【発明の属する技術分野】
本発明は、レーザービームや荷電粒子ビームなどのエネルギービームによって樹脂、セラミック、金属などの加工対象物を加工するビーム加工装置に関するものである。

【従来の技術】
従来、エネルギービームとしてCO2レーザー、YAGレーザー、エキシマレーザーなどレーザービームを用い、これによって加工対象物であるワークを切断、溶接、エッチング、穴開けして加工するビーム加工装置が知られている。

図21はこの種のビーム加工装置を示す概略構成図である。図において、ビーム加工装置は、レーザー発生部1、光ファイバ2、レーザー照射部としての加工ヘッド3、載置台4、吸引ホース5、X−Yテーブル7、吸引力発生手段としてのブロワ12などを備えている。

上記レーザー発生部1から発せられたレーザービームLは、光ファイバ2によって加工ヘッド3内に導かれる。この加工ヘッド3は、複数のレンズから構成されたレンズ群3a、これらを収容するヘッドケース3b、ビーム出口3cなどを有している。加工ヘッド3に進入したレーザービームLは、レンズ群3aによって集光せしめられた後、ビーム出口3cからワーク100に向けて照射される。そして、ワーク100をレーザー照射によって部分的に除去して加工する。

上記ワーク100は、図示しない駆動手段によってXY方向(図中左右方向及び前後方向)に移動せしめられる上記X−Yテーブル7上の載置台4に固定されており、これと共にXY方向に移動する。ワーク100がこのようにXY方向に移動することで、ワーク100に対するレーザービームLの照射位置が調整される。

レーザー照射によって除去されたワーク部分の多くは気化して空気中に混ざるが、一部は加工屑となってワーク100表面にワーク100表面に付着する。この加工屑がワーク100表面に付着したまま残ってしまうと、後に、加工屑除去専用の洗浄工程が必要になってしまう。そこで、図示の装置では、吸引管としての吸引ホース5がその吸気口5aを加工ヘッド3のビーム出口3cと、ワーク100との間に向けるような姿勢で配設されている。この吸引ホース5は、その後端にブロワ12が接続されており、ワーク100のビーム照射部分から発生した加工屑をエアーとともに吸気口5aから吸引して除去する。かかる構成では、加工屑を吸引ホース5で吸引除去しながらワーク100をビーム加工するため、後の加工屑除去専用の洗浄工程を省略することができる。

【発明が解決しようとする課題】
ところが、図示の装置では、ワーク100の材料によっては、発生した加工屑を確実に吸引除去することができず、ワーク100表面に残してしまうという問題があった。例えば、プラスチックなどで構成されたワーク100から発生した比較的比重の軽い加工屑を吸引除去することができても、金属などで構成されたワーク100から発生した比較的比重の重い加工屑を吸引除去することができないとった事態が生ずるのである。

かかる問題については、吸引ホース5に接続するブロワ12として、金属等で構成されたワーク100から発生した加工屑を確実に吸引し得る程度に、吸引能力の高いものを設けることである程度解消することができる。しかしながら、吸引能力の高いブロワを設けることによって装置コストを高めたり、騒音を大きくしたりといった新たな問題が発生してしまう。

なお、これらの問題は、エネルギービームとしてレーザービームを用いるビーム加工装置において生ずるものであるが、電子ビームなどの他のエネルギービームを用いるビーム加工装置においても同様の問題が生じ得る。

本発明は、以上の問題に鑑みなされたものであり、その目的とするところは、吸引能力のより高いブロワ等の吸引力発生手段を設けることなく、加工屑をより確実に吸引除去することができるビーム加工装置を提供することである。

