本発明は、化学気相成長法により成膜を行う半導体装置の製造方法及び製造装置に関する。

【従来の技術】
近年の半導体デバイスの高集積化に伴い、DRAM(Dynamic Random Access Memory)のメモリセルに蓄える電荷の確保が困難となってきている等の問題が生じている。このような問題に対処するため、高い誘電率を有する材料からなるキャパシタ膜が求められている。中でも特に、チタン酸バリウムストロンチウム(BST:(Ba,Sr)TiO3)膜や、チタン酸ストロンチウム(ST:SrTiO3)膜が、半導体デバイスの高集積化に対応しうる高誘電体膜として大きな注目を集めている。

また、集積度が高くなるにつれて、高誘電体膜材料を用いた場合でも立体構造を有するキャパシタが必要となってくる。したがって、上記の高誘電体膜を形成する方法としては、段差被覆性に優れた化学気相成長(Chemical Vapor deposition;CVD)法が有力視されている。さらに、一度の工程で多数のウェハ上に成膜することができるバッチ式のCVD法が開発されつつある。

BST膜やST膜の形成には、有機金属(Metal Organic;MO)原料を用いた有機金属化学気相成長(Metal Organic Chemical Vapor deposition;MOCVD)法が用いられている。ここで、従来の縦型バッチ式のMOCVD装置について図4を用いて説明する。図4は従来の縦型バッチ式のMOCVD装置の構造を示す概略図である。

従来の縦型バッチ式のMOCVD装置は、膜形成が行われる反応室100と、膜の原料となる有機金属(Metal Organic;MO)原料を気化して反応室100内に導入する気化器102とを有している。

反応室100内には、複数枚のウェハ108が成膜面を上にしてほぼ水平に保持され、ウェハ面に垂直な方向に所定の間隔をあけて配列されている。

反応室100内には、気化されたMO原料をウェハ112表面近傍へ導入するためのMO原料導入用ノズル110と、MO原料と反応する酸化ガスをウェハ112表面近傍へ導入するための酸化ガス導入用ノズル112が設けられている。

MO原料導入用ノズル110には、MO原料を気化する気化器102が配管120を介して接続されている。気化器102には、有機溶媒に溶解されたMO原料を気化器102に供給するための配管124が接続されている。また、気化器102には、気化されたMO原料を反応室10内へと送るキャリアガスを導入するための配管128が接続されている。また、酸化ガス導入用ノズル112には、酸化ガスを導入するための配管132が接続されている。

MO原料導入用ノズル110と酸化ガス導入用ノズル112からそれぞれ反応室100内に導入されたMO原料と酸化ガスとが反応することにより、各ウェハ18上にBST膜又はST膜等の膜が形成される。

上記従来のMOCVD装置において、MO原料は、気化器102により気化された後、キャリアガスとともに配管120を介して反応室100内に導入される。BST膜やST膜等の成膜に用いられるMO原料は一般に低温では凝縮するため、気化されたMO原料が通過する配管120を含む気化器102から反応室100までの間を250℃以上に加熱し、MO原料が凝縮するのを防止していた。

【発明が解決しようとする課題】
しかしながら、従来のMOCVD装置において、気化されたMO原料が通過する配管やバルブ類を250℃以上の温度に維持することは非常に困難であった。このため、気化されたMO原料は配管内等で凝縮することがある。このMO原料の凝縮が、反応室内のウェハに付着するパーティクルの発生要因の一つとなっていた。

かかるパーティクルの発生のため、例えば、従来のMOCVD装置によりBST膜やST膜を形成する場合には、キャパシタ膜として電気特性に優れた膜を得ることが困難であった。

本発明の目的は、化学気相成長法による成膜におけるパーティクルの発生を抑制しうる半導体装置の製造方法及び製造装置を提供することにある。

【課題を解決するための手段】
上記目的は、基板を収容した反応室内に、常温で固体又は液体の原料を気化した原料ガスを、異物を捕捉するフィルタを介して導入し、前記原料ガスと反応する反応性ガスを前記反応室内に導入し、化学気相成長法により前記基板上に膜を形成する半導体装置の製造方法であって、前記フィルタを介して前記原料ガスを前記反応室内に導入していないときに、反応性ガスを前記フィルタに流すことを特徴とする半導体装置の製造方法により達成される。

