【発明の属する技術分野】
本発明は、単結晶製造方法および装置に関するものであり、特に、GaAs、InP等のIII−V族系化合物半導体材料、CdTe、ZnSe等のII−VI族系化合物半導体材料、およびSiGe等の複数元素を化合して生成される材料等の単結晶を製造する方法および装置に関するものである。

【従来の技術】
従来の単結晶製造方法および装置の一例としては、たとえば特開平10−130098号公報に、二元系化合物半導体単結晶の成長方法および装置が開示されている。

この方法および装置においては、坩堝内に下方から順に、高蒸気圧成分元素に対応する元素Bと、他方の元素に対応する原料Aとを、混合することなく2層にして収容し、成長容器の下方から高解離圧成分元素の原料Bの蒸気を満たし、坩堝内で原料を直接合成した後、化合物半導体単結晶を成長させている。

また、従来の単結晶製造方法および装置の他の例としては、たとえば特開昭63−270379号公報に、化合物半導体単結晶の製造方法および装置が開示されている。

この方法および装置においては、GaとAsとを直接合成後、種結晶を下から押上げ、種結晶上の液止め栓を融液内に放出して融液面に浮上させることにより、種結晶と融液とを接触させてGaAs単結晶を成長させている。

また、従来の単結晶製造方法および装置のさらに他の例としては、特開昭63−74990号公報に、化合物半導体単結晶の製造方法および装置が開示されている。

この方法および装置においては、坩堝でGaとAsとを直接合成した後、種結晶の上部の封止を解除し、化合物半導体融液と種結晶とを接触させてGaAs単結晶を成長させている。

【発明が解決しようとする課題】
しかしながら、上述した特開平10−130098号公報に開示された従来技術においては、以下のような問題点があった。

すなわち、昇温すると、坩堝内の上層の原料Aは、成長容器下部からの原料Bの蒸気成分と反応するよりも、坩堝内下層の高解離圧原料Bと迅速に化合しやすくなる。そのため、下層の原料Bが破壊されて、坩堝内上層の原料Aが種結晶に触れてしまい、種結晶を損傷させてしまう。すなわち、坩堝内上層の液体原料は、下層原料の隙間を通じて容易に種結晶まで到達し、種結晶を損傷してしまうという問題があった。

また、この技術においては、合成前の原料が種結晶を損傷しないように、坩堝内面と全く同じ形状の緻密な原料Bによって、種結晶上部を覆う必要があった。しかしながら、高解離圧成分元素の原料Bを坩堝の形に合せて緻密に充填することは極めて困難であり、たとえ成形により製造することができたとしても、非常に高コストになるという問題もあった。

また、上述した特開昭63−270379号公報に開示された従来技術においても、以下のような問題点があった。

すなわち、種結晶を正確に上下動させる機構が必要になるため、炉の構造が複雑となり、その結果、高コストになってしまうという問題があった。

また、この技術においては、合成前の原料が種結晶を損傷するのを防止するため、隙間が生じないように、精密な形状の液止め栓を坩堝に強く密着させる必要があった。そのため、高温で種結晶が圧縮力を受ける結果、種結晶が損傷されて単結晶成長が困難となり、単結晶製造の歩留りが低下するという問題もあった。

さらに、上述した特開昭63−74990号公報に開示された従来技術においても、以下のような問題があった。

すなわち、この技術においても、合成前の原料が種結晶を損傷するのを防止するため、隙間が生じないように、精密な形状の液止め栓を坩堝に強く密着させる必要があった。そのため、封止手段を種結晶上部に正確にセッティングする機構が必要な結果、炉の構造が複雑となり、高コストになってしまうという問題があった。また、封止手段を坩堝に強く接触させる必要があり、坩堝を損傷しやすいという問題もあった。

この発明の目的は、上述した問題点を解決し、合成前の原料が種結晶と反応して単結晶に損傷を与えるのを防止することにより、単結晶成長の歩留りを向上することができる、単結晶製造方法を提供することにある。

