【発明の属する技術分野】
本願の発明は、基板の表面に所定の薄膜を作成するスパッタリング装置及び高周波を利用して基板の表面に所定の処理を施す基板処理装置に関する。

【従来の技術】
各種メモリやロジック等の半導体デバイスでは、各種配線膜の作成や異種層の相互拡散を防止するバリア膜の作成等の際にスパッタリングプロセスを用いており、スパッタリング装置が多用されている。このようなスパッタリング装置に要求される特性は色々あるが、基板に形成されたホールの内面にカバレッジ性よく被覆できることが、最近強く求められている。

具体的に説明すると、例えばDRAM等で多用されているFET(電界効果トランジスタ)では、拡散層の上に設けたコンタクトホールの内面にバリア膜を設けてコンタクト配線層と拡散層とのクロスコンタミネーションを防止する構造が採用される。また、各モメリセルの配線を行う多層配線構造では、下層配線と上層配線とをつなぐため、層間絶縁膜にスルーホールを設けこのスルーホール内を層間配線で埋め込むことが行われるが、この際にも、スルーホール内にバリア膜を作成して、クロスコンタミネーションを防止した構造が採られる。

このようなホールは、集積度の増加を背景として、そのアスペクト比(ホールの開口の直径又は幅に対するホールの深さの比)が年々高くなってきている。例えば、64メガビットDRAMでは、アスペクト比は4程度であるが、256メガビットでは、アスペクト比は5〜6程度になる。
バリア膜の場合、ホールの周囲の面への堆積量に対して10から15%の量の薄膜をホールの底面に堆積させる必要があるが、高アスペクト比のホールについては、ボトムカバレッジ率(ホールの周囲の面への成膜速度に対するホール底面への堆積速度の比)を高くして成膜を行うことが困難である。ボトムカバレッジ率が低下すると、ホールの底面でのバリア膜が薄くなり、ジャンクションリーク等のデバイス特性に致命的な欠陥を与える恐れがある。

一方、スパッタリングプロセスにおいては、下地である基板の表面に対する薄膜の密着性や電気特性等を向上させるため、成膜に先だって基板の表面をエッチングによってクリーニングすることが行われている。例えば基板の表面には自然酸化膜や表面保護膜が形成されている場合があり、このような膜の上に薄膜を作成すると、薄膜の密着性が低下したり、比抵抗等の電気特性が悪くなったりする場合がある。そこで、このような自然酸化膜等をエッチングによって除去するクリーニングが予め行われる。

従来のスパッタリング装置では、上記成膜前のエッチングによるクリーニング(以下、前工程エッチング)をプラズマの作用によって行っている。図4は、従来のスパッタリング装置における前工程エッチングを行うための構成について説明した正面断面概略図である。図4に示すように、従来のスパッタリング装置は、スパッタリングを行うスパッタチャンバーとは別の処理チャンバー200と、この処理チャンバー200内に設けられた基板ホルダー201と、この処理チャンバー200内に所定のガスを導入するガス導入手段202と、ガス導入手段202により導入されたガスにエネルギーを与えて基板ホルダー201を臨む処理チャンバー200内のプラズマ形成空間にプラズマPを形成するプラズマ形成手段203とを備えている。

プラズマ形成手段203は、基板ホルダー201を介してプラズマ形成空間に高周波電界を設定するようになっており、ガス導入手段202により導入されたガスに高周波放電を生じさせてプラズマPを形成するようになっている。プラズマPが形成されると、プラズマPと高周波との相互作用により、負の直流分の電圧である自己バイアス電圧が基板ホルダー201の表面に与えられ、この自己バイアス電圧により正イオンが基板9の表面に入射する。この結果、基板9の表面の自然酸化膜等がスパッタエッチングされ、クリーニングされる。

上記クリーニングの際、基板9の表面から削り取られたもの(以下、削除物と総称して呼ぶ)が、処理チャンバー200内の構造物の表面(処理チャンバー200自体の内面も含む)に付着すると、経時的に薄膜へと成長する。そして、この薄膜がある程度の厚さに達すると、自重や内部応力等によって剥離落下することがある。剥離落下する薄膜は、ある程度の大きさの微粒子となり、処理チャンバー200内を漂う。そして、時として基板9の表面に到達してしまう。この結果、基板9の表面が汚損されてしまうことになる。特に、微粒子が絶縁物である場合には、基板9の表面に既に形成されている回路を断線させてしまったりする重大な問題を招く場合がある。