また、上記目的は、化学気相成長法により基板上に膜を形成する半導体装置の製造装置であって、前記基板を収容する反応室と、前記膜の原料であって、常温で固体又は液体のものを気化して原料ガスとする原料気化手段と、前記原料気化手段と前記反応室とを接続し、前記原料ガスが通過する第1の配管と、前記第1の配管に設けられ、異物を捕捉するフィルタとを有し、前記原料ガスを前記反応室内に導入する原料ガス導入手段と、前記原料ガスと反応する反応性ガスが通過する第2の配管が直接前記反応室に接続され、前記反応性ガスを前記反応室内に導入する反応性ガス導入手段と、前記第1の配管の前記原料気化手段と前記フィルタとの間から分岐し、反応性ガスが導入される第3の配管とを有することを特徴とする半導体装置の製造装置により達成される。

【発明の実施の形態】
本発明の一実施形態による半導体装置の製造方法及び製造装置について図1乃至図3を用いて説明する。図1は本実施形態による半導体装置の製造装置の構造を示す概略図、図2は本実施形態による半導体装置の製造方法のプロセス・シーケンスを示す図、図3は本実施形態による半導体装置の製造方法によるパーティクルの低減の効果の一例を示すグラフである。

〔1〕半導体装置の製造装置
まず、本実施形態による半導体装置の製造装置について図1を用いて説明する。

本実施形態による半導体装置の製造装置は、BST膜やST膜等の形成に用いられる縦型バッチ式のMOCVD装置であり、成膜が行われる反応室10と、膜の原料となる常温で固体又は液体のMO原料を気化して反応室10内に導入する気化器12とを有している。

反応室10は、下端に開口部を有するアウターチューブ14と、アウターチューブ14の下端開口部を塞いで支持するマニホールド16とから構成されている。アウターチューブ14の側壁近傍には、成膜時に反応室10を加熱するヒーター(図示せず)が配置されている。

反応室10内には、複数枚のウェハ18が成膜面を上にしてほぼ水平に保持され、ウェハ面に垂直な方向に所定の間隔をあけて配列されている。

また、反応室10内のマニホールド16上には、複数枚のウェハ18の配列方向に略平行に設けられ、MO原料をウェハ18表面近傍へ導入するためのMO原料導入用ノズル20と、複数枚のウェハ18の配列方向に略平行に設けられ、酸化ガスをウェハ112表面近傍へ導入するための酸化ガス導入用ノズル22が設けられている。また、マニホールド16には、反応室10内にパージ用の不活性ガスを導入するための配管24が接続されている。配管24には、不活性ガスの流量を調節するバルブ26a、26bが設けられている。さらに、マニホールド16には、排気口28が設けられている。排気口28には、反応室10内を減圧するための真空ポンプ(図示せず)が接続されている。

MO原料導入用ノズル20には、MO原料を気化する気化器12が配管30を介して接続されている。配管30には、反応室10内に導入されるMO原料の流量を調節するバルブ32と、配管30内を通過するパーティクル等の異物を捕捉するインラインフィルタ34が設けられている。

配管30のバルブ32とインラインフィルタ34との間には、酸化ガスを導入するための配管36が分岐している。配管36には、酸化ガスの流量を調節するバルブ38a、38bが設けられている。

本実施形態による半導体装置の製造装置は、常温で固体又は液体のMO原料を気化する気化器12とMO原料導入用ノズル20とを接続する配管30に、パーティクル等の異物を捕捉するインラインフィルタ34が設けられていることに主たる特徴の一つがある。配管30等の温度変動に起因してMO原料の凝縮した場合であっても、このインラインフィルタ34により、MO原料の凝縮により生じたパーティクルを捕捉してから気化したMO原料を反応室10内へ導入することができる。これにより、ウェハ18上に付着するパーティクルを低減することができる。

また、本実施形態による半導体装置の製造装置は、インラインフィルタ34に対して、配管30から分岐した配管36により酸化ガスを単独で流すことができることにも特徴がある。

製造装置を稼働して成膜を続けていくと、インラインフィルタ34には、MO原料の凝縮により生じたパーティクル等の異物が付着してゆく。インラインフィルタ34へのパーティクルの付着量が増大していくと、インラインフィルタ34に一旦付着したパーティクルが脱離しやすくなる。この結果、インラインフィルタ34から脱離したパーティクルが反応室10内に送られ、成膜すべきウェハ18にパーティクルが付着してしまうことがある。

