本発明の基板収納ケースは、従来の収納ケースと比較して発塵が低減され、また、化学増幅型レジストを塗布したブランクスを収納した場合に、電子線描画やレーザ描画時のレジスト感度の安定化がなされ、高精度、高品質マスクが歩留りよく作製し得た。また、基板収納ケースの各構成部品が取り外し可能なので、ケースの洗浄が容易であった。