このような問題を未然に防止するため、削除物が処理チャンバー200内の構造物の表面に到達するのを防止するシールド204が従来から設けられている。シールド204は、基板9から放出される削除物が処理チャンバー200の内面等に付着するのを防止するためのものであるから、基板9の表面を覆う構成のものである。但し、上述したプラズマPが形成される空間が得られるよう、シールド204は大きな内部空間を有している。即ち、図4に示すように、シールド204は、全体としては一端が閉じているほぼ円筒状の部材であり、他端の開口を塞ぐように基板ホルダー201が設けられている。

また、シールド204は、プラズマPが不必要に拡散したり放電が不必要な場所で生じないようにする目的でも設けられている。例えばプラズマPが処理チャンバー200の内面付近にまで拡散したり内面付近で放電が生じたりすると、処理チャンバー200の内面がスパッタエッチングされる恐れがある。処理チャンバー200の内面がスパッタエッチングされると、処理チャンバー200の内面が削られて摩耗してしまう問題がある。特に問題なのは、スパッタエッチングされて放出された処理チャンバー200の材料が基板9の表面に到達すると、基板9の表面を汚損し、回路不良等の製品欠陥を招くことである。

このような問題を防止するため、シールド204によってプラズマPが不必要に拡散したり放電が不必要な場所で生じないようにしている。具体的には、シールド204は、アルミ等の金属製であり、処理チャンバー200に短絡されていて接地電位に維持されるようになっている。このため、シールド204と処理チャンバー200とは同電位であり、その間の空間には放電が生じないようになっている。また、図4に示すように、シールド204はプラズマPを形成する空間を基板ホルダー201とともに取り囲む形状となっている。従って、シールド204外へのプラズマPの拡散が抑制されている。

上述したようにシールド204は削除物を閉じ込めるものであるから、シールド204の内面には当然のことながら削除物が付着し、経時的に薄膜に成長する。この薄膜が剥離落下すると、前述したように基板9を汚損する微粒子となる。そこで、シールド204の内面には、薄膜の剥離落下を防止する構成が採用されている。具体的には、シールド204の内面をブラスト処理等によって凹凸面とし、薄膜が内面に捕捉されるようにして剥離落下を防止している。薄膜の剥離落下が防止されているとはいえ、薄膜がある程度以上の厚さになると、自重等により剥離落下する恐れがある。このため、所定回数の前工程エッチングを繰り返した後、シールド204は処理チャンバー200から取り出され、新品又は薄膜を除去したものと交換されるようになっている。

【発明が解決しようとする課題】
上述した従来のスパッタリング装置において、前工程エッチングを行う処理チャンバー200内に設けられたシールド204には、基板9の出し入れためのスペースである開口205が設けられている。シールド204は、プラズマPの拡散を防止するためのものであるものの、この開口205からプラズマPが拡散してしまう問題があった。開口205からプラズマPが拡散すると、開口205の位置の内側付近でその分だけプラズマ密度が低下する。このため、そのプラズマ密度が低下した部分の下方に位置する基板9の表面上の箇所では、スパッタエッチングの速度が低下してしまう。つまり、処理が不均一になる問題があった。

開口205からのプラズマPの拡散を防止するには、開口205を塞ぎ板によって塞ぐ構成も考えられる。しかしながら、このような構成によってもプラズマPの拡散は完全には防止できない。開口205は基板9の出し入れのためのスペースであるから、ある程度の大きさが必要であり、開口205を設ける以上、プラズマの拡散は避けられなかった。