また、この発明のさらに他の目的は、上述した方法を実施するためのより簡略化した構造の単結晶製造装置を、提供することにある。

【課題を解決するための手段】
請求項1の発明による単結晶製造装置は、種結晶を収容し、単結晶を成長させるための第1の容器と、第1の容器を取囲むように設けられる加熱手段と、第1の容器の上方にあって、底部に開口部を有し、単結晶の成長のための原料を収容するための第2の容器とを備え、第2の容器は、着脱可能であって開口部を封止するための封止手段を含む。

請求項2の発明による単結晶製造装置は、請求項1の発明の構成において、第1の容器は、底部に種結晶の格納部を有し、封止手段は、凸型形状部を有し、第2の容器の内側から開口部に密着して、開口部を封止する。

【発明の実施の形態】
(実施の形態1)
図1は、本発明による単結晶製造装置の一例の概略構成を示す断面図である。

図1を参照して、この単結晶製造装置は、高圧チャンバ1内に、種結晶9を収容し単結晶を成長させるための第1の容器8と、単結晶の成長のための原料4を収容するための第2の容器3と、第1の容器8を取囲むように設けられたヒータ12とを備えている。

第1の容器8は、底部に種結晶9を格納するための凹型形状部を有していて、下軸16上に載置されている。また、第2の容器3は、第1の容器8の上方にあって、底部のテーパ形状部の先端に、開口部6を有している。

この開口部6は、液止め栓7により封止されている。液止め栓7は、凸型形状部を有し、第2の容器3の内側から開口部6に密着している。このように、開口部6が液止め栓7により封止されることにより、第2の容器3内の原料4が外へ漏れないようになっている。

第1の容器8内の種結晶9上部には、B2 O3 等の封止材5と、単結晶の元素組成に対応する元素を含む結晶11とが収容されている。なお、この結晶11は、多結晶であってもよいし、単結晶であってもよい。この結晶11は、後述するように、液止め栓7を第2の容器3の開口部6から解除する際に作用するとともに、第2の容器3から漏れ出る原料4が種結晶9に接触するのを防止し、種結晶9を保護する役割も果たしている。また、結晶11は、封止材5で十分に覆われていることが望ましい。

一方、第2の容器3内に収容された原料4の上部にも、B2 O3 等の封止材5が収容されている。

また、この実施の形態においては、第2の容器3には、気密性リザーバ2が挿入されている。気密性リザーバ2内には、揮発性元素の第2原料14が収容され、揮発性元素ガス導入パイプ15を介して第2の容器3内に原料ガスが供給される。したがって、この実施の形態では、初めに、揮発性でない第1原料4のみが第2の容器3内に収容されている。

次に、このように構成される結晶製造装置を用いて結晶を製造する方法について説明する。

図2は、本発明による結晶製造方法の一例を説明するための断面図であって、図1に示す結晶製造装置を用いて結晶を製造する方法を示す図である。

なお、図2においては、図1における高圧チャンバ1およびヒータ12は省略して示している。

まず、図2(a)を参照して、下軸16上に載置された第1の容器8の底部に、種結晶9を収容し、さらにその上に、B2 O3 等の封止材5と、結晶11を収容する。また、第2の容器3には、底部の開口部6を液止め栓7で封止した後、揮発性でない第1原料4を収容し、さらにその上に、B2 O3 等の封止材を収容する。この第1原料4中に、揮発性元素の第2原料14を収容した気密性リザーバ2の揮発性元素ガス導入パイプ15を挿入する。

この状態で、ヒータ12により加熱を行ない、第2の容器3内に収容された第1原料4中へ、揮発性元素ガス導入パイプ15を介して、気密性リザーバ2内に収容された第2原料14のガスを導入し、両元素の合成を行なう。その結果、図2(b)に示すように、第2の容器3内には、合成原料融液13が形成される。

合成原料融液13の合成が完了したら、図2(c)に示すように、下軸16を上昇し、液止め栓7の凸型形状部と結晶11とを接触させることにより、開口部6の封止を解除する。

ここで、この実施の形態においては、液止め栓7は、合成原料融液13よりも軽く、かつ、合成原料融液13と反応しない材料から構成されている。そのため、図2(d)に示すように、液止め栓7は合成原料融液13の表面に浮き、第2の容器3内の合成原料融液13は、開口部6を介して第1の容器8内に流れ込む。

