Claims (4)
半導体装置基板を保持する静電チャック機能を備えるステージと、
前記ステージと対向に設置された金属ターゲットと、
前記ステージの側壁に沿って設置された第1のカバーリングと、
前記第1のカバーリングと前記真空処理室の内面との隙間を覆う第2のカバーリングとを備えるとともに、
前記ステージと前記金属ターゲットとの間にプラズマを発生させるプラズマ発生手段と、
前記ステージに静電チャック作用を発生させるための直流電源と、
前記金属ターゲットのコンディショニング時に前記ステージ全体をプラズマから遮蔽して保護するシャッターディスクと、
前記真空処理室内のクリーニング時に前記ステージの基板設置面のみを覆ってプラズマから保護する保護ディスクと
を備えたことを特徴とするスパッタリング装置。 In the vacuum processing chamber,

A shutter disk that shields and protects the entire stage from plasma during conditioning of the metal target;
A sputtering apparatus comprising: a protective disk that covers only the substrate mounting surface of the stage and protects it from plasma when cleaning the vacuum processing chamber.
