【発明の属する技術分野】
本発明は金型鋳造法に於いて使用する金型の離型処理技術の改良に係り、金型表面に所謂離型膜としての機能を有する窒化硼素皮膜(以下、BN皮膜と呼ぶ)を、ECRプラズマを用いた反応性スパッタリングによつて形成するようにした金型の離型処理方法に関するものである。

【従来の技術】
従前から、アルミ合金やマグネシゥム合金等を用いる金型鋳造に於いては、作業性や成型品外表面の平滑性の向上、金型寿命の延伸等を図るため、金型の表面に有機バインダ系や有機エマルジョン系、無機鉱物系等の離型剤を用いて所謂離型膜が形成されている。
しかし、上述の如き離型剤を用いた場合には、離型膜の不安定さに起因する成型品の表面欠陥や離型不良、有機物の炭化による金型の汚損等の発生が不可避であり、離型膜の形成に時間がかかって作業性が低下することとも相俟って、金属鋳造の現場に実用上様々な問題が生じている。

一方、上述の如き問題を解決するものとして、金型表面に耐摩耗性や耐剥離性、摺動性、離型性等に優れたボロンの窒素化合物の皮膜(窒化硼素皮膜)を形成し、当該BN皮膜を従前の離型剤から成る離型用皮膜に代えるようにした技術が開発されている。

即ち、窒化ホウ素(BN)は、結晶構造によって立方晶系閃亜鉛鉱型のもの(c−BN)と六方晶系のグラファイトと類似した構造のもの(h−BN)と六方晶系のウルツ鉱型のもの(w−BN)等に大別され、h−BNの方は、その特性がグラファイトに類似し、軟質ながらも摺動性に優れているため、固体潤滑剤として各種摺動部材の摩擦係数を下げるために用いられている。
また、c−BNの方はダイヤモンドに次ぐ高硬度を有しており、熱的・化学的安定性に優れると共に、高絶縁性と高熱伝導率を有しており、工具等の特に耐摩耗性を必要とする分野への応用研究が、多方面で進められている。
更に、w−BNの方は高硬度であって優れた熱的・化学的安定性を有しており、c−BNと同様に工具等の耐摩耗性が要求される分野への応用が研究されている。

ところで、前記h−BNは、低温下で容易に粉状体として合成することができ、また、各種物理的蒸着(PVD)法や化学的蒸着(CVD)法により容易に膜状にも合成することができる。
これに対して、c−BNは、これまで高温・高圧下で、またw−BNは高温下で夫々人工的に合成されるものであるためその製造コストが非常に高くなり、しかも合成される形態がバルク状になるため、応用範囲も限られていた。
そのため、c−BN及びw−BNを薄膜合成させようとする試みが、各種のPVD法やCVD法によって行われている。

例えば、特公平2−59863号には、ホウ素を含有する蒸発源から基体上にホウ素分を蒸着させ、この蒸着層に窒素を含むイオン種を発生するイオン発生源からイオン種を照射することによりBN膜を形成する方法に於いて、前記イオン種の加速エネルギーをイオン種の原子当たり5〜100keVとすること、蒸着及び照射をイオン種よりも低エネルギーレベルに活性化された窒素原子又は窒素化合物の雰囲気中で行うこと、基体に負のバイアスを印加すること等の方策を採用することにより、c−BN皮膜やw−BN皮膜を基体上に形成する方法が開示されている。

また、特開平5−163027号には、真空容器内に設けたイオンビームスパッター用イオン源からのアルゴンイオンビームスパッターにより金属ホウ素の成分を基体に蒸着し、同時にイオン照射用イオン源からAr/N2 =0.3の混合ガスのイオンを40keVの加速電圧下で照射することにより、成形型の表面に混合層を形成すると共に、その後前記混合ガスイオンの加速電圧を10keVにし乍らB/N組成比が約1となるように前記蒸着速度を調整することにより、混合層の外方にBN膜を形成すること、及び上記BN膜の形成に際して、混合ガスイオンの混合比(Ar/N)と加速電圧を調整することにより、前記BN皮膜をc−BN又はw−BN皮膜を形成し得ることが開示されている。

