本発明は、X線断層撮像装置に関し、特に、湾曲した受光面を持つX線断層撮像装置に関するものである。

【従来の技術】
X線断層撮像装置は、被破壊検査の分野でよく用いられ、特に、電気・電子機器に用いる半導体や多層プリント基板の欠陥解析,バンプ接合部の欠陥解析等に利用されている。このようなX線断層撮像装置は、X線ラミノグラフィ検査装置と呼ばれている。

例えば、半導体等の欠陥を検査するX線断層像撮影装置は、従来から知られている(例えば、特許文献1参照)。このX線断層像撮影装置の原理を図2を用いて簡単に説明する。図2において、固定されたX線源21から放射状にX線22が発生する。撮影対象となる対象物23は、光軸24に対して傾斜した回転軸25の回りに回転する。検出器26は、回転軸25と平行な回転軸27の回りに対象物23と同期して回転する。光軸24と回転軸25の交点を含み、かつ、回転軸25に垂直な平面(以下焦点面と称する)28の投影像は、検出器26により静止した像として検出されるが、焦点面28以外の投影像は、回転している像として検出されるため、ぼやけて検出器26に検出される。このため、焦点面28以外、即ち、対象物23の焦点面28から離れた構造体の撮影像は、ぼけて検出され、焦点面28上のX線断層像のみが鮮明に検出される。

上述した技術は、X線の光軸24と回転テーブルの回転中心軸25の交点を含む受光面に平行な面28が断層像として得られることを示している。即ち、X線検出器26の受光面が平面であればこの受光面と平行である対象物23の焦点面28の断層像を得ることができる。換言すれば、X線検出器26の受光面が平面であることが要求されている。

しかしながら受光面が平面であるX線像を光学像に変換する手段は、多数の光ファイバで構成した装置が制作されているが、一般に市販されているX線イメージ・インテンシファイアに比較して高価であり、また、X線に対する感度の低いものが多い。更に、受光面積が小さく、プリント基板のような大面積のものには使用できない等、X線断層像撮影装置の用途を限定する要因となっていた。

本発明は、湾曲した受光面を持つ検出器で十分なX線断層像が撮像できるX線断層撮像装置を提供することである。

【課題を解決するための手段】
本発明のX線断層撮像装置は、X線源と上記X線源から発生するX線の光軸に対して傾斜した回転軸を有し、上記回転軸のまわりに回転する対象物を搭載する載置台と、上記載置台に載置された上記対象物を透過したX線像を光学像に変換する手段と、上記変換された光学像を回転させる手段と、上記光学像を電気信号に変換する手段と、上記電気信号を処理してX線断層像を得る制御部からなり、上記載置台は、上記対象物の断層面に垂直な方向にX線断層分解能に相当する距離移動する移動機構を有し、上記X線像を光学像に変換する手段は、湾曲した撮像面を有し、上記制御部は、上記移動機構により上記X線断層分解能に相当する距離移動する毎に得られる複数のX線断層像の所定部分を合成し、上記対象物の所定の部位の断層像を得るように構成される。

【発明の実施の形態】
次に、本発明によるX線断層像検査装置の原理的構成を図1を用いて説明する。図1において、1は、X線を発生するX線管、2は、X線を発生するX線発生点、3は、X線管1から発生されたX線で、円錐状に照射されることを模擬的に示している。4は、撮像面5の中心位置とX線発生点2とを結ぶX線3の光軸を示す。6は、X軸、Y軸およびZ軸方向の移動機構で、X線の光軸4に撮影したい対象物(試料)の部位の位置ぎめを調節するためのXYテーブルである。7は、試料台であり、回転軸8を回転軸として回転する回転テーブルである。この回転軸8は、図2に示す回転軸25に対応する。なお、XYテーブル6および回転テーブル7には、断層面を変えるための回転面に垂直な方向の移動機構、即ち、Z軸方向移動機構9(図示せず)および幾何学的拡大を行う移動機構(図示せず)が設けられている。

10は、撮影したい対象物であって、回転テーブル7の上に固定されている。11は、撮影したい対象物10の断層面を示し、X線の光軸4と回転テーブル7の回転軸8の交点を含む試料台7に平行な平面である。なお、この断層面11は、上述した垂直な方向の移動機構9により対象物10の断層像を撮影したい部位に移動することができ、また、XYテーブル6により対象物のX方向、Y方向の対象物の断層像を撮影したい部位に移動することができるように構成されている。

