本発明は、例えば食品やプリント基板等の非破壊検査装置、あるいはX線撮影する医療用診断装置などに用いるのに適した2次元放射線検出器に関する。

【従来の技術】
医療用診断装置等においては、X線等の放射線をその2次元的な入射位置をも含めて検出することのできる、固体走査方式の2次元放射線検出器が用いられている。

その固体走査方式の検出器に関して、従来、種々の提案がなされている。
例えば、特開平4−212458号公報には、図11に示すように、X線等の放射線の入射により電荷を発生する半導体層101の両面に、それぞれバイアス電極102と走査スイッチ層103を積層した構造の2次元放射線検出器が開示されている。

本発明はそのような実情に鑑みてなされたもので、スイッチング素子のスイッチングノイズが読み出し信号電流に重畳し難くい上、画素容量の両端間に生じる電位差の電荷発生に伴う変動幅を適当な範囲に設定することができ、もって良質のX線画像信号を得ることのできる2次元放射線検出器の提供を目的とする。

【課題を解決するための手段】
上記の目的を達成するため、本発明の2次元放射線検出器は、図1〜図4に例示するように、放射線による像を電荷の画像に変換する半導体層1と、この半導体層1を挟むようにその両面にそれぞれ設けられた信号読み出し層2及び走査スイッチ層3と、この走査スイッチ層3に接続された駆動回路4を備え、その走査スイッチ層3は、半導体層1の表面に各画素に対応すべくマトリクス状に配置されてなる複数の画素電極31・・31と、各画素に共通のバイアス電圧を印加するための共通電極33と、マトリクス状に配置された画素電極31・・31の各々と共通電極33との間にそれぞれ配置されたスイッチング素子(FET)34・・34と、この各スイッチング素子34・・34に駆動回路4からの駆動信号を行ごとに与える行電極32・・32を備えており、さらに信号読み出し層2は、マトリクス状に配置された画素電極31・・31の列に対応して分割された複数の列電極21・・21からなり、その列電極21・・21の各々が信号読み出しラインに接続されている。そして、図7に例示するように、上記列電極21各画素電極31との間の、各画素に相当する部分の半導体層の一部に、それぞれ高誘電率物質層10が形成されていることによって特徴づけられる。

以上の構造の本発明の2次元放射線検出器において、半導体層1にX線が入射すると、その入射位置・入射エネルギに応じた電荷が半導層1表面に発生し、この状態で、走査スイッチ層3に駆動信号が行ごとに与えらえ、スイッチング素子(FET)34がオンとなって画素電極31にバイアス電圧が印加されると、その電荷の放電電流が信号読み出し層2の列電極21を通じて信号読み出しラインに流れる。そして、このようにして読み出された信号電流を、チャージセンシティブプレアンプと積分コンデンサからなる信号読み出し回路(図4、図5参照)で電圧信号に変換することによって画像信号を得ることができる。

ここで、本発明の2次元放射線検出器では、図4、図5の等価回路図に示すように、スイッチング素子34と信号読み出しラインとの間に、半導体層1が介在することになるので、その両者間に距離があること、及び半導体層1に容量があることに起因して、スイッチングノイズが信号読み出しラインに乗り難くなる。従ってS/N比の優れた画像信号を得ることができ、画質を向上させることができる。

なお、本発明の2次元放射線検出器において、各列電極で読み出された信号を増幅する素子(チャージセンシティブプレアンプ)として、シリコン等の結晶性半導体からなる増幅器を用いることが好ましく、このような結晶性半導体製の増幅器を使用すると、薄膜増幅器を使用した場合と比較して、信号ノイズ及び感度が良好になるとともに、信号読み出しラインの構成が簡単になるという利点がある。

本発明の2次元放射線検出器に用いるスイッチング素子(FET)としては、TFT(薄膜トランジスタ)が好ましい。また放射線の検出に用いる半導体層としては、CdTe等の化合物半導体あるいはドープトSeなどが挙げられる。

ここで、本発明の2次元放射線検出器では、上記したように画素電極と信号読み出し層の列電極との間に半導体層による容量を介在させる構造であるので、その画素容量の大きさが問題となる。

すなわち、この種の2次元放射検出器において半導体層は、X線の捕獲率を確保するため通常500μm程度の厚さとしているが、その膜厚で得られる1画素の等価容量は極めて小さくなる(例えば0.01pF)ため、本発明の構造を採用すると、画素容量の両端間に生じる電位差の電荷発生に伴う変動幅が非常に大きくなるという問題が発生する。

