Description
本発明は、このような事情に鑑みてなされたものであり、薄膜太陽電池モジュールの一部に太陽光が当たらない場合でも太陽電池セルの損傷が抑制される薄膜太陽電池モジュールを提供する。
また、セルストリングの幅を広くすると、コンタクトラインの断面積は広くなる。このことにより、例えば薄膜太陽電池モジュールの端のセルストリングの全部又は大部分が影に入った場合前記の受光時の電流の方向と逆方向の電流が流れるが、コンタクトラインの断面積が大きいとコンタクトラインにかかる印加電力密度は小さくなるため、コンタクトラインの損傷を抑制することができる。
図1は、本発明の一実施形態の薄膜太陽電池モジュールの構成を示す概略平面図である。また、図2(a)は図1の一点破線S−T部分における概略断面図であり、図2(b)は図2(a)の点線で囲んだ部分Bを拡大した概略断面図である。また、図3(a)は図1の点線で囲んだ部分Aの概略平面図であり図3(b)はコンタクトラインの断面積を説明するための図である。なお、図2では、各太陽電池セル27が直列接続していることがわかるように表面電極分割ライン13をコンタクトライン17、裏面電極分割ライン29より広くしている。
なお、図1〜3に示す薄膜太陽電池モジュールは、基板側が受光面となるスーパーストレート型の構造の薄膜太陽電池モジュールであるが、本発明の薄膜太陽電池モジュールは、スーパーストレート型の構造に限定されず、基板側が裏面となるサブストレート型の構造の薄膜太陽電池モジュールであってもよい。なお、サブストレート型である場合、基板上に裏面電極、光電変換層、表面電極の順で形成される。
以下、本発明の薄膜太陽電池モジュール1の各構成要素について説明する。
基板2は、特に限定されないが、例えば、スーパーストレート型である場合、透光性を有する基板、例えばプラズマCVD形成プロセスにおける耐熱性及び透光性を有するガラス基板、ポリイミド等の樹脂基板等が使用可能である。サブストレート型である場合、基板であれば特に限定されない。
セルモジュール1aは、それぞれが一定の幅Lを有しかつ基板2上に太陽電池セル27が直列接続された方向に対して垂直な方向に並べて設けられかつ双方的に互いに並列接続する3つ以上のセルストリング21を含むものであれば特に限定されない。また、セルモジュール1aは、同一基板上に複数形成されてもよい。
なお、本発明で縦方向とは、太陽電池セル27が直列接続された方向であり、横方向とは、セルストリング21が並べられる方向である。例えば、図1ではY方向が縦方向であり、X方向が横方向である。
セルストリング21を並列接続させる方法は特に限定されないが、例えば、各セルストリング21の両端に接続された共通電極23により並列接続させることができる。
なお、本発明においてセルストリング21の幅とは、セルストリングの横方向の長さであり、例えば、図1のLのようにセルストリング21が並べられた方向のセルストリング21の幅である。
なお、ここでAMとは、太陽光強度の波長分布が大気による吸収・散乱で受ける影響を表す。例えば、大気圏外ではAM0、地表と垂直に入射した場合の地表面ではAM1となる。太陽電池の出力条件の一つであるエアマスAM1.5の太陽光はAM1よりも空気層を1.5倍長く通ったことを意味する。
また、セルモジュール1aの出力は、例えば、50,60,70,80,90,100,110,120,130,140,150,160,170,180,190,200,210,220,230,240,250,260,270,280,290,300,310,320,330,340,350,360,370,380又は385Wとすることができる。セルモジュール1aの出力は、ここで例示した数値の何れか1つ以下であってもよく、何れか2つの間の範囲内であってもよい。
