【発明の属する技術分野】
本発明は、炭素を素材としたヒータユニットに関し、特に炭素繊維を炭素基材の中に結合・固定してなる長尺な薄板状のヒータを使用し、熱処理炉等の急加熱、急冷却を可能として炭素ヒータユニットに関する。

【従来の技術】
本件発明者は、高効率の円筒形ヒータを提供するため、板状のグラファイトからなるヒータ部材を円筒形に組み上げ、これを順次直列に接続した円筒形ヒータを提案した(特開2001−6857号公報)。この円筒形ヒータは、U字状に連なった板状のグラファイトからなる長尺板状のヒータ部材とグラファイトからなる接続ブロックとを有している。接続ブロックを円周状に互いに絶縁した状態で配列し、複数のヒータ部材の一対の上端を隣接する接続ブロックに固定する。これにより、複数のヒータ部材を円筒形に配置すると共に、複数のヒータ部材を閉じたサークル状に直列接続したものである。

このような円筒状ヒータでは、ヒータ部材にグラファイトを使用しているため、ヒータ部材をそれが燃えない環境に置く必要があるという欠点はある。しかし、ヒータ部材は、円筒面を有した面状発熱ヒータであり、円周方向の温度のばらつきが±0.3℃以下という均熱性が得られる。また、ヒータ部材を上から吊り下げるようにして円筒状に配置することにより、ごく薄いヒータ部材でも容易に円筒形に配置することができる。このため、薄くて高電気抵抗を有するヒータ部材を得ることができ、高温の発熱が可能となる。

【発明が解決しようとしている課題】
しかしながら、前記の円筒形ヒータに使用されるグラファイトヒータは、成型や切削で形成される長尺板状のヒータであり、上から吊り下げても、その強度等の観点から厚みを薄くするのには限界がある。例えば、長さ1000mm、幅40mm程度のヒータ部材の場合、その厚さはせいぜい3mm程度が限度となる。

このため、非常に大きな通電電流が必要になるうえ、熱容量が大きくなり、加熱、放熱に要する時間が長くなるという課題がある。また、またヒータ部材を成型や切削により作るため、その加工により得られる形状も自ずと限られる。このため例えば、加熱物を周囲から加熱する以外に、上面等からも加熱する場合は、円筒形ヒータとは別に、円板状の面ヒータ等を必要とする。

本発明は、このような従来におけるグラファイトヒータにおける課題に鑑み、極めて薄いヒータを使用することができ、このため、高電気抵抗を有し、通電電流を非常に小さくできるうえ、熱容量が小さく、しかも可撓性を有して変形が可能なヒータを備えた炭素ヒータユニットを提供することを目的とする。

【課題を解決するための手段】
本発明では、前記の目的を達成するため、ヒータ1として、炭素繊維を炭素基材の中に結合・固定してなる長尺な薄板状のものを使用することにより、高強度でなお且つ薄いヒータ1を得ることが出来るようにした。また、このヒータ1の一端からその中央にスリット16を設け、全体をU字形とし、円筒形に並べた時に直列接続ができるようにした。
すなわち、本発明による炭素ヒータユニットは、炭素繊維を炭素基材の中に結合・固定してなる長尺な薄板状のヒータ1の一端からその中央にスリット16を設けることにより、U字形とし、ヒータ1の二股に分かれた両端部を端子3に固定すると共に、ヒータ1を気密な管2の中に収納し、且つ前記端子3を同管2の下端部に互いに絶縁した状態で封止し、管2の上端部でヒータ1の連なった部分に弾力を加えて同ヒータ1に張力を与えたものである。

このような炭素繊維を炭素基材の中に結合・固定してなる長尺な薄板状のヒータ1は、高強度である。そのため、極めて薄いヒータ1を使用することが出来るので、高電気抵抗を得ることができる。従って、電圧を高くし、電流を小さくして、高温に加熱するのに適したヒータとすることができる。しかも、ヒータ1を薄くすることが出来るため、熱容量を小さくすることができ、急速加熱と急速冷却に適している。

