本発明は、光化学反応を利用して微細なパターンを形成するパターニング方法に関する。

【従来の技術】
大容量の情報を高速に伝送し処理する各種のシステムを形成するために不可欠とされる集積回路部品には、その集積度を向上させるために配線等のパターンをより微細化することが求められている。

微細なパターンを形成するために開発されている種々のプロセス技術は、いずれも材料を任意の平面形状に堆積する技術と、同様に除去する技術とを組み合わされて実現されるものである。具体的には、リソグラフィ技術によりマスクパターンを作成した後に、リフトオフ法により材料を選択的に成長または除去させる2段階からなるプロセスである。

ところが、上記のプロセス技術には、加工損傷、寸法精度の低下、プロセスの複雑化などの問題があった。そこで、これらの問題を生じることなく微細なパターンを形成できるプロセス技術として、光を利用する気相成長法(光CVD法)が検討されている。

この光CVD法は、有機金属などの蒸気中に設置したSi又はサファイア基板上に有機金属の吸収波長帯域に共鳴する伝播光を照射し、光化学反応により有機金属等を分解し金属や半導体などを堆積させる技術である。

【発明が解決しようとする課題】
しかしながら、このような光CVD法では、用いる原料ガスの種類によっては、光化学反応を起こさせるために真空紫外領域の光が必要であったり、また、光の吸収帯域をできるだけ長波長側にシフトさせるため、分子量の大きな反応ガスや、周囲に与える影響が大きいため取り扱いに注意を要するような反応ガスを用いる必要が生じる。

本発明は、このような従来の実情に鑑みて提案されたものであり、反応ガスの選択性を広めたパターニング方法を提供することを目的とする。

【課題を解決するための手段】
本発明に係るパターニング方法は、原料ガスに対し非共鳴波長の光を近接場プローブに入射し、上記近接場プローブの先端から上記原料ガスの解離エネルギーよりも大きなエネルギーの近接場光を発生させ、上記近接場プローブの先端から発生する上記近接場光を上記原料ガスに照射することにより、上記原料ガスを光化学反応により分解し、その分解生成物を基材上に堆積させて所定のパターンを形成することを特徴とする。

上述したような本発明に係るパターニング方法では、原料ガスの解離エネルギーよりも大きいエネルギーの近接場光を照射しているので、従来では光化学反応を起こさせるのが困難だったために使用することができなかったガスについても光化学反応を起こさせることができ、原料ガスの選択の幅が広がる。

【発明の実施の形態】
以下、本発明を適用したパターニング方法について、実施の形態について説明する。

本発明は、光CVD法により基材上に所定のパターンを形成するに際して、原料ガスに、当該原料ガスの解離エネルギーよりも大きいエネルギーの近接場光を照射することにより、当該原料ガスを光化学反応により分解させ、その分解生成物を基材上に堆積させて所定のパターンを形成するものである。

伝播光のままではエネルギーが低いために、本来、反応を起こさないような波長の光であっても、近接場光とすることで、高いエネルギーを有するものとなり、原料ガスに光化学反応を起こさせることが可能になる。

そして、近接場光を照射することで、これまで取り扱いが容易だが反応性に乏しいためにCVDに用いることができなかったような原料ガスを用いることができるようになり、原料ガスの選択の幅が広がることになる。また、近接場光を照射することで、紫外領域にしか吸収をもたないような分子量の小さい原料ガスを用いることができるようになり、原料ガスの選択の幅が広がるほか、これにより堆積されるナノ構造物に含まれる不純物を減少することが可能になる。

本発明を適用したパターニング方法について、以下に具体的に説明する。

まず、図1に示すように、原料ガスを閉じこめた真空チャンバ1内に、所定のパターンを形成しようとする基板2を設置する。

この真空チャンバ1は、図示しないが、真空チャンバの内部を任意の圧力にするための排気系と、真空チャンバ内に原料ガスを供給するための原料供給手段と、原料ガスに対して近接場光を照射する近接場光照射手段とを備える。この近接場光照射手段によって原料ガスに近接場光を照射することにより、当該原料ガスを光化学反応により分解させ、その分解生成物を基板2上に堆積させることで、基板2上に所定のパターンを形成する。ここでは、上記近接場光照射手段として、例えば図1に示すような光ファイバープローブ3を用いる。

光ファイバープローブ3は、その中心軸に沿って伸びるコア部4と、コア部4の外周面を覆うクラッド部5と、クラッド部5の表面部分を覆う金属被膜6とから構成され、その先端部分が略円錐状に尖鋭化されて突起部7とされている。

コア部4は、光ファイバープローブ3に入射した光が伝播する部分である。このコア部4は、例えば純粋石英(SiO2)からなる第1のコア部と、その中心部に例えば二酸化ゲルマニウム(GeO2)がドープされてなる第2のコア部とからなる2重コア構造となっている。また、コア部4を伝播する光が外部へと漏れるのを防止するために、コア部4の外周面はクラッド部5によって覆われている。