そこで、本実施形態による半導体装置の製造装置では、成膜を行っていないときに、インラインフィルタ34に対して、MO原料と反応する酸化ガスを配管36から単独で流す。例えば、製造装置のアイドリング時や反応室10内へのウェハ18の搬入出時等のMO原料を気化器12に供給していないときに、インラインフィルタ34に対して酸化ガスを流す。

インラインフィルタ34に付着しているMO原料の凝縮により生じたパーティクルは、配管36から流された酸化ガスと反応することにより更に強固にインラインフィルタ34に付着することとなる。この結果、インラインフィルタ34に一旦付着したパーティクルが脱離して反応室10内に送られるのを抑制することができる。これにより、ウェハ18に付着するパーティクルを低減することができる。

以下に、本実施形態による半導体装置の製造装置の各構成部分について詳述する。

本実施形態による半導体装置の製造装置による成膜は、排気口28に接続された真空ポンプによって反応室10内を減圧した状態で行われる。このため、反応室10は、気密性を有し減圧に耐えうる構造となっている。気密性を確保するために、例えばマニホールド16とアウターチューブ14相互間にOリングが挟み込まれている。

また、配管24からアルゴン等の不活性ガスを導入することにより反応室10内のパージを行うことができる。

気化器12は、常温で固体又は液体のMO原料を、配管44から気化器12に導入されるアルゴン等のキャリアガスによるバブリングや加熱等によって気化するものである。

常温で固体又は液体のMO原料は、有機溶媒に溶解された状態で配管40から供給される。BST膜の形成には、MO原料として例えばBa(DPM)2、Sr(DPM)2、及びTi(O−i-C3H7)4が用いられる。ST膜の形成には、MO原料として例えばSr(DPM)2、Ti(O−i-C3H7)4が用いられる。また、Tiのソースとして、Ti(O−i-C3H7)4の代わりに、例えばTiO(DPM)2、Ti(DPM)2(O−i-C3H7)2、Ti(DPM)2(O−t-C4H9)2等を用いることもできる。なお、DPMとは、dipivaloylmethane(2,2,6,6-tetramethyl-3,5-heptanedione)のことをいう。

上記のMO原料を溶解する有機溶媒としては、例えば酢酸ブチル等を用いることができる。

気化器12により気化されたMO原料は、配管44から気化器12に導入されるキャリアガスとともに、配管30を介して反応室10内のMO原料導入用ノズル20へと送られる。なお、気化されて配管30内を通過するMO原料の凝縮を防止するため、配管30を含む気化器12と反応室10との間を加熱して一定温度に保つ温度調整機構(図示せず)が設けられている。

配管30に設けられたインラインフィルタ34は、例えばステンレス製のメッシュであり、MO原料の凝縮により生じるパーティクル等の異物を捕捉するものである。例えば、インラインフィルタ34のメッシュサイズは、例えば1.0μmである。なお、インラインフィルタ34は、配管30とともに成膜時に高温となるので、耐熱性を有する必要がある。

また、配管30から分岐した配管36からは、製造装置のアイドリング時やウェハ18の反応室10内への搬入出時等の成膜を行わないときに、インラインフィルタ34に対して、MO原料と反応する酸化ガスが単独で流される。これにより、インラインフィルタ34に付着しているMO原料が凝縮してなるパーティクルは、酸化ガスと反応することにより更に強固にインラインフィルタ34に付着することとなる。すなわち、インラインフィルタ34において、反応室10内での成膜の際に起こる反応と同様の反応が起こることとなる。この結果、インラインフィルタ34に一旦付着したパーティクルが脱離して反応室10内に送られるのを抑制することができる。これにより、ウェハ18に付着するパーティクルを低減することができる。

配管48からは、成膜の際に必要な酸化ガスが一定の流量で反応室10内の酸化ガス導入用ノズル32へと送られる。酸化ガスとしては、例えば酸素や、酸素と一酸化二窒素との混合ガスを用いることができる。反応室10内で、MO原料が酸化ガスと反応して分解されることにより、ウェハ12上にBST膜又はST膜等の膜が形成される。

MO原料導入用ノズル20には、ウェハ18に対向する側に一定間隔で複数の開口部が設けられている。MO原料導入用ノズル20は、例えば石英管よりなるものである。成膜の際には、気化器12により気化されMO原料導入用ノズル20へと供給されたMO原料が、これら開口部から各ウェハ18に向けて吹き出す。

