【発明の属する技術分野】
本発明は、一面に凹凸部が形成されたスタンパーの他面を押圧することによって基材上の樹脂層に凹凸部を押し付けてその凹凸形状を転写するインプリント装置およびインプリント方法に関するものである。

【従来の技術】
例えば半導体素子や記録媒体を製造する工程において、基材上の樹脂層にナノメートルサイズの微細な凹凸パターンを形成する方法として、凹凸部が形成されたスタンパー(型板:モールド)をプレス機等によって樹脂層に押し付けてその凹凸形状を転写するインプリントリソグラフィ法(以下、「インプリント法」ともいう)が従来から知られている。このインプリント法では、一例として、まず、基材の上に樹脂層(例えばレジスト材を薄膜状に塗布した層)を形成する。次に、その一面に凹凸部が形成された金属材料製のスタンパーをスタンパーホルダにセットした状態でプレス機のクランプに取り付けると共に、樹脂層の形成面を上向きにして基材をプレス機のベッドに載置する。次いで、樹脂層を加熱した状態においてプレス機を作動させてクランプを下降させて、スタンパーの凹凸部を樹脂層に押し付ける。これにより、スタンパーの凹凸部における凸部が樹脂層に押し込まれて、樹脂層に凹凸形状が転写される。ところが、この従来のインプリント法では、基材を載置したベッドに対するクランプの傾き(すなわち、基材に対するスタンパーの傾き)に起因してスタンパーが傾いた状態で樹脂層に押し付けられて、樹脂層に対するスタンパーの凸部の押し込み量(すなわち、樹脂層に形成される凹部の深さ)が基材の全域において一様とならないことがある。したがって、スタンパー全域を均一に押し付けることで、樹脂層に対する凸部の押し込み量(すなわち、凹部の深さ)を均一にする各種のインプリント法が考案されている。

一例として、国際公開WO01/42858号パンフレットに開示されている装置(インプリント装置)は、例えば可撓性を有する膜(flexible membrane 9:ゴム膜)を介して型板(template10:スタンパー)の全域に油圧等を直接的に伝達することにより、基材(substrate 5)に対して型板(10)の全域を均一な力で押し付ける構成が採用されている。具体的には、このインプリント装置は、基材(5)がセットされる第1主部(first main parts 1)と、型板(10)がセットされる第2主部(second main parts 3)とを備えている。また、第1主部(1)は、支持板(support plate 4)によって支持された状態の基材(5)を載置可能に構成されている。この場合、基材(5)は、例えばシリコン等で平板状に形成されて、その表面(5a)には、樹脂層が形成されている。一方、第2主部(3)は、第2水平ベース板(second principally plane base plate 13)と、第2水平ベース板(13)に取り付けられると共にその底面開口部位が膜(9)によって閉塞された箱体とを備えて構成されている。この場合、この箱体は、図外のオイルポンプによって油圧オイル(hydraulic oil )が注入路(inlet plate 12)を介して供給される空洞(cavity6)を構成する。また、型板(10)は、その表面(10a)にナノメートルサイズの微細な凹凸パターンが形成されて、膜(9)に取り付けられている。

このインプリント装置によれば、第1水平ベース板(2)に対して第2水平ベース板(13)が傾いていたとしても、第2主部(3)の下降に伴って型板(10)が基材(5)に接触した際に膜(9)が変形する。したがって、基材(5)に対して型板(10)を面的に接触させることが可能となっている。また、基材(5)の表面(5a)に型板(10)を押し付ける際には、空洞(6)に供給される油圧オイルによって型板(10)の全域に膜(9)を介して圧力が均一に加えられる。したがって、基材(5)に対する型板(10)の凸部の押し込み量を基材(5)の全域に亘って均一とすることが可能となっている。

【発明が解決しようとする課題】
ところが、この従来のインプリント装置には、以下の問題点がある。すなわち、この従来のインプリント装置では、基材(5)に型板(10)を面的に接触させた状態において油圧によって膜(9)を介して型板(10)の全域に圧力を均一に加えて凹凸パターンを基材(5)に形成(転写)している。この場合、型板(10)が比較的薄厚で変形し易いため、基材(5)に型板(10)を面的接触させようとした際に、基材(5)と型板(10)との間に空気が封じ込められることがある。この状態で型板(10)の全域に油圧によって圧力を均一に加えたときには、空気が封じ込められた部位において、基材(5)に対する型板(10)における凸部の押し込み量が小さくなる。このため、従来のインプリント装置には、基材(5)と型板(10)との間に空気が封じ込められることに起因して、基材(5)の全域に亘って均一な深さの凹部を形成するのが困難であるという問題点が存在する。

