【発明の属する技術分野】
本発明は、ICチップ等に代表される電子部品の試験装置に関するものである。

【従来の技術】
半導体装置などの製造過程においては、最終的に製造されたICチップ等の電子部品に対して各種試験を施す必要があるが、そのような試験を自動的に行う装置として、例えば特開平11−333775号公報に開示されるような装置がある。

この装置は、まず、トレイに収納された試験前の部品を部品吸着用のノズル部材を有する第1搬送装置により吸着して第1バッファ装置に載せ、第1バッファ装置によりテストヘッド近傍まで搬送する。次に部品吸着用のノズル部材を有する第2搬送装置により第1バッファ装置上の部品を吸着してテストヘッドまで移送し、テストヘッドに部品を押し付けて、テストヘッドと部品を電気的に接触させることにより部品が正常であるか否かの試験を行う。そして試験後は、第2搬送装置によりテストヘッドから第2バッファ装置に部品を移載して、トレイ載置部まで搬送した後、第1搬送装置によって試験結果に応じた所定のトレイ上に部品を移し替えるように構成されている。

また、このような装置に使用するノズル部材は、一般的に、ノズル保持部と、部品を吸着する吸着部分とを有するノズル部とを含み、ノズル部がノズル保持部に対して上下方向に移動可能となるように接続されている。そして、トレイ又は第1バッファ装置に搭載された部品を第1搬送装置又は第2搬送装置に設けられたノズル部材で吸着するとき、又は第1搬送装置によりノズル部材に吸着された部品をテストヘッドに押し付けるときに、部品にかかる衝撃的な接触圧で部品が損傷するといった事態を避けるため、ノズル部とノズルシャフト部との間にばね等の弾性材を設けて当該接触圧を緩和している。

【発明が解決しようとする課題】
上記のようなノズル部材を用いると、第1バッファ装置に搭載された部品を第2搬送装置に設けられたノズル部材で吸着する場合、ノズル部材が部品に接触するときに生じる衝撃によって、部品が損傷することを防止するため、当該ノズルで吸着可能な限りで上記接触圧は弱いほうが好ましい。

一方、吸着ノズルで吸着した部品をテストヘッドに移送してテストヘッドに部品を押し付ける場合については、確実に部品をテストヘッドに接触させるためには比較的大きな接触圧が必要であって、部品吸着時の要求に適合する程度の弱い接触圧では、部品の試験不良が起こる可能性があり、より確実に試験ができる試験装置が求められていた。

本発明は、上記課題に鑑みてなされたものであって、ノズル部材と部品との接触時の衝撃により部品が損傷することを防止しつつ、より確実に部品の試験を行うことのできる試験装置を提供するものである。

【課題を解決するための手段】
本発明は、電子部品と電気的に接触して当該部品が正常であるか否かの試験を行うテストヘッドと、当該部品を吸着する吸着ノズル部材を有する移動可能な部品保持手段とを備え、当該部品保持手段により部品供給側から部品を吸着してテストヘッドまで搬送するとともに、テストヘッド上に押し付けて試験を行うようにした部品試験装置において、当該吸着ノズル部材は、部品を吸着して保持するノズル部と、上記ノズル部に接続されるノズルシャフト部と、上記ノズル部およびノズルシャフト部を保持する保持部とを備え、上記ノズル部が上記保持部に対して軸方向に一定範囲だけ移動可能とされるとともに、上記ノズル部を弾性的に最大突出位置に保持するように突出方向に付勢する第1弾性部材と、上記ノズル部が最大突出位置から反突出方向に所定量以上移動したときにこのノズル部に突出方向の付勢力を加える第2弾性部材とが設けられ、上記ノズル部の外周に軸方向移動可能な可動部材が配置され、この可動部材と上記ノズル部とに軸方向に相対向する当接部が設けられ、上記ノズル部が最大突出位置から反突出方向に所定量だけ移動したときに上記の相対向する当接部が互いに当接して、それ以上に移動するとそれに伴い上記可動部材が反突出方向に移動するように可動部材の移動範囲が設定され、この可動部材が上記第2弾性部材により突出方向に付勢されていることを特徴とする。

この構成によると、ノズル部が部品に押し付けられたときに、反力により、弾性部材の付勢力に反してノズル部が反突出方向に移動し、この場合、ノズル部の反突出方向の移動が所定量に達するまでは第1弾性部材の付勢力のみが作用し、上記移動が所定量以上になると第2弾性部材の付勢力も作用するため、段階的に異なった弾性力を得ることが可能となる。したがって、吸着ノズルと部品との接触時に生ずる衝撃によって部品が損傷することを防止しつつも部品をテストヘッドに押し付ける場合に大きな接触圧を与えることができ、より確実に試験を行うことが可能である。

