【発明の属する技術分野】
本発明は、磁気素子に関する。

【従来の技術】
近年、各種回路をLSI化すること等により電子機器の小型化が進められている。しかしながら、電源部については、インダクタやトランスのような磁気素子の小型化が遅れているため、他の部品ほど小型化は進んでいない。そのため、電源部が機器全体に占める容積比率は増大する一方である。

このような問題を解決するために、本発明者らは、平面コイルと磁性薄膜とを組み合せた平面型の磁気素子を研究開発し、既に実用化している。この磁気素子は、その形状から上述した問題に対して極めて有効であり、また、1MHz以上の高周波数領域での使用が可能である。

ところで、高周波数領域における上記磁性薄膜の透磁率は、回転磁化過程の状況に大きく依存する。理想的な回転磁化過程を実現するためには、磁化困難軸方向の励磁を一様な面内一軸磁気異方性のもとで行う必要があり、磁化困難軸方向の透磁率及び保磁力等が重要な物性値となる。また、高周波数領域における透磁率は、試料の様々な物性と複雑に相関している。異方性磁場は、その中でも透磁率(実数部)に対して最も高い相関を有するものの1つであって、その逆数は高周波透磁率の実数部に概ね比例している。

薄膜インダクタのような平面型の磁気素子には、1MHz以上の高周波数領域において高透磁率(実数部)であることが要求されるが、それぞれの設計に応じて最適な透磁率は異なる。そのため、薄膜インダクタ等の磁気素子において、高周波数領域での最適な透磁率を実現するためには、磁性薄膜がその面内で一軸磁気異方性を有すること及び異方性磁場を所望値に制御可能であることが必要となる。

一方、透磁率の虚数部には、(a)一般的なヒステリシス損失、(b)磁壁移動等による異常損失、(c)渦電流損失、及び(d)G−L−L(ギルバート−ランダウ−リフシッツ)方程式等であらわされる本質的な磁気モーメントの共鳴損失などが寄与する。磁化困難軸方向の励磁について低い保磁力が得られ且つ一様な一軸磁気異方性が得られた場合、(a)と(b)とは低減される。また、十分に大きな異方性磁場及び自発磁化のもとでは、強磁性共鳴周波数が高周波数化されるため、(d)の影響も低減される。しかしながら、(c)の渦電流損失については、磁性薄膜が軟磁性に優れるほどその影響が顕著であり、周波数の自乗で増大する。これを低減するためには、磁性薄膜の電気抵抗率を高めることが必要である。

また、薄膜インダクタのような平面型の磁気素子においては、磁性薄膜の飽和磁化が高いほど、扱うことが可能な電力や飽和電流の増大を期待することができる。したがって、薄膜インダクタ等の磁気素子には、磁性薄膜が高い飽和磁化を有することも必要である。

このように、上記薄膜インダクタには、磁性薄膜がその面内で一軸磁気異方性を有すること、異方性磁場を所望値に制御可能であること、高い電気抵抗率を有すること、及び高い飽和磁化を有すること等が要求される。なお、一般に、上述した要求は薄膜インダクタ以外の平面型の磁気素子においても同様である。例えば、磁気ヘッド等については、記録密度の増大、磁気記録媒体の高保磁力及び高エネルギー積化、並びに動作周波数の高周波化に伴い、高周波数領域において低損失であり且つ高い飽和磁化を有する磁性薄膜が要求されている。

本発明者らが既に実用化している平面型の磁気素子、具体的には、複数の非晶質相を有するFe−Co−B−C系の磁性薄膜を用いた薄膜インダクタは、超小型DC−ACコンバータのような電力用途デバイスに使用されており、この磁性薄膜は上述した特性を兼ね備えている。

すなわち、この磁性薄膜は、単純な結晶質のパーマロイやFe系結晶質合金のような古典的な結晶質軟磁性材料に比べて一桁大きい120〜200μΩcm程度の抵抗率を有している。そのため、この磁気素子においては、渦電流損失が比較的抑制されている。また、この磁性薄膜は、高い飽和磁化、面内一軸磁気異方性、及び十分な軟磁性を実現し、さらに、半導体プロセスにおける熱等に対して高い耐性を有している。

しかしながら、上記磁性薄膜はこのように優れた特性を有しているのにも関わらず、電力用途のインダクタ等に適用された場合に、通常、単層構造ではなく、複数の磁性薄膜を積層した積層構造が採用される。その理由を以下に説明する。

