【発明の属する技術分野】
本発明は、紫外線硬化型の粘着テープが貼付けられた物品に紫外線を照射することによって、前記粘着テープの粘着力を低下させる紫外線照射方法およびその装置に関する。

【従来の技術】
以下、半導体ウエハをリング状支持体に紫外線硬化型の粘着テープを介して貼り付けたマウントフレームに紫外線を照射することによって、ウエハ貼り付けテープ部分の粘着力を低下させるウエハ・マウントフレームに対する紫外線照射方法およびその装置を例に採って説明する。

一般に、半導体ウエハのダイシング工程に用いられる粘着テープは、半導体ウエハを安定良く強力に保持するために相当に強い粘着力をもっている必要がある。しかし、次工程であるダイボンディング工程においては、前記のダイシング工程によって分離された個々の半導体素子を粘着テープから分離しやすいように、予め、半導体ウエハを貼り付けている粘着テープ部分(ウエハ貼り付けテープ部分)の粘着力を低下させておく必要がある。

このため、従来から一般的に、粘着テープとしては粘着力の強い紫外線硬化型の粘着テープが用いられ、ダイシング工程の後にマウントフレームに紫外線を照射することによってウエハ貼り付け部分の粘着力を低下させる手法が用いられている。すなわち、第1の手法として、図6(a)、(b)に示すように、マウントフレームMFおよび紫外線ランプ11を固定した状態で一定時間紫外線をウエハ貼り付けテープ部分に照射している。

【発明が解決しようとする課題】
しかしながら、このような構成を有する従来例の場合には、次のような問題がある。
すなわち、第1の手法において、マウントフレームMFと紫外線ランプ11が固定配置されているために、一定時間紫外線を照射したとしてもマウントフレームMFの中央部とその両端部分とでは、紫外線の照射角度が異なるので均一な積算光量を得ることができない。その結果、マウントフレームMFの中央部分と両端とを比較すると、中央部分から両端に向かうに連れて粘着テープTの粘着力が十分に低下していないという問題がある。