本願の発明は、このような課題を解決するためになされたものであり、前工程エッチングのような処理を行うのに実用的な構成を備えた装置を提供する技術的意義がある。

【課題を解決するための手段】
上記課題を解決するために、本願請求項1記載の発明は、スパッタリングによって基板の表面に所定の薄膜を作成するスパッタチャンバー及び処理チャンバーを有するスパッタリング装置であって、前記処理チャンバーの内部に設けられている基板を保持するための基板ホルダー、前記処理チャンバーにガスを導入するためのガス導入手段、前記ガス導入手段により導入されたガスをプラズマ化するプラズマ形成手段、前記処理チャンバー内に位置し、前記プラズマ形成手段により形成されるプラズマを覆う一端が閉じていて他端が開口であり、前記他端の開口以外には開口が無い筒状の形状のシールド及び前記基板ホルダーの前記基板を保持する側の面によって前記シールドの他端の開口が閉じられる位置又はプラズマが進入しない程度の僅かな隙間を残して前記基板ホルダーの前記基板を保持する側の面が前記シールドの他端の開口の縁に接近した位置である閉位置と、前記基板ホルダーに前記基板を保持させる動作及び前記基板ホルダーから前記基板を取り去る動作が可能となるように前記基板ホルダーの前記基板を保持する側の面が前記シールドの他端の開口の縁から所定距離離間した位置である開位置との間で、前記基板ホルダーを移動させる移動機構を有し、前記プラズマ形成手段は、前記基板ホルダーの一部として設けられた高周波電極に整合器を介して高周波を印加してプラズマを形成するものであり、前記移動機構は、前記基板ホルダーと整合器とを一体に移動させるものであるという構成を有する。
また、上記課題を解決するために、本願の請求項2記載の発明は、スパッタリングによって基板の表面に所定の薄膜を作成するスパッタチャンバー及び処理チャンバーを有するスパッタリング装置であって、前記処理チャンバー内部に設けた基板を保持するための基板ホルダー、前記処理チャンバーにガスを導入するためのガス導入手段、前記ガス導入手段により導入されたガスをプラズマ化するプラズマ形成手段、前記処理チャンバー内に位置し、前記プラズマ形成手段により形成されるプラズマを覆う一端が閉じていて他端が開口であり、前記他端の開口以外には開口が無い筒状の形状のシールド及び前記基板ホルダーの前記基板を保持する側の面によって前記シールドの他端の開口が閉じられる位置又はプラズマが進入しない程度の僅かな隙間を残して前記基板ホルダーの前記基板を保持する側の面が前記シールドの他端の開口の縁に接近した位置である閉位置と、前記基板ホルダーに前記基板を保持させる動作及び前記基板ホルダーから前記基板を取り去る動作が可能となるように前記基板ホルダーの前記基板を保持する側の面が前記シールドの他端の開口の縁から所定距離離間した位置である開位置との間で、前記基板ホルダーを移動させる移動機構を有し、前記移動機構は、前記ガス導入手段が前記ガスを導入した後に前記基板ホルダーを閉位置に移動させるものであり、前記プラズマ形成手段は、基板ホルダーの一部として設けられた高周波電極に整合器を介して高周波を印加してプラズマを形成するものであり、前記移動機構は、前記基板ホルダーと整合器とを一体に移動させるものであるという構成を有する。

【発明の実施の形態】
以下、本願発明の実施の形態について説明する。
図1は、本願発明の実施形態のスパッタリング装置の構成を説明する平面概略図である。図1に示すスパッタリング装置は、マルチチャンバータイプの装置であり、中央に配置されたセパレーションチャンバー1と、セパレーションチャンバー1の周囲に設けられた複数の処理チャンバー2及び二つのロードロックチャンバー3とからなるチャンバー配置になっている。各チャンバー1,2,3は、専用又は兼用の排気系によって排気される真空容器である。各チャンバー1,2,3同士の接続個所には不図示のゲートバルブが設けられている。

セパレーションチャンバー1は、各処理チャンバー2を相互に気密に分離して内部雰囲気の相互汚染を防止するとともに、各処理チャンバー2やロードロックチャンバー3への基板搬送の経由空間となるものである。即ち、セパレーションチャンバー1内には、搬送ロボット11が設けられている。搬送ロボット11は、一方のロードロックチャンバー3から基板9を一枚ずつ取り出し、各処理チャンバー2に送って順次処理を行うようになっている。そして、最後の処理を終了した後、他方のロードロックチャンバー3に戻すようになっている。

