【発明の属する技術分野】
本発明は、銅箔などの金属、ポリイミド樹脂、エポキシ樹脂などに対して優れた接着性を有する、各種プリント配線板あるいは半導体パッケージ用の接着剤、接着フィルムさらに半導体パッケージ用封止材などに好適な耐熱性樹脂組成物に関する。

【従来の技術】
電子機器の構成要素は導体回路を形成する銅、アルミニウム、金などの金属、絶縁部材を形成するポリイミド、エポキシ樹脂などの樹脂や半導体チップなどシリコン系の無機材料など、種々存在する。これらの構成要素は接着剤により接着されており、各種配線板はその製造において種々の接着剤や接着シートが用いられている。。
例えば、フレキシブルプリント配線板(FPC)はポリイミドフィルムと銅箔をアクリルやエポキシ系の接着剤を介して圧着した3層構造の銅箔付きポリイミドフィルムを回路加工することにより作られている。ポリイミドは耐熱性に優れた材料であるが、アクリルやエポキシ系の接着剤では耐熱性がポリイミドに比較して劣るためFPCの耐熱性も接着剤部分で決まってしまう。また、接着剤は熱硬化に伴う収縮が存在し、FPCのような剛性の低い基材上では、反りの発生要因となってしまう。ポリイミドと高い接着性を有し、耐熱性に優れ、低硬化収縮率の接着剤はこれまでなかった。

【発明が解決しようとする課題】
本発明は、銅箔などの金属、ポリイミド樹脂、エポキシ樹脂などに対して優れた接着性を有する耐熱性樹脂組成物を提供するものである。さらに加熱硬化に伴う、樹脂の収縮率を制御し基材の反りを低減可能な耐熱性樹脂組成物を提供するものである。
FPCの製造などで使用される銅箔付きポリイミドフィルムではポリイミドフィルムと銅箔を接着剤を介して張り合わせている。耐熱性の接着剤の一つとしてシロキサン変性ポリアミドイミド、エポキシ樹脂及びゴム系エラストマからなる接着剤があげられる。この接着剤はポリイミドや銅箔と高い接着力、耐熱性を得ることができる。しかしながら接着剤に一定の硬化収縮が存在するため、FPCなどへ適用するには反りなどの発生しにくいレベルまで硬化収縮を低下することが必要である。
そこでシロキサン変性ポリアミドイミドとエポキシ樹脂からなる接着剤(耐熱性樹脂組成物)の硬化収縮を制御しポリイミドや銅箔などの金属との接着性に優れた接着剤を得ることを課題とした。

【課題を解決するための手段】
本発明は、次のものに関する。
(1) (A)シロキサン変性ポリアミドイミド樹脂、(B)ゴム系エラストマ、(C)2個以上のグリシジル基を有するエポキシ樹脂及び(D)モノエポキシ化合物を含む耐熱性樹脂組成物において、(D)モノエポキシ化合物を(C)成分に対し1〜300重量%添加した耐熱性樹脂組成物であり、(A)成分のシロキサン変性ポリアミドイミド樹脂が、芳香族環を3個以上有するジアミンとシロキサンジアミンの混合物に無水トリメリット酸を反応させて得られる一般式(1式)及び一般式(2式)で示されるジイミドジカルボン酸を含む混合物と一般式(3式)で示される芳香族ジイソシアネートを反応させて得られるシロキサン変性ポリアミドイミド樹脂である、耐熱性樹脂組成物。

(2) (B)成分のゴム系エラストマがアクリロニトリルゴム、ポリブタジエンゴム、アクリロニトリル−ブタジエンゴム、シリコーンゴムからなる群から選択される少なくとも一種類のゴム系エラストマである項(1)に記載の耐熱性樹脂組成物。
(3) (A)成分、(B)成分、(C)成分及び(D)成分の他に、さらに(E)リン系化合物及び(F)無機充填剤を含む項(1)に記載の耐熱性樹脂組成物。