【課題を解決するための手段】
本発明者は、図示の装置において、比較的比重の重い加工屑がワーク100表面に残ってしまう原因には、吸引によって発生する気流の方向の悪さが関与していると考えた。具体的には、吸引ホース5については、載置台4とともにXY方向に移動するワーク100に接触させてしまうとワーク100を傷付けてしまうため、どうしてもワーク100から離して配設する必要がある。このような配設において、ワーク100に付着した加工屑が吸引ホース5に吸引されるためには、ワーク100表面上で引きずられるように横移動するだけでは不十分で、ワーク100表面から浮上して吸引口5aに至るような縦移動も必要になる。かかる浮上が実現するためには、鉛直方向上向きの力が加工屑に強く作用しなければならない。しかしながら、図示の装置では、ワーク100表面に接している空気が主にワーク100表面に沿って横移動しようとするため、加工屑に対して鉛直方向上向きの力を作用させ難い。また、ワーク100の加工部分(ビーム照射部分)からは高熱の気化ガスによって上昇気流が発生するが、これはワーク100表面に沿って移動しようとする吸引気流の影響ですぐに乱流となってしまうため、加工屑の浮上を上手く補助することが難しくなる。これらの結果、比較的比重の重い加工屑が浮上することができず、ワーク100表面に残ってしまったと考えられた。

そこで、本発明者は、図1に示すような構成のビーム加工装置を試作して、加工屑の吸引テストを行った。図示の試作機において、吸引管6はその先端側がT字状に構成されており、T字状に分かれた一方は加工ヘッド3の先端に連結している。また、もう一方は、載置台4上に向けて延びており、吸引口6aをワーク100表面に臨ませている。加工ヘッド3のビーム出口3cから射出したレーザービームは、吸引管6のT字状に分かれた部分の中を真っ直ぐに通過してから、吸引口6aを経由してワーク100を照射する。

吸引管6の後端には吸引ホース5が接続され、更にこの吸引ホース5の後端には、図21のビーム加工装置の上記ブロワ12と同じもの(図示せず)が接続されている。

かかる構成の試作機を用いて、ガラス基板101上に形成されたITO(インジウム酸化スズ)膜からなる透明導電膜103を加工してみた。すると、加工屑を透明導電膜103上やその除去部分のガラス基板101上に残してしまうといった事態を生ずることなく、加工屑を確実に吸引除去することができた。

図1に示した試作機では、透明導電膜103表面からこれに臨む吸引口6aへと移動する気流が、ビーム照射部分で発生した加工屑に対して主に鉛直方向上向きの力を作用させ、この加工屑を確実に浮上させて吸引口6aまで運んだためと考えられる。また、高熱の気化ガスによって発生した上昇気流が上昇側である吸引口6aに向けてそのまま引かれるため、乱流になり難く、加工屑の浮上を上手く補助したことも、確実な吸引除去の要因になっていると考えられる。

このように、吸引口6aを横向きではなく透明導電膜103等の加工対象物の表面に向けるように吸引管6を配設し、加工屑が発生する加工対象物のビーム照射部分で、鉛直方向上向きの吸引気流を発生させれば、より高い吸引能力の吸引力発生手段を設けることなく、加工屑をより確実に吸引除去することができる。しかしながら、吸引口6aを加工対象物の表面に向けながら、加工対象物の100のビーム照射部分に鉛直方向上向きの吸引気流を発生させるためには、例えば図1に示した試作機のように、加工ヘッド3の先端と加工対象物である透明導電膜103表面との間に吸引管6を介在させる必要がある。介在させるだけのスペースが確保できれば問題ないが、従来のビーム加工装置ではかかるスペースがないものも少なくない。

そこで、本発明者は、次に、図2に示すような構成のビーム加工装置を試作して、加工屑の吸引テストを行った。図示の試作機において、吸引管としての吸引ホース5の先端には、覆い部材8が設けられている。この覆い部材8は、透明導電膜103と所定の間隙を介して対向してそのビーム加工部分(ビーム照射部分)の周囲を覆う覆い8aと、吸引口6aに連通するようにこの覆い8aに設けられた連通口と、覆い8aに設けられた2つの貫通開口部8bとを備えており、加工ヘッド3の先端を貫通開口部8bに挿入させるように加工ヘッド3に装着されている。また、連通口の周囲は図中上側に突出しており、この突出した部分に吸引ホース5が接続されている。

