【発明の属する技術分野】
本発明は、電子放出源から放出された電子を蛍光体に衝突させて発光させる平面ディスプレイに関し、特に電子放出源としてナノチューブ状の繊維を用いた平面ディスプレイに関する。

【従来の技術】
フラットパネル(平面)ディスプレイ(Flat Panel Display) 、例えばフィールドエミッション・ディスプレイ(Field Emission Display:FED)や平型蛍光表示管などは、互いに直交する電極群の交点を画素とし、各画素に蛍光体と電子放出素子を設け、各電子放出素子への印加電圧を調整することにより、各電子放出源から放出される電子量を調整し、その放出された電子を真空中で加速した後、蛍光体に照射し、照射した部分の蛍光体を発光させることにより表示させるものである。
近年、これらの平面ディスプレイの電子放出源にカーボンナノチューブなどのナノチューブ状繊維を用いたFEDが提案され注目されている。

カーボンナノチューブは、グラファイトの単層が円筒状に閉じ、かつ円筒の先端部に五員環が形成された構造をした材料である。このカーボンナノチューブは化学的に安定であるため残留ガスの影響を受けにくく、また、その代表的な直径は10nm〜50nmと微小であり、アスペクト比の高い材料であるため、電界放出の性能が高い特徴がある。そのため、100V程度の電界を印加することにより、その先端から電子を電界放出させることができる。
このカーボンナノチューブを電子放出源として備えた平面ディスプレイは、電界放出の効率が高いため消費電力が低く、輝度が高いことに加え視野角依存性がなく、自然発光であるメリットがある。

電子放出源にカーボンナノチューブを用いた平面ディスプレイについては、カーボンナノチューブの集合体からなる長さ数μmから数mmの針型状の柱状グラファイトを導電性接着剤で固定配置した電子放出源や、柱状グラファイトを混入したペーストを用いて印刷により形成した電子放出源を用いた例がある(例えば、特許文献1参照。)。

【発明が解決しようとする課題】
しかし、従来の技術には、次のような問題があった。
陰極に備えられた電子放出源は、例えばカーボンナノチューブを含むペーストを、陰極基板の表面に印刷もしくは熱CVD法で成膜することにより形成される。印刷には、例えばスクリーン印刷法が用いられる。このスクリーン印刷法等により形成された電子放出源の表面は、ゲート電極基板と接するので、位置合わせ作業の際に電子放出源の表面とゲート電極基板下面がこすれ、表面が損傷される。また、熱CVD法でカーボンナノチューブを成膜させても印刷法と同様にゲート電極基板と接するため電子放出源を構成するカーボンナノチューブ表面が損傷するという問題を生じていた。

また、陰極とゲート電極基板間には浮遊容量が形成されるが、陰極とゲート電極との挟間隔の交差面積が大きい場合、浮遊容量も大きくなり、平面ディスプレイを駆動させた場合の負荷容量が増大することになるため、応答速度が遅くなる問題を生じていた。
そこで、本発明は、前述した従来技術の問題点や課題を解決するためになされたものであり、その目的は、信頼性が高く、駆動速度の速い平面ディスプレイを提供することを目的とする。

【課題を解決するための手段】
上記の目的を達成するため、本発明にかかる平面ディスプレイは、少なくとも一部が透過性を有するフロントガラスとこのフロントガラスと対向配置された基板とを備えた真空外囲器と、基板上に形成された陰極と、電子通過孔を有し、真空外囲器内に、陰極から離間して基板と対向配置されたゲート電極基板と、フロントガラスの基板と対向する面上に積層された蛍光体膜とを備える平面ディスプレイであって、陰極は、多数の開口穴を有する陰極基板と、開口穴の内側に収容されるナノチューブ状繊維からなる電子放出源とを有するようにしたものである。
このようにすることにより、陰極基板に形成された開口穴に電子放出源が埋め込まれることになり、陰極とゲート基板との接触領域を限定することができる。また、ゲート電極のパターンを細くすることにより、ゲート電極と陰極間のキャパシタンスを低下させることができる。

さらに、陰極基板は、帯状に形成され、互いに平行に配置された複数の帯状陰極基板から構成され、ゲート電極基板は、絶縁基板と、この絶縁基板上に帯状陰極基板と直交する方向に配置された複数の帯状電極層とから構成され、蛍光体膜は、帯状電極層に対応して対向配置された複数の帯状蛍光体膜から構成されるようにしたものである。