【発明の実施の形態】
本発明はポリイミドや銅箔などの金属との接着性に優れ、低温で硬化でき、硬化収縮の小さい接着剤を得るための耐熱性樹脂組成物であり、(A)シロキサン変性ポリアミドイミド樹脂、(B)ゴム系エラストマ及び(C)熱硬化性樹脂を含む耐熱性樹脂組成物において、単官能エポキシ化合物を(C)成分に対し1〜300重量添加した耐熱性樹脂組成物である。

本発明で使用する芳香族環を3個以上有するジアミンとしては、2,2−ビス[4−(4−アミノフェノキシ)フェニル]プロパン(以下、BAPPと略す)、ビス[4−(3−アミノフェノキシ)フェニル]スルホン、2,2−ビス[4−(4−アミノフェノキシ)フェニル]ヘキサフルオロプロパン、ビス[4−(4−アミノフェノキシ)フェニル]メタン、4,4‘−ビス(4−アミノフェノキシ)ビフェニル、ビス[4−(4−アミノフェノキシ)フェニル]エーテル、ビス[4−(4−アミノフェノキシ)フェニル]ケトン、1,3−ビス(4−アミノフェノキシ)ベンゼン、1,4−ビス(4−アミノフェノキシ)ベンゼンなどが挙げられ、単独でまたはこれらを組み合わせて用いることができる。BAPPは、シロキサン変性ポリアミドイミド樹脂の特性のバランスとコスト的に他のジアミンより特に好ましい。

R10及びR11はそれぞれ前記R3及びR4に同じであり、R12、R14、R13及びR15はそれぞれ、前記したR5、R6、R7及びR8に同じである。
R3及びR4の具体例としては、炭素数1〜6のアルキレン基、炭素数1〜3のアルキル基、ハロゲン原子等で置換されていてもよいフェニレン基又は炭素数1〜3のアルキル基、ハロゲン原子等で置換されていてもよいナフタレン基等のアリーレン基がある。R5、R6、R7及びR8において、アルキル基は炭素数が1〜3のものが好ましく、フェニル基に結合していてもよい置換基としては、炭素数1〜3のアルキル基、ハロゲン原子等がある。

このようなシロキサンジアミンとしてシロキサン系両末端ジアミンであるアミノ変性シコーンオイルX−22−161AS(アミン当量450)、X−22−161A(アミン当量840)、X−22−161B(アミン当量1500)、以上信越化学工業株式会社製、商品名、BY16−853(アミン当量650)、BY16−853B(アミン当量2200)以上、東レダウコーニングシリコーン株式会社製商品名などが市販品として挙げられる。

本発明で用いられるジイソシアネートとしては、4,4‘−ジフェニルメタンジイソシアネート(以下、MDIと略す)、2,4−トリレンジイソシアネート、2,6−トリレンジイソシアネート、ナフタレン−1,5−ジイソシアネート、2,4−トリレンダイマなどが挙げられる。これらは単独でまたは、組み合わせて用いることができる。

本発明で用いる(A)シロキサン変性ポリアミドイミドの製造方法としては、(1)芳香族環を3個以上有するジアミン及び(2)シロキサンジアミンの混合物[(1)/(2)=99.9/0.1〜0.1/99.9モル比]と無水トリメリット酸(以下TMAと略す)を(1)+(2)の合計モル数とTMAのモル比が1/2.05〜1/2.20で非プロトン性溶媒の存在下に、50〜90℃で反応させ、さらに水と共沸可能な芳香族炭化水素を非プロトン性溶媒の0.1〜0.5重量比で投入し、120〜180℃で反応を行い、芳香族ジイミドジカルボン酸とシロキサンジイミドジカルボン酸を含む混合物を製造し、これと芳香族ジイソシアネートとの反応を行うことができる。また、ジイミドジカルボン酸を製造した後、その溶液から芳香族炭化水素を除去し、これと芳香族ジイソシアネートの反応を行うものである。これによりシロキサン変性ポリアミドイミド樹脂は非プロトン性極性溶媒を含むワニスとして得られる。