各セルストリング21は、該セルストリング21の幅と同じ幅を有しかつ縦方向に直列接続された複数の太陽電池セル27を備え、一定の幅を有する。また、それぞれが一定の幅を有する3つ以上のセルストリング21が基板2上に横方向に並べて設けられかつ双方的に互いに並列接続する。セルストリング21の数は例えば3、4、5、6、8、10、12、14、16、18、20、22、24、26、28又は30つとすることができる。また、例えばここで例示したセルストリング21の数のいずれか2つの間の範囲とすることもできる。また、セルストリング21の数を例えば3つ以上20つ以下とすることができる。このことにより端のセルストリング21の受光面面積を十分に大きくすることができ、セルストリング21の全体又は大部分が影に入る確率を小さくすることができる。また、コンタクトライン17の断面積も十分に大きくすることができる。
なお、本発明において端のセルストリング21とは、横方向に並べて設けられたセルストリング21のうちその片側のみに他のセルストリング21が設けられたセルストリング21をいう。例えば、図1においては、X方向に並べられたセルストリング21のうちX方向のセルモジュール1aの両端に隣接するセルモジュール21である。
例えば、図1に示すような長方形であり、長方形のセルストリング21が、横方向に並べて設けることができる。また、図1の薄膜太陽電池モジュール1では、並べられたセルストリング21は、並列分割ライン25で互いに分離され、かつ共通電極23を通じて互いに並列に電気的に接続されている。端のセルストリング21のうち少なくとも一方が他のセルストリング21より広い幅を有するように並列分割ライン25を形成することができる。
また、セルストリング21は、セルストリング21の横方向のセルモジュール1aの端に近いほど幅を広くすることができる。セルストリング21は、セルモジュール1aの端に近いほどセルストリング21全体又は大部分が影に入りやすいので、このような構成にすることにより、コンタクトライン17の損傷を抑制することができる。図5は、本発明の一実施形態の薄膜太陽電池モジュール1の概略平面図である。例えば、図5のように、セルストリング21は、セルストリング21の横方向のセルモジュール1aの端に近いほど幅を広くすることができる。具体的には、L1<L2<L3<L4とすることができる。
1本のセルストリング21が影になった場合、他の全てのセルストリング21で発生した電力が影になったセルストリング21に印加される。影になったセルストリング21に印加される電力の値は、(セルモジュール1aの出力P)−(影になったセルストリング21の出力Ps)となる。(P−Ps)の値は、セルストリング21のPsの値が小さいほど大きくなるので、並列分割段数を増やして各セルストリング21の出力Psを減らすと、影になったセルストリング21に印加される電力が増大する。
太陽電池セル27は、それぞれ表面電極3、光電変換層(5、7、9)及び裏面電極11をこの順で重ねて備える。また、セルストリング21に含まれる太陽電池セル27は、セルストリング21の幅と同じ幅を有しかつ隣接する太陽電池セル27の一方の表面電極3と他方の裏面電極11とを電気的に接続しかつ該セルストリング21の幅と同じ幅を有するコンタクトライン17により縦方向に直列接続する。
太陽電池セル27の形状は、特に限定されないが、例えば実質的に長方形または正方形である。例えば、図1のように複数の長方形の太陽電池セル27をY方向に直列接続することができる。また、図1では、同一のセルストリング21に含まれる複数の太陽電池セル27は、表面電極分割ライン(コンタクトライン17)と、裏面電極分割ライン29で互いに分離されている。
表面電極3は、導電性物質からなり、透光性を有する。表面電極3は、例えば、SnO2、ITO、ZnOなどの金属酸化物からなり、Snを含むSnO2、ITOなどが好ましい。
光電変換層は、n型半導体層とp型半導体層を有し、光電変換をすることができれば特に限定されない。例えば、光電変換層は、n型半導体層とp型半導体層からなるpn接合またはn型半導体層、i型半導体層及びp型半導体層からなるpin接合を有することができる。また、光電変換層は、複数のpin接合やpn接合を有することもできる。例えば、図2のように第1光電変換層5、第2光電変換層7、第3光電変換層9を有することもできる。ここでは図2に示した光電変換層について説明する。