さらに、基板上に所定の間隔で垂設された複数の基板リブをさらに備え、帯状陰極基板は基板リブ間に配置され、ゲート電極基板は、少なくとも帯状陰極基板および基板リブ上に支持されるようにしたものである。
このようにすることにより、陰極基板間で放電が発生するのを防ぐ。この基板リブは陰極基板と同じか又は低い高さに形成し、電子放出源と電極層との間隔を絶縁基板の厚さのみで規定する。

このようにすることにより、陰極から放出される電子の電界放出効率を向上させる。ここで、ナノチューブ状繊維は、例えばカーボンナノチューブにより構成される。

また、本発明にかかる平面ディスプレイの製造方法は、少なくとも一部が透過性を有するフロントガラスとこのフロントガラスと対向配置された基板とを備えた真空外囲器と、基板上に形成された陰極と、電子通過孔を有し、真空外囲器内に、陰極から離間して基板と対向配置されたゲート電極基板と、フロントガラスの基板と対向する面上に積層された蛍光体膜とを備える平面ディスプレイの製造方法であって、導電性表面を有する基体の一主面に多数の開口穴を形成し、陰極基板を作製する工程と、開口穴の内側に収容されるナノチューブ状繊維からなる電子放出源を形成し、陰極を形成する工程とを有するようにしたものである。

【発明の実施の形態】
次に、本発明の実施の形態について図面を参照して説明する。
なお、実施の形態を説明するための全図において、同一機能を有するものは同一符号を付け、繰り返しの説明は省略する。

本実施の形態にかかる平面ディスプレイは、図1に示すように、基板と、ゲート電極基板11と、前面リブ7と、面板とから構成される。
基板は、平面視略矩形のガラス基板1と基板リブ2と陰極3により構成される。
ガラス基板1は、例えば低アルカリソーダガラスを、厚さ1mmから2mm程度の板ガラスに加工したものである。
基板リブ2は、例えば低融点のフリットガラスを含んだ絶縁ペーストにより構成され、陰極3と同じか又は低い高さに形成されている。このようにすることにより、電子放出源14とゲート電極となるゲート電極基板11の電極層5との間隔を絶縁基板4の厚さのみで規定できる。この基板リブ2は、後述する陰極基板12間で放電が発生するのを防止するためのものである。

陰極3は、陰極基板12と電子放出源14とから構成される。陰極基板12は、導電性表面を有する基体、例えば金属部材、例えば厚さ0.1mmから0.15mm程度の426合金を帯状の形状に加工したものである。さらに、図2(b)に示すように、一主面に四角形の開口穴を一定間隔で設けることにより電子放出源形成領域13が形成され、この電子放出源形成領域13に電子放出源14が形成されている。

この電子放出源14は、図3(a)、(b)に示すように、例えば導電性材料を電子放出源形成領域13に充填することにより導電膜を形成し、さらに多数のナノチューブ状繊維をこの導電膜から露出するように形成したものである。
ナノチューブ状繊維は、太さが1nm以上1μm未満程度で、長さが1μm以上100μm未満程度の炭素で構成された物質であり、例えばカーボンナノチューブにより構成される。

このカーボンナノチューブには、単層のものと複数のグラファイトの層が入れ子構造的に積層し、それぞれのグラファイト層が円筒状に閉じた同軸多層構造となっているものがあるがどちらを用いてもよい。また構造が乱れて欠陥をもつ中空のグラファイトチューブやチューブ内に炭素が詰まったグラファイトチューブを用いてもよい。また上述したものが混在したものを用いてもよい。

この電子放出源14を構成するナノチューブ状繊維は、陰極基板に形成された開口穴の内壁に形成される。
このようにすることにより、ゲート電極基板と接することがないので、位置合わせ作業の際に電子放出源表面とゲート電極基板の下面がこすれることがなくなり、電子放出源の表面が損傷されるのを防止することができる。
また、ゲート電極基板11の絶縁基板4と接触する陰極3は、開口穴の形成された領域以外となるため、陰極3とゲート電極基板との接触領域を限定することができる。

また、電子放出源形成領域13の形状は、上述した四角形に限らず、例えば図3(c)に示すように、斜めパターンでもよいし、メッシュパターンとしてもよい。また、六角形や三角形等の多角形やこれら多角形の角を丸めた形状、あるいは円形や楕円形としてもよい。
また、これらの開口穴はマトリックス状に形成してもよいし、格子状に形成してもよい。
基板は、ガラス基板1上に、平面ディスプレイの走査線の本数だけ、陰極基板12を互いに略平行に配置し、さらに、隣り合う陰極基板12の間に基板リブ2を配置した構造である。

