【発明の属する技術分野】
本発明は、半導体基板、液晶表示器のガラス基板、フォトマスク用のガラス基板、光ディスク用の基板(以下、単に基板と称する)に対して基板処理を行う基板処理装置に係り、特に、吐出口から処理液を吐出して基板に供給する処理液供給ノズル内の処理液を温調する技術に関する。

【従来の技術】
従来、処理液供給ノズル内の処理液を温調する技術として、ノズルに接続される処理液配管を取り囲むように温調配管を配設した2重管構造のものがあり、処理液配管内の処理液は温調配管内の恒温水によって温調されてノズルから吐出するようにしている(例えば、特許文献1参照。)。
また、故障などによって処理液配管を交換することを鑑みて、処理液配管が掃抜可能に挿通される温調配管を温調室に備え、温調室の内壁と温調配管の外壁とで形成された密閉空間内に恒温水を流通しているものもある(例えば、特許文献2参照。)。

【発明が解決しようとする課題】
しかしながら、このような2重管構造を有する場合には、温調配管が大口径となり、ノズル移動時の処理液配管の曲率が大きくとれない。従って、基板の鉛直方向である上下方向の空間が必要になり、装置を上下方向に小型化することができないという問題がある。

かかる問題を解決するために、図16に示すような技術が提案されている。すなわち、平板状の液だまり部101を有するノズル102を、2つの温調板103が水平方向から挟み込んでノズル102内の処理液を温調する。これによって装置の小型化を実現している。しかし、温調板103がノズル102を挟み込む際に、温調板103とノズル102の液だまり部101との接触面から発塵して、その塵埃が基板などに付着して、欠陥などの不具合を生じる場合がある。

本発明は、このような事情に鑑みてなされたものであって、基板処理を精度良く行う基板処理装置を提供することを目的とする。

【課題を解決するための手段】
本発明は、このような目的を達成するために、次のような構成をとる。
すなわち、請求項1に記載の発明は、基板の処理を行う基板処理装置であって、吐出口から処理液を吐出して基板に供給する処理液供給ノズルと、前記処理液供給ノズルを挟み込んで、ノズル内の処理液を温調する温調部とを備え、前記処理液供給ノズルと前記温調部との接触面で発塵した塵埃を受ける受け部を配設し、前記受け部を、前記処理液供給ノズルと前記温調部との鉛直方向に沿った前記接触面よりも少なくとも下方に配設し、かつ、前記受け部よりも下方に前記接触面は無いことを特徴とするものである。

〔作用・効果〕
請求項1に記載の発明によれば、処理液供給ノズルと温調部との接触面から発塵した塵埃を受け部が受ける。塵埃を受け部が受けることで、基板などに付着する塵埃を低減させることができ、その塵埃の低減によって基板処理を精度良く行うことができる。また、処理液供給ノズルと温調部との接触面で発塵して下方に落下した塵埃が、処理液供給ノズルと温調部との鉛直方向に沿った接触面よりも少なくとも下方に配設された受け部により受けられる。従って、処理液供給ノズルと温調部との接触面で発塵した塵埃が落下して基板などに付着することをより一層確実に防止することができる。

【発明の実施の形態】
以下、本発明の実施例を、図面を参照しながら説明する。
<第1実施例>
図1は本発明の基板処理装置の第1実施例に係る回転式塗布装置の概略構成を示す平面図であり、図2は、その側面図である。

なお、この第1実施例では、基板処理装置としての回転式塗布装置、つまり、半導体ウエハ(以下、単に「基板」と呼ぶ)に処理液であるレジスト液を吐出して基板にレジスト処理を施す回転式塗布装置を例に採って説明する。

図1に示すように、この回転式塗布装置は、基板Wに処理液を供給して回転塗布する回転処理部10と、処理液を吐出するノズル20を把持するノズル把持部30と、このノズル把持部30を鉛直方向(Z軸方向)に移動させる垂直移動部40と、ノズル把持部30をY軸方向に移動させるY軸水平移動部50と、ノズル把持部30をX軸方向に移動させるX軸水平移動部60と、複数個(この第1実施例では、例えば6個)のノズル20を収納する待機部70とを備えている。

