【発明の属する技術分野】
本発明は、基板処理装置における技術に関する。より詳しくは、フラットパネルディスプレイ等の製造用のガラス基板等の基板に対する所定の処理を行う際に発生する粉塵や有機溶剤などを雰囲気中から除去する技術に関する。

【従来の技術】
載置台上の所定の位置に保持した基板に対して、所定の処理ツールによる走査によって、種々の処理を行う技術が知られている。例えば、このような技術の例として、特開平11−165111号公報には、ボールモータによりボールネジを回転させ、処理液を吐出するスリットノズルの両端に剛性結合された2つの移動台を移動させることにより、スリットノズルを所定の方向に移動させて走査を行う技術が提案されている。

【発明が解決しようとする課題】
ところが、上記公報に記載されている技術では、処理ツールであるスリットノズルを移動させる際に、ボールネジなどの駆動部から潤滑油や摩擦による金属粉などの汚染物が発生する。そしてこれらが、基板上に飛散することにより、パーティクルの原因となり、処理中の基板が処理不良となるという問題があった。

また、基板上に塗布されたレジストなどの薬液が乾燥する際には、有機溶剤などの溶媒成分の気体が発生する。これらの気体を雰囲気中に放置すれば空気汚染の原因となるという問題があった。

本発明は、上記課題に鑑みなされたものであり、処理中に発生する汚染物や有機溶剤などを雰囲気中から速やかに除去することができる基板処理装置を提供することを目的とする。

【課題を解決するための手段】
上記の課題を解決するため、請求項1の発明は、基板の表面上に処理液の層を形成する処理を行う基板処理装置において、基板を保持する保持台と、前記処理液を吐出する処理ツールが略水平方向に取り付けられ、前記保持台の上方に略水平に掛け渡された架橋構造と、前記架橋構造を前記基板の表面に沿った略水平方向に移動させるために前記架橋構造を案内する、前記保持台に対して接触式又は非接触式の移動機構と、前記保持台の基板保持領域と前記移動機構との間に開口し、雰囲気を吸引する吸引口を有する第1のダクトとを備え、前記第1のダクトが、前記保持台上に配置されたダクトカバーに前記吸引口を形成したカバー開口ダクトであり、前記ダクトカバーに設けられた前記吸引口が、前記基板保持領域側と、前記移動機構側とにそれぞれ形成されている。

【発明の実施の形態】
以下、本発明の好適な実施の形態について、添付の図面を参照しつつ、詳細に説明する。

<1. 実施の形態>
<1.1 構成の説明>
図1は、本発明の実施の形態である基板処理装置1の概略を示す斜視図である。図2は、基板処理装置1の本体2を上方から見た平面図であり、図3は、本体2の正面図である。図4は、図3に示す切断線により本体2を切断した断面側面図である。なお、図2において、後述する架橋構造4については図示を省略する。

基板処理装置1は、本体2と制御系6とに大別され、液晶表示装置の画面パネルを製造するための角形ガラス基板を被処理基板90としており、基板90の表面に形成された電極層などを選択的にエッチングするプロセスにおいて、基板90の表面にレジスト液を塗布する塗布装置として構成されている。したがって、この実施の形態では、スリットノズル41はレジスト液を吐出するようになっている。なお、基板処理装置1は、液晶表示装置用のガラス基板だけでなく、一般に、フラットパネルディスプレイ用の種々の基板に処理液(薬液)を塗布する装置として変形利用することもできる。

本体2は、被処理基板90を載置して保持するための保持台として機能するとともに、付属する各機構の基台としても機能するステージ3を備える。ステージ3は直方体形状の一体の石製であり、その表面(台面30)のうち上面および側面は平坦面に加工されている。

ステージ3の上面中央部に設けられた矩形の領域である基板保持領域300には多数の真空吸着口または真空吸着用の溝(図示せず)が分布して形成されており、基板処理装置1において基板90を処理する間、基板90を吸着することにより、基板90を所定の水平位置に保持する。