本発明は、かかる問題点に鑑みてなされたものであり、樹脂層全域に亘って均一な深さの凹部を有する凹凸形状を転写し得るインプリント装置およびインプリント方法を提供することを主目的とする。

【課題を解決するための手段】
上記目的を達成すべく本発明に係るインプリント装置は、その一面に凹凸部が形成されると共に可撓性を有するスタンパーの他面を押圧することによって基材上の樹脂層に当該凹凸部を押し付けてその凹凸形状を当該樹脂層に転写する押圧手段と、当該押圧手段および前記基材の少なくとも一方を移動させる移動機構とを備え、前記押圧手段は、前記スタンパーの前記他面に向けて気体および液体の一方を噴射するノズルを備え、当該ノズルから前記スタンパーに向けて前記一方を噴射することによって当該スタンパーの前記他面における所定の一部分を押圧可能に構成され、前記移動機構は、前記押圧手段に対して前記所定の一部分を押圧させた状態から当該押圧手段および前記基材の少なくとも一方を移動させることによって前記スタンパーに対する前記押圧手段による押圧完了範囲を徐々に拡大可能に構成されている。

【発明の実施の形態】
以下、添付図面を参照して、本発明に係るインプリント装置およびインプリント方法の好適な実施の形態について説明する。

最初に、インプリント装置1の構成について、図面を参照して説明する。

図1に示すインプリント装置1は、例えば、情報記録媒体用(一例として、ディスクリートトラック型記録媒体用)のディスク状基材Dにおける表面にナノメートルサイズの微細な凹凸パターンを形成するのに先立って、ディスク状基材Dの上に凹凸パターン形成用のマスク(一例として、フォトレジスト材料によるマスク)を形成可能に構成されている。具体的には、インプリント装置1は、基材ホルダ2、移動機構3、ノズル4、エアポンプ5および制御部6を備えて構成されている。この場合、ディスク状基材Dは、一例として、直径2.5インチのガラスディスクで構成されて、図2に示すように、その表面には、例えばスピンコート法によってポジ型レジストが塗布されて厚み75nm程度のレジスト層R(本発明における樹脂層)が形成されて構成されている。なお、同図では、本発明についての理解を容易とするために、ディスク状基材Dおよびレジスト層Rなどの厚みを誇張して厚く図示している。一方、このレジスト層Rに凹凸パターンを形成するスタンパーSは、一例として、その一面(同図における下面)に凹凸部が形成された厚み300μm程度の可撓性を有するニッケルスタンパーであって、凹凸部における凹部と凸部との幅の比率が1:1(この場合、一例として、ピッチ=150nm)となるように電子線描画法等によって形成されている。

基材ホルダ2は、図2に示すように、上面開口の箱体に形成されて、その内底面にディスク状基材Dを載置可能に構成されている。また、基材ホルダ2の上面開口部位には、可撓性を有するフィルムF(一例として、シート状のシリコーンゴム)が取り付けられて、フィルムFの下面(基材ホルダ2内のディスク状基材Dに対向する面)には、凹凸部を下向きにしてスタンパーSが取り付けられている。さらに、図1に示すように、基材ホルダ2は、制御部6の制御下でディスク状基材Dを加熱するヒータ2aを備えている。移動機構3は、制御部6の制御下でノズル4を移動させる。この場合、図3に示すように、移動機構3は、スタンパーSの中心部にノズル4を位置させた状態からスタンパーSの外縁部に向けて矢印Bで示すように螺旋状の軌跡を描くようにしてノズル4を移動させる。

ノズル4は、エアポンプ5と相俟って本発明における押圧手段を構成し、移動機構3に取り付けられてエアポンプ5によって供給される圧縮空気(本発明における気体の一例)をスタンパーSの他面(この場合、スタンパーSが取り付けられているフィルムFを介してスタンパーSの他面)に向けて噴射することにより、フィルムFを介してスタンパーSの他面(図2における上面)を部分的(本発明における所定の一部分)に押圧する。この場合、ノズル4は、圧縮空気を噴射しつつ移動機構3によって螺旋状の軌跡を描くようにして移動させられる。したがって、圧縮空気が吹き付けられることでスタンパーSが押圧された範囲(スタンパーSの押圧が完了した範囲:以下「押圧完了範囲」ともいう)は、図4に示すように、押圧開始当初にノズル4が位置させられていたスタンパーSの中心部における押圧完了範囲A1−1から、スタンパーSの外縁部に向けて、押圧完了範囲A1−2,A1−3・・,A1−5のように徐々に拡大する(以下、区別しないときには「押圧完了範囲A1」ともいう)。エアポンプ5は、制御部6の制御下でノズル4に空気(圧縮空気)を供給する。この場合、ノズル4に供給する気体としては、空気に限定されず、工業用窒素等の各種気体を採用することができる。また、エアポンプ5に代えてオイルポンプを配設することで、気体に代えて油圧オイル等の液体をノズル4に供給して噴射させる構成を採用することもできる。