また、各光電変換層のpin接合がp型半導体層、i型半導体層及びn型半導体層の順で並んでいる場合を例にとって説明を進めるが、以下の説明は、各光電変換層のpin接合がn型半導体層、i型半導体層及びp型半導体層の順で並んでいる場合にも基本的に当てはまる。
裏面電極11は、導電性物質からなる。
裏面電極11の構成や材料は、特に限定されないが、一例では、裏面電極11は、透明導電膜と金属膜の積層構造を有する。透明導電膜は、SnO2、ITO、ZnOなどからなる。金属膜は、銀、アルミニウム等の金属からなる。透明導電膜と金属膜は、CVD、スパッタ、蒸着等の方法により形成される。
コンタクトライン17は、同一のセルストリング21に含まれる隣接する太陽電池セル27の一方の表面電極3と他方の裏面電極11とを電気的に接続する。例えば、図2に示すように表面電極3と裏面電極11を電気的に接続することができる。また、コンタクトライン17の断面は、セルストリング21の幅Lと同じの長さLを有する。このことにより、セルストリング21の幅Lが大きくなると、コンタクトライン17の断面積も大きくなり、幅の広いセルストリングではコンタクトライン17の損傷が抑制される。例えば、図3に示すようにコンタクトライン17の断面は、セルストリング21の幅Lと同じ長さLを有することができる。また、図3のコンタクトライン17の断面積Scは、セルストリング21の幅L×コンタクトライン17の縦方向の幅Wで表すことができる。また、図1〜3の薄膜太陽電池モジュール1では、コンタクトライン17は、光電変換層分割ライン内に導電体(例:裏面電極の材料)が充填されて形成されている。
次に、図6を用いて、上記の薄膜太陽電池モジュール1に含まれる半導体層を形成するためのプラズマCVD装置について説明する。図6は、本実施形態の薄膜太陽電池モジュールの製造に用いられるプラズマCVD装置の構成を示す断面図である。
次に、図1、図2、図3(a),(b)及び図6用いて、本発明の一実施形態の薄膜太陽電池モジュールの製造方法について説明する。
まず、基板2上に表面電極3を形成する。例えば、CVD、スパッタ、蒸着等の方法により形成することができる。
次に、表面電極3を分割する表面電極分割ライン13を横方向に形成する。例えば図1のX方向に(基板2の長辺方向に、セルモジュール1a中の複数のセルストリング21が並ぶ方向に)延びる表面電極分割ライン13を表面電極3に形成することによって表面電極3を複数の帯状パターンに分割する。表面電極分割ライン13は、例えばYAGレーザーの基本波を用いて表面電極3をスクライブすることによって形成することができる。
次に、得られた基板上に第1光電変換層5を形成する。上記の通り、第1光電変換層5は、p型半導体層5a、バッファ層5b、i型非晶質層5c及びn型半導体層5dを有するので、各半導体層を順次形成する。
以下、第1光電変換層5の形成工程について詳述する。
成膜室101内に表面電極3を形成した基板2を設置し、その後、成膜室101を置換ガスで置換するガス置換工程を実施する。このガス置換工程は、半導体層が形成される基板を成膜室101に搬入したときに成膜室101外から混入する不純物の濃度を低減するために行われる。また、薄膜太陽電池モジュールを繰り返し製造する場合には、第1から第3光電変換層が繰り返し形成されるため、前に形成した第3光電変換層9のn型半導体層9cが成膜室101内の内壁及び電極等に付着しているため、その第3光電変換層9のn型半導体層9cから放出される不純物、特に第3光電変換層9のn型半導体層9cの導電型を決定する不純物の第1光電変換層5のp型半導体層5aへの混入が問題となる。そこで、p型半導体層5aを形成する前にガス置換工程を行って、p型半導体層5aへのn型不純物の混入量を低減する。
次に、p型半導体層5aを形成する。以下、p型半導体層5aの形成工程について説明する。