また、ヒータ1は高強度で粘りがあり、且つ薄くすることが出来るため、ヒータ1に可撓性を与えることが可能である。そのため、ヒータ1を厚さ方向に曲げることが出来る等、或る程度自由な形状に変形して使用することができる。例えば、ヒータ1を途中からその厚さ方向に屈曲して側面く字形とすると、加熱物を異なる2面方向から加熱することが出来る。

ヒータ1は炭素繊維と炭素基材の複合物であり、基本的に炭素からなるため、空気中で発熱させると、それ自体が燃えてしまう。そこで、ヒータ1を気密な管2の中に収納し、その管2の中を不活性ガス雰囲気として使用することになる。

このようなヒータ1は、長尺薄板状のものであり、可撓性を有するため、そのまま使用すると、撓んでしまうことになる。そこで、ヒータ1の二股に分かれた両端部を端子3に固定し、同ヒータ1の連なった一端側の部分でヒータ1に張力を与えた状態とし、これによりヒータ1に張りを与えて使用する。この場合、ヒータ1に張力を与える手段は、炭素繊維を炭素基材の中に結合・固定してなる材料により作られたバネ6の弾力によることができる。

【発明の実施の形態】
次に、図面を参照しながら、本発明の実施の形態について、具体的且つ詳細に説明する。
図1と図2は、本発明の一実施形態による炭素ヒータユニットの全体を示すもので、図3と図4はそれぞれその下端と上端を示す。

図1と図2に示すように、この炭素ヒータユニットの主要部をなすヒータ1は、薄い長尺薄板状のものであって、炭素繊維を炭素基材で結合・固定したものである。一般に炭素繊維は、エポキシ樹脂等の樹脂基材により結合・固定され、パイプ状、板状、薄板状等に成型されて使用されることが多い。本発明では、樹脂基材ではなく、炭素基材を使用して炭素繊維を結合・固定したものである。

例えばそのその製造方法は、炭素繊維の編成体を薄板状とした状態で、これを炭化可能な結合剤と共にホットプレス成形する。その後、この成形されたシートを約2000℃の温度で焼成し、炭化するものである。こうして作られた薄板状のヒータ1は、炭素基材に炭素繊維が結合・固定化されたものであり、炭素繊維と炭素基材との複合材である。このようなヒータ1として使用出来る材料としては、アクロス株式会社(埼玉県蕨市)製の商品名「エクセルシー」等を挙げることができる。

このようなヒータ1は、炭素独特の物理的、化学的な物性を有すると共に、高強度であり、厚さ0.5mmより薄いものを得ることが出来る。また、このヒータ1は熱膨張係数が極めて小さく、繊維が長手方向に揃っているか否かで異なるが、熱膨張係数は長手方向で0.6〜1.1(10-6/℃)である。また、熱輻射率εは、ε=0.8〜0.9と極めて高い。

このようなヒータ1は、図2に示すように幅方向の中央部にその下端から上端近くまで切り込まれたスリット16を有し、全体として縦に長い逆U字形となっている。
このヒータ1の二つに分かれた両下端部には、銅やニッケル等の金属からなる端子3、3を取り付ける。図3は、この端子3、3を取り付ける構造の例を示している。

ヒータ1の両下端部に通孔11を設け、この部分を両側からグラファイト製のヒータホルダ4a、4bで挟む。この一方のヒータホルダ4aには、前記ヒータ1の両下端部に通孔11に嵌合される突起9を有しており、他方のヒータホルダ4bには、前記一方のヒータホルダ4aの突起9を密に嵌合する凹部18を有している。さらに、双方のヒータホルダ4a、4bには、下方にいくに従って厚みが増すようなテーパ13a、13bが形成されている。また端子3は、上端が二股状に分かれており、その上端内面には、前記ヒータホルダ4a、4bのテーパ13a、13bに対応する逆方向のテーパ12a、12bが形成されている。

前記の一対のヒータホルダ4a、4bでヒータ1の下端部を挟むと共に、一方のヒータホルダ4aの突起9を、ヒータ1の下端部の通孔11に嵌め込み、さらにこの突起9を他方のヒータホルダ4bの凹部18に嵌め込んで固定する。次に、端子3の上端側の二股状になった部分を図3に矢印で示すように押し拡げ、この上端部を前記ヒータホルダ4a、4bを両側から挟むように嵌め込む。これにより端子3、3がヒータホルダ4a、4bを介してヒータ1の下端部に取り付けられる。