次に、インプリント装置1を用いてディスク状基材D上のレジスト層Rに凹凸形状を転写する(凹凸パターンを形成する)方法について、図面を参照して説明する。なお、ディスク状基材Dの一面に対するレジスト層Rの塗布工程や、スタンパーSの製作工程は既に完了しているものとする。

まず、図2に示すように、スタンパーSの凹凸部を下向きにしてフィルムFの下面に取り付けると共に、レジスト層Rの形成面を上向きにしてディスク状基材Dを基材ホルダ2の底板上に載置する。この際に、スタンパーSの下面(凹凸部が形成された面)と、ディスク状基材D上のレジスト層Rの表面との間には隙間が形成される。また、ノズル4は、移動機構3によってスタンパーSの中心部の上方に位置させられている。次に、制御部6がヒータ2aに対してディスク状基材Dを加熱させる。この際に、ヒータ2aは、一例として、レジスト層Rが170℃程度(ガラス転移点以上の温度)となるようにディスク状基材Dを加熱する。次いで、制御部6は、エアポンプ5を作動させてノズル4に対する空気の供給を開始させる。この際に、エアポンプ5は、凹凸形状の転写が完了するまで、ノズル4に対する圧縮空気の供給圧力を一定に保つように、その供給量を適宜調整する。また、エアポンプ5によって空気が供給されたノズル4からは、スタンパーSの他面(この場合、フィルムFの表面)に向けて圧縮空気が噴射される。

この際に、図5に示すように、スタンパーSは、ノズル4から噴射された圧縮空気によってその中心部(本発明における「所定の一部分」)が押圧されて、中心部が下向きに突出するように湾曲させられる。この結果、スタンパーSの中心部がディスク状基材D上のレジスト層Rに押し付けられる。この場合、押圧完了範囲A1では、スタンパーSがレジスト層Rに対して例えば170kgf/cm2程度の力で押し付けられる。これにより、図6に示すように、押圧完了範囲A1では、スタンパーSの凹凸部における凸部がレジスト層R内に押し込まれて、レジスト層Rに凹部が形成される。また、押圧完了範囲A1内におけるレジスト層Rでは、スタンパーSの凸部とディスク状基材Dの一面との間の距離(すなわち、レジスト層Rに形成された凹部における底部の厚みT1)が、一例として、5nm程度となる。さらに、スタンパーSの凸部が押し込まれた部位に存在していたレジスト材料(レジスト層Rを形成しているレジスト材料)がスタンパーSの凹部内に移動する結果、スタンパーSの凹部内におけるレジスト層Rの厚み(すなわち、レジスト層Rにおける凸部の厚み)T2が、一例として、150nm程度となる。

また、圧縮空気によって押圧されずにレジスト層Rに対するスタンパーSの押し付けが完了していない範囲(以下、「非押圧完了範囲A2」ともいう)のうちの押圧完了範囲A1の近傍における所定の範囲(以下、「非押圧完了範囲A2a」ともいう)では、図7に示すように、スタンパーSにおける凸部の先端がレジスト層R内に僅かに押し込まれた状態となる。この場合、この非押圧完了範囲A2aでは、スタンパーSの凹部とレジスト層Rの表面との間に十分な隙間が存在するため、押圧完了範囲A1においてスタンパーSとレジスト層Rとの間に封じ込められそうになった空気が、押圧完了範囲A1からその周囲の非押圧完了範囲A2に移動し易くなっている。したがって、押圧完了範囲A1において封じ込められそうになった空気が押圧完了範囲A1から非押圧完了範囲A2に向けてスムーズに押し避けられて、スタンパーSとレジスト層Rとの間に空気が封じ込められる事態が回避される。

