(実施例1)
6インチの角形石英基板上に、CrをターゲットとしてスパッタリングガスとしてArを用い、成膜圧力0.3Pa、投入電力250W、成膜前加熱温度120℃でDCスパッタリング法にて、膜厚70nmのCr遮光膜を形成した。次に、このCr遮光膜上にCrをターゲットにして、スパッタリングガスとしてAr、反応性ガスとしてCO2、N2を用い、成膜圧力0.3Pa、投入電力250WでDCスパッタリング法にて、膜厚10nmのCrONCからなる反射率調整層を形成した。さらにこの反射率調整層の上に、CrをターゲットとしてスパッタリングガスとしてAr、反応性ガスとしてCO2、N2を用い、成膜圧力0.3Pa、投入電力250WでDCスパッタリング法にて、膜厚20nmのCrONCから成る反射防止膜を形成し、フォトマスクブランクを得た。
