本発明は、液晶用ガラス基板及び半導体基板等の基板面上に形成されたフォトレジスト層の現像方法の改良に関する。

【従来の技術】
従来、液晶用ガラス基板や半導体基板にフォトレジストを塗布して、これをフォトマスクを用いて露光することにより、所定のパターンを基板面上に形成することが行われており、例えばポジタイプのフォトレジストを使用する場合には、専用の自動現像処理機械により現像処理が行われている。

例えば、図5に示すように、薄板状の基板51が用意され、この基板51の表面上には、予めフォトレジスト層52が塗布されており、フォトマスク(図示せず)を用いて所定のパターンが露光されている。この基板51は、真空吸引されている真空チャック53上に載置して固定する。

この基板51のフォトレジスト層52と対向するように、基板51の一端部分には、現像液供給手段54を構成する基板51の一端長と同じ長さを有する、例えば長方形状の箱型を呈するノズル55が配置される。このノズル55の先端には、スリット56が形成されており、このスリット56から現像液57を吐出するように構成されており、図中左右に移動が可能なように構成されている。

そこでノズル55を基板51の一端に位置させた後に、現像液57の温度調節を行う熱交換器等を通して、所定の温度に液温を保たれた現像液57が、ノズル56からフォトレジスト層52上に吐出され、引続きその吐出状態を保ちながら、図中矢印の左方向にノズル55を平行移動させ、図中破線にて示す基板51の他の端縁まで走査される。そして基板51の端縁部分に到達した段階で、現像液57の吐出を停止させて、基板51のフォトレジスト層52上にパドル58を形成させ、しかる後に、ノズル55を上方に移動させ初期設定位置に復帰する。このパドル58を形成した状態で、現像に要する所定の時間を経過させた後に、フォトレジスト層52を洗浄し、基板51上に所定のパターンを形成するものである。

このようにして現像処理が行われるものであるが、現像液57は、フォトレジスト層52のスタート時点から終了時点まで、現像液57を吐出させながら走査してパドル58を形成しているので、現像液57の吐出開始のスタート段階と終了段階とでは、フォトレジスト層52の現像液57と接触している時間に、時間差が発生することになり、吐出開始スタート部分に位置するフォトレジスト層52部分では、吐出終了迄の時間、即ちパドル58の形成までの時間だけ現像液57と長時間接触していることになり、また吐出終了部分に位置するフォトレジスト層52の部分では、吐出開始スタート部分に位置するフォトレジスト層52部分と比較して、このノズル55が走査している時間分だけ短い時間しか、現像液57と接触していないことになり、フォトレジスト層52全体では、現像液57と接触している時間が均一にならない。

【発明が解決しようとする課題】
この結果、現像液57の吐出開始スタート部分のフォトレジスト層52部分では、現像後のパターンの線幅が細くなり、反対に現像液57の吐出終了部分のフォトレジスト層52部分では、現像後のパターンの線幅が太くなる現象が発生し、現像処理後の基板51面内でのパターンの線幅が大きくバラついてしまうことになり、均一な線幅のパターンが得られない欠点があった。

例えば、400mm×500mmの角形基板51上に、周辺10mmを除く面内に、等間隔で5×5ポイントに形成された3μmのラインアンドスペースのテストパターンで線幅を測定したところ、寸法面内のバラツキが、3σ=0.90μmと大きくバラついていることが、測定の結果判明した。

このことは、昨今の液晶用ガラス基板の大型化に伴い、より一層の基板内及び基板間での現像の均一性が叫ばれているおり、この要求に逆行する結果ともなっていた。

本発明は、このような点に対処してなされたものであり、現像液を吐出するノズルを、現像処理を行うために複数回移動させることによって、フォトレジスト層上に吐出された現像液を攪拌させて、現像処理反応を促進させることにより、基板面上に形成されるパターンの線幅が、基板面全面にわたって略等しくなるように、均一性のとれた基板を得ることができるフォトレジスト層の現像方法を提供するものである。

【課題を解決するための手段】
本発明は、フォトレジスト層が面上に設けられた基板と前記フォトレジスト層面上に現像液を吐出する現像液供給手段とを相対的に移動して現像を行うフォトレジスト層の現像方法において、前記現像液供給手段を、前記基板に対して現像液供給スタート地点から所定方向に現像液を供給しつつ相対的に移動させて供給終了地点まで第1回目の現像液を塗布して前記フォトレジスト上にパドルを形成し、このパドル形成後に前記終了地点から前記スタート地点まで前記現像液供給手段を前記パドル形成時の移動時間と同じ時間で復帰させ、第2回目以降の現像液吐出移動時に、前記現像液供給手段を前記基板面に対して順次直交する方向に離れた高さから前記パドル面上に現像液を重畳させるように塗布をスタートさせることを特徴とするフォトレジスト層の現像方法である。