12は、蛍光倍増管であり、X線イメージインテンシファイアと呼ばれる。蛍光倍増管12の撮像面5は、X線蛍光物質で形成されており、X線のエネルギーの強弱を可視光に変換する機能を有るが、この撮像面5で変換される可視光は、微弱なため、蛍光倍増管12で光の強さを増幅する機能を有する。また、撮像面5は、図2で説明したX線検出器26の受光面のように平面ではなく、後述するように湾曲している。

15は、映像蓄積型の撮像装置、例えば、テレビカメラで、撮像面5に投射された対象物10の断層像が蛍光倍増管12で増幅され、像回転プリズム13で像回転され、対象物10の断層像がテレビカメラに撮影される。テレビカメラ15で撮影された断層像は、映像信号に変換され、伝送路16を経由して制御装置17、例えば、制御用計算機に入力される。制御装置17では、テレビカメラ15で撮影された断層像が映像信号として制御装置17の内部の記録装置(図示せず)に記録されると共に、必要により表示装置18に対象物の断層像が表示される。また、制御装置17は、対象物10の位置決めや断層像を撮影する対象物の部位を調節するために、XYテーブル6、回転テーブル7、断層面を変えるための回転面に垂直な方向のZ軸方向移動機構9(図示せず)および幾何学的拡大を行う移動機構(図示せず)等を制御する機能を有している。更に、制御装置17は、X線管1から対象物10に照射されるX線の強度、波長を制御するために管電圧、管電流が調整できるように構成されている。

図1に示す構成において、対象物の断層像が撮影できる理由を以下に説明する。図2で説明したように、X線管1のX線発生点2から放射状にX線3が放射され、撮影対象となる対象物10に所定角度で照射する。X線3の光軸4と回転テーブル7の回転軸8の交点を含む対象物10の断層面11(焦点面)の断層像が撮像面5に投影される。撮像面5に投影された断層像は、蛍光倍増管12で増幅され、上記回転テーブル7と等速逆方向に回転する像回転プリズム13で断層像を逆回転させテレビカメラ15に入射される。ここで回転軸8に対してX線3の光軸4は、傾斜しているため、撮像面5への断層面11の投影像は、テレビカメラ15により撮影される断層像では、静止した像として撮影されるが、断層面11以外の投影像は、回転している像として検出されるため、ぼやけて断層像として検出される。

さて、上述したようにX線イメージインテンシファイアのような大口径、例えば、口径10cmの蛍光倍増管12の撮像面5は、図1で示すように平面ではなく、湾曲している。従って、図2で示すような検出器26の撮像面のように平坦ではないため、対象物10の断層面11の断層像が撮像面5上に結像されないという問題がある。これについて図3および図4をもとに説明する。なお、図3および図4において、図1と同じものには同じ符号が付されている。図3は、図1に示すX線イメージインテンシファイアのような大口径の蛍光倍増管12を持つX線断層撮像装置において、X線発生点2で発生したX線3が対象物10を透過して蛍光倍増管12に投影された状態を示している。この図からも明らかなように蛍光倍増管12の撮像面5は、湾曲しているため、対象物10でのフォーカスプレーンは、31で示すように湾曲したフォーカスプレーンとなる。なお、対象物10の断層面のX線像は、撮像面5上に所定倍率で拡大され投影される。倍率Mは、次式で示される。

図4は、図3で示す対象物10とフォーカスプレーン31との関係を拡大して示す図である。図4において、サンプルとして使用した対象物10は、例えば、大きさが約20mm×20mm、厚さ約300μmの6層の多層プリント基板である。また、フォーカスプレーン31は、蛍光倍増管12の湾曲した撮像面5に沿った曲面と相似形曲面になっている。換言すれば、フォーカスプレーン31の曲率は、撮像面5の曲率と同じである。蛍光倍増管12の撮像面5の曲面は、一般に放物面の形状を持ち、実測により求めることができるので、この実測値をもとに上記(2)および(3)式からフォーカスプレーン31の形状を演算により求めることができる。なお、対象物10をここでは一例として6層の多層プリント基板を用いて説明しているが、多層プリント基板に限られるものではなく、一般の半導体、樹脂材料、その他X線断層像が撮影できる材料の非破壊検査できるもの全てに適用できることは言うまでもない。その場合、多層構造ではないが、X線の断層分解能の厚さで区切った層をここでは便宜上、1層、2層、・・・・n層と呼ぶことにする。また、本発明で用いたX線断層撮像装置では、1層の厚さ(または断層分解能)は、約50μmである。この断層分解能は、装置の性能により決められるもので、50μmに限定されるものではない。