更に、特開平7−102360号には、真空容器内にボロン含有物質の蒸着源等を設け、基体上にボロン含有物質を蒸着(又はスパッターによる固着)させると共に、これと同時又は交叉或いは蒸着等の後にイオン源からN+ イオン等を蒸着面へ照射させ、基体上に到達するボロン(B)原子数と窒素(N)原子数の比(B/N輸送比)やイオン種、照射イオンの加速エネルギー、電流密度(イオン流密度)等を調整することにより、基板上に三層構造(第1層…B原子とc−BN又はw−BN、第2層…B原子とc−BN又はw−BNとh−BN、第3層…c−BN又はw−BNとh−BN)の皮膜を形成する方法が開示されている。

上記特公平2−59863号、特開平5−163027号及び特開平7−102360号等に開示の皮膜形成方法は何れも技術的に優れたものであり、高い実用的効用を奏するものである。
しかし、これ等の各皮膜形成方法にも解決すべき多くの問題点が残されている。
先ず、その中でも特に問題となる点は、何れの方法もB含有物質の蒸着機構(又はスパッター機構)と、基体の表面に形成した蒸着層へのイオン照射機構との両機構を夫々別個に必要とするため、皮膜形成装置の構造が複雑になり、設備の大型化や製造コストの高騰等を招くと云う難点がある。

また、上記従前の皮膜形成技術では、成形型との密着性、成型品の離型性、耐酸化性、平滑性、硬度等の点に於いて優れた特性を具備した皮膜を形成することができると述べられているが、現実の金型への適用に際しては、均一な厚みのc−BN又はw−BN皮膜を形成することは相当に困難であり、実用化は現実に不可能に近いと云う問題がある。

例えば、特公平2−59863号に於いては、「イオン種のイオン加速エネルギーをイオン種の原子当り5〜100keVに保つと共に、蒸着及び照射をイオン種よりも低エネルギーのレベルに活性化されたN原子又はN化合物の雰囲気下で行なわなければならない」が、一定のレベルに活性化されたN原子又はN化合物の雰囲気の中でイオン種のエネルギーレベルを所定値に保持することは相当に困難なことであり、結果として均一な皮膜厚さの、しかもc−BN相又はw−BN相の成分の高い皮膜を得ることができないと云う問題がある。

同様に、特開平5−163027号では、蒸着速度とイオンガスの混合比とイオン照射の加速電圧とミキシング時間の4種の制御要素を最適条件下に保持しなければ、所定の厚みc−BN又はw−BN皮膜を生成することが不可能である。換言すれば、4種の制御要素の内の何れの条件が欠けてもc−BN又はw−BN皮膜を生成することは不可能であり、実用的なc−BN又はw−BN皮膜を容易に得ることができないと云う問題がある。

このことは、特開平7−102360号に於いても同様であり、B/N輸送比とイオン種と照射イオンの加速エネルギーと電流密度(照射イオン電流の密度)の4種の制御要素を最適条件下におくことにより、3種類の成分の異なる皮膜層を基体1上に形成しようとするものであるが、現実には第1層(B原子と、c−BN並びにw−BNの何れか一方又は両方とから成る皮膜)の形成そのものが実験室的にも不可能に近いものであり、実用化を著しく計り難いと云う問題がある。

