本発明は、ALE(原子層エピタキシャル)法やCVD(化学的気相成長)法等、液体または固体材料を気化して反応室内へ供給し、薄膜を形成する方法に関する。

【従来の技術】
従来、例えば原料ガスとパージガスを交互に基板上に供給するALE(原子層エピタキシャル)法では、原料容器内に収納された液体材料または粉末状もしくは粒状の固体材料を気化して、これを原料ガスとし、この原料ガスを原料ガス供給用通路を通して、基板が設置された反応室(反応炉)内へ供給することにより、基板上に薄膜を形成するようにしている。

【発明が解決しようとする課題】
しかしながら、従来の薄膜の形成方法においては、原料ガス供給用通路内での原料ガスの再固化、原料容器内からの粉末状の原料の飛散等によって、原料ガス供給用通路や反応室内にパーティクルが生じ、成膜が行われる基板上にパーティクルが発生するという問題が生じる。このパーティクルは、例えば絶縁体薄膜を形成した場合では、耐電圧の低下等、薄膜の性能を著しく低下させる。

そこで、本発明は上記問題に鑑み、液体または固体材料を気化して反応室内へ供給し、薄膜を形成する薄膜の形成方法において、原料ガス供給用通路や反応室内のパーティクルを低減することを目的とする。

【課題を解決するための手段】
上記目的を達成するため、請求項1〜請求項10記載の発明では、液体または固体材料を気化した原料ガスを、原料ガス供給用通路を通して、基板が設置された反応室内へ供給することにより、基板上に薄膜を形成する方法において、薄膜の形成工程の前に、原料ガス供給用通路及び反応室の内部へ、圧力変動を発生させるように不活性ガスをパルス状に供給することにより、原料ガス供給用通路及び反応室内を清浄化する清浄工程を実行することを特徴としている。

本発明によれば、薄膜の形成工程の前即ち成膜開始前に、圧力変動を発生させることにより、原料ガス供給用通路及び反応室内に存在するパーティクルを吹き飛ばすことができる。そのため、原料ガス供給用通路及び反応室内のパーティクルを低減することができる。

ここで、原料ガス供給系が複数個設けられている場合、不活性ガスの供給を、各々の原料ガス供給系において同時に行ったとする。すると、各系の原料ガス供給用通路に存在する異なる原料ガスのパーティクル同士が、同時に反応室内に導入され、互いに反応して新たなパーティクルを生成する可能性がある。

このため、請求項1の発明では、不活性ガスの供給を、各々の原料ガス供給系同士で互いにタイミングをずらして行い、その際、複数個の原料ガス供給系のうち不活性ガスのパルス状の供給を行うタイミングにない原料ガス供給系では、その原料ガス供給系のパージ用通路から不活性ガスを前記反応炉内に供給することを特徴としている。この発明によれば、各々の原料ガスのパーティクルは、タイミングをずらして反応室内に導入され、新たに反応によって生成されるパーティクルを著しく低減することができる。

また、請求項6の発明では、清浄工程の後、反応室内へ清浄された基板を設置し、清浄工程と同様に不活性ガスの供給を行った後、基板上に付着したパーティクルの数を計測する工程を実行し、計測されたパーティクルの数が基準数よりも少ないときに、薄膜の形成工程を実行することを特徴としている。それによれば、清浄工程によるパーティクル低減の効果を、清浄された基板上に付着したパーティクルの数を計測することで、成膜開始前に確実に把握できる。

【発明の実施の形態】
(第1実施形態)
本第1実施形態では、本発明の薄膜の形成方法を、ALE(原子層エピタキシャル)法に具体化したものとして説明する。図1に、本発明の第1実施形態に係るALE装置の概略構成図を示す。

このALE装置は、各バルブの切り替えによって、原料ガスである塩化アルミニウム(AlCl3)、塩化チタン(TiCl4)及び水(H2O)を、交互に反応炉(反応室)10内に供給して、酸化アルミニウム(Al2O3)と酸化チタン(TiO2)とが交互に積層された薄膜を、基板20に形成するようにしたものである。

図1に示すALE装置においては、原料ガスを下流側の反応炉10内へ供給するための原料ガス供給系が、塩化アルミニウムガス供給系30、塩化チタンガス供給系40及び水供給系50の3個備えられている。各原料ガス供給系30〜50は、それぞれ、上流側から窒素(N2)ガスをキャリアガスとして原料ガスを供給するための原料ガス供給用通路31、41、51と、反応炉10内をパージするために窒素ガスのみを供給するパージ用通路32、42、52との2系統の通路を有する。

