本発明は、半導体部品や液晶部品、光ディスク部品や電子部品デバイスなどの製造に利用されるスパッタリング方法及び装置に関するものである。

【従来の技術】
近年、半導体などの電子デバイスは、急速に細密化が進んでおり、高精度の加工処理が求められている。このような微細加工技術のうち、特に薄膜形成工程では、スパッタリング法を用いた成膜方法が一般的となっている。

スパッタリング法とは、低真空雰囲気で気体放電を引き起こすことによりプラズマを発生させ、このプラズマの陽イオンをスパッタリング電極と呼ばれる負極に設置されたターゲットに衝突させ、その衝突によりスパッタされた粒子が被処理基板に付着して薄膜形成させる方法である。このように、スパッタリング法は、組成の制御や装置の操作性が比較的容易であることから、成膜過程で広く利用されているのが現状である。

以下、図9を参照しながら、従来のスパッタリング法を説明する。

まず、可動バルブ1とメインバルブ2を調節し、ガス排気装置3を起動させることで、真空容器4内を10-5Pa程度まで排気する。次にバルブ5を調節し、ガス導入装置6を起動させることで、真空容器4に放電ガスを導入し、真空容器4内の圧力を0.2〜数Pa程度に保つ。

【発明が解決しようとする課題】
しかしながら、前述する従来技術では、図10に示すように、ターゲット7の浸食度合いに応じて、基板12は膜厚分布を生じることになる。つまり、薄膜形成の初期段階(ターゲット7の浸食度合いが低い場合)では、比較的均一に膜厚及び膜質分布となるのに対し、薄膜形成が進行した段階(ターゲット7がある程度使用された場合)では、基板12表面で均一に膜厚及び膜質分布が得られなくなることを意味する。

特に、ターゲット7と基板12との距離が狭い場合(狭ギャップ)での薄膜形成を必要とする場合には、その影響が顕著に現れ、本来得られるべき膜の機能が得られなくなることが多い。

本発明は、上記従来の問題点に鑑み、ターゲットの浸食度合いに因らず、均一に高品質な薄膜形成を行うことが可能なスパッタリング方法及び装置を提供することを目的とする。

上記の目的を達成するために、請求項1に記載されたスパッタリング方法は、真空容器内にガスを供給しつつ排気し、所定の圧力に制御しながら、ターゲットを載置するスパッタリング電極に高周波或いは直流電力を印加することで真空容器内にプラズマを発生させ、前記ターゲットに対向して設けられた防着板を移動させながら、前記ターゲットに対向して配設された基板を処理するスパッタリング方法であって、前記防着板は開口部を有すると共に前記基板の表面と平行かつ前記基板から外側に延びた底面と、前記ターゲットに向けて突出した側面とで構成され、前記開口部には前記基板が位置することを特徴とする。

以下、本発明のスパッタリング方法及び装置に係る実施の形態を、図面を参照しながら詳細に説明する。

(第1の実施形態)
図1に本願第1の実施形態に係るスパッタリング装置の概略図を示す。

従来技術で説明したスパッタリング装置とは、基板7の周囲に可動式の防着板16が配置されており、更に、防着板16はシリンダ17に接続されており、シリンダ17を動作させることで、防着板16は上下方向に移動させることが可能となる点で異なる。なお、防着板16とシリンダ17は、真空容器4を介して接地されているものとする。

以上のように構成されたスパッタリング装置を利用した動作手順を説明する。

まず、真空容器4内に放電ガスとしてアルゴンガスを導入し、可動バルブ1とメインバルブ2を調節し、ガス排気装置3を起動させることで、真空容器4内の圧力を0.2Paに調圧する。更に、スパッタリング電極8に直流の放電用電源9から電力を供給することで、基板12の表面に薄膜を形成することができる。

一般に、薄膜形成が行われる回数に比例して、ターゲット7の浸食が進行するため、基板12に形成される薄膜分布は、ターゲット7の浸食状況に応じて変化する。

同図は、成膜処理が開始されて間もない場合(例えば積算電力が1kWhの時)には、基板12の中心から離れた場所でも、中心付近とそれほど膜厚が変わらず、成膜処理が行われるのに対し、成膜処理がある程度経過した場合(例えば積算電力が100kWhの時)には、基板12の中心から離れた場所では、中心付近との膜厚が顕著に異なるという膜厚特性を示すものである。

この特性を有効に活用する方法が、防着板16を変動させる手法である。初期段階(成膜開始時)において、ターゲット7と基板12との距離lをl=30mm、防着板16のターゲット7に対向する面とターゲット7との距離LをL=30mmとして成膜処理を開始する。積算電力が増加するに連れて、シリンダ17を作動させ、防着板16をターゲット7が配置される方向に移動させ、ターゲット12との距離を28mmまで変動させる。

例えば、図3に示すように、100kWhごとに防着板16を変動させ、積算の投入電力が500kWhになるまでの防着板16を調整することで、基板12の表面を均一に薄膜形成することができる。具体的には、積算の放電電力が100kWhの時点でL=29mmに、200kWhの時点でL=28mmに、300kWhの時点でL=27mmに、400kWhの時点でL=26mmに、500kWhの時点でL=25mmに変化させている。

図5は、基板12とターゲット7との距離lがl=30mmであり、積算の放電電力に対する第1の防着板16a及び第2の防着板16bとターゲット7との距離を示したものである。つまり、ターゲット7の大きさと大略同一である第1の防着板16aはプラズマ密度変化の影響度が高く、第2の防着板16bは第1の防着板16aと比べると、プラズマ密度変化の影響度は低いことから、微小にプラズマ密度を変化させることができ、ターゲットの浸食に伴う膜厚分布の変化を小さくできることを意味する。

具体的には、まず、第1の防着板16aは、積算の放電電力が200kWhまでターゲット7との距離L1をL1=30mm(不変)にしておく。一方、第2の防着板16bは、積算の放電電力がおおよそ167kWhの時点でターゲット7との距離L2をL2=28mmから27mmに変化させる。第1の防着板16aは、200kWhになった時点で、L1=30mmから29mmに変化させる。このように、積算の放電電力がおおよそ333kWhの時点で第2の防着板16bを26mmに、400kWhの時点で第1の防着板16aを28mmに、おおよそ467kWhの時点で第2の防着板16bを25mmに、おおよそ533kWhの時点で第1の防着板16aを27mmに変化させる。

なお、本実施形態では、移動可能な防着板が二つの場合について説明したが、膜圧特性が既知であれば三つ以上の移動可能な防着板であってもよい。また、本実施形態では、第1の防着板16aの大きさをターゲット7の大きさと大略同一にする例を示したが、必ずしも大略同一である必要はなく、プラズマへの影響度の異なる複数の接地面があればよい。

以上のように、膜厚特性に応じて2つの防着板の位置を変動させることにより、基板上に発生するプラズマを均一に発生することができ、その結果、ターゲットの浸食に伴う膜厚のバラツキを低減させることが可能となる。

図6〜8を参照しながら、本実施形態に係るスパッタリング方法及び装置を詳述する。なお、第1及び第2の実施形態で説明したものと同一の構成要素については同一参照番号を付して説明を省略し、相違点のみを説明する。

本願発明のスパッタリング方法によれば、ターゲット使用開始時はもとより、ターゲットがある程度使用された場合においても、安定的に高品質な膜を形成することができるスパッタリング方法及び装置を提供することができる。