ゲート電極基板11は、図2(a)に示すように、絶縁基板4と電極層(ゲート電極)5により構成される。さらに、補強層を設けてもよい。電極層5は帯状の形状である。また、この電極層5は、平面ディスプレイの画素の列の数だけ互いに略平行にかつ陰極基板12と略直交するように絶縁基板4上に配置される。
配置させた電極層5間には、適宜スペースを設けるようにしてもよい。このように電極層5を帯状にしたことにより、この帯状の電極層5を絶縁基板4上に配置した場合に、各電極層が熱により膨張し、その結果寸法変化が生じた場合、また平面ディスプレイの振動により各電極層5に振動が生じた場合においても、各電極層5間のスペースにより吸収できる。このため、陰極3に対して、電極層5にずれが生じるのを防止できる。

また、このゲート電極基板11には、陰極基板12との交差する領域に電極層5および絶縁基板4を貫く貫通孔である電子通過孔6が形成されている。
電子放出源14から放出された電子は、この電子通過孔6を通過し、メタルバック膜8に向かって加速される。
また、このゲート電極基板11には、陰極基板12との交差領域の少なくとも一部に切り欠き部15を有する。
この切り欠き部15は、ゲート電極基板11と陰極基板12との交差領域に設けられていれば、基板リブ2上に形成されていてもよい。

この切り欠き部15により、図4に示すように、ゲート電極基板11の電極層5と陰極基板12との挟間隔の交差面積を減らすことができる。
図4(a)では、切り欠き部15を、基板リブ2を含む陰極基板12上に配置される領域で、帯状の電極層5の長手方向の中心線に対して線対称となるように設けた。
このようにすることにより、図4(b)に示すように、陰極3上にゲート電極基板11が存在しない領域が存在するようになるため、陰極3とゲート電極基板11の電極層5との挟間隔の交差面積を減らすことができる。

ゲート電極基板11の電極層5と陰極3との挟間隔の交差領域の間には浮遊容量が形成される。この浮遊容量は、基板リブ2の材料の誘電率およびゲート電極基板11と陰極3との交差面積に比例し、基板リブ2の厚さ(高さ)に反比例する。
この浮遊容量により、浮遊電荷が生じる。この浮遊電荷は、外部から電圧を印加しなくても放出される電荷であり、発光へ影響を与え、輝度を変化させる。また、浮遊容量が増大することにより、平面ディスプレイを駆動させた場合の負荷容量が増大することになるため、応答速度が遅くなる。
上述した切り欠き部15を形成することにより、ゲート電極基板11の電極層5と陰極3との挟間隔の交差する領域の面積を減少させ、浮遊容量を減らすことができるため、安定した輝度を実現でき、回路の信号の応答速度を早くすることができる。

前面リブ7は、例えば低融点のフリットガラスを含む絶縁ペーストにより構成され、フロントガラス10とゲート電極基板11との間に、基板リブ2と直交する方向に、所定の間隔で垂設される。この前面リブ7はフロントガラス10および絶縁基板4に接続される。

面板は、平面視略矩形のフロントガラス10と蛍光体膜9とメタルバック膜8により構成される。
フロントガラス10は、例えば低アルカリソーダガラスを、厚さ1mmから2mm程度の板ガラスに加工したものである。
蛍光体膜9は、例えば赤色発光蛍光体膜9R、緑色発光蛍光体膜9G、青色発光蛍光体膜9Bにより構成される。各蛍光体膜は、ブラウン管等で一般的に使用されている4kV〜10kVの高電圧で加速した電子を衝突させることにより発光する酸化物蛍光体や硫化物蛍光体により構成される。
本実施の形態においては、カラー表示用に赤、緑、青の3原色を発光するため、3種類の蛍光体を用いたが、モノクロ表示用に1種類の蛍光体膜を用いてもよい。
メタルバック膜8は、例えば厚さ0.1μm程度のアルミニウム薄膜から構成される。このメタルバック膜8は、陽極として機能するものである。

フロントガラス10上に配置された前面リブ7の間の領域に蛍光体膜9、例えば赤色発光蛍光体膜9R、緑色発光蛍光体膜9G、青色発光蛍光体膜9Bが配置され、さらに蛍光体9上にメタルバック膜8が配置される。この蛍光体膜9は、ゲート電極基板11に対向するように配置される。