処理チャンバー2の一つは、スパッタチャンバー2Aとして構成される。スパッタチャンバー2A内には、成膜する材料よりなるターゲット、ターゲットをスパッタするための電力印加機構やガス導入手段、マグネトロンスパッタリングのための磁石機構、所定位置に基板を保持する基板ホルダー等が設けられる。
また、他の処理チャンバー2の一つは、スパッタリングの前に基板9を予備加熱するプリヒートチャンバー2Bとして構成され、さらに他の処理チャンバー2の一つは、スパッタリング後に基板9を冷却する冷却チャンバー2C等として構成される。
さらに、他の処理チャンバー2の一つは、前工程エッチングを行うエッチングチャンバー2Dとして構成される。本実施形態の大きな特徴点は、このエッチングチャンバー2Dにある。

図2は、図1に示すスパッタリング装置におけるエッチングチャンバー2Dの構成を説明する正面断面概略図である。図2に示すように、本実施形態のスパッタリング装置は、排気系20を備えたエッチングチャンバー2Dと、エッチングチャンバー2D内に設けられた基板ホルダー5と、エッチングチャンバー2D内に所定のガスを導入するガス導入手段6と、ガス導入手段6により導入されたガスにエネルギーを与えて基板ホルダー5を臨むエッチングチャンバー2D内の空間にプラズマPを形成するプラズマ形成手段7とを備えている。

エッチングチャンバー2Dは、側壁部分にゲートバルブ21を備えた気密な真空容器である。エッチングチャンバー2Dは、電気的には接地されている。排気系20は、ターボ分子ポンプ等の真空ポンプを備えてエッチングチャンバー2D内を10−7Torr程度まで排気可能に構成される。

基板ホルダー5は、高さの低いほぼ円柱状の外観を有する部材であり、エッチングチャンバー2D内の下側位置に配置されている。この基板ホルダー5は、基板9より大きな径の円盤状のホルダーステージ51と、ホルダーステージ51の上に設けられた高周波電極52と、ホルダーステージ51を支えるホルダー支柱53と、高周波電極52に高周波を導入するための高周波導入棒54とから主に構成されている。
ホルダーステージ51は、ステンレス等の金属製であり、電気的には接地されている。また、高周波電極52は、図1に示すように断面凸状の円板状である。高周波電極52の上面は、基板9の直径より少し小さい。この高周波電極52は、アルミ等の金属で形成されている。また、高周波電極52の表面には全面にわたって絶縁膜が形成されている。従って、高周波電極52とホルダーステージ51とは絶縁されている。

尚、高周波電極52の周囲には、ホルダーシールド55が設けられている。このホルダーシールド55は、高周波電極52の固定とともに高周波電極52の周囲での不要な放電を防止するためのものである。即ち、ホルダーシールド55は金属製であって、ホルダーステージ51とともに接地されている。このため、高周波電極52の周囲に放電が生じてプラズマが回り込むのが防止される。この部分にプラズマが回り込むと、高周波電極52の周縁部分の絶縁膜がエッチングされる問題がある。エッチングされた絶縁膜の材料が基板9に付着すると、基板9の汚損の原因となる。

ホルダー支柱53は、内部が空洞になっている。そして、高周波導入棒54は、このホルダー支柱53の内部に配置されているとともに、ホルダーステージ51を貫通して先端が高周波電極52に達している。高周波導入棒54は、銅等の金属で形成された丸棒状の部材である。この高周波導入棒54の周囲は、円筒状の絶縁管56で覆われている。また、ホルダー支柱53内に位置する高周波導入棒54の部分の周囲には、アース管57が設けられている。アース管57は、ホルダーステージ51の下面から下方に延びるよう設けられ、ホルダーステージ51に短絡されている。アース管57と高周波導入棒54との間には絶縁管56が介在している。また、高周波導入棒54の先端は、高周波電極52に対して溶接されている。従って、高周波導入棒54と高周波電極52とは短絡されている。高周波導入棒54には、高周波電源71が接続されており、高周波導入棒を介して高周波電極52に高周波が導入されるようになっている。

上述のように、本実施形態では、基板ホルダー5全体に高周波電圧を印加するのではなく、基板ホルダー5の一部である高周波電極52のみに高周波導入棒54を介して高周波電圧を印加している。このため、基板ホルダー5に設けるホルダーシールド55の構成が簡略化できている。即ち、基板ホルダー5全体に高周波電圧が印加されると、不要な場所での放電を防止するため、基板載置面を除く基板ホルダー5のほぼ全面をホルダーシールド55で覆う必要がある。しかしながら、本実施形態では、高周波電極52のみに高周波電圧を印加しているため、高周波電極52の周囲のみをホルダーシールド55で覆えばよく、ホルダーシールド55の構成が簡略化される。

