【発明の属する技術分野】
本発明は、水晶振動子とその発振回路を一体とした水晶発振器に関わり、特に振動子と発振回路を容器内に収納した水晶発振器に関するものである。

【従来の技術】
従来から各種電子機器においては、水晶振動子に電気回路を組み込んだ水晶発振器、例えば温度補償水晶発振器(TCXO:Temparature Compensated Crystal Oscillator)や、電圧制御形水晶発振器(VCXO:Voltage Cotrolled Crystal Oscillator)などが広く用いられている。
そして近年、携帯電話等の移動体通信機器などにおいては、機器側の配線基板に表面実装できる表面実装タイプの水晶発振器が利用されている。

図6は、従来の表面実装型水晶発振器の概略構造を示した図であり、図6(a)には水晶発振器の内部構造が、図6(b)には水晶発振器の外部電極の形状が模式的に示されている。
この図6(a)に示す従来の水晶発振器61は、水晶振動部62とIC回路部63とを上下2段に接合して構成されている。
水晶振動部62とIC回路部63は、形状が浅い箱形に成型された2つのセラミック製の容器64、67内に形成され、上部の容器本体(以下、「水晶用容器」という)64には、薄い金属製の蓋6を接合し、下部の容器本体(以下、「回路用容器」という)67には、水晶用容器64の底部と接合することにより、内部を例えば気密状態に保つようになされている。

このような水晶発振器では、水晶用容器64の内部に薄い長方形の水晶片5が収容され、回路用容器67の内部に、電気回路を形成するICチップ8などが収容される。この場合、ICチップ8に形成されているバンプが、回路用容器67内の接続電極に接続されている。

また、回路用容器67の底面外側には、図6(b)に示すように、水晶発振器61を機器側の基板(図示しない)に表面実装するための外部電極13,13が複数個設けられている。そして、これらの外部電極13,13が、IC回路部63の回路用容器67の内部に形成されている配線パターンやスルーホールまたはスルーワイヤ等を介してICチップ8と接続されている。

このような表面実装タイプの水晶発振器61を電子機器側の基板に取り付ける場合は、電子機器側の基板に設けられているランドと、水晶発振器61の外部電極13,13とをリフローハンダ付けによって接合するようにしている。

また、従来の水晶発振器61において、回路用容器67の内部にICチップ8を接続する際には、フリップチップ方式が採用され、例えば図7(a)に示されているように、ICチップ8の図示しない外部電極取出用パット(ボンディングパット)上に形成されたバンプ(突起)9,9・・・と、回路用容器67の内側底面に設けられている接続電極11,11・・・とを加圧又は加熱した状態で超音波振動を利用して接続するようにしている。
その後、図7(b)に示されているように、ICチップ8の上方開口部から注入装置31を用いて、ICチップ8と回路用容器67の内側底面との隙間に保護材としてアンダーフィル材12を注入する必要がある。アンダーフィル材12は、ICチップ8の回路面を保護すると共に、ICチップ8と回路用容器67との接続を強固なものとするためのものである。

【発明が解決しようとする課題】
ところで、近年、上記したような水晶発振器が使用される各種電子機器、特に移動体通信機器では、その小型化、高密度化が進み、これに伴って水晶発振器の小型化が求められている。
ここで、上記したような水晶発振器の小型化を図るには、IC回路部63側の小型化が1つの重要なポイントとなる。
ここで、例えばIC回路部63が1つのICチップ8によって構成することができるものとすると、回路用容器67は、その内径寸法をICチップ8の外形サイズまで小さくすることができるものと考えられる。

しかしながら、回路用容器67内にICチップ8を接続した際には、上述したように、ICチップ8と回路用容器67との隙間にアンダーフィル材12を必ず注入する必要がある。そして、このようなアンダーフィル材12は、図7(b)に示したように、ICチップ8の上方開口部から注入するようにしているため、実際には、注入装置31をICチップ8の上方開口部から差し込むスペースを考慮する必要がある。
この結果、従来の水晶発振器では、回路用容器67の内径寸法をICチップ8の外形サイズまで小さくすることができず、これが小型化の妨げになっていた。