次に、バッファ層5bとしてi型非晶質層を形成する。まず、成膜室101内のバックグラウンド圧力を0.001Pa程度に真空排気する。基板温度は200℃以下に設定することができる。次に、成膜室101内に混合ガスを導入し、圧力調整用バルブ117により成膜室101内の圧力を略一定に保つ。成膜室101内の圧力は、例えば200Pa以上3000Pa以下とする。成膜室101内に導入される混合ガスとしては、例えばシランガス及び水素ガスを含むガスを使用することができ、さらに光吸収量を低減するために炭素原子を含むガス(例えばメタンガス)を含ませることができる。シランガスに対する水素ガスの流量は、数倍から数十倍程度が望ましい。
次に、「3−3―1.ガス置換工程」と同様の方法により、ガス置換工程を行う。
次に、i型非晶質層5cを形成する。まず、成膜室101内のバックグラウンド圧力を0.001Pa程度に真空排気する。基板温度を200℃以下に設定することができる。次に、成膜室101内に混合ガスを導入し、圧力調整用バルブ117により成膜室101内の圧力を略一定に保つ。成膜室101内の圧力は、例えば200Pa以上3000Pa以下とする。成膜室101内に導入される混合ガスとしては、例えばシランガス及び水素ガスを含むガスを使用することができる。シランガスに対する水素ガスの流量は、数倍から数十倍程度が好ましく、5倍以上30倍以下がさらに好ましく、良好な膜質のi型非晶質層5cを形成することができる。
次に、n型半導体層5dを形成する。まず、成膜室101内のバックグラウンド圧力を0.001Pa程度に真空排気する。基板温度は200℃以下、例えば150℃に設定することができる。次に、成膜室101内に混合ガスを導入し、圧力調整用バルブ117により成膜室101内の圧力を略一定に保つ。成膜室101内の圧力は、例えば200Pa以上3600Pa以下とする。成膜室101内に導入される混合ガスとしては、シランガス、水素ガス及びホスフィンガスを含むガスを使用することができる。シランガスに対する水素ガスの流量は、5倍以上300倍以下とすることができ、n型非晶質層を形成する場合には5倍から30倍が好ましく、n型微結晶層を形成する場合には30倍から300倍程度が好ましい。
次に、得られた基板上に第2光電変換層7を形成する。上記の通り、第2光電変換層7は、p型半導体層7a、バッファ層7b、i型非晶質層7c及びn型半導体層7dを有するので、各半導体層を順次形成する。
以下、第2光電変換層7の形成工程について詳述する。
次に、「3−3―1.ガス置換工程」と同様の方法により、ガス置換工程を行う。このガス置換工程を実施することにより、n型半導体層5d形成時に成膜室101内の内壁及び電極等に付着したn型半導体層から放出される不純物、特にn型半導体層5dの導電型を決定する不純物のp型半導体層7aへの混入量を低減することができる。これにより、p型半導体層7aとして良質な半導体層を形成することができる。ここで、p型半導体層7aにはp導電型不純物を1×1020cm-3程度含ませているので、混入したn導電型不純物濃度が二桁少ない1×1018cm-3程度以下であれば、良好な光電変換特性が得られる。
次に、p型半導体層7aを形成する。p型半導体層7aは、第1光電変換層5のp型半導体層5aと同様の方法により形成することができる。
次に、第1光電変換層5のバッファ層5bと同様の方法により、バッファ層7bを形成する。
次に、「3−3―1.ガス置換工程」と同様の方法により、ガス置換工程を行う。このガス置換工程は、第1光電変換層5のi型非晶質層5cを形成する前に行われるガス置換工程と同様の効果を得ることができる。
次に、i型非晶質層7cを形成する。
i型非晶質層7cの厚みは、光吸収量、光劣化による光電変換特性の低下を考慮して、0.1μmから0.7μmの値に設定されることが好ましい。
次に、n型半導体層7dを形成する。n型半導体層7dは、第1光電変換層5のn型半導体層5dと同様の方法により形成することができる。
次に、得られた基板上に第3光電変換層9を形成する。上記の通り、第3光電変換層9は、p型半導体層9a、i型微結晶層9b及びn型半導体層9cを有するので、各半導体層を順次形成する。
以下、第3光電変換層9の形成工程について詳述する。