電力用途のインダクタでは大量の磁束が駆動されるため、上述した磁性薄膜を用いた場合には、磁性薄膜の厚さを5μmから10μm以上とすることが必要である。単層構造でこのような厚さを実現した場合、磁性薄膜が例え100μΩcm以上の抵抗率を有していたとしても渦電流損失が過剰となり、実用的な磁気素子効率を得ることができない。

それに対し、複数の磁性薄膜を積層し、それぞれの磁性薄膜間に絶縁層を介在させた場合、個々の磁性薄膜を厚く形成する必要がないため、渦電流損失を抑制することが可能である。しかしながら、積層構造は単層構造に比べて製造プロセスが複雑であるため、スループットの低下やコストの上昇を招くという問題を生ずる。

また、磁気素子を信号処理用素子として用いる場合、今後、数100MHz〜数GHzの周波数領域で駆動されることが予想される。しかしながら、このように極めて高い周波数領域では、磁性薄膜の厚さ方向に関して電場磁場の減衰が著しい。そのため、上述した磁性薄膜のように抵抗率が不十分な磁性薄膜を積層した積層構造を採用することは非現実的である。

このような極めて高い周波数領域においては、単層構造を採用することが望ましく、この場合、磁性薄膜には少なくとも200μΩcmの抵抗率が、実用的には300μΩcmの抵抗率が必要となる。すなわち、磁気素子には、磁性薄膜の抵抗率を高めることが求められている。

【発明が解決しようとする課題】
以上説明したように、磁気素子の高性能化、低コスト化、及び高周波数領域での十分な磁気素子効率を実現するために、渦電流損失をさらに低減すること、すなわち、磁性薄膜の電気抵抗率をさらに高めることが切望されている。しかしながら、一般に、軟磁気特性は組成や構造に大きく影響されるため、磁性薄膜の軟磁気特性を維持しつつ電気抵抗率をさらに高めることは極めて困難である。

本発明は上記問題点に鑑みてなされたものであり、十分な軟磁気特性を有し且つ高い電気抵抗率を有する磁性薄膜を有する磁気素子を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するために、本発明は、磁性薄膜と、前記磁性薄膜と対向して配置された平面型コイルとを具備し、前記薄膜は、組成式(Fe1- αCoα)1- β(B1- χ - δNδXχ)βであらわされる磁性材料(式中、α、β、χ及びδはそれぞれ下記不等式を満たし、Xは4B族元素を示す)を含み、その膜面に実質的に平行な一軸磁気異方性を有し、第1の領域と第2の領域とを有しており、前記第1の領域は前記第2の領域に比べてFe及びCoをより高い濃度で含有し、前記第2の領域は前記第1の領域に比べてB、N及びXをより高い濃度で含有した非晶質相であり、前記第1の領域は複数の島状部からなり、前記第2の領域は前記複数の島状部の間に位置し且つ網目状の形状を有していることを特徴とする磁気素子を提供する。

【発明の実施の形態】
以下、本発明について図面を参照しながらより詳細に説明する。

図1は、本発明の一実施形態に係る磁気素子において使用する磁性薄膜を概略的に示す平面図である。図1において、参照番号10は磁性薄膜を示している。この磁性薄膜10は、組成式(Fe1- αCoα)1- β(B1- χ - δNδXχ)βであらわされる磁性材料を含有する。なお、上記組成式において、α、β、χ及びδはそれぞれ下記不等式を満たし、Xは4B族元素を示す。

図1に示すように、磁性薄膜10は、島状の領域11と網目状の領域12とを有している。領域11は遷移金属リッチであり、領域12に比べてFe及びCoをより高い濃度で含有している。一方、領域12は非金属リッチであり、領域11に比べてB、N、及びXをより高い濃度で含有している。遷移金属リッチの領域11は、非晶質相、結晶質相、或いは非晶質相と結晶質相との混相である。すなわち、領域11は様々な結晶状態を取り得る。それに対し、非金属リッチの領域12は、非晶質である。

この磁性薄膜10の特徴について、本発明者らの米国特許第5,522,946号において開示される磁性薄膜と比較しながら以下に説明する。米国特許第5,522,946号が開示する磁性薄膜は、FeとCoとBとCと任意にC以外の4B族元素とからなるFeベースの合金を磁性材料として含有している。この磁性材料を用いて、適当な組成比及び成膜条件のもとで磁性薄膜を成膜することにより、図1に示すのと同様の、遷移金属リッチの領域及び非金属リッチの領域が形成される。