回転処理部10は、基板Wを水平姿勢で保持して回転駆動する回転保持部11と、この回転保持部11の周囲を取り囲み、基板Wから飛散される処理液が外方へ拡散するのを防止する中空の飛散防止カップ12とを備えている。飛散防止カップ12は、図示しない昇降機構によって昇降可能に構成されていて、基板Wが回転駆動される際に上昇して、基板W上に吐出された処理液がこの飛散防止カップ12の外側の周囲に飛散するのを防止する。このとき、飛散防止カップ12内に飛び散った処理液は、この飛散防止カップ12に設けられている図示しない廃液回収構造によって回収される。

図1,2に示すように、基板Wに異なる種類の処理液を吐出するための複数個(例えば6個)のノズル20が、待機部70にそれぞれ待機収納されている。使用時には、選択されたノズル20が待機部70から回転処理部10内の基板W上の所定位置に移動され、ノズル20の先端の吐出口から基板Wに向けて処理液を吐出するようになっている。

ここで、このノズル20について、図3および図4を用いて詳細に説明する。なお、図3(a)はノズル20の外観を示す概略斜視図であり、図3(b)はノズル20の温調面を示す概略斜視図である。図4(a)はノズル20の縦断面図であり、図4(b)はノズル20の側面図であり、図4(c)はノズル20の底面図であり、図4(d)は図4(a)に示したノズル20のB−B線断面図である。

図3(a)に示すように、ノズル20は、その先端部に、処理液配管21を通じて供給されてきた処理液を所定量貯める処理液だまり部22を備えている。処理液だまり部22は、次期吐出相当量の処理液を少なくとも貯めることができる程度の大きさとなっている。つまり、これから基板Wに吐出すべきワンショット分(例えば、1〜10cm3 )の処理液が処理液だまり部22に貯留されていて、処理液だまり部22に貯留された処理液が先端の吐出口25aから基板Wに向けて吐出されるようになっている。

具体的には、図3(b)に示すように、ノズル20の処理液だまり部22は、例えば、熱伝導部材と断熱部材とからなる平板型のハウジング23を備えている。ハウジング23の正面板23aおよび背面板23bは熱伝導部材で形成されており、ハウジング23の上面板23c、底面板23d、左側面板23eおよび右側面板23fは断熱部材で形成されている。熱伝導部材としては、例えば、アルミニウムや銅やカーボンなどが挙げられる。なお、熱伝導部材としてアルミニウムや銅を採用した場合には、このアルミニウムや銅の処理液との接液部分に、耐薬性の高い素材で被覆(フッ素樹脂コーティング)を施す。また、熱伝導部材としてカーボンを採用した場合には、このカーボンの処理液との接液部分に、耐薬性の高い素材で被覆(ダイヤモンドコーティング)を施す。

図4(a)〜(c)に示すように、ノズル20の処理液だまり部22は、上述の平板型のハウジング23で覆われている。図4(a)に示すように、処理液だまり部22は、体積当りの表面積が大きくなるようにするために、蛇行形状配管24で構成されており、曲がりくねった処理液流路を形成している。この蛇行形状配管24中に処理液を貯めることで、少なくとも次期吐出相当量の処理液が貯留されるようになっている。この処理液だまり部22の下端には、蛇行形状配管24に接続された突出部25が形成されており、この突出部25の先端には処理液を吐出するための吐出口25aが形成されている。また、図4(d)に示すように、ハウジング23と蛇行形状配管24との間には、熱伝導性の高い材料である高熱伝導充填材26が充填されている。ノズル20は、本発明における処理液供給ノズルに相当する。

ここで、ノズル把持部30について、図5を用いて詳細に説明する。なお、図5はノズル把持部30の概略構成を示す平面図である。ノズル把持部30は、ノズル20の処理液だまり部22を把持する一対の把持アーム31,31を備えている。各把持アーム31,31は、ベース部材32の上面に敷設されたレール33,33に沿ってY軸方向の互いに反対向きにスライド移動可能に取り付けられている。