尚、基板ホルダー5には、基板9を静電気によって吸着する静電吸着機構が必要に応じて設けられる。静電吸着機構は、例えば高周波電極52として一対の電極を採用し、この一対の電極に直流電圧を与えて直流電圧を高周波に重畳させる直流電源を設けることで構成できる。

一方、基板ホルダー5の上方には、プラズマ形成空間を取り囲むシールド81が設けられている。シールド81は、図4に示す従来の装置におけるシールド204と同様、削除物のエッチングチャンバー2D内面等への付着防止とプラズマPの拡散防止のためのものである。シールド81はアルミ等の金属で形成されており、エッチングチャンバー2Dに短絡されている。従って、シールド81も接地電位であり、シールド81とエッチングチャンバー2Dとの間には電界は設定されない。このため、この部分での放電が抑制されてプラズマPの拡散が防止される。本実施形態の大きな特徴点の一つは、シールド81が一端が閉じていて他端が開口である円筒状の部材であり、他端の開口以外には開口が無い点である。

また一方、ガス導入手段6は、プラズマ形成手段7によってプラズマ化されるガスをエッチングチャンバー2D内に導入するものである。本実施形態では、アルゴンガスをエッチングチャンバー2D内に導入するようになっている。アルゴンガスのプラズマ中では、アルゴンのイオンが生成され、このイオンが基板9に入射することでエッチングが行われる。ガス導入手段6は、具体的には、アルゴンガスを貯めた不図示のガスボンベ、ガスボンベとエッチングチャンバー2Dとを繋ぐ配管に設けたバルブや流量調整器等によって構成される。

プラズマ形成手段7は、基板ホルダー5内の高周波導入棒54及び高周波電極52を経由してエッチングチャンバー2D内のガスに高周波エネルギーを与えるようになっている。具体的には、プラズマ形成手段7は、基板ホルダー5内の高周波導入棒54に高周波電力を供給する高周波電源71と、高周波電源71からの高周波の供給路に設けられた整合器72とから主に構成されている。
高周波電源71としては、本実施形態では、VHF(Very High Frequency) 帯に属する高周波とMF(Medium Frequency)帯に属する高周波とを重畳させて供給できるようになっている。具体的には、60MHzと400kHzとを重畳させている。整合器72は、負荷側のインピーダンスを調整して反射波等を低減させるものである。

また、エッチングチャンバー2Dの上側には、磁石82が設けられている。磁石82は、基板9への前工程エッチングの分布を調整するものである。図3を使用してこの磁石82の効果について説明する。図3は、図2に示す磁石82の効果を説明する正面概略図である。
例えば、磁石82として、基板9より少し大きな径の円盤状の永久磁石が使用される。このような磁石82を使用すると、図3に示すように、プラズマから基板9に向かう磁力線83が設定される。この磁力線83は、外側に向けて拡散していく分布を有している。従って、プラズマ中のイオンを基板9の表面の周辺部分に向けて効率よく導く作用が得られる。このため、磁石82を配置しないと基板9の中心部分でエッチングが効率的に進み周辺部分であまり進まないエッチング分布である場合、磁石82の作用によってこれが補正されて周辺部分のエッチングの効率が向上してエッチング分布が均一になる。

磁石82の構成は、磁石82を配置しない場合のエッチング分布がどのような形状であるかによって決まる。エッチング分布を均一化させる磁場が得られるような磁石の構成が採用される。例えば、リング状の永久磁石や電磁石等が用いられる場合もある。

本実施形態のスパッタリング装置のもう一つの大きな特徴点は、基板ホルダー5に移動機構58が設けられている点である。再び図2を使用してこの点を具体的に説明する。移動機構58は、基板ホルダー5のホルダー支柱53を保持した保持アーム581と、保持アーム581に連結された上下駆動源582とから主に構成されている。
図2に示すように、エッチングチャンバー2Dの下面には開口が形成されており、ホルダー支柱53はこの開口に挿通されている。そして、ホルダー支柱53の下端には、アーム取り付け板583が固定されている。保持アーム581の先端は、このアーム取り付け板583に固定されている。

