【発明の属する技術分野】
本発明は、角速度センサに関し、特に、角速度を容量素子を用いて検出するタイプのセンサに関する。

【従来の技術】
小型で単純な構造を有する加速度センサあるいは角速度センサとして、静電容量素子を利用したタイプのセンサが実用化されている。これらのタイプのセンサでは、通常、所定の自由度をもって変位可能となるように支持された重錘体を用意し、この重錘体に対して作用する加速度や角速度を、重錘体の変位として検出する機能を有している。変位の検出は、容量素子の静電容量値に基づいて行われる。

たとえば、下記の特許文献1〜3には、重錘体側に形成された変位電極と、装置筐体側に形成された固定電極とによって容量素子を構成し、この容量素子の静電容量値の変化に基づいて、重錘体の変位を検出し、作用した加速度を電気的に検出することができる加速度センサが開示されている。複数の容量素子を工夫して配置することにより、XYZ三次元座標系における各座標軸方向の変位が独立して検出可能になるため、比較的単純な構成にもかかわらず、多次元加速度センサを実現することが可能になる。

また、下記の特許文献4には、ほぼ同様の構造体を用いて角速度を検出するセンサが開示されている。角速度の検出は、所定の容量素子に交流信号を供給して、クーロン力により重錘体を運動させ、この運動中の重錘体に対して角速度が作用することにより生じるコリオリ力を、所定の容量素子の静電容量の変化として検出することにより行われる。やはり複数の容量素子を工夫して配置することにより、重錘体に、単振動、円運動、歳差運動など、所定の軌道に沿ったくり返し運動を行わせることができ、かつ、XYZ三次元座標系における所望の座標軸方向の変位が独立して検出可能になるため、比較的単純な構成にもかかわらず、複数の座標軸まわりの角速度を検出可能な多次元角速度センサを実現することが可能になる。

【発明が解決しようとする課題】

上述したように、静電容量素子を利用した加速度センサや角速度センサは、比較的単純な構成にもかかわらず、多次元成分の加速度や角速度を検出することができる特徴を有しており、半導体基板などを材料に用いることにより、量産化が行われている。しかしながら、容量素子を利用して力の検出や重錘体の駆動が行われるため、容量素子を構成する個々の電極に対する配線が不可欠になる。半導体基板などを利用して構成したセンサの場合、基板上に配線パターンを形成することにより個々の電極に対する配線を行うことが可能になるが、容量素子の数が増えれば増えるほど、配線パターンも複雑にならざるを得ない。特に、多次元の加速度センサや角速度センサでは、用いる容量素子の数も多くなり、配線が繁雑になるのは避けられない。

また、角速度センサでは、重錘体を駆動するための駆動用容量素子と、重錘体の変位を検出するための変位検出用容量素子とが必要になる。検出回路を工夫すれば、同一の容量素子によって、駆動用容量素子と変位検出用容量素子とを兼務させることも可能であるが、両者を物理的に別々の容量素子によって構成した場合、容量素子の数はそれだけ増えることになり、個々の容量素子を構成する電極に対する配線は、非常に繁雑になる。

そこで本発明は、配線および検出回路をより単純化することが可能な角速度センサを提供することを目的とする。

【課題を解決するための手段】
(1) 本発明の第1の態様は、
所定間隔をおいて配置された上方基板および下方基板と、
上方基板および下方基板に挟まれた空間内で所定の自由度をもって変位可能となるように支持され、それぞれ電極として機能する4つの側面を有する重錘体と、
重錘体の側面の電極に対向する対向電極として機能する対向面を有し、上方基板および下方基板によって挟まれた位置に配置された第1〜第4のブロックと、
上方基板に形成した貫通孔を介して4組のブロックの上面に接触する配線用端子と、
によって角速度センサを構成し、
重錘体の4つの側面に形成された電極とその対向電極とによって4組の容量素子が形成されるようにし、この容量素子を利用して重錘体に作用した角速度を検出できるようにし、
4組のブロックにおける、少なくとも、対向電極の部分およびこの対向電極とブロック上面とを電気的に導通させるために必要な部分を導電性材料から構成し、
第1〜第4のブロックのうちの一部もしくは全部を、物理的に分離された複数の副ブロックによって構成し、この第1〜第4のブロックを利用して構成される4組の容量素子のうちの一部もしくは全部を、電気的に独立した複数の副容量素子によって構成し、各副ブロックごとにそれぞれ配線用端子を設けるようにしたものである。

重錘体の上面および下面がそれぞれ電極として機能し、これらの電極に対向する上方電極および下方電極がそれぞれ上方基板および下方基板に設けられており、重錘体の上面と上方電極とによって第5の容量素子が形成され、重錘体の下面と下方電極とによって第6の容量素子が形成され、これら容量素子を利用して重錘体に作用した角速度が検出できるように構成され、