一対の把持アーム31,31の基端側には、この一対の把持アーム31,31を互いに反対方向に水平移動させるリンク機構34と、このリンク機構34を駆動する駆動シリンダ35とが備えられている。リンク機構34は4節リンク構造を有し、リンク34aの一端とリンク34bの一端とが回動自在に連結され、リンク34cとリンク34dとの連結部が駆動シリンダ35のロッドに連結されている。さらに、リンク34bとリンク34dとの連結部およびリンク34aとリンク34cとの連結部がそれぞれ把持アーム31,31に取り付けられている。そして、駆動シリンダ35のロッドを伸長させると、一対の把持アーム31,31が互いに離反してノズル20を開放し、駆動シリンダ35のロッドを後退させると、一対の把持アーム31,31が互いに接近してノズル20の処理液だまり部22を把持する。

一対の把持アーム31,31には、処理液だまり部22を挟み込んで処理液だまり部22内の処理液を熱交換して温調する温調板36をそれぞれ備えている。後述する理由から明らかなように、温調板36を、処理液だまり部22の熱交換部(正面板23aおよび背面板23b)よりも大きくしている。温調板36は、本発明における温調部に相当する。

一対の温調板36,36の挟持面側には、処理液だまり部22に当接される挟持板36aが取り付けられている。また、挟持板36aの挟持面側とは反対側の表面には、熱電冷却素子としてのペルチェ素子36bが取り付けられている。ペルチェ素子36bは、熱電冷却効果により、挟持板36aを短時間で所定の温度に設定することができる。また、ペルチェ素子36bの挟持板36aとは反対側の表面には、ペルチェ素子36bからの発熱分を除去する冷却水を供給する冷却水循環部材36cが配設されている。冷却水循環部材36cの一端には、内部に冷却水を送り込むための冷却水供給管36Aおよび冷却水を外方に取り出すための冷却水排出管36Bが接続されている。この冷却水供給管36Aおよび冷却水排出管36Bは外部に設けられた冷却水供給装置(図示省略)に接続されている。

ここで、第1実施例の特徴部分でもある温調板36の構造について、図6を用いて詳細に説明する。一対の温調板36,36の互いに向かい合う挟持面側、すなわち挟持板36aの内側には、温度センサ36eを備える接触部36dおよび接触部36dから張り出した受け部37がそれぞれ設けられている。受け部37は、接触部36dの上方に位置する上方受け部37a,接触部36dの側方に位置する側方受け部37b,接触部36dの下方に位置する下方受け部37cにより構成されている。そして、一対の温調板36,36の狭持板36aが、ノズル20の処理液だまり部22を挟み込む。

より具体的には、一対の温調板36,36の接触部36d,36d内に処理液だまり部22を挟み込むことで処理液だまり部22と温調板36の接触部36d,36dとが接触し、鉛直方向に沿った接触面が形成される。このとき、図6の仮想線に示されているように、各受け部37a,37b,37cによりノズル20の外周が囲まれるので、ノズル20と接触部36dとの接触面で発塵する塵埃が外部に飛散するのを防止することができ、基板上に塵埃が付着することを低減することができる。

より具体的には、上方受け部37a,側方受け部37bがノズル20の上方および側方に塵埃が飛散するのを防止し、ノズル20と接触部36dとの接触面より下方に設けられた下方受け部37cがノズル20と接触部36dとの接触面で発塵した塵埃がノズル20の下方に落下するのを防止する。なお、図6の仮想線に示すように、一対の温調板36,36によりノズル20を挟み込んで保持する際に、それぞれの受け部37同士は接触することなく所定の間隔を隔てて近接されるのが好ましい。このような構成とすることにより、受け部37同士が接触して発塵原因となるのを防止しつつ、ノズル20と接触部36dとの接触面で発塵する塵埃の外部への飛散を抑制することが可能となる。

また、図2に示すように、回転塗布処理装置の所定位置には、ペルチェ素子36bを駆動制御するための制御部88と、この制御部88に電源電圧を供給するための電源部89とが備えられている。処理液だまり部22内の処理液の温度が温度センサ36eから制御部88に送られるようになっている。制御部88は、処理液が所定の温度に温調されるように温調板36のペルチェ素子36bへの電源電圧の供給を制御する。