【発明の実施の形態】
以下、本発明の実施にかかわる水晶発振器について説明する。
なお、以下に説明する水晶発振器は、例えば温度補償水晶発振器(TCXO)や、電圧制御形水晶発振器(VCXO)などとされる表面実装タイプの水晶発振器を例に挙げて説明する。

図1は、本発明にかかわる水晶発振器の構成を説明するための図であり、図1(a)はその外観斜視図、図1(b)はその分解斜視図である。
これら図1(a),(b)に示すように、本実施の形態とされる水晶発振器1は、水晶振動部2の容器本体(以下、「水晶用容器」という)4と、IC回路部3の容器本体(以下、「回路用容器」という)7と、蓋6とから構成され、水晶用容器4に蓋6が接合されている。これにより、水晶用容器4の内部が、真空状態あるいは窒素等の不活性ガスが充填された状態で気密封止され、その下面に回路用容器7が接合されている。つまり、この図1に示す水晶発振器では、水晶用容器4と回路用容器7とが上下2段に接合されている。

水晶用容器4及び回路用容器7は、例えばセラミックからなり、その上面が開口部とされる浅い箱形形状とされる。これらセラミックからなる容器4,7はグリーンシート積層法で作られることが多く、例えばアルミナを基板材料にし、導体材料としてモリブデン、タングステン等を用いて配線パターンなどを形成した後、焼成することで形成することができる。
蓋6は、薄く圧延したコバール等の金属によって形成され、シーム溶接、ろう付け、又は導電性接着剤などを用いて水晶用容器4に接合することができるようになっている。

水晶振動部2では、水晶用容器4の内部に水晶片5が収容されている。水晶片5は長方形の薄い板状で、その両面には、それぞれ蒸着等で金属電極5aが形成されている。そして水晶片5の両面にそれぞれ形成されている金属電極5aが容器本体4の内側に形成された電極引出部5bに、それぞれ導電性接着剤により接続されている。
水晶用容器4の電極引出部5bからは、スルーホールや水晶用容器4の内層に形成されたプリントパターン、及び回路用容器7の上縁に形成された電極10を経由して、後述するIC回路部3のICチップ8に接続されている。

このIC回路部3の詳細な構成については後述するが、回路用容器7では、ICチップ8から引き出されている引出電極が、回路用容器7内の接続電極に接続されている。

これら図2に示されているように、IC回路部3は、回路用容器7の内部にICチップ8が収容されている。
ICチップ8は、フリップチップ方式が採用され、例えばICチップ8に形成されている外部電極取出用電極に形成された金バンプ9,9・・・と、回路用容器7の内側底面に設けられている接続電極11,11・・・とを加圧又は加熱した状態で超音波振動を利用して接続するようにしている。

また、図2(b)に示されているように、ICチップ8と、このICチップ8を接続した回路用容器7の内側底面との隙間には、ICチップ8の回路面を保護すると共に、ICチップ8と回路用容器7との接続を強固なものとするために、例えばエポキシ系の接着剤などがアンダーフィル材(保護材)12として注入されている。

また、回路用容器7の底面外側には、図2(c)に示すように、水晶発振器1を電子機器側の基板(図示しない)に表面実装するための外部電極13,13・・が複数個設けられている。そして、これらの外部電極13,13・・が回路用容器7の内部に形成されている配線パターンやスルーホールまたはスルーワイヤ等を介してICチップ8と接続されている。

そして、この実施の形態とされる水晶発振器1においては、図2(b),図(c)に示されているように、回路用容器7の底面にアンダーフィル材12を注入するための注入孔20が設けられている。
従来の水晶発振器1は、ICチップ8の上方開口部からICチップ8と回路用容器7との隙間にアンダーフィル材12を注入していたのに対して、この形態の水晶発振器1では、回路用容器7の底面に設けた注入孔20を利用してICチップ8と回路用容器7との隙間にアンダーフィル材12を注入することができる。