米国特許第5,522,946号が開示する磁性薄膜は、高い飽和磁化を有し且つ軟磁性に優れている。この磁性薄膜は、さらに、一軸磁気異方性の誘導・制御が可能であり、優れた高周波磁気特性を有している。

また、米国特許第5,522,946号が開示する磁性薄膜においては、遷移金属リッチの領域が島状に形成され且つ非金属リッチの領域が網目状に形成されている。すなわち、この磁性薄膜は、グラニュラ構造を有している。

この非金属リッチ領域においては、高い抵抗率を有する材料であるボロンカーバイド或いはそれに類似の構造が形成されているものと考えられる。このように、この磁性薄膜においては、高い抵抗率を有する非金属リッチ領域がパーコレーションネットワークを形成しているため、比較的高い抵抗率が得られる。

この磁性薄膜10は、全てのCが或いは一部のCがNで置換されている点で、米国特許第5,522,946号が開示する磁性薄膜と大きく異なる。上述のように、米国特許第5,522,946号が開示する磁性薄膜の非金属リッチ領域においては、ボロンカーバイド或いはそれに類似の構造が形成される。それに対し、この磁性薄膜10の非金属リッチ領域12においては、ボロンナイトライド或いはそれに類似の構造が形成される。

ボロンカーバイドは優れた抵抗体であるが、ボロンナイトライドはそれよりもさらに優れた抵抗体(Eg=4.6eV)である。したがって、この磁性薄膜10によると、より高い電気抵抗率を得ることが可能となる。なお、磁性薄膜10の非金属領域12中では、ボロンナイトライドではなくそれに類似の構造が形成されることも考えられるが、米国特許第5,522,946号が開示する磁性薄膜と、この磁性薄膜10との間の電気抵抗率の関係は、ボロンカーバイドとボロンナイトライドとの間の抵抗率の関係と同様であると考えられる。

このように、非金属リッチ領域12に高い抵抗率を有する材料を用いることにより磁性薄膜10の抵抗率を高めることが可能であるが、そのような材料の全てにおいて上述した構造の磁性薄膜10を形成することができる訳ではない。これは、以下の理由による。

非金属元素は非金属リッチの領域12に高い濃度で含有されるが、遷移金属リッチの領域11にも含有される。遷移金属リッチの領域11に含まれる非金属元素は、領域11の非晶質化或いは微結晶化に寄与する。さらに、遷移金属リッチの領域11に含まれる非金属元素は、価電子授受や格子間距離に影響を与え、それにより磁性薄膜10の磁気特性に影響を与える。したがって、米国特許第5,522,946号が開示する磁性薄膜において得られた軟磁性等を維持するためには、遷移金属リッチの領域11に対して同様の効果を与え得る非金属を用いる必要がある。

低原子番号の原子間では価数に応じてイオン化傾向等が大きく異なるが、その中でもNは遷移金属リッチの領域11における挙動が最もCに近い元素である。すなわち、NはCの代替に最適であり、CをNで置換した場合においても、米国特許第5,522,946号が開示する磁性薄膜において得られた優れた特性は維持される。

このように、この磁性薄膜10によると、従来のFe−Co−B−C系の磁性薄膜が有する優れた軟磁性等を維持しつつ、より高い電気抵抗率を実現することが可能となる。したがって、磁気素子にこの磁性薄膜10を用いた場合、渦電流損失により生ずる問題を回避するために、従来のような多層構造を採用する必要がない。すなわち、単層構造で、或いは積層数のより少ない多層構造で、渦電流損失による問題を回避することが可能となる。

上記磁性薄膜10は、通常、1μm〜10μm程度の厚さに形成される。なお、GHz帯域での使用が想定される場合は、1μm以下、或いは0.1μm以下に形成される場合もある。また、上記磁性薄膜10において、遷移金属リッチの領域11は、通常、平均径が5〜10nmとなるように形成される。領域11の平均径をこのような範囲内とすることにより、優れた軟磁性等を得ることができる。