シロキサン変性ポリアミドイミドの製造で使用される溶媒は、芳香族環を3個以上有するジアミン、シロキサンジアミン及びTMAと反応しない有機溶媒であり、ジメチルアセトアミド、ジメチルスルホキシド、N−メチル−2−ピロリジノン、γ−ブチロラクトン、スルホラン、シクロヘキサノン、などが挙げられる。イミド化反応には、降雨音を要するため、N−メチル−2−ピロリジノン特に好ましい。

シロキサン変性ポリアミドイミドは耐熱性、接着剤の乾燥性、可とう性、接着性などの点から樹脂構造中のシロキサン含量が5〜70重量%のものが好ましい。シロキサン含量は一般式(1式)及び(2式)で示される芳香族ジアミンとシロキサンジアミンの配合比を変化させることで得ることができる。

(B)のゴム系エラストマはポリイミドフィルムとの接着性を高めるために使用される。ゴム系エラストマとしてはアクリロニトリルゴム、ポリブタジエンゴム、アクリロニトリル−ブタジエンゴムなどが使用できる。これらは特に限定されるものではない。アクリルゴムとしてはアクリロニトリルと他の(メタ)アクリル系モノマとの共重合体が用いられる。また、これらのエポキシ変性物、例えば、グリシジルアクリレートとの共重合物、あるいはエポトートYR528、YR570(以上、東都化成製)が挙げられる。ポリブタジエンゴムとしては、ブタジエンゴム、ブタジエン−イソプレンゴム、ブタジエン−スチレンゴムなどが用いられる。これらのエポキシ変性物、例えばダイセル化学製のエポキシ化ポリブタジエン、エポリードPB3600、PB4700、エポキシ化ブタジエン−スチレンなどが挙げられる。アクリルブタジエンゴムとしては、NBRゴム、アクリル−イソプレン、アクリル−ブタジエン−イソプレン、アクリル−ブタジエン−スチレンなどが挙げられる。シリコーンゴムとしては、オルガノポリシロキサンを主成分としたもので、ポリジメチルシロキサン系、ポリメチルフェニルシロキサン系ポリジフェニルシロキサン系に分けられる。一部をビニル基、アルコキシ基などで変性したものがある。

これらの中でもアミド基と反応可能なエポキシ基を有するエポキシ化ポリブタジエンが好ましい。その配合量は(A)成分と(B)成分合計量100部に対して5〜20重量部が好ましい。5重量部以下ではポリイミドに対する接着硬化が低く、20重量部を越えると樹脂組成物を硬化した時に、弾性率、Tgの低下を起こすことがある。

(C)成分の熱硬化性樹脂成分としては2個以上のグリシジル基を有するエポキシ樹脂とその硬化促進剤、もしくは2個以上のグリシジル基を有するエポキシ樹脂とその硬化剤及びその硬化促進剤を用いることが好ましい。接着剤の加熱処理により芳香族ポリアミドイミドのアミド基とエポキシ基が反応して、橋架け構造を生成する。エポキシ樹脂としてはビスフェーノルA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、オルトクレゾールノボラック型エポキシ樹脂、フェノールノボラック型エポキシ樹脂などが利用でき、これらを数種類、混合して用いてもかまわない。これらの反応を促進する目的のため、イミダゾールなどの塩基性触媒を添加することが好ましい。

(D)成分のモノエポキシ化合物は耐熱性樹脂組成物の硬化収縮を制御する目的で添加する。モノエポキシ化合物の添加により、硬化物の橋架け点間距離が伸び、また樹脂同士の分子間距離が長くなることで硬化に伴う収縮が低減される。一般にモノエポキシ化合物の添加により樹脂の硬化物物性は低下するが、本発明の(A)シロキサン変性ポリアミドイミド樹脂を成分とする硬化系では、物性値を低下させずに硬化収縮を下げることが可能である。モノエポキシ化合物としてはPG−207,PP−101,ネオトートE、ネオトートS(以上、東都化成製)などが挙げられる。