又、ノズル部が反突出方向に移動するとき、上記の相対向する当接部が互いに当接するまでは第1弾性部材の付勢力のみが作用し、相対向する当接部が互いに当接すると第2弾性部材の付勢力も作用する。

また、上記弾性部材は、例えば空圧ダンパー等、チップに衝撃的な接触圧を与えないものであれば特に限定されないが、請求項2の発明のように、コイルばねにするほうが、弾性部材の小型化をすることができ、好ましい。

【発明の実施の形態】
本発明の実施形態について、図1〜図9を用いて説明する。ただし、本発明は以下の実施形態に限定されることはない。

図1及び図2は、本発明に係る部品試験装置を概略的に示している。これらの図に示すように、部品試験装置1(以下、試験装置1と略す)は、部品の搬送及び試験中の部品保持(固定)という機械的な役割を担うハンドラ2と、このハンドラ2に組込まれる試験装置本体3とから構成されている。

試験装置本体3は、上面にテストヘッド4を備えた箱型の装置で、テストヘッド4に設けられたソケット(図示省略)に部品をセットして該部品の入力端子にテスト電流を供給しつつ部品の出力端子からの出力電流を受けることにより部品の品質を判断するように構成されている。

試験装置本体3は、前記ハンドラ2に対して脱着可能に構成されており、図示を省略するが、例えば試験装置本体3を専用の台車に載せた状態でハンドラ2の下側から所定の挿着位置に挿入し、テストヘッド4をハンドラ2の基台2aに形成された開口部から後記テスト領域Taに臨ませた状態で固定することによりハンドラ2に対して組付けられている。なお、テストヘッド4と試験装置本体3とは必ずしも一体である必要はなく、テストヘッド4のみをハンドラ2に組付け、その他の部分をハンドラ2から離間した位置に配置してテストヘッド4に対して電気ケーブル等で電気的に接続するようにしてもよい。この場合には、試験装置本体3を除くハンドラ2そのものを本発明の部品試験装置とみなすことができる。

ハンドラ2は、同図に示すように、上部が側方に迫出した略箱型の装置で、トレイに収納された部品を取出して前記テストヘッド4に搬送し、さらに試験後の部品をその試験結果に応じて仕分けするように構成されている。以下、その構成について具体的に説明する。

ハンドラ2の基台2a上は、大きく分けて、トレイTrが収納されるトレイ収納領域Saと、テストヘッド4等が配置されるテスト領域Taの二つの領域に分けられている。

トレイ収納領域Saには、X軸方向に複数のトレイ収納部が並設されており、当実施形態では、図2の左側から順に第1〜第3の3つのトレイ収納部12〜14が並設されている。11,15は空トレイの仮置きスペース(以下仮置きスペースと略す。)である。そして、第1トレイ収納部12に試験前(未検査)の部品を載せたトレイTrが、第2トレイ収納部13に試験後の部品のうち不合格品(Fail)を載せたトレイTrが、第3トレイ収納部14に試験後の部品のうち合格品(Pass)を載せたトレイTrが各々収納されている。なお、各トレイTrは何れも共通の構造を有しており、図示を省略するが、例えばその表面には格子状に区画形成された複数の部品収納部が設けられ、ICチップ等の部品が各部品収納部に収納されるように構成されている。

各トレイ収納部12〜14は、夫々昇降可能なテーブル上に複数のトレイTrを積み重ねた状態で収納するように構成されており、最上位のトレイTrのみを基台2a上に臨ませた状態で配置し、それ以外のトレイTrを基台下のスペースに収納するように構成されている。

具体的には、図3に示すように、各トレイ収納部12〜14には、上下方向(Z軸方向)に延びるレール17が設けられ、このレール17にテーブル16が移動可能に装着されている。また、サーボモータ18により作動する前記レール17と平行なボールねじ軸19が設けられ、このボールねじ軸19がテーブル16のナット部分16aに螺合装着されている。そして、テーブル16上に複数のトレイTrが積み重ねられた状態で載置され、サーボモータ18によるボールねじ軸19の回転駆動に伴いテーブル16が昇降することにより、テーブル16上に積み重ねられたトレイTrの数に応じてその最上位のものが各開口部12a〜14aを介して基台上に配置されるように構成されている。