【発明の実施の形態】
以下、本発明を図示する実施形態に基づいて説明する。なお、本願特許請求の範囲に記載した発明は、角速度センサに係るものであるが、当該センサの構造部分はそのまま加速度センサとしても利用可能であるため、以下、説明の便宜上、加速度センサとしての実施形態も併せて説明する。

<<< §1.センサ構造体の物理的構造 >>>
はじめに、本発明に係るセンサの基本構造を説明する。図1は、本発明の一実施形態に係るセンサの物理的な構造部分(以下、センサ構造体という)を示す分解側断面図である。このセンサ構造体は、加速度センサに利用することもできるし、角速度センサに利用することもできる。実際のセンサは、図1に示すセンサ構造体に、所定の検出回路を付加することにより実現される。このセンサ構造体を、加速度センサとして利用するか、角速度センサとして利用するかは、付加する検出回路によって決まることになる。具体的な検出回路についての説明は、§3において行うこととし、ここでは、このセンサ構造体の物理的な構造を以下に詳述する。

このセンサ構造体は、図1に分解図として描かれているように、上方基板100、中間部材200、下方基板300の3つの層から構成されている。実際には、これら3つの層を上下に接合することにより、センサ構造体が構成されることになる(図7参照)。ここでは説明の便宜上、中間部材200の中心位置(後述するように、重錘体250の重心Gの位置になる)に原点Oをとり、図の右方向にX軸、上方向にZ軸、紙面に対して垂直方向にY軸をとることにより、XYZ三次元直交座標系を定義することとし、必要に応じて、この座標系を用いた説明を行うことにする。図1は、このセンサ構造体を、XZ平面で切断した分解側断面図ということになる。

上方基板本体110は、上方基板100の主たる部分を占める構成要素であり、絶縁性材料から構成されている。この実施形態の場合、ガラス基板を上方基板本体110として用いている。この上方基板本体110の上面には、第1の配線用端子T1〜第6の配線用端子T6と、重錘体配線用端子T0とが配置されている(図1には、このうちのT1,T3,T5のみが現れている)。図2は、上方基板100の上面図であり、各配線用端子T1〜T7,T0の配置が明瞭に示されている。図1に示す上方基板100の断面は、この図2に示す上方基板100をX軸に沿って切断した断面に相当する。各配線用端子T1〜T7,T0は、検出回路に対する配線に用いられる端子であり、後述するように、第1〜第6の配線用端子T1〜T6の下端は、それぞれ第1〜第6のブロックに接続され、重錘体配線用端子T0の下端は、支持ブロックに接続される。

一方、図1に示されているとおり、上方基板本体110の下面中央部には、上方基板溝部120が形成されており、空隙部SP5が確保されている。また、この上方基板溝部120の底には、上方電極E5が形成されており、配線層L5が接続されている。図3は、上方基板100の下面図である。図示のとおり、上方基板本体110の下面に形成された上方基板溝部120は正方形状をしており、その底部に設けられた上方電極E5も正方形状をしている。もちろん、上方電極E5の形状は正方形状に限定されるものではなく、任意の形状でかまわない。配線層L5は、上方電極E5から図の左方へと伸びる配線パターンであり、上方基板溝部120の段差を越えて、上方基板本体110の下面へと連なっている。上方電極E5および配線層L5は、たとえば、アルミニウムなどの金属からなるパターンによって形成することができる。なお、図3の下面図には、各配線用端子T1〜T7,T0の下端が露出した状態が示されている。後述するように、各配線用端子は、上広の円錐形状(コーン状)をしており、図2の上面図に現れている上端に比べて、図3の下面図に現れている下端の方が半径が小さくなっている。また、図2と図3は上面図と下面図の関係なので、各配線用端子T1〜T7,T0の配置は、これらの図では表裏の関係となっている。

続いて、中間部材200の構成を説明する。中間部材200は、導電性材料からなる基板(たとえば、全体に不純物をドープしたシリコン基板)を加工することにより得ることができる。図4は、この中間部材200の上面図である。図示のとおり、中間部材200は複数のブロックから構成されている。まず、X軸の正方向上には、2つのブロック210,215が配置されており、X軸の負方向上には、2つのブロック220,225が配置されている。同様に、Y軸の正方向上には、1つのブロック230が配置されており、Y軸の負方向上には、1つのブロック240が配置されている。また、中央部にはブロック250が配置されており、このブロック250は、橋梁部261〜264によって、4隅に配置された4個のブロック271〜274に接続されている。橋梁部261〜264は、図1の側断面図にも一部が示されているとおり、ブロック250の上部のみに接続されたビーム状の構造部である。上述した各ブロックは、いずれも同じ厚み(図1に示す中間部材200としての厚み)を有しているが、橋梁部261〜264は、これらのブロックに比べてかなり厚みが小さく設計されており、また、図4に示すように、幅も比較的小さいので、可撓性を有している。結局、中央のブロック250は、4本の橋梁部261〜264を介して、4つのブロック271〜274によって支持されることになるが、橋梁部261〜264が可撓性を有しているため、ある程度の自由度をもって変位可能な状態で支持される。