図5ないし図7は、吸引ダクト33の構成を示す図である。吸引ダクト33は、ダクトカバー330、スリット331、調整板332および排気管333を備えるカバー開口ダクトである。ダクトカバー330は、ステージ3上に配置され、端部下面から排気管333により吸引される。雰囲気を吸引する吸引口としての機能を有するスリット331は、ダクトカバー330の上面(基板保持領域300側)および側面(走行レール31a側)に形成される。調整板332は、各スリット331を覆うように配置され、それぞれが移動可能とされている。

基板処理装置1は、調整板332の位置を変更することによって、各スリット331の開口面積が変化し、各スリット331からの雰囲気の流量を調整することができることから、少量の排気で効率的な吸引ができる。

なお、吸引ダクト32も吸引ダクト33とほぼ左右対称の構成を有し、同様の機能を有している。また、各スリット331の形状、大きさおよび個数などは本実施の形態に示すものに限られるものではなく、また、それぞれの形状および大きさなどは異なっていてもよい。

図8および図9は、吸引ダクト34の構成を示す図である。吸引ダクト34は、ダクトカバー340、スリット341、調整板342および排気管343を備え、吸引ダクト32,33とほぼ同様の構成を有する。ただし、吸引ダクト34は、図9に示すように、中央部付近に排気管343が取り付けられる。

なお、本実施の形態における基板処理装置1では、吸引ダクト32ないし34により吸引される雰囲気は、工場内に設けられた排気設備により吸引され排出されると説明したが、このような構成に限られるものではない。例えば、基板処理装置1が、独自に本体2内にブロア装置を備え、当該ブロア装置が吸引機能を発揮することにより、各スリットから雰囲気を吸い込むように構成してもよい。

ステージ3の上方には、このステージ3の両側部分から略水平に掛け渡された架橋構造4が設けられている。架橋構造4は、カーボンファイバ樹脂を骨材とするノズル支持部40と、その両端を支持する昇降機構43,44とから主に構成される。

このように、ノズル支持部40にスリットノズル41とギャップセンサ42とが取り付けられることにより、これらの相対的な位置関係が固定される。したがって、制御系6は、ギャップセンサ42の測定結果に基づいて、基板90の表面とスリットノズル41との距離を検出することができる。なお、本実施の形態における基板処理装置1では2つのギャップセンサ42を備えているが、ギャップセンサ42の数はこれに限られるものではなく、さらに、多くのギャップセンサ42を備えていてもよい。

昇降機構43,44はスリットノズル41の両側に分かれて、ノズル支持部40によりスリットノズル41と連結されている。昇降機構43,44はスリットノズル41を並進的に昇降させるとともに、スリットノズル41のYZ平面内での姿勢を調整するためにも用いられる。

リニアエンコーダ52,53は、それぞれスケール部および検出子を備え(図示せず)、スケール部と検出子との相対的な位置関係を検出して、制御系6に伝達する。各検出子は架橋構造4の両端部にそれぞれ固設されているため、リニアエンコーダ52,53は架橋構造4の位置検出を行う機能を有している。

図4に示すように、ステージ3の上面後方には溝35が設けられており、当該溝35には吸引ダクト36が設けられる。吸引ダクト36は、溝35の下面(台面30)に形成された吸引口360および吸引口360の下方側を吸引する排気管361により構成される台面開口ダクトであり、吸引ダクト32ないし34と同様に周辺部の雰囲気を吸引する機能を有する。

制御系6は、プログラムに従って各種データを処理する演算部60、プログラムや各種データを保存する記憶部61を内部に備える。また、前面には、オペレータが基板処理装置1に対して必要な指示を入力するための操作部62、および各種データを表示する表示部63を備える。

