Description
The present invention relates to a high heat dissipation resin substrate for use in high power circuits and the like in various electronic devices and their manufacturing how.
In recent years, with the demand for higher performance and smaller size of electronic devices, there has been a demand for higher density and higher functionality of semiconductors, and circuit boards for mounting them have also been required to be smaller and higher density. Yes.
As a result, there is an increasing demand for thermal conductivity and heat dissipation of circuit boards. Especially for circuit systems that handle high power, there is a great demand for circuit boards with excellent thermal conductivity and heat dissipation. Yes.
Therefore, in recent years, there has been proposed a high heat dissipation resin substrate in which a thermosetting composition obtained by mixing a thermosetting resin and a heat conductive filler and a lead frame are integrated on a base plate.
Then, in order to electrically connect the wiring pattern provided on the lead frame and the heat dissipating substrate, for example, as shown in FIG. It has been proposed to achieve electrical connection by press-fitting and soldering a
For example, as shown in FIG. 12, it has been proposed to achieve electrical connection by directly soldering the inner surface of the
However, in the above conventional configuration, in order to electrically connect the circuit pattern provided on the lead frame and the base plate, it is necessary to bother to provide a hole in the base plate and press-fit a metal piece and solder it. The workability is very poor, and it is difficult to ensure electrical connection.
In the latter method of direct soldering to the base plate, cream solder or the like cannot be printed with a metal mask or the like, and manual soldering is required, resulting in very poor productivity. The present invention is for solving the above-described conventional problems, and the electrical connection between the circuit pattern provided on the lead frame of the high heat dissipation resin substrate and the base plate is reliably performed with a very simple configuration. An object of the present invention is to realize a highly heat-dissipating resin substrate having excellent workability and a manufacturing method thereof.
In order to achieve the above object, a high heat dissipation resin substrate according to the present invention includes a base plate made of a metal plate, a heat conductive resin sheet provided on the base plate, and a lead frame embedded on the heat conductive resin sheet. A circuit wiring pattern in which at least one convex protrusion is integrally provided at a desired position of the base plate, and an upper surface of the convex protrusion is provided on the lead frame. It is provided so that it may become the same plane.
With this configuration, the soldering surface can be easily printed with a metal mask because there is a joint surface on the same surface as the circuit pattern, and there is no step in partial mounting. In particular, the convex protrusions are arranged at substantially the center of the plurality of land portions provided on the circuit pattern surface, and the convex protrusions and the plurality of land portions are electrically connected using a bus bar. It is characterized by being connected to. Subsequent soldering by a reflow furnace can complete the process without causing component displacement.
In addition, the high heat dissipation resin substrate of the present invention is characterized in that, in particular, the convex protrusion is integrally formed with the base plate by drawing or the like, so that the contact area can be increased when handling a large current. It can be made large and can be connected directly from the circuit without any other connection, and the influence of the connection resistance value, which is a big problem with a large current, can be minimized. Furthermore, both the insulating properties and the heat dissipation properties can be obtained by molding the periphery of the protrusions with a heat conductive resin. Although direct connection with a bus bar is shown as an example of electrical connection, it is needless to say that connection by a surface-mounted electrical component having a flat structure is possible.
In addition, the high heat dissipation resin substrate of the present invention is characterized in that, in particular, the bus bar has a notch part, and the notch part is disposed on the convex projection part. Thereby, generation | occurrence | production of the air layer to the soldering joining surface of a convex-shaped protrusion part and a bus bar can be suppressed. Furthermore, it is easy to visually grasp the soldering state, and it is easy to find defects such as component floating and insufficient solder.
The bus bar has a flat shape because the convex protrusion and the land are on the same plane, which is advantageous in terms of cost. In addition, depending on the circuit pattern, an L shape or a T shape is possible around the central convex protrusion, and the design margin can be increased.
The method for manufacturing a high heat dissipation resin substrate of the present invention includes a step of forming a convex protrusion at a desired position of a base plate made of a metal plate, and a first escape hole at a position corresponding to the convex protrusion. And a step of laminating and pressing a heat conductive resin sheet made of a soft thermosetting composition on the base plate, a second escape hole at a position corresponding to the protrusion, and a circuit wiring pattern Forming the formed lead frame on the thermally conductive resin sheet and heating and pressurizing, and forming the upper surface of the convex protrusion to be flush with the circuit wiring pattern. As a result, the thermosetting resin material flows without stagnation and fills the space around the protrusions and the circuit pattern space without biting air and leaving voids. And one in which it is possible to constitute a uniform layer of resin.
Also, the method for manufacturing a high heat dissipation resin substrate according to the present invention is characterized in that, in particular, the convex protrusions of the base plate are formed by drawing, and solder plating is applied to the upper surface portion of the convex protrusions and a desired position. This prevents surface oxidation caused by heat applied during resin molding or after-curing, and ensures the wettability of the cream solder in the next process, thereby enabling stable solder connection.
In addition, the manufacturing method of the high heat dissipation resin substrate of the present invention is a method of extruding a thermosetting composition kneaded with a thermosetting resin, an inorganic filler, and a pregel agent onto a pet film to form a sheet, and forming a convex protrusion. When the first escape hole is formed at the corresponding position to form the heat conductive resin sheet, the first escape hole is blocked by the pet film, which is characterized in that Thus, a thermosetting composition having a high viscosity can be molded to an appropriate thickness while obtaining separation from the upper mold and preventing contamination.
