図3を用いて基板導入室20について説明する。図3は、仕切弁38が開状態の基板導入室20を示す概略断面図である。図3に示すように基板導入室20には、仕切弁38と、搬送ロッド40と、真空ジャケット41と、ポンプ42を備えた排気管44の一端とが備えられている。仕切弁38は、紙面上下方向に開閉可能なように構成されるゲートバルブ構造を有しており、閉状態の際には反応管16と基板導入室20とを仕切り、両者を密封できるように構成されている。また、図3に示すように仕切弁38が開状態の際には、基板導入室20から反応管16への基板30の移動が可能となっている。仕切弁38はステンレスで構成されており、閉状態の際に反応管16の開口部と基板導入室20とを密封できるようにその縁部にOリング46が備えられている。また、基板導入室20にはポンプ42を備えた排気管44の一端が連結されており、基板導入室20内を真空状態にできるように構成されている。

基板導入室20から反応管16に基板30を導入する際、まず、開閉式ハッチが備えられた導入口48から基板導入室20内に支持台29と共に基板30を導入し、搬送ロッド40上に載置する。搬送ロッド40は、基板導入室と連結した真空ジャケット41内に搭載されており、モータ又は磁石等の動力により上下左右に駆動可能となっている。この際、仕切弁38は閉じた状態となっている。次いで、ポンプ42の駆動により、排気管44から基板導入室20内の空気を排出し、基板導入室20内を真空状態とする。ここで、例えば反応管16内がアルゴンガス雰囲気である場合には、基板導入室20に導入管を連結し、かかる導入管からアルゴンガスを供給して、基板導入室20内をアルゴンガス雰囲気とする構成としてもよい。尚、基板30が移動する際に減光板50は、基板30の移動を阻害しないように可動部51を軸として倒れた状態となっている。

基板導入室20内が真空状態となった後、基板導入室20の仕切弁36を開き、支持台29ごと基板30を反応管16内に移動し、サセプタ28上に載置する。基板30及び支持台29の移動は、搬送ロッド40の駆動により行われる。また、基板30の搬送は、例えば、支持台29と脱着可能な他図示を省略する支持棒を用いてもよいし、サセプタ28と搬送ロッド40との間に図示を省略するレールを設け、その上をスライドさせて移動させてもよい。前記レールは、仕切弁38の開閉を阻害しないように設置し、更に、耐熱性の高い部材で形成することが好ましい。

図1に示すように、本実施の形態においては、サセプタ28と基板導入室20の仕切弁38との間には、減光板50が備えられている。減光板50は、サセプタ28の加熱によって発生した基板導入室20方向の輻射光を減光できるように反応管16内に設置されており、仕切弁38など反応管16の下流側(原料ガス排出側)に設置される部材にまで到達する輻射光の光量を低減させることができる。これにより、1700℃を超える高温で基板を加熱した場合であっても、仕切弁38等が輻射光による加熱によって変形や変質を起こすことを防止することができる。

減光板50は、不透明であり波長400〜2000nmの入射光の光量を50%低減できる不透明な石英で構成されている。このため、反応管16内に設置されるサセプタから放射される輻射光の光量を50%程度低減することができる。また、減光板50に用いられる不透明な石英としては、例えば、市販品のフロスト型拡散板(商品名:DFB、シグマ光機(株)製)を用いることができる。

減光板50の輻射光の進行方向における厚み(本実施の形態においては、原料ガスの進行方向における厚み)は特に限定されず、前記光量低減能力等を考慮して適宜選定することができる。また、減光板50のサイズについても特に限定はされず、反応管16の径に合わせて、輻射光の漏れが少ないように適宜設定すればよい。更に、本実施の形態においては減光板50として板状の部材を用いたが、複数の孔などを設け、原料ガスが通過可能な構造としてもよい。

本実施の形態において減光板50は、図4に示すように、可動部51を軸として約90°倒すことが可能な構造を有している。図4は、本実施の形態における減光板50の構造を説明するための概略図である。上述の通り、基板30をサセプタ28内に載置する際、減光板50を図4における矢印の方向に倒すことで、基板30の移動を遮ることなく、基板30をサセプタ28に載置することができる。

基板30上を通過した原料ガスは、反応管16内を下流方向へ流通し、排出管18及びポンプ34を介して装置外に排出される。また、供給管12a〜12cに備えられたMFC13a〜13c、ミキシングチャンバ14、バルブV1及びポンプ34は図示を省略するCPU等の制御手段によって各々制御されており、基板30上を通過する原料ガスの流れや濃度が均一になるように、前記制御手段によって反応管16内の原料ガスの流量及び圧力が調整されている。

尚、前記SiC半導体の製造過程においては、前処理として、原料ガスを導入するに先だってキャリアガス及びエッチングガスを導入して、基板30表面をエッチングする工程を施してもよい。その際、SiC基板は表面温度が1300〜1500℃程度に加熱されている。前記キャリアガスとしてはH2ガスが挙げられ、前記エッチングガスとしては、塩化水素及びH2ガスが挙げられる。

前記SiC薄膜のサセプタ28が1700〜2000℃付近にまで加熱されると、熱量に伴った光量とエネルギーとを有する輻射光がサセプタ28を中心に放射状に生じる。本発明においては、上流側に照射された輻射光については、拡散用減光シャワー板24よって減光して、ミキシングチャンバ14内の部材が過熱されるのを防止することができる。また、下流側に照射された輻射光については、減光板50によって減光し、減光板50よりも下流側に位置する基板導入室20の仕切弁38等が過熱されるのを防止することができる。このように、本実施の形態のCVD装置においては、1700℃を超える高温で基板30を加熱した場合であっても、シャワー板等の変形又は変質や、仕切弁38が変形して開閉不可能になるなどの弊害がない。このため、本実施の形態のCVD装置においては、約2000℃で結晶成長を行うことができ、成長速度を速めることができると共に、電気特性等の均一性に優れた高品質なSiC薄膜を得ることができる。