一方、酸化ガス導入用ノズル22にも、ウェハ18に対向する側に一定間隔で複数の開口部が設けられている。酸化ガス導入用ノズル32も、例えば石英管よりなるものである。成膜の際には、配管48から酸化ガス導入用ノズル32へと供給された酸素等の酸化ガスが、これら開口部より各ウェハ18に向けて吹き出す。

MO原料導入用ノズル20と酸化ガス導入用ノズル22から、所定の間隔で保持された各ウェハ18表面近傍に送り込まれたMO原料と酸化ガスとが反応し、各ウェハ18上に、用いたMO原料に応じた膜が形成される。

〔2〕半導体装置の製造方法
次に、本実施形態による半導体装置の製造方法について図1乃至図3を用いて説明する。なお、図2は、本実施形態による半導体装置の製造方法の工程を、酸化ガス等の流量とともに経時的に示したものである。

まず、アイドリング状態にある製造装置について、MO原料ラインをパージするため、配管36から酸化ガスを流しておく(図2の時間t0〜t1)。

続いて、反応室10内に、ウェハ保持治具(図示せず)により、複数枚のウェハ18をウェハ面に略垂直な方向に所定の間隔をあけて配列した状態で保持する。この際、BST膜又はST膜を形成すべき面を上に向けて各ウェハ18を保持する。この間、配管36から酸化ガスを流し続けておく(図2の時間t1〜t2)。ウェハ18を反応室10内に収容した後、配管36からの酸化ガスの導入を停止する(図2の時間t2)。

次いで、反応室10を所定の温度までヒーターにより加熱するとともに、反応室10内を所定の圧力まで排気口に接続された真空ポンプにより減圧する(図2の時間t2〜t3)。例えば、ウェハ温度が400℃となるように加熱し、反応室10内の圧力を0.001Torrに減圧する。

また、気化されたMO原料が通過する配管30を含む気化器12と反応室10との間も、気化されたMO原料の凝縮を防止するため、例えば、260℃に加熱する。

次いで、反応室10内をパージするため、配管24から反応室10内にアルゴン等の不活性ガスを導入する(図2の時間t3〜t4)。

反応室10内をパージした後、真空ポンプによる反応室10内の減圧を調整し、最終的に、反応室10内の圧力を例えば0.75Torrとする(図2の時間t4〜t5)。

次いで、以下のようにしてウェハ18上に成膜を行う。

まず、配管48から酸化ガスを一定の流量で酸化ガス導入用ノズル22へ供給する。酸化ガスとして、例えば酸素を2l/minの流量で酸化ガス導入用ノズル22へ供給する。酸化ガスは、酸化ガス導入用ノズル22の開口部から、ボートに保持された各ウェハ18に向けて吹き出す。

次いで、MO原料を気化器12によって気化し、キャリアガスによりMO原料導入用ノズル20へ供給する。気化したMO原料は、MO原料導入用ノズル20の開口部から、ボートに保持された各ウェハ18に向けて吹き出す。例えば、BST膜を形成する場合には、Ba(DPM)2、Sr(DPM)2、Ti(O−i-C3H7)2(DPM)2を、それぞれ0.25cc/min、0.25cc/min、0.5cc/minの流量でMO原料導入用ノズル20へ供給する。このとき、MO原料それぞれの濃度を0.3mol/l、0.25mol/l、0.3mol/lとする。

こうして、MO原料導入用ノズル20と酸化ガス導入用ノズル22から所定の間隔で保持された各ウェハ18表面近傍に送り込まれたMO原料と酸化ガスとが反応し、各ウェハ18上にBST膜等の膜が形成される(図2の時間t5〜t6)。

所望の膜厚までウェハ18上に成膜を形成した後、MO原料及び酸化ガスの反応室10内への供給を停止する。こうして、成膜を終了する(図2の時間t6)。

成膜終了後、配管24から不活性ガスを反応室10内に導入して、反応室10のガスをパージする(図2の時間t6〜t7)。

以上のようにして成膜したウェハ18が搬出されアイドリング状態となった成膜装置においては、必要に応じて配管36から酸化ガスを流しておく(図2の時間t9〜)。

本実施形態による半導体装置の製造方法では、製造装置のアイドリング時(図2の時間t0〜t1、t9〜)、ウェハ18の搬入出時(図2の時間t0〜t1、t8〜t9)等の成膜を行わないときに、インラインフィルタ34に対して、MO原料と反応する酸化ガスを配管36から単独で流している。成膜時にMO原料が凝縮することによりインラインフィルタ34に付着したパーティクルは、酸化ガスと反応することにより更に強固にインラインフィルタ34に付着する。これにより、インラインフィルタ34に一旦付着したパーティクルが脱離して反応室10内に送られるのを抑制することができ、ウェハ18に付着するパーティクルを低減することができる。