このようにして端子3、3を取り付けたヒータ1を図1と図2に示すような管2に収納する。この管2は、石英ガラス等からなる扁平なもので、上端部に近い部分が厚さ方向に折れ曲がり、く字形となっている。この折れ曲がった部分に窒化ホウ素等からなる棒状のガイド10が設けられている。

ヒータ1は管2の内部に収納されると共に、その一対の端子3、3が管2の下端部に互いに絶縁した状態で封止される。そしてヒータ1の上端側は、前記の折れ曲がり部分でガイド10により案内されて、管3の屈曲角度と同じ角度で折り曲げられ、上端が管3の上端部に達している。

図4にも示すように、管3の上端部には、バネ室17が設けられ、ここに圧縮性のバネ6が収納されている。このバネ6の中には、上端にフランジを有するピン7が嵌め込まれ、上端のフランジがバネ6の上端を受けた状態で、ピン7の下端側がバネ室17の底壁の孔を通してヒータ1側に引き出されている。そして、バネ6が圧縮された状態で、ピン7の下端のフックがヒータ1の上端の小孔に掛けられている。これにより、ヒータ1は、バネ6の弾力でガイド10により折り曲げられた状態で張られ、管3の中に収納される。この場合、ヒータ1に張力を与えるバネ6とピン7とは、前記ヒータ1と同様に、炭素繊維を炭素基材の中に結合・固定してなる材料により作られている。

さらに、管3の下端部の端子3、3の間とバネ室17の上端部には、図2に矢印で示すように、管3の中にN2 ガス等の不活性ガスを導入し、排出するガスポート5、6が設けられている。下方のガスポート5から管3の中に導入された不活性ガスは、管3の中をそのガス雰囲気に維持しながら、上方のガスポート6から排出される。

図5と図6は、ベース15の上に設けた真空チューブ14の中の半導体ウエハ等の加熱物(図示せず)を加熱するため、真空チューブ14の周囲に前述の炭素ヒータユニットを6組み円筒状に並べて配置した例である。炭素ヒータユニット6は、端子5、5を介して直列に接続し、120゜間隔で三相電源に接続し、ヒータ1に電力を供給する。また、下方のガスポート5から不活性ガスを管3の中に導入し、この不活性ガスを上方のガスポート6から排出することにより、排出管3の中を不活性ガス雰囲気に維持しながら、ヒータ1を加熱し、ヒータ1の焼失を防止する。

図5から明らかなように、ヒータ1はく字形に曲げてあり、その下側の部分を真空チューブ1の周囲に配置し、上側の斜めになった部分を真空チューブ14の上に配置している。これにより、真空チューブ14を周囲からだけでなく、その上方からも加熱することができる。
なお、前述の実施形態では、ヒータ1を厚さ方向にく字形に曲げて使用したが、もちろん真っ直ぐにして使用することもできる。

本件発明者の試験によれば、幅5mm、長さ(有効発熱長さ)20mm、厚さ0.5mmのヒータ1を使用し、電圧7V、電流50Aの電力を供給して発熱したところ、温度は1500℃に達した。ヒータ1の表面積は2cm2 であり、1cm2 当たり175Wの電力で1500℃の発熱温度を得ることが出来たことになる。また、1200℃の発熱温度は、電圧6V、電流30Aの電力で得ることができた。つまり、1cm2 当たり90Wの電力で1200℃の発熱温度を得ることが出来た。このように、単位面積当たりの赤外線放射量を100Wを越えて投入を可能とすることができるのは、放熱効率が高い炭素繊維を炭素基材の中に結合・固定した複合炭素材料からなる薄板状のヒータ1を使用しことによるものである。

【発明の効果】
以上説明した通り、本発明による炭素ヒータユニットでは、ヒータが高強度であり、極めて薄く作ることができる。このため、高電気抵抗を有し、熱容量が小さく、しかも可撓性を有して変形が可能となる。これにより、急加熱、急冷却が可能であると共に、周面加熱と上面加熱を単一のヒータユニットの組み合わせで可能となる等、様々な加熱形態に対応することが出来る。