このとき、第2の容器3の開口部6が封止材5で覆われていれば、第1の容器8内に流出した合成原料融液13の表面も封止材5で覆われる。その後、第1の容器8内部の温度を徐々に上げて結晶11を溶融し、種結晶9の上端部まで融液化した後、図2(e)に示すように、徐々に下軸16下げて、種結晶9の部分から単結晶17を成長させていく。

なお、図1および図2では、簡略化のため、気密性リザーバ2や第2の容器3等を空間に固定する治具、ヒータ12の周囲や気密性リザーバ2の下部の断熱材等については省略している。気密性リザーバ2と第2の容器3については、高圧チャンバ1の外部より上軸を貫通させてこれに固定し、上下動可能にさせて、より能動的に機能させることもできる。

また、第1の容器8と第2の容器3とを気密容器で囲い、気密容器の内部に揮発性元素の第2原料14を配置して揮発性元素で満たすことにより、第1の容器8と第2の容器3内に液体封止材5を用いる必要がなくなる。

本実施の形態においては、揮発性元素の第2原料14を収容するため、気密性リザーバ2は、気密性のカーボン、pBNコーティングされたカーボン、SiC、石英、またはこれらの複合材料で構成することができる。複合材料で構成されるときの接続部には、弾力性のあるカーボン性シートを用いてもよい。一方、第1の容器8および第2の容器3は、pBN、石英、カーボンまたはこれらの複合材料を利用して構成することができる。

また、第2の容器3の底部の開口部6を封止するための封止手段の形態は、第2の容器3内の合成原料融液13が漏れ出ない構造であればよく、種々の形態が考えられる。たとえば、液止め栓7自体に凸型形状部がなく平板状であっても、第1の容器8内の結晶11に突起を設けることで代用することもできる。

また、液止め栓7を第2の容器3の開口部6から脱離する方法についても、種々の方法が考えられる。たとえば、液止め栓7を上方へ引張り上げる手段を設け、該手段を用いて、機械的力によって液止め栓7を開口部6から脱離することもできる。

また、この実施の形態においては、第1の容器8を上昇させることにより第1の容器8と第2の容器3の相対位置を変更しているが、第2の容器3を下降させることによって第1の容器8と第2の容器3の相対位置を変更することもできる。従って、本実施の形態においては、第1の容器8と第2の容器3の少なくともいずれかが移動可能であればよい。

図3に示す実施の形態2の方法は、気密性リザーバ2を用いずに、2種の元素の原料4、14をともに第2の容器3内に収容して、直接合成を行ない、単結晶成長させる点において、図2に示す実施の形態1の方法と相違している。

図4は、本発明による単結晶製造装置のさらに他の例の概略構成を示す断面図である。

図4を参照して、この単結晶製造装置は、高圧水冷チャンバ22と、炉心管10とを備えている。

高圧水冷チャンバ22内は、炉心管10によって、ヒータ13を含むヒータ域31と、結晶成長が行なわれる成長域32とに分離されている。

ヒータ域31には、ヒータ13の他に、断熱材20と、ヒータ電極21とが配置されている。また、ヒータ域31には、ヒータ域ガス流入口24と、ヒータ域ガス流出口23とが設けられている。一方、成長域32には、図1に示す実施の形態1の装置と同様の第1の容器8および第2の容器3と、断熱材20とが配置されている。また、成長域32には、成長域ガス流入口29と、成長域ガス流出口28とが設けられている。

この単結晶製造装置において、ヒータ13は、3ゾーン以上の温度分布帯が縦型に構成されたヒータであって、塑性変形可能な材料を抵抗発熱体としている。そのため、炉の構造が単純となり、低価格で多ゾーンの温度分布帯を構成することができる。塑性変形可能な材料としては、たとえば、鉄−クロム−アルミニウムを主成分とする合金、ニッケル−クロムを主成分とする合金、ニッケル−クロム−鉄を主成分とする合金等を用いることができる。