また、各原料ガス供給系30〜50において、原料ガス供給用通路31〜51の途中部には、それぞれの原料ガスの源となる液体(塩化チタン、水)または固体材料(塩化アルミニウム)を収納する原料容器33、43、53が、介在して設けられている。また、各原料ガス供給用通路31〜51には、原料容器33〜53を通るラインをバイパスするバイパス通路34、44、54が設けられている。

これら各バルブを用いた本ALE装置の薄膜形成工程における基本動作は、次のようである。本例では、反応炉10を真空ポンプ等にて排気しながら、反応炉10内に設置され所望温度に加熱された基板20に対して、塩化アルミニウムガス供給→窒素パージ→水供給→窒素パージの1サイクル(酸化アルミニウム形成サイクル)を複数回行い、酸化アルミニウムの1層を形成する。

次に、塩化チタンガス供給→窒素パージ→水供給→窒素パージの1サイクル(酸化チタン形成サイクル)を複数回行い、酸化チタンの1層を形成する。これら酸化アルミニウムと酸化チタンの層形成を、交互に繰り返すことにより、酸化アルミニウムと酸化チタンとが交互積層された薄膜(ATO膜)を形成する。

ここで、原料ガス(塩化アルミニウム、塩化チタン、水)を供給する場合には、各原料ガス供給系30〜50において、バイパス通路の第1のバルブA1、T1、H1及びパージ用通路の第4のバルブA4、T4、H4を閉状態、残りの第2のバルブA2、T2、H2、第3のバルブA3、T3、H3、及び第5のバルブA5、T5、H5を開状態とする。

すると、各々、所定温度に保持された原料容器33〜53内の原料が気化(蒸発または昇華)しているため、これら原料容器33〜53内の原料ガスが、窒素ガス(キャリアガス)とともに原料ガス供給用通路31〜51を通って、反応炉10内に供給される。

このようにして、薄膜の形成工程が行われるのであるが、このような薄膜形成工程を行うにあたって、前回の基板への薄膜形成等によって、各原料ガス供給用通路31〜51や反応炉10内には、上記したパーティクルが残存する可能性がある。本実施形態の薄膜の形成方法においては、このパーティクルを除去する目的で、薄膜の形成工程の前(即ち成膜開始前)に清浄工程を行う。

この清浄工程は、基本的には、原料ガス供給用通路31〜51及び反応炉10の内部へ、圧力変動を発生させるように不活性ガス(窒素ガス)をパルス状に供給するものである。具体的には、各原料容器33〜53の温度及び基板20の温度を、室温に保持し、各通路31〜51及び32〜52の温度(配管温度)を、薄膜形成工程(成膜)時の設定温度に保持する。

その後、まず薄膜形成時は開とする第2及び第3のバルブA2、A3、T2、T3、H2、H3を閉じ、バイパス通路の第1のバルブA1、T1、H1を開く。これらのバルブA1〜A3、T1〜T3、H1〜H3は、本清浄工程中は常時、この状態で保持する。また、反応炉10の排気も常時行う。

これによって、このALE装置の各原料供給系30〜50において、不活性ガスである窒素ガスのみを、原料供給用通路31〜51及び反応炉10等に流すことができる。また、パージ用通路の第4のバルブA4、T4、H4及び原料ガス供給用通路の第5のバルブA5、T5、H5は、まず、閉じておく。

次に、各パージ用通路の第4のバルブA4、T4、H4を開き、各原料供給系のパージ用通路32〜52に、窒素ガスを3slmずつ流す。このときの窒素ガスの流れは、図1中の破線矢印に示され、原料ガス供給用通路31〜51には流れない。

なお、窒素ガス流量は、この値で固定し、パージ用通路の第4のバルブA4、T4、H4と原料ガス供給用通路の第5のバルブA5、T5、H5とを切り替えることによって、同じ流量を各原料ガス供給用通路31〜51、パージ用通路32〜52に供給できるようになっている。