まず、「3−3―1.ガス置換工程」と同様の方法により、ガス置換工程を行う。このガス置換工程は、第2光電変換層7形成前に行われるガス置換工程と同様の効果を有する。
次に、p型半導体層9aを形成する。p型半導体層9aは、第1光電変換層5のp型半導体層5aと同様の方法により形成することができる。
次に、「3−3―1.ガス置換工程」と同様の方法により、ガス置換工程を行う。このガス置換工程は、第1光電変換層5のi型非晶質層5c及び第2光電変換層7のi型非晶質層7cを形成する前に行われるガス置換工程と同様の効果を有する。
次に、i型微結晶層9aを形成する。i型微結晶層9bは、例えば以下の形成条件において形成することができる。基板温度は200℃以下とすることが望ましい。形成時の成膜室101内の圧力は、240Pa以上3600Pa以下であることが望ましい。また、カソード電極102の単位面積あたりの電力密度は0.02W/cm2以上0.5W/cm2以下とすることが望ましい。
次に、n型半導体層9cを形成する。n型半導体層9cは、第1光電変換層5のn型半導体層5dと同様の方法により形成することができる。
次に、横方向(図1のX方向)に延びかつ表面電極分割ライン13からずれた位置に光電変換層分割ラインを第1〜第3光電変換層5,7,9に形成することによって第1〜第3光電変換層5,7,9を複数の帯状パターンに分割する。光電変換層分割ラインは、例えばYAGレーザーの第二高調波を用いて第1〜第3光電変換層5,7,9をスクライブすることによって形成することができる。なお、コンタクトライン17は、光電変換層分割ライン内に導電体(例:裏面電極の材料)が充填されて形成されるので、光電変換層分割ラインの幅が、コンタクトライン17の幅に一致する。
次に、第3光電変換層9上に裏面電極11を形成する。裏面電極11は、第3光電変換層9側から順に透明導電膜と金属膜と有しているので、これらを順次形成する。
次に、横方向(図1のX方向)に延びる裏面電極分割ライン29を裏面電極11及び第1〜第3光電変換層5,7,9に形成することによって裏面電極11及び第1〜第3光電変換層5,7,9を複数の帯状パターンに分割する。裏面電極分割ライン29は、3本のラインが表面電極分割ライン13、光電変換層分割ライン及び裏面電極分割ライン29の順で並ぶように形成する。
ここまでの工程によって、互いに直列接続された複数の太陽電池セル27を有する帯状のセルストリング21が得られる。
次に、縦方向(図1のY方向、基板2の短辺方向、セルストリング21中の複数の太陽電池セル27が並ぶ方向)に延びる並列分割ライン25を帯状のセルストリング21に形成することによって帯状のセルストリング21を複数のセルストリング21に分割する。このときに、各並列分割ライン25を形成する位置を調整して端のセルストリング21の幅を他のセルストリング21の幅より広くすることができる。
次に、複数のセルストリング21が互いに並列接続されるように共通電極23を取り付け、本実施形態の薄膜太陽電池モジュール1の作製を完了する。
本発明では、本発明の薄膜太陽電池モジュールを設置した薄膜太陽電池アレイも提供する。本発明の一実施形態の薄膜太陽電池アレイは、本発明の薄膜太陽電池モジュールを受光面が水平面に対して傾斜するように設置し、下部に最も幅の広い前記セルストリングを配置している。傾斜角度は、例えば、設置場所の緯度などに応じて、10〜80度の角度を有するようにすることができる。このことにより、例えば、薄膜太陽電池モジュールの上に積雪し、雪が薄膜太陽電池モジュールの下のみに残った場合や、あるモジュールが別のモジュールの影に入った場合に、薄膜太陽電池モジュールの下のセルストリング全体が影に入り、他のセルストリングによる影響で、下のセルストリングのコンタクトラインが損傷するおそれがある。しかし、他のセルストリング21より広い幅を有する端のセルストリング21を下にして設置することにより下のセルストリングのコンタクトラインの損傷を抑制することができる。
図7は、本発明の一実施形態の薄膜太陽電池アレイの概略斜視図である。本実施形態の薄膜太陽電池アレイ150は、例えば、図7のように斜めに設置され、幅の最も広いセルストリングを下側に配置することができる。