<1.2 動作の説明>
次に、基板処理装置1の動作について説明する。基板処理装置1では、オペレータまたは図示しない搬送機構により、基板90が搬送されることによって、レジスト塗布処理が開始される。なお、処理を開始するための指示は、基板90の搬送が完了した時点で、オペレータが操作部62を操作することにより入力されてもよい。また、吸引ダクト32ないし34および36は、予め雰囲気の吸引を行っており、吸引ダクト32ないし34に設けられている各調整板の位置は、予めオペレータにより手動調整されているものとする。

まず、ステージ3が基板保持領域300に基板90を吸着して保持する。続いて、昇降機構43,44が、ノズル支持部40に取り付けられたギャップセンサ42を基板90の厚み分よりも高い所定の高度(以下、「測定高度」と称する。)に移動させる。

ギャップセンサ42が測定高度にセットされると、リニアモータ50,51が、架橋構造4をX方向に移動させることにより、ギャップセンサ42をレジスト塗布領域の上方まで移動させる。ここで、レジスト塗布領域とは、基板90の表面のうちでレジスト液を塗布しようとする領域であって、通常、基板90の全面積から、端縁に沿った所定幅の領域を除いた領域である。このとき、制御系6は、リニアエンコーダ52,53の検出結果に基づいて、それぞれのリニアモータ50,51に制御信号を与えることにより、ギャップセンサ42の位置を制御する。

このように、レジスト液の塗布処理に限らず、架橋構造4が移動する際には、走行レール31aと支持ブロック31bとの摩擦により、粉塵などの汚染物が発生するが、前述のように、これら汚染物は主に基板90と走行レール31aとの間に設けられた吸引ダクト32,33により吸引され、効果的に除去される。

次に、ギャップセンサ42が基板90表面のレジスト塗布領域における基板90表面とスリットノズル41とのギャップの測定を開始する。測定が開始されると、リニアモータ50,51が架橋構造4をさらにX方向に移動させることでギャップセンサ42がレジスト塗布領域を走査し、走査中の測定結果を制御系6に伝達する。このとき、制御系6は、ギャップセンサ42の測定結果を、リニアエンコーダ52,53によって検出される水平位置と関連づけて記憶部61に保存する。

架橋構造4が基板90の上方をX方向に通過して、ギャップセンサ42による走査が終了すると、制御系6は、架橋構造4をその位置で停止させ、ギャップセンサ42からの測定結果に基づいて、スリットノズル41のYZ平面における姿勢が、適切な姿勢(スリットノズル41とレジスト塗布領域との間隔がレジスト液を塗布するために適切な間隔となる姿勢。以下、「適正姿勢」と称する。)となるノズル支持部40の位置を算出し、算出結果に基づいて、それぞれの昇降機構43,44に制御信号を与える。その制御信号に基づいて、それぞれの昇降機構43,44がノズル支持部40をZ軸方向に移動させ、スリットノズル41を適正姿勢に調整する。さらに、リニアモータ50,51が架橋構造4を−X方向に移動させ、スリットノズル41を吐出開始位置に移動させる。ここで、吐出開始位置とは、レジスト塗布領域の一辺にスリットノズル41がほぼ沿う位置である。

スリットノズル41が吐出開始位置まで移動すると、制御系6が制御信号をリニアモータ50,51およびレジスト用ポンプ(図示せず)に与える。その制御信号に基づいて、リニアモータ50,51が架橋構造4を−X方向に移動させることでスリットノズル41が基板90の表面を走査し、そのスリットノズル41の走査中にレジスト用のポンプを運転することでスリットノズル41にレジストが送られ、スリットノズル41がレジスト塗布領域にレジスト液を吐出する。これにより、基板90の表面上にレジスト液の層が形成される。

スリットノズル41が吐出終了位置まで移動すると、制御系6が制御信号をリニアモータ50,51およびレジスト用ポンプに与える。その制御信号に基づいて、レジスト用ポンプが停止することによってスリットノズル41からのレジストの吐出が停止し、昇降機構43,44がギャップセンサ42を測定高度に移動させる。

