This patent application claims priority from US Provisional Application No. 60 / 265,556, filed on January 31, 2001, and US Patent Application No. 09 / 803,382, filed on March 9, 2001. is there.
The present invention relates to a method and / or apparatus for rapidly forming micro-dimensional structural features by ablating a semiconductor, particularly silicon, using a pulsed output of an ultraviolet (UV) laser.
In the semiconductor industry, various techniques are used to divide individual electronic devices, often referred to as semiconductor dies, from a semiconductor wafer on which the electronic devices are formed. A general method for achieving such division is a method using a diamond saw. There are many ways to reduce the area on the semiconductor wafer that must be allocated to the saw path in order to increase the available wafer area for effective semiconductor dies and thereby increase the yield of semiconductor dies per wafer. It is desired. Laser technology provides an opportunity to reduce the size of the dicing path of a semiconductor wafer.
It is well known to those skilled in the art to use an infrared laser, such as a Q-switched 1064 nm Nd: YAG laser, to laser treat silicon. However, since silicon is a weak wavelength absorber at a wavelength of 1064 nm, significant problems have been encountered in laser dicing processes operating at or near this wavelength. Typically, it has been ascertained that cutting quality is compromised by revolume of silicon along the wafer surface and the cutting wall.
Anthony氏の論文“Diodes Formed by Laser Drilling and Diffusion ”をも参照されたい。)
U.S. Pat. Nos. 4,541,035 and 4,589,190 include a wavelength of 1064 nm as derived from an acousto-optic Q-switched infrared (IR) Nd: YAG laser integrated into a laser scribing system of
US Pat. No. 5,543,365 describes a laser intended to form polysilicon stripes on a silicon wafer with a pulse output wider than 4 nanoseconds at a wavelength of 1064 nm, such as that produced by an Nd: YAG laser. A scribing device is disclosed. Alternatively, this US patent specification discloses that a wavelength of 532 nm can be used with double the frequency.
In the paper “Excimer VS Nd: YAG laser Creation of Silicon Vias for 3D Interconnctions” used in an international symposium called “1992 IEEE / CHMT Int'l Electronics Manufacturing Technology Symposium”, Lee and others can manufacture multichip modules. It has been reported that Nd: YAG laser wavelengths of 1064 nm and 532 nm are used to form holes in the surface of a silicon wafer. Lee et al. Also reported that when through holes are drilled in silicon at a wavelength of 1064 nm (laser drilling), molten material often condenses on the walls of the holes when a significant depth is reached. Yes. This apparent redeposition of silicon renders the holes unsuitable for other processes. Lee et al. Report the adoption of a double drilling process at a wavelength of 1064 nm to improve the quality of the holes. Lee et al. Described a lamp that was trepanned using a rotating lens offset to the incoming laser beam to cut a hole in silicon with a diameter of 4 mils (about 100 microns (μm)). It discloses the use of a frequency doubled pulsed laser output at a wavelength of 532 nm resulting from a pump Q switch Nd: YAG. Furthermore, Lee et al. Reported processing parameters used as 833 μJ per pulse with a pulse width of 70 nanoseconds and a pulse repetition frequency of 3 kHz. It was still observed that silicon was redeposited around the laser drilled hole or along the wall of the hole, and a chemical etching process was used to clean the hole.
Lee et al. Also reported on using an excimer laser with a wavelength of 248 nm to drill in silicon. It has been reported that the side walls of the holes are very smooth due to the very high pulse energy employed. Lee et al. Used to drill a silicon wafer in 30 seconds with a pulse repetition frequency of 250 Hz and a focused spot size (diameter, but the term “diameter” is the dimension of the major axis when not exactly circular. Is 5 mil (about 125 μm), and the energy per pulse is 290 mJ. Lee et al. Compared this drilling time to the 3 seconds required to drill using their Nd: YAG trepanning technique using a wavelength of 532 nm. Lee et al. Have proposed a method of reducing the drilling time required to drill holes in silicon with a 248 nm wavelength excimer laser using projection technology. As those skilled in the art are aware, such techniques are reliable when using an appropriate aperture mask for each pattern of holes to be formed using such techniques.
In US Pat. No. 5,870,421, Dahm discusses the problem of using near infrared lasers for the purpose of dicing silicon wafers. Dahm states that the main cause of poor cutting quality due to redeposition when using near-infrared lasers is the use of laser pulse widths greater than about 1 nanosecond. Dahm further describes the use of near-infrared lasers with a pulse width shorter than about 1 nanosecond to solve the deep absorption depth of near-infrared wavelengths in silicon. Describes that surface plasma that can act as a high absorption layer can be generated. Dahm further noted that UV lasers cannot produce enough energy to process silicon at high speeds, and near-infrared lasers such as 1064 nm wavelength Nd: YAG lasers produce more energy than UV lasers. It states that near infrared lasers are used in high speed fields.
