本発明は、減圧環境下にて電子部品を基板に装着する技術に関する。

【従来の技術】
従来より、プリント配線基板に電子部品を実装する際には、基板にペースト状のはんだが塗布されて電子部品が装着され、その後、基板を加熱および冷却することにより電子部品が基板に固着される。近年では、電子部品の電極ピッチの微細化に伴い、電子部品を基板に接着するために導電性の樹脂を利用する手法も実施されている。

【発明が解決しようとする課題】
ところが、携帯型の情報端末に代表されるように情報機器のさらなる小型化が進むと、従来の実装手法では電子部品や基板の電極のピッチの微細化に対応することが困難となり、新たな実装手法が必要となる。新たな実装手法には減圧環境(あるいは高真空環境)下にて行われるものも想定され、このような手法では常圧下における実装とは異なる装置構造が必要となる。

特に、減圧環境下では電子部品や基板の取り扱いが煩雑となるため、実装済み基板を量産するには様々な対策を行うことが必要となる。本発明は上記課題に鑑みなされたものであり、電子部品を多数の基板に装着する場合に適した電子部品装着装置を提供することを目的としている。

【課題を解決するための手段】
請求項1に記載の発明は、電子部品を基板に装着する電子部品装着装置であって、内部空間が減圧される装着チャンバと、前記装着チャンバ内で電子部品を基板に装着する装着機構と、それぞれが前記装着チャンバに接続され、外部から少なくとも1つの基板および複数の電子部品が搬入される第1および第2のロードロック部と、前記第1および第2のロードロック部のそれぞれから、少なくとも1つの基板および複数の電子部品を前記装着チャンバへと搬入する搬送機構とを備え、前記第1および第2のロードロック部のそれぞれが、基板にプラズマ洗浄を施す洗浄機構を有する。

【発明の実施の形態】
図1は電子部品装着装置1の構成を示す平面図であり、一部を断面にて図示している。電子部品装着装置1は、減圧下にてセラミックの基板91にICベアチップである電子部品92を装着する装置であり、基台10上に装着チャンバ11および2つのロードロック室21a,21bを有する。2つのロードロック室21a,21bは装着チャンバ11を挟むように配置されて装着チャンバ11に接続される。装着チャンバ11とロードロック室21a,21bとの間には、基板91および電子部品92が搬送される開閉自在なゲート201が設けられ、各ロードロック室21a,21bには外部から基板91および電子部品92が基板用トレイ911および電子部品用トレイ921に載置された状態でアーム81により搬入されるゲート202が設けられる。

図2は装着チャンバ11およびロードロック室21a,21bとロータリーポンプ31およびターボ分子ポンプ32との接続関係を示すブロック図である。装着チャンバ11およびロードロック室21a,21bのそれぞれの内部空間は、弁33の開閉が制御されることにより個別に減圧可能とされ、減圧が行われる際には、ロータリーポンプ31にて急速排気を行った後にターボ分子ポンプ32により高真空の状態とされる。なお、電子部品装着装置1が稼働する際には、装着チャンバ11内は常に真空とされ、ロードロック室21a,21b内は必要に応じて大気圧と真空との間で切替が行われる。

FABおよびレーザ光の照射が完了すると、図5に示す右側の動作へと移行し、装着チャンバ11とロードロック室21aとの間のゲート201が開かれて図8に示すように両アーム251,252が搬送機構25により装着チャンバ11内へと進入する(ステップS21)。ここで、電子部品用トレイ921はアーム252と電気的に接続されており、電子部品92を静電気力により保持する静電チャックとしての構造を有している。そして、アーム252が装着チャンバ11内に進入すると電子部品用トレイ921が電子部品92を吸着保持するとともにアーム252の上下がロータ2531により反転する。これにより、複数の電子部品92の反転が一括して行われる(ステップS22)。

カメラユニット151は2つの撮像デバイスと、ハウジング152の上方および下方からの光をそれぞれ撮像デバイスへと導く光学系とを有し、図13に示す状態で上方の電子部品92の画像および下方の基板91の画像を同時に取得する。なお、カメラユニット151には別途設けられた光源ユニットから照明光が導入される。そして、取得された両画像に基づいて、ヘッド回動機構143が電子部品92の向きを調整し、ステージ移動機構13が電子部品92の中心と基板91上の装着領域の中心とを合わせる。これにより、電子部品92と基板91とのアライメント(位置合わせ)が完了する。

アライメントが完了すると図14に示すようにカメラユニット151が装着チャンバ11の側壁へと待避し、ヘッド昇降機構144が装着ヘッド14を下降させて電子部品92を基板91に装着する(ステップS24)。これにより、電子部品92の電極と基板91の電極とが原子間の強い結合力により結合し、電子部品92が基板91上に固着する。なお、高真空中に基板91が配置されるため、レーザ光により加熱された基板91は電子部品92の装着時においても高温状態が維持される。また、装着ヘッド14の平行度は装着ヘッド14の上部に設けられた調整機構145により予め調整されており、さらに、電子部品92が基板91に装着される際には電子部品92を基板91へと付勢する力が制御される。