また、樹脂の難燃化を付与する目的で(E)リン系化合物(F)無機充填剤を添加することが可能である。

(D)のリン系化合物としては、有機リン系化合物が使用でき、トリフェニルホスフェート、トリグリシジルホスフェート、ポリホスフェート化合物、レゾルシンポリホスフェート化合物、トリキシリレニルホスフェート、芳香族縮合リン酸エステル及びビフェニル型リン酸エステルなどが挙げられる。これらリン系化合物を配合する場合には(A)+(B)+(C)成分の総量100重量部に対して15〜25重量部が好ましい。15重量部未満では、難燃性が不十分となる傾向があり、25重量部を越えると接着性、はんだ耐熱性が低下する傾向がある。

(E)成分の無機充填剤としては、水酸化アルミニウム、水酸化マグネシウム、アルミン酸カルシウム、シリコーンポリマ粉末が挙げられ、結晶水を含有する水酸化アルミニウム、水酸化マグネシウムが特に好ましい。無機充填剤を配合する場合にはA)+(B)+(C)成分の総量100重量部に対して50〜80重量部が好ましく、50〜60重量部が特に好ましい。50重量部未満では難燃性が低下し、80重量部以上では接着性、はんだ耐熱性が低下する。

本発明では、これら組成物を有機溶媒中で混合して、耐熱性樹脂組成物とする。このような有機溶媒としては、溶解性が得られるものであればどのようなものでも良く、ジメチルアセトアミド、ジメチルホルムアミド、ジメチルスルホキシド、N−メチル−2−ピロリジノン、γ−ブチロラクトン、スルホラン、シクロヘキサノンなどが使用できる。

【実施例】
(シロキサン変性ポリアミドイミドの合成)
(合成例1)
還流冷却器を連結したコック付き25mlの水分定量受器、温度計、攪拌機を備えた1リットルセパラブルフラスコに芳香環を3個以上有するジアミンとしてBAPP(2,2−ビス[4−(4−アミノフェノキシ)フェニル]プロパン)、シロキサンジアミンとして反応性シリコンオイルX−22−161AS(信越化学株式会社製商品名、アミン当量416)TMA(無水トリメリット酸)、非プロトン性極性溶媒としてNMP(N−メチルピロリドン)を仕込み、80℃で30分間、攪拌した。
その後、水と共沸可能な芳香族炭化水素としてトルエン100mlを投入してから温度を上げ、約160℃で2時間還流させた。水分定量受器に水が約7.2ml以上たまっていること、新たな水の流出がみられなくなっていることを確認し、水分定量受器にたまっている流出液を除去しながら、約190℃まで温度を上げて、トルエンを除去した。
その後、溶液を室温に戻し、芳香族ジイソシアネートとしてMDI(4,4‘−ジフェニルメタンジイソシアネート)を投入し、160℃で2時間反応させた。反応終了後シロキサン変性ポリアミドイミド樹脂のNMP溶液を得た。

(実施例1〜3)
合成例1で得たポリアミドイミド、多官能性エポキシ樹脂としてYDCN8125(東都化成株式会社製:エポキシ当量173)、モノエポキシ化合物としてネオトートS(東都化成株式会社製:エポキシ当量250)、エラストマとしてPB3600、硬化促進剤としてイミダゾール2E4MZ、0.2重量部を表1に従い配合した。攪拌後、脱泡のため1日、静置した。このワニスを用いて硬化樹脂の弾性率、Tg、ポリイミドフィルム上での硬化収縮、接着強度(銅箔、ポリイミド)及びはんだ耐熱性を以下の手順で評価した。
(ポリイミドフィルム上での硬化収縮)
ポリイミドフィルム(カプトン50μm)に一辺100mmの正方形上に4個の基準点を描画しておきフィルムの反対面にワニスを乾燥後の膜厚が20μmとなるように塗布した。温風循環型乾燥機中で120℃15分乾燥し、その後180℃で2時間加熱し、硬化樹脂の積層フィルムを得た。各点間の距離を初期、乾燥後、硬化後で測定しそれぞれの寸法変化を初期値に対する値として測定した。