上記磁性薄膜10は、通常、組成式(Fe1- αCoα)1- β(B1- χ - δNδXχ)βであらわされる磁性材料のみから実質的になる。Xは4B族元素、すなわちC、Si、Ge、Sn、及びPbを示す。元素Xは任意成分であり、したがって、上記磁性薄膜10は元素Xを含有しないものであってもよい。また、上記磁性薄膜10は、Xとして4B族元素から選ばれる複数種の元素を含有することができる。なお、その場合、例えば磁性薄膜10がXとして2種類の元素X1及びX2を含有するとすると、X=X11- γX2γ(0<γ<1)なる関係を満たす必要がある。

上記組成式において、χは不等式0≦χ<1に示す関係を満たせば特に制限はないが、不等式0≦χ≦(1−2δ)/5に示す関係を満たすことが好ましい。χが(1−2δ)/5を超えると、十分な量のボロンナイトライドが形成されない、或いは4B族元素Xが低抵抗の状態をとることがあり、磁性薄膜10の電気抵抗率が不十分となるおそれがある。

上記磁性薄膜10が元素Xを含有する場合、XはC、Si、及びSnから選ばれることが好ましい。Xとしてこれら元素を用いた場合、安定なマトリクス構造を形成しつつ、優れた軟磁性を得ることができる。

上記組成式において、αは不等式0<α<1に示す関係を満たせば十分な自発磁化を得ることができるが、不等式0.1≦α≦0.5に示す関係を満たすことが好ましい。この場合、より高い自発磁化を得ることができる。特に、αが0.25程度である場合、自発磁化に関して最も有利である。

また、上記組成式において、βは不等式0.05≦β≦0.55に示す関係を満たす。βが0.55を超えると、例えαが0.25程度であったとしても、室温での自発磁化が実質的にゼロになることがある。一方、βが0.05未満である場合、微結晶ではない結晶化が生じ易く、BやN等を添加することにより生ずる効果、例えば電気抵抗率を高める効果や優れた軟磁性を得る効果が得られないことがある。βは0.4以下であることが好ましい。βを0.4以下とすることにより、一般的なフェライトのような従来の高抵抗率軟磁性材料より高い1Tesla以上の自発磁化を得ることができる。

上記組成式において、δは、不等式0<δ<1及び不等式χ+δ<1に示す関係を満たせば特に制限はないが、さらに、不等式(1−5χ)/2≦δに示す関係を満たすことが好ましい。この場合、ボロンナイトライドをより多く生成し、磁性薄膜10の抵抗率を高めることができる。また、遷移金属リッチ相に供給されるNの量を補償することができる。

総合すると、δとχとは不等式0.8≦2δ+5χ≦1.2を満たすことが好ましく、2δ+5χはほぼ1であることがより好ましい。この場合、上述した効果が特に顕著となる。

なお、上記組成式において、βはδやχに基づいて決定することが好ましい。その理由を以下に説明する。

上述したように、上記磁性薄膜10は、遷移金属リッチの島状領域11と非金属リッチの網目状領域12とを有している。すなわち、この磁性薄膜10は、グラニュラ構造を有している。磁性薄膜10がこのような構造を有している場合、導電性の領域11は絶縁性の領域12により囲まれるため、隣り合う領域11間での電気的導通が抑制される。そのため、上記磁性薄膜10によると、高い電気抵抗率を得ることができるのである。

このように磁性薄膜10の高い電気抵抗率は領域11によりもたらされる。したがって、磁性薄膜10の電気抵抗率には、領域12を構成する材料の抵抗率及び領域12の体積等が寄与する。

領域12を構成する材料の抵抗率及び領域12の体積は、いずれもδとχとに依存する。また、上述したように、例えば元素XがCである場合、非金属リッチの領域12中には、ボロンカーバイド(B4C)或いはそれに類似の構造と、ボロンナイトライド(BN)或いはそれに類似の構造とが形成される。さらに、領域12におけるボロンカーバイドやボロンナイトライド等の密度は、バルクのボロンカーバイドやバルクのボロンナイトライドと相関していると考えられる。

したがって、元素Xを含有させる場合、δ及びχに基づいて非金属リッチの領域12の体積を概算し、その体積と遷移金属リッチの領域11の体積との関係が最適となるようにβを決定することにより、優れた特性を有する磁性薄膜10を設計することが可能となる。なお、B、N、及びC等は非金属リッチの領域12だけでなく、遷移金属リッチの領域11中にも含有されるが、上記設計方法は十分に有用であると考えられる。