その後、各々の原料ガス供給用通路31〜51および反応炉10等のクリーニングを行うために、窒素ガスのパルス状供給を行う。本実施形態では、互いに異なる種類の原料ガスを供給する原料ガス供給系30〜50が、複数個設けられているため、窒素ガスの供給を、各々の原料ガス供給系30〜50同士で、互いにタイミングをずらして行うようにしている。本例では、塩化アルミニウムガス供給系30、塩化チタンガス供給系40、水供給系50の順に、窒素ガスのパルス状供給を行うようにする。

まず、塩化アルミニウムガス供給系30において、第4のバルブA4を閉じ、第5のバルブA5を0.5秒間開く。第5のバルブA5を開く直前における第5のバルブA5下流側の原料ガス供給用通路31内は、反応炉10内の排気によって減圧状態となっている。そのため、第5のバルブA5を0.5秒間開くと、図1中の実線矢印に示す様に、窒素ガスは、原料ガス供給用通路31内をパルス状に流れる。

そのため、原料ガス供給用通路31及び反応炉10の内部には圧力変動が発生する。この圧力変動により、原料ガス供給用通路31及び反応炉10内に残存するパーティクルを、吹き飛ばすことができるため、原料ガス供給用通路31及び反応炉10内のパーティクルを低減することができる。

この時の原料ガス供給用通路31(配管)内の圧力は、大きい方が好ましいが、例えば、第5のバルブA5の下流側に設置した流量調整バルブ(図示せず)で調整し、20kPaより大きくなるようにする。この圧力変動値は、上記流量調整バルブの他、通路を構成する配管径、不活性ガスの流量等により、調整が可能である。

こうして、塩化アルミニウムガス供給系30において、第4のバルブA4を閉じ、第5のバルブA5を0.5秒間開くことにより、窒素ガスのパルス状供給を0.5秒間行った後、第5のバルブA5を閉じるとともに第4のバルブA4を開く。

図2は、上記したバルブ動作による不活性ガス(窒素ガス)供給のタイミングを示したものである。図2から分かるように、原料ガス供給系30〜50の第5のバルブA5、T5、H5をそれぞれ同時に開状態とせず、第5のバルブA5、T5、H5を順次、開状態とすることで、原料ガス供給系30〜50毎にタイミングをずらして窒素ガスをパルスを供給している。

もし、窒素ガスの供給を、各原料ガス供給系30〜50において同時に行ったとすると、各系の原料ガス供給用通路31〜51に存在する異なる原料ガスのパーティクル同士または残留している原料ガスが、同時に反応炉10内に導入され、互いに反応して新たなパーティクルを生成する可能性がある。例えば、配管内に再固化して残留している塩化アルミニウムが、反応しやすい水と同時のタイミングで反応炉10内に供給され、気相で反応してパーティクルを形成する可能性がある。

しかし、本実施形態によれば、不活性ガスの供給を、各々の原料ガス供給系30〜50同士で互いにタイミングをずらして行うため、圧力変動によって吹き飛ばされた各々の原料ガスのパーティクルは、タイミングをずらして反応炉10内に導入される。

そのため、新たに反応によって生成されるパーティクル(新規生成パーティクル)を著しく低減することができる。そして、この原料ガス供給系30〜50に対する窒素ガスのパルス供給サイクルを、例えば3000回繰り返すことによって、各通路や反応炉10等のクリーニング効果が得られる。以上が、清浄工程である。

この清浄工程の後、基板20をセットし、薄膜形成工程を行っても良いが、本形成方法の好ましい形態として、さらに、薄膜形成工程の前に、次に述べるようなパーティクル計測工程を行う。まず、清浄工程の後、反応炉10内の基板設置位置に清浄された基板(清浄基板)20を設置し、上記清浄工程と同様に、窒素ガスのパルス供給サイクルを例えば1000回行う。

次に、清浄基板20に付着しているパーティクルの数を、公知のパーティクル測定カウンターを用いて計測し、該基板20の単位面積当たりの付着パーティクル数を求め、求められたパーティクル数が基準数よりも少ないときに、薄膜形成工程に移る。ここで、計測器の実用性能等を考慮すると、該基準数としては、基板20単位面積当たり、1μm以上のパーティクルの数が1個/cm2に設定することができる。

そして、この基準数以下になるのを確認した後に、薄膜形成工程(成膜)を開始し、本例においては、上記したATO膜(Al2O3/TiO2積層膜)を形成する。このATO膜は、例えば、EL(エレクトロルミネッセンス)素子の絶縁層として用いられる。なお、パーティクル計測工程において、計測されたパーティクル数が基準数以上ならば、再度、清浄工程を行う。