従って、このような水晶発振器1によれば、従来のように、ICチップ8の上方開口部から注入装置31を差し込むスペースを考慮して設計する必要がないため、回路用容器7の内径寸法をICチップ8の外形サイズまで小さくすることが可能になる。この結果、水晶発振器1の小型化を図ることができるものである。

例えばICチップ8の外形寸法がL1=2.0mm、B=1.5mmの長方形状とすると、回路用容器7の内部寸法を例えばL2=2.4mm、B=1.9mmの長方形状とすることができる。つまり、ICチップ8と回路用容器7との間が約0.2mmにすることができ、回路用容器7の内部寸法を、ICチップ8の外形寸法とほぼ等しいサイズとすることが可能になる。
なお、ここでのICチップ8及び回路用容器7の寸法は、あくまでも一例であり、ICチップ8の外形寸法に合わせて、回路用容器7の内径寸法を任意に変更可能である。

また、この場合は、回路用容器7の底面に注入孔20からアンダーフィル材12を注入した後は、注入孔20がアンダーフィル材12によって塞がれるので、回路用容器7内の気密性も保たれることになる。

なお、上記図2に示したIC回路部3では、回路用容器7の底面に1つの注入孔20を設ける場合が例示されているが、回路用容器7の底面に複数の注入孔20,20・・・を設けてアンダーフィル材12を注入するようにしても良い。
しかしながら、実際の製造工程では回路用容器7の底面に注入孔20を設けた場合は、水晶発振器の容器を一旦裏返してアンダーフイル材の注入が上方から行われるようにするため、製造工程のラインが複雑化するという問題が残る。

図3は、このような問題点を解消すると共に、アンダーフイル材の注入が容易となるようにしたものであり、この図3(a)にIC回路部3を上面から見た上面図、同図(b)に一点鎖線B−Bを断面とした正面図、同図(c)に側面図、同図(d)に底面図がそれぞれ示されている。なお、同図(b)には一点鎖線Bで切断した部分の断面図も合わせて示されている。
また、図3においては、上記図2と同一部位には同一番号を付し、その説明は省略する。

なお、この図に示す例では回路用容器41の短手側面にそれぞれ切欠部21,21を設ける場合が示されているが、切欠部21は回路用容器41の4つの側面の内、何れの側面に形成するか、或いは切欠部21を幾つ形成するかはICチップの大きさと、回路用容器の大きさを勘案して適宜に設定される。
例えば、回路用容器41の4つの側面の内、何れか1つの側面だけに切欠部21を形成してもよいし、2〜4つの側面にそれぞれ切欠部21を形成するようにしても良い。また1つの側面に複数の切欠部21,21・・を形成することも勿論可能であるが、注入部を増加するほど製造装置が複雑化することになる。

ここで、本実施の形態の水晶発振器1におけるICチップ8と回路用容器7との接続形態を図4を用いて説明しておく。
図4(a)は、ICチップ8をフリップチップ方式によって接続した場合の接続形態が示されている。
この場合は、図4(a)に示すように、ICチップ8に形成されている外部電極取出用電極(ボンディングパット)8aに形成した金バンプ9を、回路用容器7の内側底面の接続電極11に超音波振動を利用して接続する例が示されている。
なお、金バンプ9は、例えばワイヤボンディング用の細い金線を外部電極取出用電極8aに溶着した後、溶着した金線を電流や炎で瞬間的に溶融することで30〜120μmの径のバンプを得ることが可能である。

また、ICチップ8の外部電極取出用電極8aと、回路用容器7の接続電極11との接続は、例えば図4(b)に示すように、導電性接着剤22を用いて接続することも可能である。