以上説明した磁性薄膜10は、例えば、PVD法(物理蒸着法)、CVD法(化学蒸着法)、磁性薄膜10の材料を溶射しロール法等を用いて急冷する方法、及び鍍金法等を用いて形成することができる。その中でも、PVD法を用いることが好ましい。これは、PVD法は量産性、膜質の安定性、及び成膜条件の制御性に優れているためである。例えば、PVD法の1つであるスパッタ法によると、磁性薄膜10の全ての材料を混合して作製したスパッタターゲットを所定のガス圧下で不活性ガスを用いてスパッタリングすることにより、磁性薄膜10を簡便且つ高速で得ることができる。

磁性薄膜10をスパッタ法を用いて形成する場合、スパッタターゲットは磁性薄膜10と等しい組成を有していなくてもよい。スパッタ法によると、通常、ターゲットの組成と形成される薄膜の組成とは異なる。したがって、磁性薄膜10において目的の組成を得るために、上述した組成の違いを考慮してスパッタターゲットの組成を設定しておくことが好ましい。

スパッタターゲットの作製方法に特に制限はないが、例えば、鋳込みや焼結等の方法を挙げることができる。その中でも焼結法は、他の方法に比べてより容易にターゲットを作製することができる。

焼結法によりFe−Co−B−C−N系のスパッタターゲットを作製する場合、その出発材料として、例えば、pure−Fe、pure−Co、B4C、及びBN等の混合物を用いることができる。また、必要に応じて、この混合物にpure−Bやグラファイト等を加えてもよい。

上記混合物中へはFe4Nのような遷移金属の窒化物をさらに加えることが好ましい。一般に、スパッタターゲット中に窒素を含有させた場合、窒素は他の元素に比べて、ターゲット中と薄膜中との間での濃度の差が大きい。すなわち、通常、ターゲット中の窒素濃度に比べ、薄膜中の窒素濃度は低濃度となる。したがって、Fe4Nのような遷移金属の窒化物をさらに加えることにより、磁性薄膜10中の窒素濃度を十分に高めることが可能となる。

以上説明した成膜法によると、ターゲットは磁性薄膜10に含有される全ての元素を含む。したがって、上記成膜方法によると、磁性薄膜10を支持する基板のような支持体とターゲットとの間の距離を短くした場合においても、磁性薄膜10の組成が不均一となることがない。また、この方法によると、支持体とターゲットとの間の距離を短くすることができるため、材料を高い効率で利用すること、すなわち高いスループットを実現することが可能となる。

なお、磁性薄膜10の組成変更の迅速性及び制御性や磁性薄膜10への不純物の混入防止等を優先する場合は、複数種のスパッタターゲット或いは複数種の蒸着源を用いて磁性薄膜10を形成してもよい。

上記磁性薄膜10には、その面内に一様な一軸磁気異方性が付与される。一軸磁気異方性の付与は、例えば、上記磁性薄膜10を磁場中で成膜すること、磁性薄膜10を成膜した直後に磁場中で熱処理すること、或いは磁性薄膜10を有する磁気素子を作製した後に磁場中で熱処理することにより行われる。また、磁性薄膜10が形成される支持体の表面を予め異方的な形状に形成すること、磁性薄膜10に異方的な応力を導入すること、或いは磁性薄膜10に各種エッチング法を用いてパターニングすることのように、機械的手法を用いて面内一軸磁気異方性を付与することも可能である。いずれの方法を用いたとしても、磁性薄膜10に面内一軸磁気異方性を付与することにより、磁化困難軸方向の励磁を高周波数領域での使用に適するように行うことが可能となる。

以上説明したように、上記磁性薄膜10は、従来の優れた磁気特性を有している。また、上記磁性薄膜10は、従来に比べてより高い抵抗率を有している。すなわち、上記磁性薄膜10を磁気素子に用いた場合、高周波励磁されたとしても渦電流損失は僅かである。言い換えると、上記磁性薄膜10に用いられる磁性材料は、品質係数Qが高い優れた高周波軟磁性材料である。したがって、上記磁性薄膜10を用いることにより、磁気素子における渦電流損失を十分に防止するために必要な磁性薄膜の積層数を、従来に比べて低減することができる。すなわち、十分な軟磁気特性、高い電気抵抗率、及び簡略化された構造を有し、且つ量産性に優れた磁気素子を得ることが可能となる。