次いで、制御部6は、移動機構3に対して螺旋状の軌跡を描くようにノズル4を移動させる。この際に、図8,9に示すように、ノズル4がスタンパーSの外縁部に向けて移動させられることにより、ノズル4から噴射された圧縮空気によって押圧された押圧完了範囲A1がスタンパーSの外縁部方向に向けて徐々に拡大される。また、押圧完了範囲A1の拡大に伴い、スタンパーSの凸部がレジスト層Rに順に押し込まれて、レジスト層Rの凹部の形成範囲(凹凸形状の転写が完了した範囲)が徐々に拡大する。また、スタンパーSとレジスト層Rとの間に封じ込められそうになった空気は、押圧完了範囲A1から押し避けられて、最終的には、スタンパーSおよびレジスト層Rの外縁部を介して外部に押し避けられる(排出される)。これにより、図10に示すように、押圧完了範囲A1がスタンパーSの全域に拡大した時点で、レジスト層Rに対するスタンパーSの凹凸形状の転写(凹凸パターンの形成)が完了する。この後、制御部6は、エアポンプ5に対して圧縮空気の供給を停止させると共に、移動機構3に対してノズル4をスタンパーSの中心部に移動させる。また、制御部6は、ヒータ2aに対してディスク状基材Dの加熱度合いを低下させ、一例としてレジスト層Rが50℃程度となるように保温させる。これにより、レジスト材料が硬化する。この状態においてレジスト層RからスタンパーSを剥離することにより、ディスク状基材Dの一面にレジスト材料によるマスク(凹凸形状が転写されたレジスト層R)が形成される。

この後、ディスク状基材Dの上に形成したマスクを使用してディスク状基材Dをエッチング処理することにより、ディスク状基材Dの一面にナノメートルサイズの微細な凹凸パターンを形成する。なお、エッチング処理については、公知の技術のため、その詳細な説明を省略する。

この場合、インプリント装置1によって凹凸形状が転写されたレジスト層R(マスク)では、スタンパーSが押し付けられる際に、そのスタンパーSとレジスト層Rとの間に空気が封じ込められる事態が回避されている。したがって、レジスト層Rは、その凹部の厚みT1がディスク状基材Dの全域に亘って2.5nm以上5.0nm以下の範囲内の厚みとなる。これに対して、基材(5)に型板(10)を面的接触させた状態で型板(10)の全域に均一に圧力を加える従来のインプリント装置では、前述したように、基材(5)と型板(10)との間に空気が封じ込められている。したがって、基材(5)上の樹脂層は、その凹部の厚みT1が基材各部において極く広い範囲で(一例として15nm以上24nm以下の範囲で)ばらついて形成される。このため、従来のインプリント装置によって凹凸パターンを形成した樹脂層をマスクとして基材(5)をエッチングした際には、樹脂層における凹部の厚みT1のばらつきに起因して、基材全域に亘って均一な深さの凹部を形成するのが困難となる。これに対して、本発明の実施の形態に係るインプリント装置1によって凹凸パターンを形成したレジスト層Rをマスクとしてディスク状基材Dをエッチングした際には、レジスト層Rにおける凹部の厚みT1がディスク状基材Dの全域に亘ってほぼ均一のため、ディスク状基材Dの全域に亘って均一な深さの凹部が形成される。

また、このインプリント装置1では、スタンパーSの中心部から外縁部に向けて押圧完了範囲A1を徐々に拡大してスタンパーSをレジスト層Rに押し付けるため、スタンパーSとレジスト層Rとの間に封じ込められそうになった空気がスムーズに押し避けられる。したがって、スタンパーSの凸部がレジスト層Rに確実かつ十分に押し込まれる結果、レジスト層Rに形成された凹部の厚みT1がディスク状基材Dの全域に亘って2.5nm以上5.0nm以下の範囲内の厚みとなる。これに対して、基材(5)と型板(10)とを面的接触させた状態から型板(10)を押圧する従来のインプリント装置では、基材(5)と型板(10)との間の空気が型板(10)の凹部内に貯留されるため、基材(5)に対して型板(10)の凸部を十分に押し込むのが困難となる結果、基材(5)上の樹脂層に形成された凹部の厚みT1が基材全域で15nm以上の厚みとなる。したがって、従来のインプリント装置によって凹凸パターンを形成した樹脂層をマスクとして基材(5)をエッチングした際には、15nm以上に及ぶ厚みT1の樹脂層をエッチングする分だけ不要な作業時間を要することとなる。これに対して、本発明の実施の形態に係るインプリント装置1によって凹凸パターンを形成したレジスト層Rをマスクとしてディスク状基材Dをエッチングした際には、レジスト層Rにおける凹部についてのエッチングが従来よりも極く短時間で終了して、ディスク状基材Dを迅速にエッチングすることが可能となる。