上下駆動源582は、例えば保持アーム581が螺合する上下方向に長い精密ねじと、精密ねじを回転させるサーボモータ等から構成される。上下駆動源582が駆動すると、精密ねじが回転して保持アーム581が上下動する。この結果、基板ホルダー5が全体に上下動する。尚、エッチングチャンバー2Dの下面の開口の縁とアーム取り付け板583との間には、ベローズ584が気密に設けられている。このため、ホルダー支柱53の上下動を許容しつつエッチングチャンバー2Dの下面の開口の部分の気密封止が図られている。

上記移動機構58は、プラズマPが進入しない程度の僅かな隙間を残して基板ホルダー5の基板9を保持する側の面がシールド81の他端の開口の縁に接近した位置である閉位置と、基板ホルダー5の基板9を保持する側の面がシールド81の他端の開口の縁から所定距離離間した位置である開位置との間で、基板ホルダー5を移動させるものである。

即ち、移動機構58は、基板ホルダー5を上昇させて閉位置に位置させる。この位置は図2に点線で示す位置であり、この位置では、基板ホルダー5の基板9を保持する側の面とシールド81の他端の開口の縁とは、1〜2mm程度の僅かな隙間を残して接近している。プラズマはある程度小さな空間になるとその空間には進入しない性質を有しており、この隙間を通ってのプラズマPの拡散が防止されるようになっている。尚、隙間がどの程度小さければプラズマが拡散しないかは圧力にも依存する。本実施形態のような装置が通常使用する圧力範囲では、隙間の大きさが2mm以下であれば、問題となるプラズマPの拡散は生じない。

また、隙間がゼロ即ち基板ホルダー5の基板9を保持する側の面によってシールド81の他端の開口が閉じられるような構成であっても構わない。この場合は、基板ホルダー5の基板9を保持する側の面とシールド81の他端の開口の縁との衝突による破損を防止するため、緩衝材をどちらかに設けるとよい。緩衝材は、ステンレス等の耐プラズマ性を有する材料である必要がある。

また一方、移動機構58は、基板ホルダー5を下降させて、開位置に位置させる。この位置は図2に実線で示す位置であり、この開位置では、基板ホルダー5に基板9を保持させる動作及び前記基板ホルダーから基板9を取り去る動作が可能となる。即ち、図1に示すセパレーションチャンバー1内の搬送ロボット11のアームは、ゲートバルブ21を通してエッチングチャンバー2D内に進入し、基板ホルダー5に基板9を配置したり、基板ホルダー5から基板9を取り去ったりすることができる。尚、「基板ホルダーの基板を保持する側の面」とは、基板を実際に保持している面のみを意味する表現ではなく、「基板ホルダー又は基板ホルダーに一体的に取り付けられた他の部材の表面のうち基板を保持する側に位置している表面」という意味である。

次に、上記構成に係る本実施形態のスパッタリング装置の動作について説明する。
まず、図1に示す一方の外部カセット40に収容された所定数の未処理の基板9が、オートローダ4によって一方のロードロックチャンバー3内のロック内カセット31に収容される。セパレーションチャンバー1内の搬送ロボット11は、ロック内カセット31から基板9を一枚ずつ取り出し、エッチングチャンバー2Dに送る。尚、エッチングチャンバー2Dに送られる前又は後に、基板9は必要に応じてプリヒートチャンバー2Bに送られて予備的に加熱される。

エッチングチャンバー2Dは、排気系によってセパレーションチャンバー1と同程度まで予め排気されており、図2に示すゲートバルブ21が開けられて基板9がエッチングチャンバー2D内に搬入される。移動機構58は基板ホルダー5を予め前述した開位置に移動させており、搬送ロボット11は、基板9を基板ホルダー5の上に載置する。

このようなスパッタリングを行った後、基板9は、必要に応じて冷却チャンバー2Cで冷却された後、一方又は他方のロードロックチャンバー3に送られ、ロック内カセット31に収容される。上記のような処理を、ロック内カセット31から基板9を一枚ずつ取り出して行う。すべての基板9が処理されて一方又は他方のロック内カセット31に収容されると、図1に示すオートローダ4が動作し、一方又は他方のロック内カセット31の処理済みの基板9を一方又は他方の外部カセット40に収容する。これで、装置の一連の動作が終了する。