そして、コア部4は、光ファイバプローブ3の一端においてクラッド部5の端面から突出して突起部7を構成している。この突起部7と、その近傍に位置するクラッド部5の表面は、アルミニウム等からなる金属被膜6で覆われている。ただし、突起部7の頂点部分は、例えば集束イオンビーム(FIB)等の適宜手段により金属被膜が除去されて開口部8が形成されており、コア部4が露出している。この開口部8は、直径が可視領域の波長(0.5μm程度)より小さくされ、光ファイバープローブ3における光の出射口となる。

この光ファイバープローブ3の後端から光を入射すると、先端部からは、通常の波としての光は出射しないが、近接場光9と呼ばれる光の場がしみ出る。近接場光9は、プローブの先端から光波長以下の距離にある極めて近い領域(近接場領域)に存在する光のうちの非伝搬成分である。この近接場光9のパワーは、プローブの先端から遠ざかるにつれて減少するが、その減少の度合いを表す「しみ出しの厚み」は、プローブの先端部の寸法と同程度であり、光波長には依存しない。また、近接場光は、その単位断面積あたりのパワー密度が100W/cm2にも達するため、プローブの先端を基板表面に近づけることにより光化学反応を誘起することができる。

次に、光ファイバープローブ3と基板2の間隔を、近接場光9が届く程度の距離に位置制御する。なお、光ファイバープローブ3と基板2との間隔は、シェアフォースを検出することにより制御される。

そして、反応ガスの吸収エネルギーよりも低エネルギーの光を光ファイバープローブ3の一端に入射し、基板2の表面でパターンを形成させたい部分に光ファイバープローブ3の先端から光を照射する。ここで照射される光は、前述したように近接場光9である。この光の波長は、光(光子)エネルギが原料ガスの分子を光分解するための解離エネルギ以上に相当するように選択される。

そして、光ファイバープローブ3を、近接場光9を基板2の表面に照射しながらスキャンさせることによって、基板2の表面近傍に存在する原料ガスを光化学反応により分解させ、その分解生成物を基板2上に堆積させることにより、基板2上に所定のパターン10が形成される。

図2に、光化学反応に関するポテンシャル関係を配位座標で表した図を示す。通常の光化学反応による分子の解離は分子の光吸収による解離によっておこる。しかしながら、近接場光を用いた場合の分子の解離は、いくつかの異なるメカニズムによる光解離が可能となる。
(1)プローブ先端から発せられる近接場光の強い光強度の為に起こる2光子過程。(2)近接場プローブが近接することで分子に誘導される誘導遷移による光解離。(3)振動エネルギー保存の法則から、近接場が分子の解離振動モードを直接に励起することによる解離などである。

そして、以上の現象により生じた原子を基板上に堆積させることにより、目的とする薄膜を得ることができる。これにより、近接場光を用いた光CVD法において非共鳴波長によるナノメートルサイズ構造の堆積を可能にする。

以下、本発明の効果を確認するために行った実験について説明する。

まず原料ガスとしてジエチル亜鉛(Zn(C2H5)2)を用い、非共鳴光として488nmの光を用いて直径50nmの亜鉛ナノ構造を作製した。その結果を図3に示す。ジエチル亜鉛は波長300nm以下の範囲に吸収を持つため、伝播光を用いる場合には、通常、300nm以下の波長の光でしか、光CVD法による堆積は行われない。本発明のように、近接場光とすることで、非共鳴光を用いた場合であっても、図3に示されるように堆積ができていることがわかる。

このように、本発明では、近接場光特有の光解離反応を採用することで、反応ガスの吸収帯に届かないエネルギーの光、いわゆる非共鳴光によるCVDを可能にする。すなわち、これまで共鳴エネルギーが高すぎるため光CVD法に使われていなかった原料ガスを使用可能にし、原料ガスの選択の幅を広げることができる。

ここで使用した光ファイバープローブには、その外面に金属被膜が形成されていないが、先端部から出射する以外の光、すなわちクラッド部から漏れ出る光は伝播光であるため、この光によっては原料ガスは解離を起こさない。

また、本発明の近接場光を用いた堆積は、近接場光が影響する範囲にその効果が限定される。近接場光の支配的な領域とは大体10nm程度の領域であり、ナノ構造体を作製するのに適していると考えられる。

なお、上述した実施の形態では、近接場光プローブとして、光ファイバープローブを例に挙げて説明したが、本発明はこれに限定されるものではなく、例えば基板上に突起部が形成されてなるようなプローブなど、一般に近接場光プローブとして用いられているものに対しても広く適用可能である。

【発明の効果】
本発明では、原料ガスの解離エネルギーよりも大きいエネルギーの近接場光を用いているので、従来では光化学反応を起こさせるのが困難だったために使用することができなかったガスについても光化学反応を起こさせることができる。これにより、本発明では、使用できる原料ガスの選択の幅を広げることが可能となる。