また、ハンドラ2の側壁には、図1に示すように各トレイ収納部12〜14に対応して扉12b〜14bが設けられており、これらの扉12b〜14bを開くことにより各トレイ収納部12〜14に対してトレイTrを出し入れできるように構成されている。

トレイ収納領域Saには、さらに図1及び図2に示すようにP&Pロボット(Pick & Place Robot)20が設けられている。

P&Pロボット20は、移動可能なヘッド23を有しており、このヘッド23によって第1トレイ収納部12のトレイTrから部品を取出して後述するシャトルロボット30A,30Bに受け渡すとともに、試験後の部品をシャトルロボット30A,30Bから受け取って第2トレイ収納部13又は第3トレイ収納部14のトレイTrに移載するもので、さらに仮置きスペース11、15とその他のトレイ収納部12〜14との間で空トレイTrを搬送するトレイ搬送装置としても機能するように構成されている。

詳しく説明すると、上記基台2a上にはY軸方向に延びる一対の固定レール21が設けられ、これら固定レール21にヘッド支持部材22が移動可能に装着されている。また、図示を省略するが、サーボモータにより回転駆動されて前記固定レール21と平行に延びるボールねじ軸が基台2a上に設けられ、このボールねじ軸が前記支持部材22に設けられたナット部材(図示省略)に螺合装着されている。さらに、詳しく図示していないが、前記支持部材22にX軸方向に延びる固定レールが設けられてこの固定レールにヘッド23が移動可能に装着されるとともに、サーボモータにより回転駆動されて前記固定レールと平行に延びるボールねじ軸が設けられ、このボールねじ軸がヘッド23に設けられたナット部分に螺合装着されている。そして、上記各サーボモータによるボールねじ軸の回転駆動に応じて支持部材22がY軸方向に、ヘッド23がX軸方向に夫々移動することにより、ヘッド23が前記トレイ収納部12〜14及び仮置スペース11,15及びシャトルロボット30A,30Bの後記部品受渡し位置P1を含む範囲で平面的に移動(X−Y平面上を移動)し得るように構成されている。

ヘッド23には、複数のノズル部材が搭載されており、当実施の形態では部品吸着用の一対のノズル部材24a,24bとトレイ吸着用のノズル部材25との合計3つのノズル部材が搭載されている。

部品吸着用の各ノズル部材24a,24bは、ヘッド23に対して昇降及び回転(ノズル軸回りの回転)が可能となっており、図示を省略するがサーボモータを駆動源とする駆動機構により夫々作動するように構成されている。そして、第2トレイ収納部12等のトレイTr上、あるいはシャトルロボット30A,30Bの後記テーブル32の上方にヘッド23が配置された状態で、各ノズル部材24a,24bの昇降動作に伴いトレイTrに対する部品の出し入れ等を行うように構成されている。なお、トレイTrへの部品の収納に際しては、このようなノズル昇降動作に加えて各ノズル部材24a,24bが回転することによりトレイTrに対して予め定められた方向で部品を収納し得るように構成されている。

トレイ用ノズル部材25は、ヘッド23に対して昇降動作のみが可能となっており、サーボモータ25aを駆動源とする駆動機構により作動するように構成されている。そして、部品の取出しに伴い空になったトレイTrを吸着した状態で、ヘッド23の移動に伴い第1トレイ収納部12から仮置きスペース11、15にトレイTrを移送するとともに、必要に応じて第1トレイ収納部12及び仮置きスペース11、15に収納されている空のトレイTrを吸着して第2又は第3のトレイ収納部13,14に移送するように構成されている。

トレイ収納領域Saには、さらに各シャトルロボット30A,30Bの部品受渡し位置P1の間にCCDエリアセンサからなる部品認識カメラ34(図示省略)が配設されている。このカメラ34は、P&Pロボット20の前記ヘッド23に吸着されている部品を下側から撮像するもので、試験終了後の部品をトレイTrへの収納に先立って撮像するように構成されている。なお、該部品認識カメラ34は、ヘッド23の各ノズル部材24a,24bに吸着されている2つの部品を同時に撮像し得るように構成されている。

一方、テスト領域Taには、前記テストヘッド4、一対のシャトルロボット30A,30B(第1シャトルロボット30A,第2シャトルロボット30B)及びテストロボット40が配設されている。

テストヘッド4は、上述の通り基台2aに形成された開口部からテスト領域Taの略中央部分に露出した状態で配設されている。テストヘッド4の表面には、部品をセットするための複数のソケット(図示省略)が配設されており、当試験装置1においては2つのソケットがX軸方向に並んだ状態で設けられている。