一方、このような塑性変形可能な材料は、一般に金属を含有するため、このような材料からなるヒータを用いた場合、金属が不純物として、製造される結晶中に混入するという問題が考えられる。そこで、この装置においては、炉心管10により、ヒータ域31と成長域32とが分離されている。その結果、製造される結晶中への不純物の混入が、有効に防止される。さらに、この炉心管10は、製造される結晶中の揮発性成分の蒸気等が、ヒータ13と直接接触することを防止するため、ヒータ13の劣化の防止にも作用している。

また、上述したようにヒータ域31と成長域32とを分離した場合、ヒータ域31と成長域32との圧力差が大きくなりすぎると、気密容器22が破損してしまうおそれがある。そこで、この実施の形態による単結晶製造装置は、ヒータ域31のガス圧力と、成長域32のガス圧力との差が、所定の値を超えないように制御するための、圧力バランス機構をさらに備えている。

具体的には、この単結晶製造装置は、圧力バランス機構として、ヒータ域31の圧力を測定するためのヒータ域ガス圧力センサ25と、成長域32の圧力を測定するための成長域ガス圧力センサ27とを備えている。ヒータ域ガス圧力センサ25により測定されたヒータ域のガス圧力は、圧力センサの信号26として矢印に示すようにヒータ域ガス流入口24へ伝達される。一方、成長域ガス圧力センサ27により測定された成長域のガス圧力は、圧力センサの信号30として矢印に示すように成長域ガス流入口29へ伝達される。

ヒータ域ガスとして、たとえば空気のような酸化性ガスを用い、成長域ガスとして、たとえばN2 やAr等の非酸化性のガスを用いた場合のように、ヒータ域31と成長域32のガスの主成分が異なる場合には、圧力バランス機構として、各々の領域に取付けた圧力センサ25、27の差が一定以上に大きくならないように、それぞれのガス圧力を調整できる構造を電気的または機械的に作製することができる。一方、ヒータ域31と成長域32のガスの主成分が同じでよい場合には、圧力バランス機構として、気密性の炉心管10の500℃以下の部分に、小さな孔をあけたような構造を利用することもできる。すなわち、孔をあける部分を500℃以下とすることにより、原料蒸気によるヒータ13の劣化や、ヒータ13から原料への不純物汚染を防止することができる。なお、圧力が低い場合は、気密容器22の壁を成長域32のみに限定し、ヒータ域31の気密容器22の壁をなくすことによって、ヒータ域31を大気圧雰囲気とし、炉心管10で耐圧をもたせるような構造にすることも可能である。

また、この単結晶製造装置において、ヒータ13の素材を、鉄−クロム−アルミニウムを主成分とする合金、ニッケル−クロムを主成分とする合金、ニッケル−クロムを主成分とする合金、ニッケル−クロム−鉄を主成分とする合金からなる抵抗発熱体とする場合には、ヒータ域31のガスを、空気のように酸化性のものにすることが好ましい。ヒータ13の劣化を防止して長寿命化できるため、さらに結晶の製造コストを低減できるからである。

また、この単結晶製造装置において、炉心管10の材料としては、石英、炭化珪素、酸化アルミニウム、窒化珪素、窒化アルミニウム、またはカーボンのいずれか、もしくは、これらのいずれかを基材として耐酸化性または緻密質の材料をコーティングした複合材料を用いることが好ましい。このような材料を用いることによって、製造される結晶の高純度化とヒータの劣化防止とを、容易に達成することができる。

【実施例】
(実施例1)
図1に示す実施の形態1の単結晶製造装置を用いて、図2に示す方法により、InP単結晶を製造した。

まず、図1および図2(a)を参照して、高圧チャンバ1内部の圧力を、Arガス40atmとし、気密性リザーバ2内には、Pを7.6kgチャージした。第2の容器3は、直胴部の直径が60mmの石英製で、内部には、第1の原料4としてInを2kgと、封止材5としてB2 O3 を80gとをチャージした。底部のテーパ形状部の先端に設けられた直径10mmの開口部6には、凸型形状部を有する石英製の液止め栓7を詰め、In液4が外へ漏れないようにした。一方、直胴部の直径が80mmの石英製の第1の容器8の底部には、種結晶9を収容し、その上部には、封止材5としてB2 O3 を100gと、InPの多結晶11を200gと、ドーピング材料(S濃度が成長初期で1×1018cm-3と設計)として少量のS化合物とを収容した。第1の容器8内のInP多結晶11は、第2の容器3内から漏れ出るIn液4が種結晶9に接触するのを防止し、種結晶9の保護にも役立っている。また、封止材5としてのB2 O3 は、InP多結晶11を十分覆うように入れる。