以下の方法でセルホットスポット耐性試験を行った。
まず、図1、図2、図3を用いて説明した上記実施形態の薄膜太陽電池モジュールと同様の構成を有するサンプル(但し、並列分割ライン25及び共通電極23は無し)を表1の材料で数多く作成した。各サンプルの直列段数は、30段とした。
剥離面積は、基板2側からサンプル表面を撮影し、得られた画像のコントラストを大きくして白黒の画像を得て、この画像中の白部分の面積の割合を算出した。膜剥離が起こった部分は、通常、輝度が大きくなるので、上記方法で得られた白部分の面積の割合は、膜剥離が起こった部分の面積(剥離面積)の割合に対応する。
次に、以下の方法で逆方向過電流耐性試験を行った。
まず、図1、図2、図3を用いて説明した上記実施形態の薄膜太陽電池モジュールと同様の構成を有するサンプルを表1の材料で作製した。各サンプルの直列段数は、30段とした。
次に、作製したサンプルに過電流を逆方向(ここでいう逆方向は太陽電池が光を受けて電流が流れる方向とは逆という意味であり、光が照射されていない時の太陽電池をダイオードとみた場合は順方向である。)に流したときにコンタクトライン17が損傷したかどうか調べることによって逆方向過電流耐性試験を行った。

Claims (9)
- 基板と、
それぞれが一定の幅を有する3つ以上のセルストリングを含むセルモジュールとを備え、
各セルストリングは、前記基板上に表面電極、光電変換層及び裏面電極がこの順に重ねられ該表面電極と該裏面電極がコンタクトラインを介して接続されることにより直列接続された、前記セルストリングの幅と同じ幅を有する複数の太陽電池セルを備え、
前記セルストリングは、前記基板上に、前記太陽電池セルが直列接続された方向に対して垂直な方向に並べて設けられかつ各セルストリングで発生した電流が互いに流入可能なように電気的に接続され、
光源:キセノンランプ、放射照度:100mW/cm 2 、AM1.5、温度:25℃という条件下における、前記セルモジュールの出力をP(W)、各セルストリングの出力をPs(W)、各セルストリングに含まれるコンタクトラインの断面積をSc(cm 2 )としたとき、
各セルストリングは、(P−Ps)/Scが10.7(kW/cm 2 )以下でありPsが30W以下であり、
前記3つ以上のセルストリングのうち両端の前記セルストリングの少なくとも一方は、前記太陽電池セルが直列接続された方向に対して垂直な方向に他の前記セルストリングより広い幅を有することを特徴とする薄膜太陽電池モジュール。 - 前記3つ以上のセルストリングのうち両端の前記セルストリングは、他の前記セルストリングより広い幅を有する請求項1に記載の薄膜太陽電池モジュール。
- 前記セルストリングは、前記太陽電池セルが直列接続された方向に対して垂直な方向の前記セルモジュールの端に近いほど幅が広い請求項1又は2に記載の薄膜太陽電池モジュール。
- 幅が最も広い前記セルストリングは、幅が最も狭い前記セルストリングの幅の3倍以下の幅を有する請求項1〜3のいずれか1つに記載の薄膜太陽電池モジュール。
- 前記セルストリングは、前記太陽電池セルが直列接続された方向の長さが同じである請求項1〜4のいずれか1つに記載の薄膜太陽電池モジュール。
- 前記コンタクトラインは、L×Wの断面積Scを有し、W=40〜200μmであり、L=5〜50cmである請求項1〜5のいずれか1つに記載の薄膜太陽電池モジュール。
- 前記表面電極は、Snを含む酸化物からなる透明導電膜からなり、
前記裏面電極は、透明導電膜と金属膜の積層構造からなる請求項1〜6のいずれか1つに記載の薄膜太陽電池モジュール。 - 前記セルモジュールは、光源:キセノンランプ、放射照度:100mW/cm2、AM1.5、温度:25℃という条件下において90W以上385W以下の出力を有する請求項1〜7のいずれか1つに記載の薄膜太陽電池モジュール。
- 請求項1〜8のいずれか1つに記載の薄膜太陽電池モジュールを受光面が水平面に対して傾斜するように設置し、
下部に最も幅の広い前記セルストリングを配置した薄膜太陽電池アレイ。