これを解消するため、本発明では、図7に示すように画素容量を構成する半導体層1の一部(画素の端部)に、列電極21と画素電極31に接触する高誘電率物質層10を形成するという方法を採用しており、このような高誘電率物質層10を形成しておくと、図8の等価回路図に示すように、半導体層1による容量に加えて高誘電率物質層10による付加容量が並列に接続されるので、画素容量の両端間に生じる電位差の電荷発生に伴う変動幅を適当な範囲に設定することができる。なお、高誘電率物質としては、チタン酸バリウム磁器等が挙げられる。

【発明の実施の形態】
本発明の実施の形態を、以下、図面に基づいて説明する。
この実施の形態の放射線2次元検出器は、図1に示すように、放射線による像を電荷の画像に変換する半導体層1、この半導体層1を挟むようにその両面にそれぞれ設けられた信号読み出し層2と走査スイッチ層3、及び走査スイッチ層3に接続された駆動回路4で主として構成されている。

信号読み出し層2は、図2(A)に示すように、列分割されたストライプ状パターンの複数の列電極21・・21によって構成されており、その各列電極21に信号読み出し回路5が接続されている。

走査スイッチ層3は、図1及び図2(B)〜(D)に示すように、半導体層1の表面にマトリクス状に配置された画素電極31・・31と、そのマトリクス状の画素電極31・・31の行に対応して分割されたストライプ状パターンの複数の行電極32・・32と、バイアス電源35によりバイアス電圧が印加される共通電極(均一面状導体)33を備えており、それら画素電極31・・31の各々と共通電極33との間にそれぞれFET34・・34が配置されている。

各FET34は、図3及び図4に示すように、ドレインDが画素電極31に接続され、ソースSが共通電極33に接続されている。またFET34のゲートGは行電極32に接続されており、そのゲートGに接続された行電極32は駆動回路4のFETコントロールラインに接続されている。

駆動回路4は、図3に示すように、フローティング部41、光アイソレーション部42及びグランド部43によって構成されている。
このように光アイソレーション部42によってフローティング部41及びFETコントロールラインをグランド部43から電気的に切り離しているのは、本実施の形態では共通電極33を介してFET34のソースSにバイアス電圧が印加されるので、FET34のゲートGに接続されたFETコントロールラインをグランドから浮かす必要があるためである。なお、FETコントロールラインをグランドから電気的に切り離すための構成は、上記したような光アイソレーション部42を用いる以外にも考えられる。

なお、以上の構造において、信号読み出し層2の前面側にはガラス等の支持基板22(図7参照)が設けられており、また、走査スイッチ層3の背面側にも同様に支持基板(図示せず)が設けられている。

次に、本発明の実施の形態の動作を説明する。
半導体層1にX線が入射すると、その入射位置・入射エネルギに応じた電荷が半導層1表面に発生する。この半導体層1の表面上の電荷を、FET34をオンとすることにより、画素電極31・・31の各々に相当する画素ごとに読み出すわけであるが、本実施の形態においては、画素信号電流が、信号読み出し層2の列電極21の各々を介して取り出されて、チャージセンシティブプレアンプ51の積分コンデンサ52に蓄えられ、電圧信号として出力されて、図示しないA/D変換器に送られる。

ここで、本実施の形態においては、信号読み出し回路5が、半導体層1の走査スイッチ層3とは反対側の面に配置した列電極21に接続されているので、信号読み出し回路5とFET34との間に半導体層1が介在することになって、その半導体層1の容量効果と、FET34のゲートGと信号読み出し層2の列電極21との距離が離れているという距離効果とによって、FET34のゲート漏れ電流や、その他の走査スイッチ層3からのスイッチングノイズが信号読み出しラインに乗り難くなり信号電流のS/N比が向上する結果、質の高い画像信号を得ることができる。また、走査スイッチ層3のFET34のソースSに接続される共通電極33を均一面状導体としているので、シールド効果が生じ、外来ノイズに影響され難くいという利点もある。

次に、本実施の形態の動作を更に具体的に説明する。
図6は、図1に示した構造の2次元放射線検出器において、画素電極31・・31が1000行×1000列のマトリクス状に形成されていて、この画素電極31・・31の全てを走査スイッチ層3により1秒当たり30回走査して、毎秒30フレームで画像信号を出力する場合のタイムチャートを示している。

【発明の効果】
以上説明したように、本発明の放射線2次元検出器によれば、半導体層の一面に信号読み出し層を配置しその反対側の面に走査スイッチ層を配置して、スイッチング素子と信号読み出しラインとの間に半導体層が介在する構造としたから、スイッチングノイズを拾わず信号電流のS/N比が向上する。その結果、質の高いX線画像信号を得ることができる。

また、半導体層の表裏にゲート線とデータ線(信号読み出し線)を振り分けているので、ゲート線とデータ線の交差距離が従来に比して100倍以上となりクロストークが減少するとともに、ゲート線の低抵抗化と、データ線の低抵抗化・低容量化を実現できる。