上述した基板と、ゲート電極基板11と、前面リブ7を形成した面板とをスペーサ(図示せず)を挟み込んで低融点のフリットガラスを用いて封着することにより、真空外囲器を構成する。この真空外囲器の内部は10-5Pa台の真空度に保持される。
この場合、基板上に形成された陰極基板3とゲート電極基板11の絶縁基板4およびゲート電極基板11の電極層5と面板のメタルバック膜8が向かい合うように配置される。

図5(a)では、開口部16を、基板リブ2を含む陰極3上の領域に設けた。
このようにすることにより、図5(b)に示すように、陰極3上にゲート電極基板11が存在しない領域が存在するようになるため、陰極3とゲート電極基板11との交差面積を減らすことができる。
また、開口部16を形成することにより、ゲート電極基板11は、個々の基板リブ2に対して、外周を含む2点で支持されることになるため、振動等に対する支持の安定を図ることができる。

また、図6に示すように、ゲート電極基板11を電子放出源形成領域13にのみかかるようにすることにより、陰極3とゲート電極基板11の電極層5との挟間隔の交差面積を減らすようにしてもよい。
このようにすることにより、図6(b)に示すように、電子放出源14以外の領域とゲート電極基板11の電極層5との挟間隔の交差面積をなくすことができる。
また、図7に示すように、ゲート電極基板11を電子放出源形成領域13にのみかかるようにし、さらに開口孔により開口部16を設けることにより、陰極3とゲート電極基板11との交差面積を減らすようにしてもよい。
このようにすることにより、図7(b)に示すように、電子放出源14以外の領域とゲート電極基板11との交差面積を減らすことができる。
また、開口部16を形成することにより、ゲート電極基板11は、個々の基板リブ2に対して、外周を含む2点で支持されることになるため、振動等に対する支持の安定を図ることができる。

また、図8に示すように、ゲート電極基板11をリング形状とすることにより、陰極3とゲート電極基板11との交差面積を減らすようにしてもよい。
このようにすることにより、図8(b)に示すように、電子放出源14を含めた陰極3とゲート電極基板11との交差面積を減らすことができる。
また、図9に示すように、ゲート電極基板11をリング形状とし、さらに基板リブ2上のゲート電極基板11を残して開口孔により開口部16を設けることにより、陰極3とゲート電極基板11の電極層5との挟間隔の交差面積を減らすようにしてもよい。
このようにすることにより、図9(b)に示すように、電子放出源14を含めた陰極3とゲート電極基板11の電極層5との挟間隔の交差面積を減らすことができる。
また、基板リブ2上のゲート電極基板11を残して開口部16を形成することにより、ゲート電極基板11は、個々の基板リブ2に支持されるため、振動等に対する支持の安定を図ることができる。

次に、上述した平面ディスプレイの動作について説明する。
まず、1画素についての動作について説明する。
陰極3とゲート電極基板11の電極層5との間に、電極層5側が正の電位となるように電位差を設ける。
このようにすることにより、ゲート電極基板11と陰極3とが交差した領域にある電子放出源14のナノチューブ状繊維、例えばカーボンナノチューブに電界が集中し、高電界となったカーボンナノチューブの先端から電子が放出される。
電子放出源14から放出された電子は、正電界(加速電圧)が印加されたメタルバック膜8に向かって加速され、メタルバック膜8を透過して蛍光体膜9に衝突して蛍光体が発光する。

次に、行方向に所定数設けた電極層5を有するゲート電極基板11と、このゲート電極基板11に対応して陰極3を列方向に所定数設けた構造を有する平面ディスプレイの動作について説明する。
メタルバック膜8に正電圧(加速電圧)を印加した状態で、1行目のゲート電極基板11の電極層5に所定の正電圧を印加する。次に、陰極3に1列目から所定列目まで発光させるアドレスで所定の負電圧が印加されるように順次走査する。これらの動作を1行目から所定行目の電極層5まで行う。このようにすることにより、ドットマトリックス表示することができる。
この場合、電圧を印加しない陰極3と電極層5は0Vにする。又は、電極層5に陰極3に対して数V程度の負のバイアス電圧を印加するようにする。このようにすることにより、表示アドレス以外の電子放出源14から電子が放出されないようにできる。