ここで、図3は、本実施形態のATO膜(本発明品)の成膜後の1μm以上のパーティクル密度(個/cm2)を示すものである。なお、図3には、上記清浄工程を実施せず、且つ計測された1μm以上のパーティクル数が10個/cm2以上に相当する状態で成膜したATO膜(比較品)の成膜後のパーティクル密度も示してある。これから、本実施形態では、比較品と比べて、パーティクル密度が1桁小さく、成膜後のパーティクルを著しく低減できていることがわかる。

また、図4は、上記本発明品及び比較品と同様のATO膜における破壊電界強度(V/cm)を示したものである。これから、本実施形態によって、パーティクル低減による破壊電界強度の低下を防止できることがわかる。なお、上記した形成方法において記載した流量、サイクル数、温度、パルス時間等は、本実施形態の一例であり、これに限定されるものではない。

以上のように、本実施形態によれば、成膜開始前に、圧力変動を発生させることにより原料ガス供給用通路31〜51及び反応炉10内のパーティクルを低減すること、窒素ガス(不活性ガス)の供給を各々の原料ガス供給系毎にタイミングをずらして行うことにより上記新規生成パーティクルを著しく低減すること、を主たる特徴としている。

さらに、本実施形態の好ましい形態によれば、清浄工程の後、薄膜の形成工程の開始前に、上記したパーティクル計測工程を実行するため、清浄工程によるパーティクル低減の効果を、清浄された基板上に付着したパーティクルの数を計測することで、成膜開始前に確実に把握できる。

また、清浄工程における原料ガス供給用通路31〜51の温度(配管温度)を、薄膜の形成工程における原料ガス供給用通路の使用温度以上で行うことが好ましい。それによって、原料ガスにより形成されたパーティクルを再気化させることができるため、原料ガス供給用通路31〜51内のパーティクルを圧力変動により吹き飛ばしやすくでき、効果的である。

ちなみに、上記例では、清浄工程における該配管温度を成膜時の設定温度としている。一例としては、例えば、塩化アルミニウムの原料ガス供給用通路31は120〜150℃、塩化チタンの原料ガス供給用通路41は50〜60℃、水の原料ガス供給用通路51は70〜80℃、というように、各原料を気化させて原料ガスを発生させる温度よりも20℃程度高い温度にすることができる。

(第2実施形態)
上記第1実施形態では、ALE法により、塩化アルミニウム、塩化チタン、水の各原料ガスを交互に反応炉(反応室)内に供給して、酸化アルミニウムと酸化チタンとの交互積層膜を形成する例について述べた。

本第2実施形態は、複数個の原料ガス供給系のうち互いに反応性の高い組み合わせがある場合、上記清浄工程における不活性ガスの供給を、これら反応性の高い組み合わせの原料ガス供給系同士で互いにタイミングをずらして行うようにしたものである。

例えば、原料ガスがA、B、Cと3種類あり、これら各原料ガスに対応して3個の原料ガス供給系があり、ガスAとガスBとは反応性が高いが、ガスAとガスCとは反応性が低い場合を考える。この場合、反応性の高い原料ガスAとBのパーティクル同士が、同時に反応室へ供給されると、特に、上記新規生成パーティクルが発生しやすい。

次に、原料ガス供給系が、還元性ガスを供給する還元性ガス供給系と、酸化性ガスを供給する酸化性ガス供給系とを、それぞれ、複数個備えている場合について説明する。なお、この場合の例としては、例えば、EL素子の発光層等に使用される(ZnS,Mn)薄膜を形成する方法がある。この(ZnS,Mn)薄膜は、ジエチル亜鉛、硫化水素、塩化マンガン、の各原料ガスを反応室に供給して適宜反応させ形成されるものである。

前記薄膜の形成工程の前に、前記原料ガス供給用通路及び前記反応室の内部へ、圧力変動を発生させるように不活性ガスをパルス状に供給することにより、前記原料ガス供給用通路及び前記反応室内を清浄化する清浄工程を実行する薄膜の形成方法であって、
前記原料ガスを前記反応室内へ供給するための前記原料ガス供給用通路と前記反応炉内をパージするために前記不活性ガスのみを供給するパージ用通路とを有する原料ガス供給系が、複数個設けられており、