In US Pat. No. 5,593,606, Owen et al. Use a UV laser system to generate a laser output pulse within a parameter range that is advantageous for forming a hole through at least two layers of a multilayer device. State the benefits. These parameters generally mean the average intensity or radiation over the spot area when the instantaneous pulse width is shorter than 100 nanoseconds, the spot diameter of the spot area is smaller than 100 μm, and the repetition frequency is larger than 200 Hz. It includes output pulses of non-excimer lasers (lasers other than excimer lasers) with illuminance greater than 100 mW.
In U.S. Pat. No. 5,841,099, Owen et al. Vary the energy density and process different materials by varying the UV laser power within a range of parameters similar to those described above. Owen et al. Change the intensity by changing the laser repetition frequency to change the energy density of the laser spot that irradiates the workpiece, or change the spot size, or both. .
In US Pat. No. 5,751,585, Cutler et al. Disclose a high-speed, high-precision multi-stage positioning system that accurately and rapidly positions various tools, such as positioning a laser beam relative to a target on a workpiece. is doing. Cutler et al. Employ a multi-rate positioner system that processes workpiece target positioning commands and converts them into commands for low and high speed positioners. These positioners move without necessarily stopping in response to the flow of positioning data. In one example, this technique allows a pattern of small structural features to be micromachined with a laser on a large workpiece, thereby increasing the throughput of the laser micromachined component.
An object of the present invention is to provide a semiconductor containing any one or any combination of silicon, gallium arsenide (GaAs), silicon carbide (SiC), silicon nitride (SiN) and Ge: Si, In semiconductor processing, including (but not limited to) photolithography techniques and etching processes well known to those skilled in the art to include additional layers for the purpose of forming effective electronic and optoelectronic circuits on the semiconductor substrate including the wafer. The object is to provide an improved method of using a laser to produce features on the microflow structure in the processed.
It is another object of the present invention to provide a method as described above that employs a reliable non-excimer UV laser that can operate to produce a high pulse energy output at a high pulse repetition frequency.
The present invention provides a method for directly and rapidly forming a pattern having structural features with dimensions less than 50 μm on a semiconductor workpiece using ablation with an ultraviolet laser. A synthetic beam positioner is used to quickly position the focused output of a non-excimer UV laser on the workpiece that can emit high energy per pulse output at a high pulse repetition frequency. The pattern described above includes the formation of a cylindrical hole having a very large aspect ratio, such as a through hole or a blind hole for connecting an integrated circuit, or a curved shape of a processed semiconductor die provided on a silicon wafer. Like square singulation (cutting), microtab cutting to separate microcircuits formed in semiconductor workpieces from the parent wafer, arrayed waveguide diffraction grating (AWG) or microelectronic scene system (MEMS) This may include the formation of curved or rectangular structural features in the optical waveguide, and the scribing of alignment marks, identification marks or other marks on the wafer surface.
The present invention uses a laser wavelength shorter than 390 nm, so that the light absorption coefficient of silicon is 1000 times the light absorption coefficient at the 1064 nm wavelength used in US Pat. Nos. 4,541,035, 4,589,190 and 5,543,365. Larger than. A Q switch frequency tripled Nd: YAG, Nd: YVO 4 or Nd: YLF diode pump lasers are suitable UV output sources for ablation. According to the optical system of the laser, a Gaussian spot size of about 10 μm can be obtained. Alternatively, an optical system that produces a top hat beam profile can be used. An exemplary pulse energy for high speed ablation of silicon using this focused spot size is greater than 200 μJ per pulse at a pulse repetition frequency greater than 5 kHz, preferably greater than 15 kHz. The laser pulse width measured at the full width at half maximum is preferably narrower than 80 nanoseconds (ns).
The advantage of using UV wavelengths is that spot sizes that are much smaller than those obtained with longer wavelength laser sources can be generated. The small spot size can be formed in this way, so that structural features of fine dimensions can be formed in silicon. For a fixed spot size that can be achieved with normal Gaussian focusing techniques, shortening the wavelength allows the formation of structural features with increased aspect ratios by increasing the depth of focus at ultraviolet wavelengths.
The present invention arises due to stray reflections of an ultraviolet treated beam from a workpiece support structure, such as a wafer chuck, by using a material that hardly reflects and using a novel manufacturing technique for the workpiece support structure. A method of reducing damage to a processed semiconductor workpiece is also provided.