温調動作時には、ノズル20が収納された状態で、このノズル20の処理液だまり部22を一対の温調板36,36で所定の押圧力で挟み込んで、つまり、処理液だまり部22の正面板23aおよび背面板23bと温調板36の凹部36d,36dとの接触圧を高めて当接させて、処理液だまり部22内の処理液を熱交換して温調する。

続いて、垂直移動部40,Y軸水平移動部50,およびX軸水平移動部60について、図1および図2を用いて詳細に説明する。図1,図2に示すように、ノズル把持部30は、このノズル把持部30を鉛直方向(Z軸方向)に移動させる垂直移動部40に取り付けられている。垂直移動部40は、ノズル把持部30を支持する支持部材41と、この支持部材41を昇降移動させる昇降駆動部42とを備えている。

まず、立設ポット80について説明する。図7に示すように、立設ポット80は、ノズル20を収納するための立設容器本体81を備えている。立設容器本体81の天部および底部は開口されており、立設容器本体81の天部の開口からノズル20が挿入されるようになっている。

続いて、立設ポット80の下側に位置する待機ポット90について説明する。待機ポット90は、ノズル20の突出部25が挿入される挿入孔91を上面側に形成した待機容器本体92を備え、待機中のノズル20の突出部25を溶剤雰囲気中に収納する。待機容器本体92の中央下部には溶剤を保持する溶剤貯留部93が形成され、その上方には溶剤空間94が形成されている。溶剤空間94には、溶剤を供給するための溶剤供給管95が接続されている。また、待機容器本体92におけるノズル20の突出部25の下方位置には、ノズル20から滴下する処理液を外方へ排出するための排出管96が接続されている。

なお、ノズル20が収納ポット71から取り出された状態において、待機ポット90の挿入孔91から立設ポット80への溶剤雰囲気の流入を防止するために、この挿入孔91を適宜に閉塞するようにしてもよい。よって、立設ポット80の下側の待機ポット90では、その挿入孔91にノズル20の突出部25が挿入されており、ノズル20の突出部25を溶剤雰囲気中に収納している。

次に、この第1実施例の回転式塗布装置の動作について説明する。図1に示すように、待機部70には、異なる種類の処理液を供給する処理液供給源(図示省略)に処理液配管21を介して接続された複数個(第1実施例では6個)のノズル20が収納ポット71に収納された状態で収納され、各ノズル20が待機状態にある。

回転式塗布装置は、予め定められた処理条件に従って基板Wに供給する処理液を選択し、これに対応したノズル20を選択する。ノズル20が選択されると、垂直移動部40、Y軸水平移動部50およびX軸水平移動部60が駆動され、ノズル把持部30が一対の把持アーム31,31を開いた状態でノズル20に接近する。一対の把持アーム31,31が開くことに伴って、それに備えられた一対の温調板36,36も開いた状態でノズル20に接近する。

一対の把持アーム31,31を駆動してノズル20を把持することで、処理液だまり部22を一対の温調板36,36が挟み込む。そして、垂直移動部40を駆動させて、把持したノズル20を上方に持ち上げ、Y軸水平移動部50およびX軸水平移動部60を駆動させて、ノズル20を回転処理部10の基板W上の所定位置、例えば基板Wの中央上方の位置に移動する。

基板W上の所定位置に移動したノズル20は、所定の温度に調整された処理液だまり部22内の処理液を基板Wの表面に吐出する。その後、基板Wが回転され、これによって基板Wの表面に処理液が回転塗布される。処理液の温度は所定の値に調整されているため、不適当な処理液の温度による薄膜の膜厚ばらつきを抑制することができる。

上述したように第1実施例の回転式塗布装置によれば、ノズル20と一対の温調板36,36とは、図6に示すように、鉛直方向に沿って接触された形で温調されている。この鉛直方向に沿った接触面から発塵した塵埃を受け部37が受ける。塵埃を受け部37が受けることで、基板Wや、さらにはノズル20の移動中の下方に位置する飛散防止カップ12などに付着する塵埃を低減させることができ、その塵埃の低減によって基板処理を精度良く行うことができる。