【発明の実施の形態】
以下、本発明の実施の形態について説明する。図1は、本発明のフォトレジスト層の現像方法の工程を示すフローチャートであり、この図1を参照して、以下説明を行う。まず図1(a)で、洗浄された薄板状の、例えば400mm×500mmの大きさの基板を用意する。この基板の表面上に、図1(b)に示すようにフォトレジスト剤を塗布して、フォトレジスト層を形成する。次いでフォトマスクを用いて、図1(c)に示すように、フォトレジスト層を露光させる。ここでは、基板の周辺10mmを除く部分に、等間隔に5×5ポイントに形成された3μmのラインアンドスペースのテストパターンを形成させるように、フォトマスクを構成している。

その後、図1(d)に示すように、第1回目の現像液をフォトレジスト層の上に吐出して、パドルを形成する。このパドル形成後に、図1(e)に示すように、一定時間、例えば3乃至7秒間放置させた後に、図1(f)に示すように、第2回目の現像液を、第1回目の吐出で形成されたパドルの上に、再度同じ方向に吐出させて、パドルを形成する。その状態で図1(g)に示すように現像を行い、図1(h)に示すように、基板を純水等にて洗浄を行い、次いで図1(i)に示す乾燥を行い、基板上に所定のレジストパターンを作成した。

このように、現像液の吐出を所定の間隔をおいて、2回吐出させることで、テストパターンの線径の寸法内バラツキが、3σ=0.25μmにまで向上させることができた。因みに、同一条件で1回だけの現像液の吐出の場合では、3σ=0.90μmのバラツキを計測しており、はるかに改善が計られていることが解る。

次に、このようなフォトレジスト層の現像方法に用いられる現像装置について、図2を参照して説明する。円筒状の金属製スピンカップ21は、円形の底板22と、この底板22の周辺を一方向に、その開口部23を底板22の径よりも狭くなるように、円錐状に上方に延在させて、隔壁24を形成する。この底板22の中心部には、モータ25の回転軸26が貫通しており、その回転軸26の一端には、モータ25が取着されており、また他端はスピンカップ21内に位置し、その端部にチャック27が取着されている。

このチャック27は、モータ25の回転軸26と同軸に配置され、図示しない吸引装置と接続されて、チャック27上に載置される基板28を、吸引固定するものである。更に、このスピンカップ21の底板22部分には、複数の排水孔29が穿設されており、この排水孔29は、パイプ30によって排水装置31と連結されている。

このように構成されたスピンカップ装置32の上部開口部23からは、現像液供給装置33を構成するノズル34が配置され、このノズル34は、現像液供給管35を介して、現像液供給装置33と連結されている。このノズル34は、長方形の箱型を呈しており、その一端には、基板28の一端と同じ長さに形成された、図3(a)に示すようなスリット36を有している。この現像液供給装置33は、駆動装置37と連結されていて、現像液供給装置33を左右及び上下方向に、移動可能に構成している。

もし現像液供給装置33が大型となり、移動及び微細な調整が不可能な場合には、現像液供給管35を可撓性の材質のもので構成、あるいは蛇腹構成とし、この可撓性の現像液供給管35自体を、駆動装置37によって可動させるように構成することも可能であり、あるいはまた、直接駆動装置37をノズル34に連結させて、ノズル34自体を可動させることも可能である。

このように構成されたスピンカップ装置32内に、フォトマスクによって露光されたフォトレジスト層38を有する基板28を、チャック27上に載置固定する。しかる後に、ノズル34を基板28の一端に位置させて、現像液供給装置33から、図3(a)に示す現像液39をフォトレジスト層38の上に吐出させて、図中矢印のように、左方向に現像液39を吐出させながら平行移動させる。

即ち、図3(a)に示すように、基板28の一端に位置したノズル34から現像液39を吐出させて、図中矢印の左方向に走査させて、図3(b)に示すように、第1回目のパドル40をフォトレジスト層38上に形成する。この第1回目のパドル40の形成が終了した後に、ノズル34はパドル40の厚さ分だけ上昇して、再びスタート地点まで復帰し、最初の現像液39の吐出から所定時間経過後に、図3(c)に示すように、このパドル40の厚さ分だけ上昇した位置から、第2回目のパドル40形成の作業を開始する。