各ソケットには、それぞれ部品(ICチップ等)の各リードに対応する接触部(図示せず)が設けられており、各ソケットに部品を夫々位置決めすると、部品の各リードとこれに対応する接触部とが接触して該部品に対して導通試験や、入力電流に対する出力特性試験等の電気的試験が施されるように構成されている。

シャトルロボット30A,30Bは、トレイ収納領域Saとテスト領域Taとの間で部品を搬送しつつ前記P&Pロボット20およびテストロボット40に対して部品の受渡しを行う装置で、図2に示すように夫々Y軸方向に延びる固定レール31と、サーボモータを駆動源とする駆動機構により駆動されて前記固定レール31に沿って移動するテーブル32とを有している。そして、仮置きスペース11,15夫々の近傍に設定されたP&Pロボット20に対する部品受渡し位置P1と、テストヘッド4側方に設定されたテストロボット40に対する部品受渡し位置P2(供給部)との間で前記テーブル32を固定レール31に沿って往復移動させながら該テーブル32により部品を搬送するように構成されている。

テーブル32には、試験前の部品を載置するためのエリアと、試験後の部品を載置するエリアとが予め定められており、当実施形態では、図4に示すようにテーブル32のうちトレイ収納領域Sa側(同図では下側)が試験後の部品を載置する第1エリアa1とされ、その反対側が試験前の部品を載置する第2エリアa2と定められている。各エリアa1,a2には、夫々一対の吸着パッド33a,33bがX軸方向に所定間隔で、具体的にはテストロボット40の各搬送用ヘッド42A,42Bに設けられる一対のヘッド本体43a,43bの最小ピッチ、あるいはそれ以上のピッチであって、かつP&Pロボット20の前記ヘッド23のノズル部材24a,24bに対応する間隔で設けられおり、部品搬送時には、これらパッド33a,33b上に部品が置かれて吸着された状態で搬送されるように構成されている。

なお、各シャトルロボット30A,30BとP&Pロボット20及びテストロボット40との部品の受渡しは、例えば、以下のようにして行われる。

まず、P&Pロボット20から各シャトルロボット30A,30Bに試験前の部品を移載する際には、図5(a)に示すように部品受渡し位置P1の所定の位置にP&Pロボット20のノズル部材24a,24b(ヘッド23)が位置決めされ、ノズル部材24a,24bに第2エリアa2が対応するようにテーブル32が位置決めされ(この位置を第2ポジションという)、この状態でノズル部材24a,24bの昇降に伴いテーブル32上に部品が移載される。一方、シャトルロボット30A(30B)からP&Pロボット20に試験後の部品を移載する際には、図5(b)に示すようにノズル部材24a,24bに第1エリアa1が対応するようにテーブル32が位置決めされ(この位置を第1ポジションという)、この状態でテーブル32上の部品がノズル部材24a,24bの昇降に伴い吸着される。

また、テストロボット40からシャトルロボット30A(30B)に試験後の部品を移載する際には、図5(c)に示すように部品受渡し位置P2の所定の位置にテストロボット40の後記ノズル部材60a,60bがX軸方向に夫々位置決めされるとともに、各ノズル部材60a,60bに第1エリアa1が対応するようにテーブル32が位置決めされ(第1ポジション)、この状態でノズル部材60a,60bの昇降に伴ってテーブル32上に部品が載置される。一方、シャトルロボット30A(30B)からテストロボット40に試験前の部品を移載する際には、図5(d)に示すようにノズル部材60a,60bに第2エリアa2が対応するようにテーブル32が位置決めされ(第2ポジション)、この状態でノズル部材60a,60bの昇降に伴いテーブル32上から部品が吸着されるようになっている。

テストロボット40は、上述のように各シャトルロボット30A,30Bによりトレイ収納領域Saからテスト領域Taに供給される部品をテストヘッド4に搬送(供給)して該試験の間テストヘッド4に対して部品を押圧した状態で保持(固定)し、試験後は、部品をそのままシャトルロボット30A,30Bに受け渡す(排出する)装置である。

このテストロボット40は、シャトルロボット30A,30Bを跨ぐように基台2a上に設けられた高架2bに沿って移動する部品保持手段としての一対の搬送用ヘッド42A,42B(第1搬送用ヘッド42A,第2搬送用ヘッド42Bという)を有しており、これら搬送用ヘッド42A,42Bに夫々搭載された一対のヘッド本体43a,43b(第1ヘッド本体43a,第2ヘッド本体43bという)によりテストヘッド4に対して部品の供給及び排出を行うように構成されている。以下、図1,図2及び図6〜図8を参照しつつ搬送用ヘッド42A,42Bの構成について具体的に説明する。

