製した。
基板(日立金属成膜ガラス、100mm×100mm)に、HPR204(ナフトキノンジアジド/ノボラック樹脂、富士フィルムエレクトロニクスマテリアルズ株式会社製)を塗布し、130℃、15分でオーブンを用いてベーキングし、レジスト基板を作製した。
尚、剥離性を評価する場合は、上記レジスト基板を10mm×5mmに切断した試験片を用いた。

○:透明になるまでの時間が40秒未満
×:透明になるまでの時間が40秒以上
尚、表1において、カッコ内に無色透明になるまでの時間(秒)を記載した。

○:ガラス基板表面に全く曇り部分がなく、レジストが完全に洗浄剥離されている
△:ガラス基板表面に僅かに曇り部分があり、ほぼレジストが洗浄剥離されている
×:ガラス基板表面の半分以上に曇りがあり、洗浄剥離が不十分で、かなりのレジストが残存している

Mo−Al−Moの積層配線基板を作製し、この試験片(10mm×5mm)を30mlのサンプル瓶入れ、剥離剤5mlを添加し、40℃、5分間浸漬させた。浸漬及び腐食操作後、基板をイソプロピルアルコール(IPA)リンスし、さらにアセトンリンスして、50℃で30分乾燥した。得られた基板について、SEMを用いてAlの腐食具合を観察し、下記のように評価した。
○:全く変化なし
△:僅かにAlが溶出し、腐食が観察された
×:明らかにAlが溶出し、激しい腐食が観察された
(2) Anticorrosion test 2

実施例1及び実施例2で製造した2−アルコキシ−N,N−ジメチルアセトアミドを用いて調製したレジスト剥離剤に対し、5重量%となるようにポリフッ化ビニリデン(フルオロケム株式会社製)を添加し、レジスト剥離剤に対するポリフッ化ビニリデンの溶解性を測定し、以下のように評価した。
○: 5%の濃度で完全に溶解した
△: 一部白濁する部分があった
×: 不溶であった