図3は、本実施形態による半導体装置の製造方法によりBST膜をウェハ上に形成した場合のパーティクルの低減の効果の一例を示すグラフであり、横軸は成膜後のパーティクル数のチェックの回を示し、縦軸はパーティクルチェックの各回においてウェハ上に観察されたパーティクルの数を示している。図中「成膜1」、「成膜2」では、図2に示すプロセス・シークエンスのうち、時間t0〜t2、t7〜t9における配管36からの酸素ガスの導入を行っていない。「成膜1」と「成膜2」とでは成膜時間が異なり、「成膜1」の成膜時間は20分、「成膜2」の成膜時間は100分である。図中「成膜3」では、図2に示す本実施形態による半導体装置の製造方法のプロセス・シークエンスに従っている。なお、各成膜時の間には、図中「酸素パージ」で示す時点で、配管36から酸化ガスとして酸素を導入してインラインフィルタ34に酸素を流している。図中「酸素パージ」の後に示す60H等の数字は酸素を導入した時間を示している。例えば「酸素パージ 60H」は、酸素ガスの導入を60時間行ったことを示している。なお、ウェハの搬入出時には、配管24から反応室10内にアルゴンガスを流している。

図3から明らかなように、「成膜1」の後、及び「成膜2」の後のパーティクルチェックでは、いずれの場合もウェハ18上に観察されるパーティクルの数が増大している。

一方、「成膜3」の後のパーティクルチェックでは、ウェハ18上に観察されるパーティクルの数が著しく低減されている。これにより、製造装置のアイドリング時やウェハ18の搬入出時に、配管36から酸素等の酸化ガスを導入し、インラインフィルタ34に酸化ガスを流すことにより、ウェハ18に付着するパーティクルを低減することができることが示された。

このように、本実施形態によれば、インラインフィルタ34を介して、気化されたMO原料を反応室10内に導入するので、配管30等の温度変動に起因してMO原料が凝縮した場合に、MO原料の凝縮により生じたパーティクルをインラインフィルタ34により捕捉することができ、ウェハ18上に付着するパーティクルを低減することができる。

本発明の上記実施形態に限らず、種々の変形が可能である。

例えば、上記実施形態では、BST膜やST膜を形成する場合について説明したが、本発明はBST膜等の成膜のみならず、常温で液体又は固体の原料を気化した原料ガスと、原料ガスと反応する反応性ガスとを反応室10内に導入し、反応室10内において原料ガスと反応性ガスとを反応させることにより成膜するCVD法に広く適用することができる。この場合には、上記実施形態における酸化ガスの場合と同様に、製造装置のアイドリング時等に、原料ガスと反応する反応性ガスをインラインフィルタ34に流すことにより、ウェハ18に付着するパーティクルを低減することができる。

また、上記実施形態では、酸化ガス導入用ノズル48から導入する成膜に用いる酸化ガスと同一の酸化ガスを配管36から導入し、インラインフィルタ34に流したが、配管36からインラインフィルタ34に流すガスは、酸化ガスと同一のガスに限定されるものではない。すなわち、インラインフィルタ34に付着しているMO原料の凝縮により生じたパーティクルと反応し、パーティクルを更に強固にインラインフィルタ34に付着させることができる反応性ガスであれば、ウェハ18に付着するパーティクルを低減することができる。

また、上記実施形態では、複数枚のウェハ18を同時に処理するバッチ式のMOCVD装置の場合を例に説明したが、本発明は、枚葉式のMOCVD装置についても適用することができる。

【発明の効果】
以上の通り、本発明によれば、基板を収容した反応室内に、常温で固体又は液体の原料を気化した原料ガスを導入し、原料ガスと反応する反応性ガスを反応室内に導入し、化学気相成長法により基板上に膜を形成する半導体装置の製造方法において、異物を捕捉するフィルタを介して原料ガスを反応室内に導入するので、基板に付着するパーティクル等の異物を低減することができる。

また、フィルタを介して原料ガスを反応室内に導入していないときに、反応性ガスをフィルタに流すので、基板に付着するパーティクル等の異物を更に低減することができる。