上記動作に係る本実施形態のスパッタリング装置では、シールド81が他端の開口以外に開口を有しない形状であり、この開口は、プラズマPが拡散しない程度の小さな隙間を残して基板ホルダー5によって閉じられるので、従来のようなプラズマPの拡散によるプラズマ密度の不均一化が生じない。このため、前工程エッチングを高い均一性で行うことができる。

上記動作において、ガスを導入した後に基板ホルダー5を閉位置に移動させるのは、プラズマ形成空間内へのガスのコンダクタンスを十分確保する意味で好適な構成となっている。即ち、基板ホルダー5を閉位置に移動させてからガス導入を開始すると、プラズマ形成空間へのガスの進入経路としては、基板ホルダー5とシールド81の他端の開口の縁との間の小さな隙間しかないので、十分なコンダクタンスが得られず、プラズマ形成空間に十分にガスを導入することができない。しかしながら、ガスを導入した後に基板ホルダー5を閉位置に移動させると、このような問題がない。同様に、処理後にエッチングチャンバー2D内を排気する場合も、排気のコンダクタンスを充分確保する意味から、基板ホルダー5を開位置に移動させてから排気するようにしている。
また、前工程エッチングをエッチングチャンバー2Dで行った後、真空中で基板9を搬送してスパッタチャンバー2Aで成膜を行うので、クリーニングされた基板9の表面が大気で汚損されることがなく、清浄な表面に成膜が行える。この点でも、本実施形態の装置は、良質な薄膜の作成ができるようになっている。

次に、基板処理装置の発明について補足的に説明する。
整合器72が基板ホルダー5と一体に移動する構成は、上述した通り、基板ホルダー5が移動しても整合器72から負荷側のインピーダンスが大きく変化しないという点で極めて好適な構成となっている。このような構成は、上述したスパッタリング装置に限らず、基板ホルダー5に高周波を印加するすべての基板処理装置に該当する。例えば、プラズマCVD(化学蒸着)装置等の多くのプラズマを利用した基板処理装置では、プラズマと高周波との相互作用によって基板9に負の自己バイアス電圧を与えるため、基板ホルダー5に高周波電圧を印加している。この場合でも、基板ホルダー5のみを移動させると、整合器72から見た負荷側のインピーダンスが変化してしまい、最適なインピーダンスマッチングが得られてない恐れがある。従って、このような基板ホルダー5に高周波電圧を印加するすべての基板処理装置に上記移動機構58の構成は有効である。

尚、上記実施形態のスパッタリング装置は、スパッタリングチャンバー2Aとは別のエッチングチャンバー2Dにおいて前工程エッチングを行うよう構成されたが、スパッタリングチャンバー2A内で前工程エッチングを行うよう構成することも可能である。この場合は、スパッタリングのためのターゲット等を備えたスパッタリングチャンバー2A内に前述した構成の基板ホルダー5、移動機構58及びプラズマ形成手段7等を設ければよい。

【発明の効果】
以上説明した通り、本願の請求項1のスパッタリング装置によれば、シールドが他端の開口以外に開口を有しない形状であり、この開口は、プラズマが拡散しないよう基板ホルダーによって閉じられるので、従来のようなプラズマの拡散によるプラズマ密度の不均一化が生じない。このため、前工程エッチングを高い均一性で行うことができる。
また、請求項2のスパッタリング装置によれば、上記請求項1の効果に加え、ガスが導入された後に基板ホルダーが閉位置に移動するので、プラズマ形成空間へのガスの導入が不十分になることが無いという効果が得られる。
また、請求項3のスパッタリング装置によれば、上記請求項1又は2の効果に加え、整合器が基板ホルダーと一体に移動するので、基板ホルダーを移動させても整合条件が大きく変化することはなく、インピーダンスマッチングが最適に維持される。このため、高周波電力の供給効率が高く維持されるという効果が得られる。
また、請求項4の基板処理装置によれば、整合器が基板ホルダーと一体に移動するので、基板ホルダーを移動させても整合条件が大きく変化することはなく、インピーダンスマッチングが最適に維持される。このため、高周波電力の供給効率が高く維持されるという効果が得られる。