【発明が解決しようとする課題】
本発明は従前のBN皮膜の形成に於ける上述の如き問題、即ち▲1▼夫々独立したB含有物質のスパッター機構(又は蒸着機構)と、蒸着層上へのイオン照射機構とを必要とするため、皮膜形成装置の構造が複雑となって小型化を計り難いうえ、製造コストが高騰すること、▲2▼金属鋳造用金型等の外表面に、実際にc−BN皮膜やw−BN皮膜を形成することは著しく困難であり、実用化を図り難いこと、▲3▼c−BN皮膜やw−BN皮膜を形成するためには、B/N輸送比やイオン種、照射イオンの加速エネルギー等の多くの制御要素を最適条件下に保持する必要があり、皮膜形成装置の制御性等の点からも、現実にc−BN皮膜やw−BN皮膜の形成が著しく困難なこと等の問題を解決せんとするものであり、ECRプラズマ源からのイオンを用いて、高純度の固体ボロンターゲットのスパッタリングと基体上のボロン蒸着層の照射との両方を同時に行なうと共に、ボロンターゲット及び金型にDC又はRFバイアスを印加することにより、構造の比較的簡単な皮膜形成装置を用い、しかもより少ない制御要素のコントロールでもって、金属鋳造用金型の表面にc−BN又はw−BN成分の比較的高い離型用のBN皮膜を容易に形成できるようにした、ECRプラズマを用いた反応性スパッタリングによる金型の離型処理方法を提供するものである。

【課題を解決するための手段】
請求項1の発明は、磁場コイルとマイクロ波供給部と窒素ガスと希ガスの混合ガスの供給部とを備えた真空処理槽の内部に、粉体状の固体ボロンターゲットを配設すると共に、前記磁場コイルとマイクロ波供給部からの電磁エネルギーを用いた電子サイクロトロン共鳴法により前記混合ガスを電離して真空処理槽内にECRプラズマを生成し、プラズマイオンによって固体ボロンターゲットからスパッターさせたボロン原子を真空処理槽内に配設した金型の表面に固着推積させ、金型表面に窒化ホウ素皮膜を形成するようにした金型の離型処理方法に於いて、前記希ガスをアルゴンガスに、固体ボロンを高純度の固体ボロンにすると共に、固体ボロンターゲットに高電圧のDCバイアス電圧を印加し、更に金型に少なくともDC300Vのバイアス電圧又は高周波のRFバイアス電圧を印加するようにしたことを発明の基本構成とするものである。

請求項2の発明は、磁場コイルとマイクロ波供給部と窒素ガスと希ガスの混合ガスの供給部とを備えた真空処理槽の内部に、粉体状の固体ボロンターゲットを配設すると共に、前記磁場コイルとマイクロ波供給部からの電磁エネルギーを用いた電子サイクロトロン共鳴法により前記混合ガスを電離して真空処理槽内にECRプラズマを生成し、プラズマイオンによって固体ボロンターゲットからスパッターさせたボロン原子を真空処理槽内に配設した金型の表面に固着推積させ、金型表面に窒化ホウ素皮膜を形成するようにした金型の離型処理方法に於いて、先ず、前記金型に少なくとも300Vの高周波のRFバイアス電圧を印加した状態でBN皮膜を形成し、金型表面にc−BN相を多く含むBN皮膜を形成したあと、金型のバイアス電圧を減少させ、前記c−BN相を多く含んだBN皮膜の上にh−BN相のBN皮膜を形成するようにしたものである。

請求項3の発明は、磁場コイルとマイクロ波供給部と窒素ガスと希ガスの混合ガスの供給部とを備えた真空処理槽の内部に、粉体状の固体ボロンターゲットを配設すると共に、前記磁場コイルとマイクロ波供給部からの電磁エネルギーを用いた電子サイクロトロン共鳴法により前記混合ガスを電離して真空処理槽内にECRプラズマを生成し、プラズマイオンによって固体ボロンターゲットからスパッターさせたボロン原子を真空処理槽内に配設した金型の表面に固着推積させ、金型表面に窒化ホウ素皮膜を形成するようにした金型の離型処理方法に於いて、先ず、前記金型にh−BNを多く含むBN皮膜を形成したあと、金型に少なくとも300Vの高周波のRFバイアス電圧を印加して、前記BN皮膜の上にc−BN相を多く含むBN皮膜を形成し、その後金型のバイアス電圧を減少させて、前記c−BN相を多く含むBN皮膜の上にh−BN相のBN皮膜を形成するようにしたものである。