さらに、リニアモータ50,51が架橋構造4をX方向に移動させることでギャップセンサ42がレジスト塗布領域を走査し、基板90上に形成されたレジスト膜とのギャップを測定して制御系6に伝達する。制御系6は、レジスト塗布前に測定したギャップの値(基板90の表面との距離)と、レジスト塗布後に測定したギャップの値(レジスト膜の表面との距離)とを比較することにより、基板90上のレジスト膜の厚さを算出し、算出結果を表示部63に表示する。

レジスト膜の検査が終了すると、制御系6は、リニアモータ50,51に制御信号を与えることにより、架橋構造4を−X方向に移動させ、スリットノズルをステージ3の後方の待機位置に移動させる。さらに、基板処理装置1は、塗布されたレジストが基板90を搬送できる程度にまで乾燥するまで待機する。

このように、待機位置にあるスリットノズル41においてレジスト液が乾燥するために有機溶剤の蒸気が発生するが、当該待機位置の近傍には吸引ダクト36が設けられているため、当該有機溶剤の蒸気を効率よく除去することができ、有機溶剤の蒸気の拡散を防止することができる。また、レジスト液が塗布された基板90からも有機溶剤の蒸気が発生するが、当該有機溶剤の蒸気は、主に吸引ダクト32ないし34により除去される。

基板処理装置1は、所定の時間が経過するまで待機した後、ステージ3による基板90の吸着を停止し、オペレータまたは搬送機構が基板90を基板保持領域300から取り上げ、次の処理工程に搬送する。

以上により、本実施の形態における基板処理装置1では、基板保持領域300と走行レール31aとの間に設けられた吸引ダクト32,33が雰囲気を吸引することにより、架橋構造4を移動させる際に走行レール31aと支持ブロック31bとの摩擦により発生する粉塵などの汚染物を除去することができる。また、吸引ダクト32ないし34および36により、レジスト液が塗布された基板90や待機中のスリットノズル41などから発生する有機溶剤の蒸気を除去することができる。

<2. 変形例>
以上、本発明の実施の形態について説明してきたが、本発明は上記実施の形態に限定されるものではなく様々な変形が可能である。

例えば、吸引ダクト32ないし34は、ダクトカバーを有するタイプ(カバー開口ダクト)を用いるとして説明したが、これらは、吸引ダクト36のようにステージ3の台面30に吸引口(スリット)が形成されているタイプ(台面開口ダクト)であってもよい。また、吸引ダクト36がカバー開口ダクトであってもよい。

また、上記実施の形態では、架橋構造4を移動させるために接触式の移動機構(走行レール31aおよび支持ブロック31b)を用いる場合を例に説明したが、これに限られるものではない。例えば、エアーベアリングなどのような非接触式の移動機構が用いられてもよい。このような場合、当該移動機構は、架橋構造4を浮上させるためのエアーを噴出させる必要があり、当該噴出により粉塵などが拡散されるため、基板処理装置1のように基板保持領域300と移動機構との間に吸引ダクトを設けて、吸引を行うことが有効である。

【発明の効果】
請求項1ないし10に記載の発明では、第1のダクトは、保持台の基板保持領域と移動機構との間に吸引口が開口していることにより、処理ツールを移動させる際に、主に移動機構から発生する粉塵などの汚染物を除去することができる。
また、請求項1ないし10に記載の発明では、第1のダクトとして、保持台上に配置されたダクトカバーに吸引口を形成したカバー開口ダクトであることにより、当該ダクトについては、任意の位置から吸引することができるため、設計を容易にすることができる。
また、請求項1ないし10に記載の発明では、ダクトカバーに設けられた吸引口が、基板保持領域側と、移動機構側とにそれぞれ形成されていることにより、汚染物などの発生源となる場所の雰囲気を選択的に吸引することができるため、効率的な汚染防止ができる。
