そこで、従来の電子顕微鏡における高電圧発生装置においては、高電圧発生装置より発生する変動成分(ノイズ信号)を除去するための回路が備えられている。たとえば、特許第3310504号公報(特許文献1)に記載されている高電圧発生装置は、直流高電圧に重畳される低周波数から高周波数の帯域の変動成分(ノイズ信号)を除去するために、それらの変動成分の信号を検出してフィルターカラムに負帰還する回路を備えている。なお、このフィルターカラムは、前記コッククロフトウォルトン回路より発生した直流高電圧を平滑化するためのものである。

12は、フィラメント8とアース間に与えられる高電圧の基準となる信号を作成する参照電源である。参照電源12よりの信号と前記検出カラム11よりの信号の偏差を表す信号は、誤差増幅器13に供給されている。誤差増幅器13よりの出力信号は振幅調整器14に供給されている。振幅調整器14は、前記偏差が0になるように交流電源1から昇圧トランス2に供給される電圧の波高値を調整するための回路である。なお、前記誤差増幅器13は、発振を防ぐため、入力される信号中の直流乃至低周波成分のみ増幅するように周波数特性が選択されている。
また、15は加速管(加速手段)であり、加速管15は前記ウェネルト電極5の後段に配置されている。この加速管15は複数の加速電極を備えた多段加速管であり、前記フィルターカラム4よりの出力電圧が抵抗で分圧されて各加速電極に印加されている。16は絶縁タンクであり、この絶縁タンク16には、上述した構成要素2〜9と検出カラム11と加速管15が収納されている。
そして、絶縁タンク16には鏡筒17が接続されている。この鏡筒17内の電子線通路には上から順に(加速管15側から順に)、高周波数用電極18、中間周波数用電極19、低周波数用電極20、集束レンズ21,22、対物レンズ23、中間レンズ24、投影レンズ25および蛍光板26の電子光学素子が配置されており、試料観察時には試料27は集束レンズ22と対物レンズ23間に配置される。なお、前記各電極18,19,20は、その中央に電子線通過孔を有する円盤状の電極である。
さらに、鏡筒17の下部にはポストカラム型エネルギースペクトルメータ28が取り付けられている。このエネルギースペクトルメータ28は、電子をそのエネルギーに応じて分光するアナライザ29と、その分光された電子をエネルギー別に検出する2次元アレイ検出器(MCPなど)30とを備えており、2次元アレイ検出器30の出力信号はスペクトル表示回路31に供給される。スペクトル表示回路31はその出力信号に基づいてエネルギースペクトルをモニタ32画面上に表示させる。
また、前記第2のフィルターカラム6には端子T1が備えられている。この端子T1は、第2のフィルターカラム6の最終段から信号を取り出すためのものであり、直流高電圧に重畳された変動成分を表す信号(ノイズ信号)を取り出すためのものである。なお、直流高電圧に重畳された低周波数から高周波数帯域の変動成分を表す信号(ノイズ信号)を端子T1から取り出せるように、フィルターカラム6の各抵抗値と各コンデンサ容量は適切に選択されている。
端子T1は高周波数帯域増幅器33と中間周波数帯域増幅器34と低周波数帯域増幅器35に接続されており、端子T1より取り出された直流高電圧に重畳された変動成分を表す信号(ノイズ信号)は増幅器33,34,35に供給される。高周波数帯域増幅器33は1kHzから40kHzまでの高周波数の信号を選択的に増幅できるようになっている。中間周波数帯域増幅器34は40Hzから1kHzまでの中間周波数の信号を選択的に増幅できるようになっている。低周波数帯域増幅器35は0.04Hzから40Hzまでの低周波数の信号を選択的に増幅できるようになっている。また、それらの増幅器33,34,35は、ゲインおよび極性を調整できる回路をそれぞれ有している。
そして、高周波数帯域増幅器33の出力信号は前記高周波数用電極18に、中間周波数帯域増幅器34の出力信号は前記中間周波数用電極19に、低周波数帯域増幅器35の出力信号は前記低周波数用電極20に供給されるように構成されている。なお、図1の例では、本発明の変動成分除去手段は、高周波数帯域増幅器33と中間周波数帯域増幅器34と低周波数帯域増幅器35で構成されている。
以上、図1の装置構成を説明した。以下、動作説明を行う。
図1において、交流電源1より発生した交流電圧は振幅調整器14を介して昇圧トランス2に供給される。その結果、昇圧トランス2より昇圧された電圧が発生し、この交流電圧はCCW回路3により昇圧整流されて出力される。この出力は第1のフィルターカラム4および第2のフィルターカラム6により平滑化される。両フィルターカラム4,6によって平滑化された高電圧はバイアス抵抗7を経てフィラメント8に印加され、また、加速管15の各加速電極とウェネルト電極5には所定の電圧が印加される。
フィラメント8とアース間に印加される高電圧は検出カラム11で検出される。検出カラム11よりの検出信号と参照電源12よりの信号との差信号は誤差増幅器13に送られており、誤差増幅器13の出力信号に基づいて交流電源1より昇圧トランス2に送られる電圧の振幅が振幅調整器14で調整される。そのため、フィラメント8とアース間には参照電源12の出力信号に対応した直流高電圧が印加されることになる。その結果、フィラメント8より放出される電子の加速電圧は参照電源12により指示されたものとなる。こうしてフィラメント8より放出された電子は、加速管15で加速されて高周波数用電極18の電子線通過孔に入射する。