In addition, the manufacturing method of the high heat dissipation resin substrate according to the present invention is an upper metal plate having a concave portion at a position corresponding to the convex protrusion when the heat conductive resin sheet is laminated on the base plate and pressed from the pet film side. While using a mold, pressurizing at least twice, and at the time of the second pressurization, pressurizing after making a hole in the pet film closing the first escape hole Yes, so that pressurization is started from a material thickness of 30% to 15% of the target material thickness in order to obtain an appropriate thickness, but the relief hole corresponding to the protrusion is thick at the first time. In this case, the escape portion may be filled, and if there is a hole in the pet film at this stage, the resin will protrude and the mold will be soiled. In the second time, the pressure compression degree also decreases, so after removing the material of the second escape part, air is made to escape by making air holes so as not to leave voids, and the thermosetting composition of the protrusion part is made. It can flow properly.
In addition, the method for manufacturing a highly heat-dissipating resin substrate of the present invention is characterized in that the second pressurization is stronger than the first pressurization, thereby reducing voids in the thermal conductivity. In addition, the adhesion at the interface between the lead frame and the base plate can be further increased.
In addition, the method for producing a high heat dissipation resin substrate of the present invention is characterized in that the pet film is peeled off after being pressed, and the heat conductive resin sheet and the unnecessary heat conductive resin sheet covering the convex protrusions are removed. As a result, it is possible to secure the necessary amount of resin for molding and to proceed with the molding of the circuit configuration and the lead frame.
In addition, in the method for manufacturing a high heat dissipation resin substrate of the present invention, a non-woven sheet having air permeability is provided on the surface of the lead frame on which the circuit wiring pattern is formed, and the lead frame is placed on the heat conductive resin sheet. It is characterized in that it is laminated and pressed from the base plate side with the non-woven fabric sheet side down, so that when the thermosetting composition having viscosity at the time of molding flows into the space of the lead frame, an excess A circuit pattern with good separability can be configured by releasing air and suppressing the generation of voids and the like, and preventing the resin from entering the surface of the circuit wiring pattern and the flat end of the projection.
In addition, the manufacturing method of the high heat dissipation resin substrate of the present invention is a heat conductive resin sheet that is heated and pressurized in a molding die so that the upper surface of the convex protrusion and the circuit pattern of the lead frame are in the same plane. Is semi-cured, and after the non-woven fabric sheet has been peeled off, it is fully cured by heating for complete curing, thereby making use of the flexibility of the heat conductive resin sheet to mold It is easy to remove burrs and the like after molding, can be molded into the desired shape, and becomes a substrate with excellent mechanical strength by curing of the heat conductive resin sheet by heating. Is.
In addition, the electronic device according to the present invention is particularly suitable for the high heat dissipation resin substrate by bringing the base plate surface of the high heat dissipation resin substrate into direct or indirect contact with the inner surface of the housing or the heat dissipation plate provided in the housing. The heat generated is dissipated through the base plate. This makes it easy to mount electronic components on the circuit pattern surface, and a thin insulating layer for dissipating heat is used to keep heat resistance low. be able to.
As is clear from the above description, according to the present invention, the heat dissipation is extremely excellent with a very simple configuration, and the electrical connection between the wiring pattern provided on the lead frame of the high heat dissipation resin substrate and the base plate is achieved. It is possible to realize a high heat dissipation resin substrate and a method for manufacturing the same which can be reliably connected and have excellent workability.
Hereinafter, a method for manufacturing a high heat dissipation resin substrate according to an embodiment of the present invention will be described with reference to the drawings.

FIG. 6 is a perspective view for explaining a resin substrate in the usage example of the convex protrusions in the embodiment, and FIG. 7 is an electronic component mounting state. FIG. 8 is a detailed perspective view of a convex projection mounted state.
First, the manufacturing process on the base plate side will be described with reference to FIG. In FIG. 3, 1 is a base plate made of a metal plate such as iron, copper, aluminum, or an alloy thereof, and a copper plate having a thickness of 1.0 mm is used from the viewpoint of thermal conductivity and mechanical strength ( Step a).
At the four corners of the
例として熱伝導性樹脂は、0.8mm(0.6〜1.0mm)、リードフレームは、大電流を流すことから0.8mm(0.4〜1.0mm)が適正である。
Here, the height of the
Next, the portion other than the portion to be subjected to solder plating is covered with a plating mask 4 (step d), and after plating with solder, the plating masking is peeled off so that the periphery of the mounting
Next, the manufacturing process on the lead frame side will be described with reference to FIGS. 4 and 5, the lead portion of the copper plate 7 (step a) is punched with a press or the like (step b), and after surface treatment such as roughening, resist printing 8 is performed to harden the resist ink (step c). . Thereafter, protection by plating with a peel coat ink for plating masking or masking with a masking tape 9 or the like is performed (step d), and plating 10 is performed (step e). After the plating process, the peel coat ink or the masking tape is peeled off (step f), and the pattern portion 11 is punched by pressing the pattern portion to form the lead frame 12 (step g).
Next, the manufacturing process of the high heat dissipation resin substrate will be described with reference to FIGS. First, the heat
Next, the sheet-formed heat
Next, in order to transfer the heat
Note that the second pressurization is set to be stronger than the first pressurization, whereby it is possible to reliably drive out the entrained air, and to adjust the thickness of the thermally
After the
Finally, a specific use example of the convex protrusion will be described with reference to FIGS. 6, 7, and 8.
1 and FIG. 2, the high heat
As described above, the high heat dissipation resin substrate according to the present invention is optimal as a substrate for generating heat due to a large current such as a large power circuit and for efficiently dissipating heat.