請求項4の発明は、磁場コイルとマイクロ波供給部と窒素ガスと希ガスの混合ガスの供給部とを備えた真空処理槽の内部に、粉体状の固体ボロンターゲットを配設すると共に、前記磁場コイルとマイクロ波供給部からの電磁エネルギーを用いた電子サイクロトロン共鳴法により前記混合ガスを電離して真空処理槽内にECRプラズマを生成し、プラズマイオンによって固体ボロンターゲットからスパッターさせたボロン原子を真空処理槽内に配設した金型の表面に固着推積させ、金型表面に窒化ホウ素皮膜を形成するようにした金型の離型処理方法に於いて、前記混合ガス内の窒素ガスの分圧を調整することにより金型表面へのBN皮膜の堆積速度を制御し、金型表面に近い部分のBN皮膜ほど、その堆積速度を小さくするようにしたものである。

【発明の実施の形態】
以下、図面に基づいて本発明の実施の形態を説明する。
図1は、本発明の実施に使用する金型用離型膜形成装置の断面概要図であり、図に於いて1は真空処理槽(チャンバー)、2は混合ガス供給口、3はマイクロウェーブ入射窓、4は排気口、5はボロンターゲット支持装置、6は金型支持装置、7はボロンターゲットのバイアス用電源、8は金型のバイアス用電源、9・10はプラズマ輸送用磁場コイル、11はマイクロ波供給部、12は窒素供給源、13はアルゴン供給源、14・15はマスフローコントローラ、16はガス混合部、17はターボ分子ポンプである。

前記真空処理槽(チャンバー)1はステンレス鋼等により所望の内容積を有する筒状体に形成されており、混合ガス供給口2やマイクロウェーブ入射窓3、排気口4等が設けられている。

前記ボロンターゲット支持装置5はセラミック製のるつぼ5aと、これを支持する電気絶縁材製の支持台5b等から形成されており、チャンバー1の壁面に支持固定されている。
また、前記るつぼ5a内には、純度が99.9%の粉体状の固体ボロン5cが適宜量充填されており、当該固体ボロン5cの充填層にはボロンターゲット用バイアス電源7の負極側が接続されている。
尚、ボロンターゲット支持装置5は、固体ボロン5cの外表面がチャンバー1の中心軸線上の共鳴点に位置するように配設されている。

前記金型支持装置6は金型保持架台6aと架台6aを回動並びに傾動させる駆動部6b等から形成されており、金型保持架台6aの前面に金型6cが、その表面(離型膜形成面)をボロンターゲット装置5と対向せしめた状態で固定されている。
尚、金型6cとしては、ダイス鋼等の特殊工具鋼の他に、一般的な鋼材も多く使用される。また、金型6cの外形寸法には、離型膜形成の点からの技術的な制約は無いが、チャンバー1の内容積から必然的に金型6cの外形寸法が制約を受けることは勿論である。

前記ボロンターゲットのバイアス用電源7は、るつぼ5a内の固体ボロン5cに負の直流バイアスを印加するものであり、約1〜10KVの直流電圧が印加される。
同様に、前記金型6cのバイアス用電源8は、支持架台6a上の金型6cに負の直流バイアスを印加するものであり、100〜500Vの直流電圧又は高周波のRF直流電圧が適宜に印加される。

尚、図1の実施形態に於いては、前記金型バイアス用電源8として直流電圧(DCバイアス)を用いているが、RFバイアス(例えば13.56MHzの100〜500Vの自己バイアス)を用い、後述するように金型6cの外表面に形成された堆積皮膜にイオンによるたたき作用を加え、これによって金属面との密着性を高めたり、皮膜密度を高めるようにしてもよい。