さて、図1の装置においては、低周波数(たとえば1Hzから40Hz)の変動成分(ノイズ信号)と、中間周波数(たとえば40Hzから1kHz)の変動成分と、高周波数(たとえば1kHzから40kHz)の変動成分が、前記フィラメント8に印加される直流高電圧に重畳されているものとする。このため、フィラメント8からの電子線にエネルギーの広がり(揺らぎ)が生じており、高周波数用電極18に入射する電子線のエネルギー分布の幅はかなり広くなっている。この状態のままでは、上述したように高分解能の透過電子顕微鏡像は得られない。
そこで図1の装置においては、第2のフィルターカラム6の最終段から取り出された信号、すなわち直流高電圧に重畳された低周波数から高周波数帯域の変動成分を表す信号(ノイズ信号)は高周波数帯域増幅器33に供給されている。高周波数帯域増幅器33は、そのノイズ信号のうち高周波数のノイズ信号のみを選択して増幅し、その増幅した信号を反転して高周波数用電極18に供給する。すなわち、高電圧発生装置で発生した高周波数の変動電圧分が、逆位相状態で高周波数用電極18に印加される。このため、電子線に存在する高周波数のノイズ成分は高周波数用電極18でキャンセルされ、直流高電圧に重畳された高周波数変動成分による電子線のエネルギーの広がりは高周波数用電極18において抑えられる。
また、第2のフィルターカラム6の最終段から取り出されたノイズ信号は中間周波数帯域増幅器34にも供給されている。中間周波数帯域増幅器34は、そのノイズ信号のうち中間周波数のノイズ信号のみを選択して増幅し、その増幅した信号を反転して中間周波数用電極19に供給する。すなわち、中間周波数の変動電圧分が逆位相状態で中間周波数用電極19に印加される。このため、電子線に存在する中間周波数のノイズ成分は中間周波数用電極19でキャンセルされ、直流高電圧に重畳された中間周波数変動成分による電子線のエネルギーの広がりは中間周波数用電極19において縮小される。
また、第2のフィルターカラム6の最終段から取り出されたノイズ信号は低周波数帯域増幅器35にも供給されている。低周波数帯域増幅器35は、そのノイズ信号のうち低周波数のノイズ信号のみを選択して増幅し、その増幅した信号を反転して低周波数用電極20に供給する。すなわち、低周波数の変動電圧分が逆位相状態で低周波数用電極20に印加される。このため、電子線に存在する低周波数のノイズ成分は低周波数用電極20でキャンセルされ、直流高電圧に重畳された低周波数変動成分による電子線のエネルギーの広がりは低周波数用電極20において縮小される。
こうしてノイズ成分が除去された電子線は、集束レンズ21,22で集束されて試料27を照射する。そして、試料27を透過した電子線は結像レンズ系(23,24,25)によって結像拡大され、試料27の透過電子顕微鏡像が蛍光板26上に投影される。この透過電子顕微鏡像の分解能は極めて高い。その理由は上記から明らかなように、電子線に存在するノイズ成分が電極18,19,20において除去され、電子線のエネルギーの広がりがそれらの電極18,19,20において縮小されたためである。
なお、図1の装置にはエネルギースペクトルメータ28が備えられている。このため、試料27と蛍光板26を電子線通路から退避させ、フィラメント8からの電子線をエネルギースペクトルメータ28に導けば、フィラメント8で発生する電子線のエネルギースペクトルをモニタ32に表示させることができる(図1のモニタ画面参照)。そして、そのエネルギースペクトルのエネルギー幅Wが最小となるように、高周波数帯域増幅器33,中間周波数帯域増幅器34,低周波数帯域増幅器35のそれぞれのゲインを調整すれば、電子線に存在するノイズ成分を電極18,19,20において確実に除去することができる。また、場合によっては、エネルギースペクトルのエネルギー幅Wが最小となるように、各増幅器33,34,35の極性の調整が行われる。すなわち、上記とは異なり、増幅器(33,34,35)で増幅された信号が反転されずに電極(18,19,20)に供給される。
以上、図1の透過電子顕微鏡について説明した。この透過電子顕微鏡によれば、低圧側の電子線通路に電極(18,19,20)を設け、前記ノイズ成分が除去されるようにその電極に電位を与えるようにしているため、従来のように負帰還回路を高圧内に設けなくて済み、簡単な構造でもって、高電圧発生装置より発生するノイズ信号の荷電粒子線への影響を抑えることができる。
また、図2は本発明の他の例を示した図であり、本発明が適用された透過電子顕微鏡を示した図である。図2の装置が図1の装置と異なるのは以下の点である。検出カラム11が直流高電圧に重畳した変動成分を検出する。検出カラム11からの出力信号が増幅器33,34,35に供給される。この図2の装置においても、図1の装置と同様な効果を達成することができる。
また、上記例では、加速管15の後段に周波数別に3つの電極(18,19,20)を配置したが、加速管15と集束レンズ21間に1つだけ電極を配置し、増幅器33,34,35の出力信号をその1つの電極に集中して供給するようにしても良い。また、加速管15と集束レンズ21間に電極を配置せず、増幅器33,34,35の出力信号を加速管15の最終電極(アース電極)に供給するようにしても良い。
また、上記例では、鏡筒下にエネルギースペクトルメータを取り付けるようにしたが、結像レンズ系(23,24,25)にオメガフィルタを組み込んだインカラム型エネルギースペクトルメータを用いるようにしても良い。