以下、水晶発振器におけるアンダーフイル材の注入方法の形態を図5を用いて説明する。
図5は、上記図2に示したIC回路部3の場合の製造方法を模式的に示した図である。
この場合、先ず、図5(a)に示すように上記、底面に注入孔20を形成した回路用容器7を用意した後、同図(b)に示すように、この回路用容器7の内部に形成されている接続電極11,11・・・に、ICチップ8の金バンプ9,9・・・を接続する。
次に、同図(c)に示すように、回路用容器7の底面外側から注入孔20を利用して、注入装置31などを利用して、回路用容器7とICチップ8との隙間にアンダーフィル材12を注入すれば、上記図2に示したようなIC回路部3を形成することができる。従って、このようなIC回路部3を水晶振動部2の底面に接合すれば、上記図1に示した水晶発振器1を形成することができる。

このような製造方法によれば、ICチップ8を回路用容器7に接続した後、アンダーフィル材12を注入しているため、例えばアンダーフィル材12を塗布した後、ICチップ8を接続した時のようにアンダーフィル材12の膨張によってICチップ8の接続が断線することがない。

この場合も、ICチップ8を回路用容器41に接続した後、切欠部21を介してアンダーフィル材12を注入しているため、容器を反転させることなく注入することができると共に、アンダーフィル材12が横方向から浸透してくるのでICチップ8の接続が断線することを少なくすることができる。
なお、セラミック製の回路用容器41に切欠部21を形成する場合も、焼成前のグリーンシートの段階において切欠部21を形成しておけば、簡単に実現することが可能である。

また、上記図2に示した構造の回路用容器7を用いてIC回路部3を製造する場合と、図3に示した構造の回路用容器41を用いてIC回路部3を製造する場合を比較すると、底面から回路用容器7にアンダーフィル材12を注入する際は、回路用容器7を反転する必要があるのに対して、回路用容器41の場合はその側面の切欠部21からアンダーフィル材12を注入できるため、容器を反転する必要が無い分だけ、図3に示した構造の回路用容器41を用いたほうが、IC回路部3を製造する際に製造ラインを簡易化することができる。

なお、本実施の形態においては、水晶振動部が形成される水晶用容器とIC回路部が形成される回路用容器とを上下2段に接合した構造の水晶発振器を例に挙げて説明したが、水晶振動部とIC回路部が同一の容器内に収容されている水晶発振器にも適用可能である。
ただし、この場合に図3に示したように回路用容器41の側面に切欠部21を設け、この切欠部21を注入部とする方法の場合は、その切欠部21を何らかの方法により塞いで、できるだけ容器内部を気密状態に保つことが好ましい。

【発明の効果】
以上説明したように本発明の水晶発振器は、水晶振動子が収容されている水晶容器と、ICチップが載置されている回路用容器を2段重ねとなるように構成したものにおいて、ICチップが載置される回路用容器の側面にICチップを保護する保護材を注入する切欠部を設け、この切欠部を利用してICチップを保護するための保護材を注入するようにしているため、ICチップの上方開口部から保護材を注入する必要がない。
これにより、ICチップが載置される容器の内径寸法を、ほぼICチップの外形寸法と等しい大きさまで小さくすることができ、水晶発振器の小型化を図ることができる。
また、底面から注入する場合に比較して容器を反転させる必要もないので、製造装置が容易になる。

このように、本発明の水晶発振器の製造方法によれば、ICチップを容器に接続した後、回路用容器の側面に形成した切欠部から保護材を注入するようにしているため、例えば保護材を塗布した後、ICチップを接続した時のように保護材の膨張によってICチップの接続が断線するという問題が発生することもない。
また、ICチップが載置される容器の側面に予め注入のための切欠部を設けるだけで実現することができるため、極めて小さい表面実装タイプの水晶発振器の場合でも注入が容易であり、保護材を注入するための製造が容易になりコストアップなしに実現することができる。