また、陰極3に印加する電圧を0Vと正電圧の2種類の電圧とし、発光させる場合は0V、発光させない場合は正電圧にするようにしてもよい。
この場合、電極層5は、アクティブな行を正電圧に保ち、他の行を0V又は数V程度の負のバイアス電圧を印加して、表示アドレス以外の電子放出源14より電子が放出されないようにする。
例えば、メタルバック膜8に印加する電圧を6kV、ゲート電極基板11の電極層5に印加する電圧を500Vと0Vの2種類とする。このようにすることにより、負電圧を用いる必要がないため、負電圧電源が不要となり、コスト低減の効果がある。

また、本実施の形態の平面ディスプレイでは、ゲート電極基板11に少なくとも切り欠き部15および開口部16が形成されているため、ゲート電極基板11の電極層5と陰極3との挟間隔の交差する領域の面積が減少しているため、浮遊容量が減少し、安定した輝度を実現でき、回路信号の応答速度を早くすることができる。

次に、本実施の形態にかかる平面ディスプレイの製造方法について、基板と、ゲート電極基板11と、前面リブ7と、面板とに分けて説明する。
基板の製造方法について説明する。
ガラス基板1上に所定間隔で基板リブ2を形成する。例えば、低融点のフリットガラスを含む絶縁ペーストを所定の高さになるまでガラス基板1上に繰り返しスクリーン印刷した後、焼成することにより、基板リブ2を形成する。この基板リブ2の高さは、陰極3と同じか又は低い高さとする。

次に、ガラス基板1上に形成された隣り合う基板リブ2間に、ガラス基板1と密着させて上述した陰極基板12を配置した後、この陰極基板12に電子放出源14を形成するための電子放出源形成領域13を形成する。
例えば、短辺方向の長さ0.7mm、厚さ0.15mm程度の426合金板を用意し、この426合金板に電子放出源形成領域13を形成しない領域にレジストパターンを形成し、ハーフエッチングすることにより電子放出源形成領域13を形成する。ここで、ハーフエッチングとは、開口孔(貫通孔)ではなく開口穴を形成することを言う。長辺方向の長さは平面ディスプレイの画素数等に応じて適宜調節する。

例えば開口穴の大きさは、0.5mm×0.7mm×0.15mm程度とする。
また、開口穴の深さは、0.1mmから0.3mmで任意に設定できる。この場合には、厚さの厚い426合金板を用意する。
また、この開口穴の形状は、斜めパターンでもよいし、メッシュパターンとしてもよい。また、六角形や三角形等の多角形やこれら多角形の角を丸めた形状、あるいは円形や楕円形としてもよい。
また、これらの開口穴は、サイズを適宜調節して、マトリックス状に形成してもよいし、格子状に形成してもよい。
また、予め電子形成領域13を形成した陰極基板12を準備しておくようにしてもよい。

次に、電子放出源形成領域13を形成した陰極基板12に印刷スクリーンを密着させた状態とし、スクリーン印刷によってナノチューブ状繊維、例えばカーボンナノチューブを含む導電性ペーストを、電子放出源形成領域13に充填する。
例えば、カーボンナノチューブを含む導電性ペーストとして、カーボンナノチューブを主成分とする長さ約10μmの針形状のバンドル(柱状グラファイト)と銀ペースト(導電性を有する粘性溶液)とを1:1の混合比で混練したものを用いる。
ここで、銀ペーストとは、粒径1μm程度の銀粒子(金属粒子)が粒径1μm程度のガラス粒子とともに、樹脂を溶剤に溶解した粘性のあるビヒクルに分散されている流動性を有するペーストである。ビヒクルとしては、分解および揮発性のよい材料、例えば大気中で300℃〜400℃程度で加熱することにより除去できる材料を用いる。また、ガラス粒子としては、300℃〜400℃程度で溶解するものを用いる。

また、カーボンナノチューブには、上述したように単層のものと複数のグラファイト層が入れ子構造的に積層し、それぞれのグラファイト層が円筒状に閉じた同軸多層構造となっているものがあるがどちらを用いてもよい。また、構造が乱れて欠陥をもつ中空のグラファイトチューブやチューブ内に炭素が詰まったグラファイトチューブを用いてもよい。
これらのナノチューブ状繊維は、一端が陰極基板12の電子放出源形成領域13の内壁と結合するとともにカールしたり互いに絡み合ったりしていてもよい。
陰極基板12に開口穴を設け電子放出源形成領域13を形成したことにより、電子放出源14を直接ゲート電極基板11に接触しないように形成することができる。