かかる構成の試作機において、吸引ホース5の後端に、図21のビーム加工装置の上記ブロワ12と同じものを接続し、ガラス基板101上に形成されたITO膜からなる透明導電膜103を加工してみた。すると、図1に示した試作機と同様に、加工屑を透明導電膜103やその除去部分のガラス基板101上に残こしてしまうといった事態を生ずることなく、加工屑を確実に吸引除去することができた。

図2に示した試作機でも加工屑の確実な吸引除去が可能になった理由は次のように考えられる。即ち、加工屑が発生する透明導電膜103のビーム照射部分では、膜表面に沿って横移動する吸引気流が発生する。この吸引気流は、覆い部材8と加工対象物である透明導電膜103表面との間の限られた空間を移動する必要がある。かかる構成では、図21に示したビーム加工装置のように透明導電膜103表面上での吸引気流の移動空間が限られておらず、吸引気流の大半が透明導電膜103から比較的離れた位置で移動して吸引口5aに至ってしまうものとは異なり、吸引気流の大半が透明導電膜103の表面近傍を通過する。このため、より多くの吸引気流が加工屑にぶつかるようになる。また、吸引気流の移動空間が限られているにもかかわらず、単位時間あたりに吸引される気流の量がそれほど変化しないことから、限られた移動空間内での吸引気流の流速が速まる。これらのことから、吸引気流から加工屑に対して付与される鉛直方向上向きの力の総量が増加したり、この力が強まったりして、加工屑が浮上し易くなる。更に、鉛直方向上向きの力だけでなく、透明導電膜103の表面に沿った横方向の力の総量も増加したり、この力が強まったりするため、浮上するに至らなかった加工屑でも吸引口5aの直下まで容易に横移動せしめられ、この直下で鉛直方向上向きの力が集中的に付与されることになる。以上の結果、より確実な吸引除去が可能になったと考えられる。

以上の吸引テストに鑑みてなされた請求項1の発明は、加工対象物を載置する載置台と、該載置台上の加工対象物に向けてエネルギービームを照射するビーム照射部と、吸引口から空気を吸引する吸引管とを備え、該エネルギービームの照射によって加工対象物を加工し、加工によって生じた加工屑を該吸引管で吸引して除去するビーム加工装置において、水平方向に延在する姿勢で該載置台に載置された該加工対象物と所定の間隙を介して対向しながら水平方向に真っ直ぐに延在して、該加工対象物のビームが照射される部分の周囲を覆う覆いと、該吸引口に連通するように該覆いに設けられた連通口と、該覆いに設けられた貫通開口とを有する覆い部材の該貫通開口に該ビーム照射部の先端を挿入して、該ビーム照射部からの該エネルギービームが該貫通開口の内側を通って加工対象物に照射されるようにしたことを特徴とするものである。

このビーム加工装置では、吸引管での吸引によって発生する吸引気流が、覆い部材の周囲から該覆い部材と加工対象物との間の限られた空間に進入し、該加工対象物の加工部分の近傍を経由して連通口(吸引口)に至る。かかる構成では、加工対象物表面上での吸引気流の移動空間が限られておらず、吸引気流の大半が該加工対象物表面から比較的離れた位置で移動して吸引口に至ってしまう従来のビーム加工装置とは異なり、吸引気流の大半が加工対象物の加工部分の近傍を通過する。このため、より多くの吸引気流が加工屑にぶつかるようになる。また、吸引気流の移動空間が限られているにもかかわらず、単位時間あたりに吸引される気流の量がそれほど変化しないことから、限られた移動空間内での吸引気流の流速が速まる。これらのことから、吸引気流から加工屑に対して付与される加工対象物表面と直行する方向の力の総量が増加したり、この力が強まったりして、加工屑が浮上し易くなる。更に、この方向の力だけでなく、加工対象物表面に沿った横方向の力の総量も増加したり、この力が強まったりするため、浮上するに至らなかった加工屑でも加工対象物表面に沿って引きずられるようにして連通口との対向位置まで横移動せしめられる。この対向位置では、吸引気流の全体的な向きが上記横方向から加工対象物表面に直交する方向に変わるため、加工屑が更に浮上し易くなる。以上の結果、吸引能力のより高い吸引手段を設けたり、ビーム照射部の先端と加工対象物表面との間に吸引管を介在させたりすることなく、加工屑をより確実に吸引除去することができる。