前記プラズマ輸送用磁場コイル9・10は、最大磁場が1500〜5000G程度となるように選定されており、後述するように、チャンバー1内に生成された高密度プラズマを磁場により移動させ、高密度プラズマによるボロン原子のスパッタリングやスパッターされたボロン原子のイオン化、金型6c側への移動等を促進する。

前記マイクロ波供給部10は公知の2.45GHzのマイクロ波を導波管を通してチャンバー1内の有磁場高密度プラズマ内へ供給するものであり、マイクロ波電力は1000W〜10KW程度の間に適宜に選定される。

前記窒素ガス供給源12及びアルゴンガス供給源13からは、マスフローコントローラ14・15を介して窒素N2 とアルゴンArの混合ガスが、所定の流量並びに混合比(N2 /Ar)でもってチャンバー1内へ供給される。
また、前記ターボ分子ポンプ17には2000〜5000l/sのターボ分子ポンプが用いられており、内径約1000〜1500mmφのチャンバー1内は、10-6torr程度の真空度にまで排気される。

即ち、本発明に於けるプラズマ源は前記磁場コイル10・11とマイクロ波供給部12とから構成したECRプラズマ源であり、所謂電子サイクロトロン共鳴法(Electron Cyclotoron Resonance ECR)により、チャンバー1内の混合ガス(放電ガス)を電離して高密度プラズマ(Ar及びN2 の不活性ガス放電、1011〜1012cm-3)を生成する。また、生成された高密度プラズマ(ECRプラズマ)は、磁場内でプラズマイオンスパッタリング法によりボロンターゲット(固体ボロン)5aからボロン原子をスパッターさせ、更に、前記スパッターされたボロン原子は、高密度プラズマ内でプラズマ電子と衝突することによりイオン化され、当該有磁場高密度プラズマ内で形成されたボロンのイオンが、金型6cの表面に順次固着・堆積し、これによってBN皮膜が形成されて行くことになる。

次に、本発明による離型膜の形成について説明する。
先ず、金型支持装置6の支持架台6aに離型膜を形成すべき金型6cを固定し、その被処理面がボロンターゲット支持装置5に保持された固体ボロン5cと略対向するように、駆動部6bの作動によって金型支持架台6aの姿勢調整を行なう。
また、ボロンターゲット支持装置5のるつぼ5a内へ純度99.9%の粉体状の固体ボロン5cを充填する。
尚、るつぼ5aはチャンバー1の中心軸線上の共鳴点に配置されており、固体ボロン5cと金型6cとの距離は50〜300mm程度に選定される。
更に、マイクロ波供給部11、両バイアス用電源7・8及び両磁場コイル9・10等をスタンバイの状態とする。

次に、ターボ分子ポンプ17を作動させ、チャンバー1内を10-7Torr程度の真空度にまで排気する。その後、混合ガス供給口2から所定流量のArガスのみを先ず供給し、Ar放電によって約30〜60分間、チャンバー1の内壁面や金型6cの内表面、ボロンターゲット5cの表面等を洗浄する。

次に、前記Ar放電下の洗浄が完了すると、N2 供給源を開放し、ガス混合部16に於いて形成した所定流量・所定混合比(Ar/N2 ≒0.5〜3.0)の混合ガスをチャンバー1内へ供給する。
この場合、混合ガスの供給によりチャンバー1の内圧は2〜5×10-3torr程度にまで上昇するが、その後はターボ分子ポンプ17の排気量とのバランスでほぼ10-3程度の定真空度に保持される。

マイクロ波供給部11からのマイクロ波入射電力は金型6cの大きさに応じて約100W〜10KW程度に調整される。
また、プラズマ輸送用磁場コイルの磁場は2000〜4000G程度に調整される。
更に、マイクロ波の入射により形成された高密度プラズマ(ECRプラズマ)イオンの衝突により、ターゲットである固体ボロン5cの温度が上昇すると、その抵抗率は急激に減少する(20℃の抵抗率4×106 Ωcmが300℃で約10-1Ωcmとなる)。固体ボロン5cの抵抗率が減少すると、電源7を調整して固体ボロン5cのバイアスが−2.5〜5.0KV程度の適宜の値に調整する。