Referring to FIG. 1, silicon exhibits a very steep increase in light absorption coefficient at the wavelength of ultraviolet rays. The present invention makes effective use of laser wavelengths shorter than 390 nm and takes advantage of the fact that the light absorption coefficient of silicon increases with ultraviolet light, effectively eroding and removing silicon, thereby providing various effective patterns or structures.

The
In the preferred embodiment, the translation stage positioner is typically moved along the
In addition, the

Referring to FIG. 4, the

By changing the size of the aperture, the sharpness of the edge of the spot shape can be controlled to produce a smaller and sharper edge beam intensity profile, thereby increasing the alignment accuracy. Furthermore, this configuration allows the aperture shape to be precisely circular, or changed to a square shape, an elliptical shape, or other non-circular shape that can be aligned parallel or perpendicular to the cutting direction.
In another preferred embodiment, the
In one preferred embodiment, the beam shaping element comprises a diffractive optical element (DOE) that can achieve complex beam shaping with high efficiency and accuracy. The beam shaping element not only converts the Gaussian irradiance profile to a substantially uniform irradiance profile, but also focuses the shaped output to a specific spot size. Although it is preferred that there is only one diffractive optical element DOE, it will be apparent to those skilled in the art that the diffractive optical element DOE includes a plurality of separate diffractive optical elements such as the phase plate and the conversion element disclosed in US Pat. No. 5,864,430. It can have the element of. This US patent specification also discloses a technique for designing a diffractive optical element DOE for the purpose of beam shaping. The shaping and imaging techniques described above are described in detail in International Publication Pamphlet WO00 / 73013. The relevant portions of US patent application Ser. No. 09 / 580,396 (Patent No. 6,433,301) corresponding to this international pamphlet are introduced for reference.
For the purpose of increasing the flexibility of the dynamic range of energy per pulse, a fast response amplitude control mechanism such as an acousto-optic modulator or an electro-optic modulator can be employed to modulate the pulse energy of sequential pulses. . Instead of or in combination with this fast response amplitude control mechanism, the pulse energy of sequential pulses can be changed by increasing or decreasing the pulse repetition frequency.