以下、本発明の実施例について説明する。

(実施例1)
図1に示す磁性薄膜10を以下に示す方法により作製した。まず、熱酸化膜が形成された6枚のSiウエハにArガスを用いたドライエッチングを施して、それぞれの表面をクリーニングした。次に、マグネトロンスパッタリング装置を用い、下記表1に示す条件で、上記6枚のSiウエハ上に厚さ約1μmの磁性薄膜10を形成した。

なお、上記6枚のSiウエハ上に磁性薄膜10を成膜する際のArガス圧は、それぞれ、下記表1に示すように0.27、0.53、1.06、1.60、2.13、及び4.26Paとした。また、スパッタターゲットは下記表2に示す組成の焼結体を用いた。すなわち、本例においては、Fe、Co、B及びNを含有し且つCを含有しないスパッタターゲットを用いた。また、磁性薄膜10の膜厚は触針型表面粗さ/膜厚計を用いて確認した。

次に、それぞれの磁性薄膜10について薄膜X線回折法を用いて結晶性を確認したところ、実施例1に係る磁性薄膜10からはいずれもbcc格子のピークが検出された。すなわち、実施例1に係る磁性薄膜10は、いずれも結晶質相を含むことが確認された。また、実施例2及び比較例に係る磁性薄膜10はいずれも非晶質相であることが確認された。なお、X線の入射角は磁性薄膜10の膜面に対して2.0°とした。

以上示したように、磁性薄膜10の組成はスパッタガス圧に殆ど依存せず、電気抵抗率はスパッタガス圧に大きく依存する。これは、スパッタガス圧に依存して磁性薄膜10の構造が変化することを意味している。すなわち、上記結果は、実施例1及び2の磁性薄膜10が、従来のFe−Co−B−C系の磁性薄膜と同様にグラニュラ構造を呈し、スパッタガス圧に依存して遷移金属リッチの領域11のサイズや非金属リッチの領域12が形成するパーコレーションネットワークの状態が変化したこと示している。

実施例1の磁性薄膜10を586Kで熱処理した場合、図13に示すように、磁化困難軸保磁力は18〜約230A/mであり、実用上十分な軟磁性が得られた。また、実施例1の磁性薄膜10を576Kで熱処理した場合、図14に示すように、磁化困難軸保磁力は14〜約170A/mであった。図11に関して説明したように、実施例1の磁性薄膜10を576Kで熱処理した場合、スパッタガス圧を例えば1〜2Paとした場合、2000A/mを超える異方性磁場が得られている。また、図14に示すように、実施例1の磁性薄膜10を576Kで熱処理した場合、スパッタガス圧を例えば2Pa以下とした場合に十分に低い磁化困難軸保磁力が得られている。したがって、実施例1の磁性薄膜10を576Kで熱処理した場合、極めて大きな異方性磁場と低い磁化困難軸保磁力とを同時に得ることが可能となる。

以上示したように、上記実施例1及び2に係る磁性薄膜10においては、いずれも高い電気抵抗率を実現することができた。また、これら磁性薄膜10に面内一軸磁気異方性を付与したものは、高周波励磁に適した一軸磁気異方性及び高い飽和磁化を有し、且つ軟磁性に優れることが確認された。

本実施例において特筆すべきは、上述した特性を維持しつつ、軟磁性膜としては極めて大きい2000A/m以上もの面内一軸異方性磁場と20A/m以下の低い磁化困難軸保磁力との両立が可能とされた点である。すなわち、上記実施例によると、(a)高抵抗率が実現されるため渦電流損失が低減され、(b)高い異方性磁場及び高い自発磁化が実現されるため強磁性共鳴周波数の増加が可能となり、(c)低い保磁力が実現されるためヒステリシス損失の低減を図ることができる。したがって、高周波数領域においても十分に使用可能な磁性薄膜を得ることができた。

また、上述した磁気特性は、600Kを超える温度での熱処理を伴うことなく得られた。すなわち、上記磁気特性は、ポリイミド等を用いた一般的な半導体プロセスにおける耐熱温度の範囲内で熱処理することにより得られたものである。したがって、半導体プロセスの一工程において上記磁性薄膜10を形成した場合、例えば全ての工程を終えた後に磁性薄膜10への面内一軸磁気異方性の付与を行うことが可能となる。すなわち、上記磁性薄膜10によると、優れた量産性を実現することが可能となる。