そして第1回目と同様に、図中矢印に示すように、左方向に現像液39を吐出させながらノズル34を移動させて、図3(d)に示すように、第2回目のパドル40を構成する。この後に所定の時間を掛けて現像を行い、スピンカップ装置32に配置された洗浄装置(図示せず)から純水等を放出することによってフォトレジスト層38を洗浄し、モータ25でチャック27を回転させて、基板28の水切りを行うと共に乾燥させる。洗浄用の純水等は、排水孔29よりパイプ30を介して排水装置31に排水されて、基板28上に所定のレジストパターンを作成するものである。

ここで、ノズル34から現像液39を吐出させるための、第1回目と第2回目との時間間隔について考察した結果を、図4に示す。図4に示すグラフは、横軸に第1回目と第2回目の吐出開始までの時間間隔、即ちパドル40形成間隔時間をとり、縦軸には、時間間隔毎の3σあたりの寸法面内のバラツキをとって、バラツキ状態を示したもので有る。テストには、400mm×500mmの角形基板28を使用し、この角形基板28の周辺10mmを除く面上に、等間隔で5×5ポイントに形成された3μmのラインアンドスペースのテストパターンの、現像後の線径を測定したものである。

この図4に示す測定結果からも判るように、パドル40形成間隔時間が3乃至7秒以内であれば、寸法面内バラツキが、0.2乃至0.4以内に抑えることが判明した。このパドル40形成間隔時間を外れると、寸法面内バラツキが従来の現像方法と同様に大きくなることが判明した。従って、パドル40形成間隔時間は、この時間内に制御することが必要となる。また第1回目と第2回目のパドル40形成方向を異なる方向から形成することも試みたが、同方向から形成したものの方が好ましい結果であった。

この時間間隔の条件を満足させる簡便な方法は、500mmの基板28の場合には、第1回目のパドル40形成時間を5秒、即ち現像液39吐出開始から第1回目の吐出終了までの、ノズル34の走査時間を5秒になるように設定し、吐出終了後の再スタート時点まで復帰するノズル34の戻り時間を、同じ5秒のスピードで戻るように設定することで、この5秒間の時間間隔が得られ、しかも第2回目の吐出位置に復帰した後に、直ちに待ち時間なしで第2回目のパドル40形成作業に入れることになる。

このように、所定の時間間隔を置いて複数回にわたって、パドル40を同一方向から形成することで、寸法面内のバラツキが小さくなる理由は、第1回目だけでは、現像液39とレジスト層38との接触時間のみが、線幅を決定する要因と考えられるが、複数回の場合には、樹脂溶解が最も進んだスタート時点の第1回目のパドル40を形成している現像液39部分を、第2回目に吐出される現像液39が、順次攪拌させて流動化させていくので、結果的に基板28上の現像液39、即ちパドル40内の樹脂濃度が均一化されることにより、現像速度も均一化されるものと思考され、このために、基板28面内の線幅のバラツキが、抑制されるものと推察される。

なお、本発明は、この実施例に限定されることなく、種々の応用・変形が可能であり、例えば、複数回のパドル40形成は、2回に限らず3回以上にわたってパドル40を形成するようにしても差し支えなく、また2回目以降のパドル40の攪拌は、その都度現像液39を供給しないで、ノズル34自体を第1回目のパドル40中に挿入させて、パドル40に摺動させながら攪拌させるように構成することも可能で、さらにノズル34のスリット36近傍に、刷毛状の物体を取着させておいて、この物体を利用して第1回目に形成したパドル40を攪拌させるように、ノズル34を移動させるように構成することも可能である。このように基板28の寸法内で、溶解した樹脂濃度が均一化されるような構成をとることにより、第2回目以降の現像液39の供給を不要とすることが可能なので、省資源化に適している。

また、上記説明では、ノズル34の方が移動するように説明しているが、可能ならスピンカップ21内のチャック27の方を移動させて、基板28自体をノズル34に対して移動可能なように構成することも可能であり、基板28とノズル34との関係は、何れかが相対的に移動すれば良いので、この構成だけに限定されるものではないことは、明らかである。

更に上記説明では、基板28上にフォトレジスト層38を形成した場合について説明しているが、基板28上に薄膜状の導電体層を設け、その上にフォトレジスト層38を設けた場合にも、適用することができることは、言うまでもなく、また使用される現像液39は、新液でも再生疲労液の何れをも採用することが可能である。

以上述べてきたように、本発明によれば、基板内での現像処理の均一化が図られ、このために現像処理された製品の性能向上、及び均一性が保持されると共に、基板間及びロット間での品質向上を図ることができる。