ところで、請求項1の発明の構成を備える図1の試作機では、吸引管6の内部に吸引された加工屑がレンズ群3aの最も先端側のレンズに固着して、レーザービームLの光路を遮るなど種々の不具合を発生させるおそれがある。また、請求項2の発明の構成を備える図2の試作機でも、覆い部材8と加工対象物である透明導電膜103表面との間を流れる吸引気流の影響によって舞い上がった加工屑がレンズに固着して同様の不具合を発生させるおそれがある。

そこで、請求項2の発明は、請求項1のビーム加工装置において、上記ビーム照射部に、上記エネルギービームであるレーザービームを集光させるレンズと、該ビーム照射部の先端と該レンズとの間に気体を送気する送気手段とを設けたことを特徴とするものである。

このビーム加工装置においては、レンズによって集光せしめたレーザービームの照射によって加工対象物を加工することができる。また、送気手段から送気された気体がビーム照射部の先端から排気され、該先端からビーム照射部内への加工屑の進入がこの排気によって阻止される。よって、ビーム照射部内のレンズに加工屑が付着するようなことがなく、該レンズへの加工屑の固着によって生ずる種々の不具合を解消することができる。
但し、このビーム加工装置において、送気手段からの送気を強く設定し過ぎると、ビーム照射部の先端から勢い良く飛び出した排気によって加工屑を加工対象物表面に向けて押し当ててしまい、該加工対象物表面からの加工屑の浮上を阻害してしまう可能性が残る。

請求項3の発明は、請求項1又は2のビーム加工装置であって、上記加工対象物として、透明基板上に形成された透明導電膜を加工することを特徴とするものである。

このビーム加工装置においては、エッチング処理を伴うフォトリソグラフィー法を用いることなく、ガラス基板等の透明基板上に形成された加工対象物であるITO膜やネサ膜(酸化スズ膜)等の透明導電膜をエネルギービームの照射によって加工する。かかる構成では、フォトレジストの現像液やエッチング液の廃液によって環境を汚すことなく透明基板上の透明導電膜を加工して、タッチパネル用基板や液晶パネル用基板を製造することができる。また、透明電極のパターンを変える場合でも、フォトリソグラフィー用の遮光マスクを用いることなく透明導電膜を加工してパターンに応じた複数の透明電極を形成することができる。このため、異なった電極パターンのタッチパネル用基板や液晶パネル用基板についてそれぞれ専用の遮光パターンの遮光マスクを用意しなければならないといったフォトリソグラフィー法による不具合が起こらず、他品種少量生産といういわゆるオンデマンドの要求に対しても十分に対応することができる。

【発明の実施の形態】
以下、本発明を、ハイブリッド型のタッチパネルの絶縁性透明基板上に形成された透明導電膜の一部を、スリット状に除去して透明電極を形成する透明導電膜のビーム加工装置に適用した実施形態について説明する。

[第1実施形態]
図3は、第1実施形態に係るビーム加工装置の概略構成図である。まず、このビーム加工装置の基本的な構成について説明する。
図において、Qスイッチ10aで制御されるYAGレーザー光源部10から出射した波長λ=1064[nm]の近赤外光からなるYAGレーザービーム(以下、単にレーザービームという)は、ステップインデックス型の光ファイバ2によって、加工ヘッド3に導かれる。この加工ヘッド3は、複数のレンズから構成されたレンズ群3a、これらを収容するヘッドケース3b、ビーム出口3cなどを有している。加工ヘッド3に進入したレーザービームは、レンズ群3aによって集光せしめられながらビーム出口3cから出射する。そして、透明なガラスやプラスチック材(例えばPET、ポリカーボネート)からなる絶縁性透明基板102に形成されたITO膜やネサ膜などからなる透明導電膜103を照射する。この照射により、加工対象物としての透明導電膜103が蒸発することで、透明導電膜103が部分的に剥離除去される。レーザービームが加工ヘッド3内で集光することで、絶縁性透明基板102に対する照射面積を小さくするため、そのエネルギー密度を高めて加工効率を向上させることができる。しかも、寸法の小さな加工パターンまで加工できるため、加工パターンの微細化も可能となる。