この状態で、ヒータ12を加熱し、第2の容器3内の原料4の温度を約1080℃、第1の容器8の封止材5より下方の温度を1050℃以下に保った状態で、気密性リザーバ2の温度を500℃以上に上げ、図2(b)に示すように、第2の容器3内で第1の原料4としてのInと第2の原料14としてのPの合成を行なった。

InP合成原料融液13の合成が完了したら、図2(c)に示すように、下軸16を上昇し、第2の容器3の底部の開口部6に詰められた液止め栓7の凸型形状部を第1の容器8内の多結晶11と接触させて、液止め栓7を抜いた。

その結果、図2(d)に示すように、液止め栓7は浮力で合成原料融液13の表面に浮き、第2の容器3内のInP合成原料融液13が第1の容器8内に流れ込んだ。このとき、第2の容器3の底部の開口部6が封止材5で覆われているので、第2の容器3内の合成原料融液13の表面は、封止材5で覆われるようになる。その後、第1の容器8内部の温度を徐々に上げて、種結晶9の上端部まで融液化した後、図2(e)に示すように、第1の容器8を8mm/時間の速度で徐々に下げて、種結晶9の部分からInP単結晶17を成長させていった。

このような実験を3回実施した結果、3インチ径のInP単結晶が得られ、歩留りは60%以上であった。また、得られた結晶は、純度がS以外で1×1015cm-3以下であり、EPDが平均500cm-2以下と極めて良好であった。

(実施例2)
図3に示す実施の形態2に示す方法により、GaAs単結晶を製造した。

まず、図3(a)を参照して、高圧チャンバ1内の圧力を50atmとした。第2の容器3は、直胴部の直径が80mmのpBN製で、内部には、第1の原料4としてGaを5kgと、第2の原料14としてAsを5.5kgと、封止材5としてB2 O3 を100gとをチャージした。底部のテーパ形状部の先端に設けられた直径10mmの開口部6には、凸型形状部を有するpBNコーティングカーボン製の液止め栓7を詰め、Ga液4が外へ漏れないようにした。一方、直胴部の直径が105mmのpBN製の第1の容器8の底部には、種結晶9を収容し、その上部には、封止材5としてB2 O3 を200gと、GaAs単結晶11を300gとを収容した。

この状態で、ヒータ12を加熱し、第2の容器3内の原料4の温度を徐々に上げて、図3(b)に示すように、第2の容器3内で、第1の原料4としてのGaと、第2の原料14としてのAsとの合成を行なった。

第2の容器3内の温度が1150℃に達してGaAs合成原料融液13の合成が完了したら、図3(c)に示すように、下軸16を上昇し、第2の容器3の底部の開口部6に詰められた液止め栓7の凸型形状部を第1の容器8内の単結晶11と接触させて、液止め栓7を抜いた。

その結果、図3(d)に示すように、液止め栓7は浮力で合成原料融液13の表面に浮き、第2の容器3内のGaAs合成原料融液13が第1の容器8内に流れ込んだ。

その後、第1の容器8内部の温度を徐々に上げて、種結晶9の上端部まで融液化した後、図3(e)に示すように、第1の容器8を10mm/時間の速度で徐々に下げて、種結晶9の部分から単結晶17を成長させていった。

このような実験を6回実施した結果、GaAs単結晶が得られ、歩留りは70%以上であった。また、得られた結晶は、純度がC以外で1×1015cm-3以下であり、EPDが平均1000cm-2以下と極めて良好であった。

【発明の効果】