而して、図4に示す多層プリント基板10を回転軸8を回転軸として回転する回転試料台7上に固定し、XYテーブル6のX軸、Y軸およびZ軸を制御装置17で制御して回転軸8とX線の光軸4が多層プリント基板31の1層目で交差するように調節する。このようにして多層プリント基板31のX線像を蛍光倍増管12の撮像面5に形成すると、撮像面5には、フォーカスプレーン31で示す曲面の拡大されたX線像が得られる。ここでフォーカスプレーン31とは、回転軸8を中心にして曲線31を回転してできる回転面を言う。なお、蛍光倍増管12の撮像面5は、実際は、複雑な形状をしているため、フォーカスプレーン31は、曲線31を回転してできる回転面とは必ずしも一致しないが、極めて近い回転面となる。従って、ここでは簡単のためフォーカスプレーン31を曲線31を回転してできる回転面と称することにする。

このX線像において、多層プリント基板10の1層目に相当する直径S1で示される円形部分41のX線像は、断層分解能の範囲にあるため鮮明に得られるが、円形部分41以外は、フォーカスプレーン31は、2層、3層、・・・・6層のそれぞれ異なる層のX線像を示し、1層目の円形部分41以外の1層目の部分SxのX線像を得ることができない。

次に、上述したように撮像面が湾曲した蛍光倍増管を用いて対象物のX線平面断層像を撮影する原理について図5および6を用いて説明する。図5は、図4で示す対象物10と同じものを示している。図5は、対象物10にX線3を照射したときに対象物10に対してフォーカスプレーン31が形成されている状態を示す。なお、対象物10は、図4に示すものと同じである。まず、図5(a)では、対象物10の1層目の中心部分▲1▼で示される範囲のX線断層像が蛍光倍増管12の撮像面5で撮像される。しかし、領域▲2▼では、2層目のX線断層像が撮像され、領域▲3▼では、3層目のX線断層像が撮像され、領域▲4▼では、4層目のX線断層像が撮像されることになる。従って、図5(a)の撮像では、1層目の全面にわたってX線断層像を撮像することができない。

これを改善するために図5(b)では、対象物10を矢印方向に50μm移動する。即ち、制御装置17によってXYテーブル6のZ方向移動機構9を制御して対象物10を50μmだけZ方向(断層分解能に相当する距離、以下同じ)に移動する。これにより1層目の領域▲2▼が撮影できる。図5(c)では、更に、対象物10をZ方向に50μm移動する。これによって1層目の領域▲3▼が撮影できる。図5(d)では、更に、対象物10をZ方向に50μm移動する。これにより1層目の領域▲4▼が撮影できる。従って、これを6層目まで実行すると対象物10の1層目の全領域のX線断層像を得ることができる。

図6は、図5で示すX線断層像を平面的に表した図である。即ち、図6(a)、図6(b)・・図6(d)は、それぞれ図5(a)、図5(b)・・図5(d)に対応する。即ち、対象物10の1層目の各領域▲1▼▲2▼・・・▲4▼のX線断層像を対象物10を順次移動することにより撮像できることを示している。

図7は、上記図5および図6で撮像されたX線断層像から対象物10の1層目のX線断層像画像を構成するための原理を説明する図である。図6(a)、図6(b)・・図6(d)では、斜線で示す▲1▼、▲2▼、・・▲4▼の各領域は、1層目のX線断層像画像斜線あるが、実際の表示装置18上ではどの領域が1層目のX線断層像画像であるのかの区別がつけられない。従って、図6に示す各X線断層像画像から1層目のX線断層像画像を再構成することが必要となる。図7は、これを説明するための図である。

先に説明したように蛍光倍増管12の湾曲している撮像面5の形状を前もって実測で求めておくと、フォーカスプレーン31の座標は、式(2)(3)から求められる。その結果、図7(a)では、領域▲1▼は、次のようにして演算で求めることができる。即ち、図4からも明らかなように光軸4とフォーカスプレーン31の交点の座標(a0、b0)が算出できるので、50μmシフトされた直径S1の面積の円周の座標を求めることができる。従って、求められたフォーカスプレーン31上の座標に対応する撮像面5の座標を演算すると、表示装置18上での領域▲1▼に相当する範囲が算出できる。従って、この領域71を制御装置17のメモリに記憶する。次に、対象物10を約50μm移動した図7(b)に示すX線断層像画像の領域▲2▼を同様に演算し、この領域71を制御装置17のメモリに記憶する。これを順次行うと、4回移動した場合、1層目の各領域71〜74のX線断層像画像がメモリに登録される。従って、これら各領域71〜74を加算して表示装置18に表示することにより1層目の全体のX線断層像画像を得ることができる。