(ポリイミド接着性)
ポリイミドフィルム(カプトン50μm)にワニスを乾燥後の膜厚が20μmとなるように塗布した。温風循環型乾燥機中で120℃15分乾燥した。その後、180℃で2時間硬化させ樹脂積層フィルムを得た。このフィルムの接着剤樹脂面をエポキシ系接着剤(チバガイギー製アラルダイト)でエポキシ樹脂板に接着した。ワニス樹脂層とポリイミドフィルム界面から1cm幅を5cm/分の速度で剥がし、ポリイミド接着強度を測定した。

(銅箔接着性)
銅箔(日本電解株式会社製SLP−18)の粗化面にワニスを乾燥後の膜厚が20μmとなるように塗布した。温風循環型乾燥機中で120℃15分乾燥した。その後、接着剤付きフィルムを銅箔(日本電解株式会社製SLP−18)の粗化面と合わせて180℃、2MPaで1時間加熱圧着し両面銅箔付きフィルムを得た。この両面銅箔付きフィルムの銅箔を1cm幅、5cm/分の速度で剥がし、銅箔接着強度を測定した。

(はんだ耐熱性)
ポリイミドフィルム(カプトン50μm)にワニスを乾燥後の膜厚が20μmとなるように塗布した。温風循環型乾燥機中で120℃15分乾燥した。その後、接着剤付きフィルムを銅箔(日本電解株式会社製SLP−18)の粗化面と合わせて180℃、2MPaで1時間加熱圧着し銅箔付きフィルムを得た。この銅箔付きフィルムをはんだ槽にフロートし10秒間異常のない温度をはんだ耐熱温度とした。各測定結果を表1にまとめて示した。硬化樹脂のTgはんだ耐熱性を維持したまま、硬化収縮を下げられることが分かった。

(比較例1)
モノエポキシ化合物を添加せずに実施例1と同様の配合を行った。その後、実施例1〜3の測定方法でポリイミドフィルム上での硬化収縮、接着強度(銅箔、ポリイミド)及びはんだ耐熱性を以下の手順で評価した。その結果、硬化収縮が0.45%と大きいことが分かった(表1)。

(実施例4〜6) 合成例1で得たポリアミドイミド、多官能性エポキシ樹脂としてYDCN8125(東都化成株式会社製:エポキシ当量173)、モノエポキシ化合物としてネオトートS(東都化成株式会社製:エポキシ当量250)、エラストマとしてPB3600、硬化促進剤としてイミダゾール2E4MZ、0.2重量部を表1に従い配合した。攪拌後、脱泡のため1日、静置した。このワニスを用いて硬化樹脂の弾性率、Tg、ポリイミドフィルム上での硬化収縮、接着強度(銅箔、ポリイミド)及びはんだ耐熱性を実施例1〜3と同様の手順で評価した。また、難燃性をUL−94に従い測定した。
各測定結果を表2にまとめて示した。硬化樹脂のTg、はんだ耐熱性、難燃性を維持したまま、硬化収縮を下げられることが分かった。

(比較例2)
モノエポキシ化合物を添加せずに実施例4と同様の配合を行った。その後、実施例1〜3の測定方法でポリイミドフィルム上での硬化収縮、接着強度(銅箔、ポリイミド)、はんだ耐熱性及び難燃性を評価した。その結果、硬化収縮が0.43%と大きいことが分かった(表2)。

【発明の効果】
本発明の耐熱性樹脂組成物は銅箔などの金属やポリイミド、エポキシ樹脂などとの接着力が高い。モノエポキシ化合物の添加により硬化物の耐熱性や接着力を保持したまま硬化収縮を制御できる。耐熱性樹脂組成物の乾燥性が高く、塗膜の残存揮発分を下げられることから、両面銅箔付きポリイミドフィルムなどを容易に製造することができる。[0001]

In a polyimide film with a copper foil used in FPC production or the like, the polyimide film and the copper foil are bonded together with an adhesive. One example of a heat-resistant adhesive is an adhesive made of siloxane-modified polyamideimide, an epoxy resin, and a rubber elastomer. This adhesive can obtain high adhesion and heat resistance with polyimide and copper foil.