一方、前記固体ボロン5cのバイアス電源の調整と同時に金型6cのバイアス電源8の方を調整し、金型6cに50〜500V程度のDCバイアスを印加するように金型バイアス電源8を調整する。

上述の如き状態下に於いて、ECRプラズマ源からのプラズマ中のイオン衝突によってボロン原子をスパッターさせ、金型6cの外表面に堆積膜(BN膜)を形成する。
尚、ターゲット表面の温度は赤外線放射温度計(図示省略)より連続的に測定されており、約600°〜800℃の温度にまで上昇する。

金型6cの外表面に堆積したBN皮膜を所謂c−BN相を多量に含む皮膜とするためには、堆積膜からの再スパッターを生じない限界付近の電圧(約300V)にまで、金型6cのバイアス電圧を上昇させ、堆積膜に混合作用を加える必要がある。
この混合作用を増強すると云う観点から、前記金型6cのバイアス電圧は高周波例えば13.56MHZ程度のRF自己バイアスとし、イオンやN2 励起原子によってBN皮膜に断続的なたたき作用を加えるのが、膜品質(密着性やc−BN相の量を増すこと)を高めるうえで好都合である。

金型6cの表面に形成するBN皮膜は、金型表面側をc−BN相の皮膜とし、その上方にh−BN相の皮膜を形成するのが望ましい。c−BN相は熱伝導性や機械的強度等に優れているからであり、また、h−BN相は潤滑性や平滑性に優れているからである。

また、BN皮膜の堆積速度は、そのスピードが遅い方(例えば0.2〜0.5nm/sec)が、BN皮膜の内部応力が圧縮応力性となり、皮膜の平滑化及び金型6c表面への密着性等の点で好都合である。
尚、BN皮膜の堆積速度を上昇させた場合には、BN皮膜の内部応力が前記とは逆に引っ張り性の応力となり、金型6cへの固着力が低下したり、膜質が粗になる等の不都合を生ずることになる。
しかし、金型6cの温度を上昇例えば300℃〜600℃に上昇させることにより、前記引っ張り性の応力は圧縮性の応力に変化するため、金型6cの温度を上昇させることにより、BN皮膜の堆積速度を上昇させて金型処理速度の向上を図りつつ、高品質のBN皮膜を形成することができる。

加えてECRプラズマの所謂シース作用、即ち金型表面の凹凸部を円滑につつみ込む作用を制御することにより、大きな凹凸のある金型表面であっても、表面全体に比較的均一な厚みのBN皮膜を容易に形成することが可能となり、ボロン原子イオン流の陰となる部分の皮膜厚さが小さくなったり、或いは膜形成が不均一になることを防止することができる。
尚、通常の金属鋳造用金型に於いては、数ミクロンの厚さを有する離型処理膜(BN皮膜)が形成されることになる。

【実施例1】
直径約150mmφ、長さ約300mmφのチャンバー1を用い、Ar/N2 =1、マイクロ波入力P=350W(2.45GHz)、チャンバー1の作動圧力2.4×10-3torr、ターゲットは固体ボロン(セラミックるつぼ…直径20mm、深さ5mm)、ターゲットバイアスはDC=2.5KVとして、作動時に於けるターゲットの温度とターゲットの抵抗率との関係を調査した。その結果、赤外線放射温度計を用いた計測によれば、ターゲット表面温度は約800℃であり、また、その時のボロンターゲットの抵抗率は約10-1Ωcmであった。

【実施例2】
ボロンターゲットのバイアスDC1kV、マイクロ波入力電力P200W(2.45GHz)、金型(高速度工具鋼20mm×20mm×厚さ2mm)のバイアス(浮遊電圧)の条件下で、N2 ガスの分圧と金型表面のBN皮膜の堆積速度との関係を調査した。