さらに、このインプリント装置1によって凹凸パターンを形成した場合には、レジスト層Rに対してスタンパーSの凸部が十分かつ均一に押し込まれるため、レジスト層Rの凸部の厚みT2がディスク状基材D全域に亘って145nm以上150nm以下の範囲内でほぼ均一となっている。これに対して、従来のインプリント装置によって凹凸パターンを形成した場合には、樹脂層に対して型枠(10)の凸部が十分に押し込まれず、しかも、基材(5)の各部で押し込み量にばらつきが生じているため、樹脂層の凸部の厚みT2が基材各部において115nm以上140nm以下の広い範囲でばらついて不均一となっている。したがって、従来のインプリント装置によって形成したマスク(樹脂層)を用いてエッチング処理した際には、基材(5)に対する凹部の形成が完了する以前に、樹脂層の厚みT2が薄厚の部位(上記の例における115nm程度の部位)においてマスクとしての樹脂層が短時間で消失する結果、本来的にはマスクによって保護されるべき基材(5)の一面がエッチングされるという不都合な事態が発生する。これに対して、本発明の実施の形態に係るインプリント装置1によって形成したマスク(レジスト層R)を用いてエッチング処理した際には、ディスク状基材Dに対する凹部の形成が完了するまで、マスクによって保護されるべき部位が十分に保護される。

このように、このインプリント装置1およびインプリント装置1によるインプリント方法によれば、移動機構3がノズル4に対してスタンパーSにおける中心部に向けて圧縮空気を噴射させてスタンパーSの中心部を押圧させた状態からノズル4を移動させてスタンパーに対する押圧完了範囲A1を徐々に拡大することにより、スタンパーSとレジスト層Rとの間に空気を封じ込めることなく、スタンパーSをレジスト層Rに十分な押圧力で押し付けることができる。これにより、スタンパーSの凸部をレジスト層Rに確実かつ十分に押し込むことができる結果、ディスク状基材Dの全域に亘って均一な深さの凹部を有する凹凸形状を転写する(凹凸パターンを形成する)ことができる。したがって、例えばこのレジスト層Rをマスクとしてディスク状基材Dをエッチング処理した場合に、ディスク状基材Dの一面に均一な深さの凹部を形成することができる。また、押圧完了範囲A1を徐々に拡大することによってスタンパーSとレジスト層Rとの間の空気をスムーズに押し避けることができる結果、スタンパーSの凹部内に空気が貯留される事態を回避しつつ、その凸部をレジスト層Rに十分に押し込むことができる。これにより、従来のインプリント方法によって形成した凹部と比較してディスク状基材D上のレジスト層Rにおける凹部を薄い厚みT1に形成することができると共に、従来のインプリント方法によって形成した凸部と比較してレジスト層Rにおける凸部を厚い厚みT2に形成することができる。したがって、例えばこのレジスト層Rをマスクとしてディスク状基材Dをエッチング処理したときには、ディスク状基材Dの一面に短時間で凹部を形成することができると共に、マスク(レジスト層R)によって保護されるべきディスク状基材Dの一面を確実に保護することができる。

また、このインプリント装置1およびインプリント装置1によるインプリント方法によれば、スタンパーSの他面に向けて気体(この場合、圧縮空気)を噴射することでその他面を押圧可能に構成されたノズル4を備えて本発明における押圧手段を構成したことにより、スタンパーSを押圧する押圧手段を比較的簡易に構成することができる。したがって、本発明における押圧手段の製作コストを低減できる結果、凹凸形状の転写に要するコストを十分に低減することができる。

さらに、このインプリント装置1およびインプリント装置1によるインプリント方法によれば、移動機構3がノズル4に対してスタンパーSにおける他面の中心部を所定の一部分として圧縮空気を噴射させて押圧させた状態からノズル4を移動させてノズル4から噴射させた圧縮空気によるスタンパーSに対する押圧部位をスタンパーSの外縁部に向けて螺旋状に移動させることにより、ディスク状基材Dの中心部からの半径方向の距離が等しい部位においてレジスト層Rの厚みT1,T2を確実に均一にすることができる。したがって、磁気ディスク、光ディスク、光磁気ディスク等の回転体である情報記録媒体の製造に適した凹凸パターンを形成することができる。