図8は、本発明の他の一実施例を説明するための図である。図7では撮像面5上の領域▲1▼▲2▼・・・▲4▼の各領域の境界を座標をもとに演算し、メモリに記憶し、それぞれ表示装置18に表示することについて説明した。しかし、X線断層像撮像装置の断層分解能および使用する蛍光倍増管も一度システムとして組み込まれると変更されるものではないので、例えば、製品の出荷時に断層分解能の設定あるいは撮像面の計測をしておけば、領域▲1▼▲2▼・・・▲4▼の各領域は、前もってテーブル化してメモリに記憶させることが出来る。このメモリに記憶したテーブルを表示装置81の画面の領域▲1▼▲2▼・・・▲4▼に対応付けて表示したものを図8に示す。このようにすると撮像装置15から得られるX線断層画像から座標に変換し、必要な領域を演算で算出するよりも簡単に領域▲1▼▲2▼・・・▲4▼の画像を抽出できる。また、必要により各領域の境界を示すパターンを表示装置81上に表示し、これにX線断層像を重畳して表示すれば、容易に領域▲1▼▲2▼・・・▲4▼の区分をつけることも可能である。

なお、本発明の上記実施例では、対象物の1層目のX線断層像画像を構成することについて説明したが、この原理を用いれば、対象物の所定の深さでのX線断層像画像を適宜得ることができることは勿論のこと、対象物の移動範囲および撮像データを適宜蓄積すれば、演算により所定深さのX線断層像画像を適宜入手することができることは言うまでもない。

図9は、本発明のX線断層撮像装置を用いて配線パターンを持つプリント基板を撮像した場合のX線断層像画像の一例を示す。測定条件は、X線管の管電圧:70KV、管電流:60μA、蓄積時間:0.7秒、移動距離Z:50μm(1回の移動距離、断層分解能に相当)である。図9において、画像例92は、1層目のX線断層像画像を示している。この画像例92から明らかなように94で示す中心部の配線は、比較的明瞭なX線断層像画像を示しているが、周辺部の配線は、良く見えない状態である。画像例93は、4回目の移動により撮像した配線パターンの1層目のX線断層像画像で、95で示す周辺部の配線が比較的明瞭なX線断層像画像を示している。画像例91は、6回の移動により撮像した配線パターンの1層目のX線断層像画像全てを1枚のX線断層像画像として表示装置に表示した画像を示している。この図からも明らかなように湾曲したX線イメージ・インテンシファイアを用いたX線断層撮像装置で十分明瞭なX線断層像画像を得ることが出来ることを示している。

以上、本発明について詳細に説明したが、本発明は、ここに記載されたX線断層撮像装置の実施例に限定されるものではなく、上記以外に、湾曲した撮像面を有する蛍光倍増管を用いた装置や検出方法に広く適応することが出来ることは、言うまでも無い。

【発明の効果】
以上説明したように本発明は、X線イメージ・インテンシファイアのような湾曲した撮像面を持つ蛍光倍増管であっても十分にX線断層像画像を得ることができ、また、従来使用していたX線像を光学像に変換する手段に比較してX線に対する感度が高く、従って従来技術で見ることのできなかった微小欠陥を検出できる可能性が向上する。また、撮像面積も大きく、大きさの種類も豊富なため大きな試料に対しても使用出来る等の特徴があり、X線断層撮像装置として極めて有効な装置である。

In the above embodiment of the present invention, it has been described that the first layer X-ray tomographic image of the object is constructed. FIG. 9 shows an example of an X-ray tomographic image when a printed circuit board having a wiring pattern is imaged using the X-ray tomographic imaging apparatus of the present invention. The measurement conditions are X-ray tube voltage: 70 KV, tube current: 60 μA, accumulation time: 0.7 seconds, moving distance Z: 50 μm (one moving distance, corresponding to tomographic resolution). An image example 93 is an X-ray tomographic image of the first layer of the wiring pattern imaged by the fourth movement, and shows an X-ray tomographic image in which the peripheral wiring indicated by 95 is relatively clear. The image example 91 shows an image in which all X-ray tomographic images of the first layer of the wiring pattern imaged by six movements are displayed on the display device as one X-ray tomographic image. As is apparent from this figure, it is shown that a sufficiently clear X-ray tomographic image can be obtained with an X-ray tomographic imaging apparatus using a curved X-ray image intensifier.

As described above, the present invention can sufficiently obtain an X-ray tomographic image even with a fluorescence multiplier tube having a curved imaging surface such as an X-ray image intensifier. Compared with the means for converting an X-ray image into an optical image, the sensitivity to X-rays is high, so that the possibility of detecting a micro defect that could not be seen in the prior art is improved. In addition, since it has a large imaging area and a wide variety of sizes, it can be used for large samples, and is an extremely effective apparatus as an X-ray tomographic imaging apparatus.