加工対象物である透明導電膜103が形成された絶縁性透明基板102は、リニアモータ7aで駆動されるX−Yテーブル7上の載置台4に固定され、図中水平方向に2次元的に移動可能となっている。YAGレーザー光源部10、X−Yテーブル7は、パーソナルコンピュータ11a、シーケンサ11b、同期連動型運転用の制御回路基板11c等からなる制御部11で制御される。例えば、制御部11はYAGレーザー光源部10の駆動部を制御し、これによってレーザービームの繰り返し周期等が変更される。

また、上記制御部11により、YAGレーザー光源部10からのレーザービームの出力に応じてリニアモータ7aを駆動制御して絶縁性透明基板102を移動させたり、X−Yテーブル7の移動状態に応じてYAGレーザー光源部10からのレーザービームの出力を変化させたりすることもできる。例えば、X−Yテーブル7の移動開始および移動終了の際の加減速時に、透明導電膜103上のレーザービームのエネルギー密度を一定にして均一な加工形状(テーパ形状)を形成できるようにする等の目的のために、X−Yテーブル7の移動速度に応じて繰り返し周期等をリアルタイムに変化させるように制御する。このような制御を行うことにより、X−Yテーブル7の加速及び減速にそれぞれ100mm程度の助走を必要としてX−Yテーブル7の全体移動量が700mm×700mmであるところ、この助走が不要となって全体移動量を500mm×500mm程度まで短縮することができる。このことにより、従来のエッチング加工と同等もしくはそれ以上の加工速度(例えば1基板あたり35秒〜15秒程度)でスリット加工が可能となるとともに、寸法精度の向上を図り、焦げ付きや未加工部分の発生を防止することができる。

また、加工速度、X−Yテーブル7の加速度、加工精度をより向上させるために、X−Yテーブル7については、発泡チタン、マグネジウム、酸化アルミナ系、アルミ合金系の超軽量素材で形成することが好ましい。

また、載置台4の内部に貫通孔を形成して軽量化を図ってもよい。この貫通孔は、絶縁性透明基板102と透明導電膜103との一体物がシート状のものである場合の真空チャック用の気流経路を兼ねることもできる。

載置台4については、図4に示すように、絶縁性透明基板102の少なくともレーザービームが照射される部分の下側に凹部4aを形成し、絶縁性透明基板102の下面と載置台4の上面との間の距離をできるだけ長くするように構成することが好ましい。かかる構成により、絶縁性透明基板102を通過して載置台4の表面で反射した反射レーザーが透明導電膜103にあたることによってその加工に悪影響を及ぼすことを抑制することができる。

図5は、本ビーム加工装置での透明導電膜103の加工によって電極パターンが形成されるタッチパネルの断面図である。また、図6(a)及び(b)はそれぞれ、同タッチパネルの分解斜視図及び平面図である。図5に示すように、タッチパネルは、各透明導電膜103からなる透明電極が通常状態で接触しないように1組の上下タッチパネル基板104、105を所定の高さ(例えば9〜12μm)のスペーサ106を介して対向させた構造になっている。そして、このタッチパネルを図5中の上方から押圧すると、上タッチパネル基板104が2点鎖線で示すように変形し、上下のタッチパネル基板104、105の透明電極同士が接触する。この接触による上下透明電極間の抵抗の変化から、押圧されたか否か及び押圧された位置を知ることができる。また、このタッチパネルは、図6(a)及び(b)に示すように上下のタッチパネル基板104、105のそれぞれに、互いに直交するスリット106、107が各透明導電膜103に形成されている。