さて、ここで、図7に示すセンサ構造体の基本動作を考えてみる。この図7に示すセンサ構造体は、結局、上方基板100と下方基板300とを所定間隔をおいて配置し、これら両基板に挟まれる位置に各ブロックを配置し、中央部に重錘体250を配置した構造を有している。ここで、各ブロックと重錘体は、いずれも直方体の形状をなしている。各ブロックは、上方基板100および下方基板300によって固定されているが、重錘体250は、上方基板100および下方基板300に挟まれた空間内で所定の自由度をもって変位可能となるように、4本の橋梁部261〜264によって支持されている。すなわち、重錘体250と第1のブロック210〜第4のブロック240との間には、図5に示すとおり、それぞれ空隙部SP1〜SP4が確保されており、重錘体250と上方電極E5および下方電極E6との間には、図7に示すとおり、それぞれ空隙部SP5,SP6が確保されている。したがって、重錘体250は、これら空隙部の範囲内において、X軸,Y軸,Z軸の各座標軸方向に自由に変位することができる。別言すれば、橋梁部261〜264は、このような重錘体250の変位を可能にするために適した可撓性を有している。

このセンサ構造体を加速度センサとして用いる場合は、加速度の作用に起因して生じる重錘体の変位を検出すればよい。たとえば、重錘体250に対して、X軸正方向(図7における右方向)の加速度が作用したとすると、この加速度に応じた外力により、重錘体250はX軸正方向に変位することになる。このときの変位量は作用した加速度の大きさに依存する。したがって、重錘体250のX軸方向、Y軸方向、Z軸方向の変位をそれぞれ検出することができれば、作用した加速度の各座標軸方向成分を求めることができる。

一方、このセンサ構造体を角速度センサとして用いる場合は、重錘体250を運動させる必要がある。一般に、三次元直交座標系において、第1の座標軸方向に運動中の物体に、第2の座標軸まわりの角速度が作用すると、この物体には第3の座標軸方向へのコリオリ力が作用することになる。したがって、たとえば、重錘体250をX軸方向に単振動させておき、その状態で、Y軸方向に作用するコリオリ力を検出すればZ軸まわりの角速度の検出が可能になり、Z軸方向に作用するコリオリ力を検出すればY軸まわりの角速度の検出が可能になる。もちろん、座標軸の組み合わせを変えれば、任意の座標軸まわりの角速度検出が可能である。ここで、コリオリ力の検出は、上述した加速度に応じた外力の検出と同様に、重錘体250の変位を検出することにより行うことができる。たとえば、重錘体250をX軸方向に単振動させる駆動を行っているときに、Y軸方向にコリオリ力が作用すると、重錘体250がY軸方向に変位することになるので、この変位を検出することにより、Z軸まわりの角速度を求めることができる。

これまで、本発明に係る加速度センサあるいは角速度センサに用いるセンサ構造体の構成、基本動作、配線を述べてきた。ここでは、このセンサ構造体に接続して用いる検出回路についての説明を行う。もっとも、これらの検出回路自体は、前掲の特許文献1〜4などに開示されている公知の回路であるので、ここでは代表的なの回路構成例について簡単な説明を行うことにする。本発明の特徴は、§1および§2で述べたセンサ構造体の構造および配線にあり、ここで述べる検出回路は、本発明にとって本質的な特徴ではない。

図14は、図7に示すセンサ構造体を二次元加速度センサとして利用するための検出回路である。ここでも、図の左半分に記載されている容量素子C1〜C6と、配線用端子T0〜T6は、図7に示すセンサ構造体の構成要素であるので、実際の検出回路の部分は、図の右半分に記載されたC/V変換回路401〜404、減算器407,408、交流電源411,412の部分ということになる。この検出回路を用いた場合、第5の容量素子C5および第6の容量素子C6は、重錘体250をZ軸方向に駆動させる役割を果たすことになる。交流電源411,412としては、互いに逆位相の交流信号を発生させる電源を用いればよい。たとえば、交流電源411が前半周期にパルスを発生し、交流電源412が後半周期にパルスを発生すれば、重錘体側電極E0を接地レベルに維持したまま、上方電極E5と下方電極E6とに交互に電圧を印加することができるので、重錘体250をクーロン力により上下に交互に引き寄せることができるようになり、重錘体250をZ軸方向に振動させることができるようになる。