各搬送用ヘッド42A,42Bは、夫々、前記高架2b上に配設されたX軸方向の固定レール45に沿って移動可能な一対の可動フレーム46a,46b(第1可動フレーム46a,第2可動フレーム46bという;単位フレーム)を有している。これらの可動フレーム46a,46bのうち第1可動フレーム46aにはサーボモータ47が固定されており、このサーボモータ47の出力軸にX軸方向に延びるボールねじ軸48が一体的に連結されるとともに、このボールねじ軸48が第2可動フレーム46bに設けられたナット部分49に螺合装着されている。また、サーボモータ50により夫々回転駆動される前記固定レール45と平行な一対のボールねじ軸51が基台2aに設けられ、これらボールねじ軸51が搬送用ヘッド42A,42Bの各第1可動フレーム46aに設けられたナット部分52に螺合装着されている。すなわち、サーボモータ50によるボールねじ軸51の回転駆動に伴い各搬送用ヘッド42A,42Bが固定レール45に沿って夫々X軸方向に移動するとともに、前記サーボモータ47によるボールねじ軸48の回転駆動に伴い、各搬送用ヘッド42A,42Bにおいて、図8の二点鎖線に示すように第2可動フレーム46bが第1可動フレーム46aに対して相対的にX軸方向に移動し得るように構成されている。

各可動フレーム46a,46b上には、図7及び図8に示すようにY軸方向に延びる固定レール54が夫々配設されている。各レール54には、ヘッド支持部材55が夫々移動可能に支持されており、これらヘッド支持部材55の先端部(図7では左側端部)に前記ヘッド本体43a,43bが夫々組付けられている。そして、各可動フレーム46a,46bに、サーボモータ57により駆動される前記固定レール54と平行なボールねじ軸58が夫々固定台56を介して支持され、これらボールねじ軸58がヘッド支持部材55に設けられたナット部分59に夫々螺合装着されている。これにより各サーボモータ57によるボールねじ軸58の回転駆動に伴い各ヘッド本体43a,43bが可動フレーム46a,46bに対して夫々Y軸方向に移動するように構成されている。

各ヘッド本体43a,43bには、図7に示すように部品を吸着する吸着ノズル部材60a,60b(第1ノズル部材60a,第2ノズル部材60b)が夫々設けられている。各ノズル部材60a,60bは、ヘッド本体43a,43bのフレームに対して昇降及び回転(ノズル軸回りの回転)が可能となっており、サーボモータを駆動源とする図外の駆動機構により駆動するように構成されている。

なお、ハンドラ2の上部には、図1に示すように防塵用のカバー2cが装着されており、テスト領域Ta及びトレイ収納領域Saを含む基台2a上の空間がこのカバー2cによって覆われている。

ここで、ノズル部材60a及び60bの構成について、図9、図10を用いて説明する。なお、ノズル部材60a及びノズル部材60bとは同一構成であるため、ここでは60aのみを説明する。

ノズル部材60aは、ノズル部610、ノズルシャフト部620及び保持部630を有している。ノズル部610の本体であるノズル部本体軸611、及びノズルシャフト部620は共に中空かつ軸状の形体であり、保持部630はノズルシャフト部620を包囲する大径筒状となっている。そして、ノズル部本体軸611は、その基端側(図9、図10では上側)の一部がノズルシャフト部620の中空部分に軸方向に移動可能なように嵌合され、ノズルシャフト部620より先端側(図9、図10では下側)に設置されている。なお、本実施形態では、軸方向は上下方向である。

さらに、ノズルシャフト部620は、その基端側に備えられたメインシャフト621の一部が保持部630の中空部分に挿入されて、保持部630より先端側に突出する状態に設置されている。また、メインシャフト621と保持部630との間には、軸受641が軸方向にずらして二個設置されることにより、ノズルシャフト部620が保持部630に対し軸周りに回転可能なように設置されている。そして、図外のR軸モータ等の回転駆動手段により、ノズルシャフト部620が回転駆動されるようになっている。なお、軸受641の数は二個に限定されず、任意の数を設定することが可能である。

以上より、ノズル部610、ノズルシャフト部620及び保持部630は、ノズル部本体軸611を先端にして、ノズルシャフト部620、保持部630の順に略同軸上に配列され、かつ、ノズル部610及びノズルシャフト部620は、保持部630に対し軸周りに回転可能なように接続されている。