In the case of ablation patterning (referred to herein as punching) with sequential overlapping pulses of

In another embodiment, the laser focus position is moved in the height direction Z in response to each successive laser
In a preferred embodiment, the
As will be apparent to those skilled in the art, the exact value of the energy per pulse, the focused spot size, and the number of pulses required to effectively form a high quality

In the case of the patterning process by ablation for forming a groove in silicon, a preferable energy range per pulse is about 100 μJ to 1500 μJ, more preferably about 200 μJ to 1000 μJ, more preferably about 300 μJ to 800 μJ, and most preferably. The value exceeds about 360 μJ. A preferred PRF range is from about 5 kHz to 100 kHz, more preferably from about 7 kHz to 50 kHz, and even more preferably from 10 kHz to 30 kHz. The preferred focused spot size range is about 1 μm to 25 μm, more preferably about 3 μm to 20 μm, and most preferably about 8 μm to 15 μm. A preferred bite size range is about 0.1 μm to 10 μm, more preferably about 0.3 μm to 5 μm, and most preferably about 0.5 μm to 3 μm. The byte size can be adjusted by controlling the speed of one or both stages of the laser beam positioning system and adjusting the moving speed for laser repetition rate and laser firing.
In the preferred embodiment, the output pulse energy from the
The material that breaks by laser cutting (the cut width is narrower than 50 μm, preferably narrower than 25 μm) than the material that breaks by mechanical cutting (the slicing lane is about 300 μm and the dicing path is about 150 μm). Can be manufactured in such a way that the devices on the wafer are very close to each other, and thus more devices can be manufactured on each wafer. Thus, the laser cutting process minimizes the line pitch and the device pitch.
The elimination of mechanical cutting also simplifies the manufacture of the device on the
Row slicing with a laser reduces row bending. The reason for this is that laser slicing does not exert as much mechanical stress as mechanical slicing. However, if a line bend or other line defect appears, the line is diced (and re-sliced) with a laser, and in the case of a critical device, the equipment required between the lines for mechanical dicing These defects can be compensated without being related to the alignment. For convenience, the term “(through) cutting” is generally used to include slicing (often associated with wafer row separation) or dicing (often associated with singulation of parts from a row of wafers). Slicing and dicing can be used interchangeably in the context of the present invention.

The throughput of UV laser cutting for silicon and similar materials can be increased by dividing the long cutting path into short segments. For cutting through holes or cutting grooves in thick silicon, these segments are preferably, for example, in the range of about 10 μm to 1 mm, more preferably in the range of about 100 μm to 1000 μm, most preferably Is in the range of 200 μm to 500 μm. The laser beam scans for a predetermined number of passes in the first short segment, then moves to a second short segment and scans for a predetermined number of passes in this second short segment. The byte size, segment size, and segment overlap amount can be adjusted so that the groove backfill amount and the like are minimized.

次に、セグメント116n1 を6回の通過でカッティングし、その長さを280μm(200μmとセグメント116k1 の長さの2/5との合計)とする。
FIG. 10 shows a simplified example of a
Real-time monitoring can also be employed to reduce the risk of rescanning portions of the cutting path that have already been cut. Furthermore, the polarization direction of the laser beam can be corrected in accordance with the cutting direction to further increase the processing capability. These segmented cutting techniques are disclosed in US Provisional Application No. 60 / 297,218, filed Jun. 8, 2001.
Another application of the patterning method by ultraviolet ablation of the present invention is to form a MEMS (microelectronic scene system)
Yet another application of the patterning method by ultraviolet ablation of the present invention is in processing an optical integrated circuit such as an arrayed waveguide grating (AWG)
It is not advantageous to employ a conventional metal chuck such as that formed from aluminum to pierce the
FIG. 13 diagrammatically shows a
The
Referring again to FIG. 13, a holding
In another example, the
As will be apparent to those skilled in the art, purge gases such as nitrogen, argon, helium and dry air can be used effectively to help remove waste fumes from the
In order to improve the surface quality of the
Although most of the above has been directed to processing silicon and GaAs, the method described above is also generally applicable to other semiconductors used as
It is apparent that the present invention is not limited to the above-described embodiments, and various modifications can be made.