本第1実施形態に係るビーム加工装置は、図6(a)及び(b)に示すスリット106、107を、透明導電膜103に形成するものである。真空蒸着、イオンプレーティング、スパッタリング等によって表面に透明導電膜103(厚さ=約500オングストローム)が形成された絶縁性透明基板102は、透明導電膜103側の上方に向けて載置台4上にセットされる。セットされた絶縁性透明基板102上の透明導電膜103は、所定のスポット径に絞られたレーザービームが照射されながらX−Yテーブル7によって一方向に移動せしめられる。この移動の過程で、幅500〜1000[μm]程度のレーザービームの照射によって発生した熱によってビーム照射部分が蒸発して透明導電膜103から除去され、各電極領域を絶縁するスリット106、107が形成される。

なお、図示のビーム加工装置は、図示しない吸引管を備えているが、これについては後述する。

以上の構成のビーム加工装置では、エッチング処理を伴うフォトリソグラフィー法を用いることなく、透明導電膜103を加工して絶縁性透明基板102上に複数の透明電極を形成することができる。このため、フォトレジストの現像液やエッチング液の廃液によって環境を汚すことなく、上下のタッチパネル基板104、105を製造することができる。また、透明電極のパターン形状を変える場合でも、フォトリソグラフィー用の遮光マスクを用いることなくCADデータで透明導電膜103を加工してパターンに応じた複数の透明電極を形成することができる。このため、異なった電極パターンのタッチパネル用基板104、105についてそれぞれ専用の遮光パターンの遮光マスクを用意しなければならず他品種少量生産が困難になったり、残留レジスト液によってワークを汚したりなどフォトリソグラフィー法による不具合が起こらず、リードタイムを短縮化してオンデマンドの要求に対しても十分に対応することができる。

一方、フォトリソグラフィー法を用いた電極加工では、フォトレジストの現像液やエッチング液等の廃液が発生して環境を汚してしまうという不具合がある。また、透明電極のパターンを変える場合は、フォトリソグラフィー用の遮光マスクを新規に作成しなければならないため、加工効率が悪く、他品種少量生産への対応及び低コスト化が難しかった。特に、アナログ方式のタッチパネルのように透明導電膜103に数本のスリットを形成するような場合でも、数百本のスリットを形成するデジタル方式のタッチパネルの場合と同じフォトリソグラフィー工程が必要になってくるため、加工部分が少ないにもかかわらず廃液の低減及び低コスト化を図ることが難しかった。

次に、本第1実施形態に係るビーム加工装置の特徴的な構成について説明する。図7、図8は、それぞれ上記加工ヘッド3の先端部分の斜視図、断面図である。これらの図に示すように、このビーム加工装置の吸引管6はその先端側がT字状に分かれており、一方は加工ヘッド3の先端に連結している。また、もう一方は、載置台4に向けて延びており、吸引口6aを加工対象物である透明導電膜103の表面に向けている。吸引管6の後端には吸引ホース5が接続され、更にこの吸引ホース5の後端には図示しない吸引力発生手段であるブロワが接続されている。

加工ヘッド3のビーム出口3cから射出したレーザービームは、吸引管6のT字状に分かれた部分の中を真っ直ぐに通過してから、吸引口6aを経由して加工対象物である透明導電膜103を照射する。

従来のように横向きではなく、加工対象物である透明導電膜103表面に向けた吸引口6aからレーザービームが出る吸引管6は、加工屑が発生する透明導電膜103のビーム照射部分の真上で吸引することによってこのビーム照射部分に鉛直方向上向きの吸引気流を発生させる。かかる構成では、主にビーム照射部分に横方向の吸引気流を発生させる従来のビーム加工装置よりも、透明導電膜103の表面に付着した比較的比重の重い加工屑に対して、鉛直方向上向きに強い力を作用させ、加工屑を浮上させ易くする。また、高熱の気化ガスによって透明導電膜103の加工部分で発生した上昇気流が上昇側である吸引口6aに向けてそのまま引かれて乱流となり難くなるため、加工屑の浮上を補助し易くなる。以上の結果、吸引力発生手段である上記ブロワとしてより吸引能力の高いものを設けることなく、加工屑をより確実に吸引除去することができる。
