【発明の属する技術分野】
本発明は、発光素子や太陽電池などに有効に利用することのできるシリコン構造体、その製造方法、その製造装置、及びシリコン構造体を用いた太陽電池に関する。

【従来の技術】
従来、シリコンを用いた太陽電池は、その表面における太陽光線の反射を低減するために、表面に無反射コーテイングが施されたり、表面に凹凸が形成されていた。

以下、図面を参照しながら従来の太陽電池の構造について説明する。図7は従来のシリコン太陽電池の構造(テクスチャード構造)を示す概略断面図である。図7に示すように、p型シリコン基板31の受光面側には、太陽光線の反射率を下げるために凹凸が形成されている。凹凸の形成方法としては、フォトリソグラフィーと化学エッチングを用いて化学的に形成する方法や、ダイシングマシンを用いて機械的に形成する方法が主に用いられる。また、シリコン基板としては、回転引上げ法によって形成される単結晶シリコン基板や、電磁鋳造法によって形成される多結晶シリコン基板等が用いられる。p型シリコン基板31の凹凸面上には、n型シリコン層32が形成されている。このn型シリコン層32は、p型シリコン基板31の凹凸部にPOCl3 等のガスを用いてP(リン)を拡散させ、p型シリコン基板31の一部をn型化することによって形成される。n型シリコン層32の上には、SiN、MgF2 等からなる反射防止膜33が形成されている。また、p型シリコン基板31の受光面側には、n++シリコン層35を介して表面電極34が形成されており、表面電極34は反射防止膜33の表面に露出している。一方、p型シリコン基板31の裏面には、p+ シリコン層37を介して裏面電極36が形成されている。このように裏面電極36とp型シリコン基板31との間にp+ シリコン層37を形成すれば、変換効率が向上する(第3回『高効率太陽電池』ワークショップ予稿集、電気学会半導体電力変換技術委員会主催、富山、A5〜A6、28〜35頁、1992年10月5日)。

【発明が解決しようとする課題】
しかし、上記従来技術におけるシリコン太陽電池の構成では、太陽光線を効率的に収集することはできるが、凹凸を形成する際の複雑な工程が多いために、コストが増加し実用化が困難であった。

本発明は、従来技術における前記課題を解決するためになされたものであり、太陽光線の反射の少ないシリコン構造体、その製造方法、その製造装置、及びシリコン構造体を用いた太陽電池を提供することを目的とする。

【課題を解決するための手段】
前記目的を達成するため、本発明に係るシリコン構造体の構成は、基板にシリコンを主成分とする膜を介して形成され、不規則な方向を向いた、シリコンを主成分とする複数の円柱状シリコンの集合からなるものである。このシリコン構造体の構成によれば、ある円柱状シリコンに入射して反射した光が再度別の円柱状シリコンに入射するため、効率良く太陽光線を吸収することができる。すなわち、本発明のシリコン構造体の構成によれば、太陽光線の反射の少ないシリコン構造体を得ることができる。ここで、円柱状シリコンのシリコン含有量は95重量%以上であるのが好ましく、シリコン以外に塩素約1重量%、酸素数重量%を含んでいてもよい。また、シリコン構造体が、基板にシリコンを主成分とする膜を介して形成されているので、シリコン構造体を用いて太陽電池を製造する場合に透明電極が下部電極に接触してしまうことがない。

また、前記本発明のシリコン構造体の構成においては、円柱状シリコンの直径が0.1〜10μmであるのが好ましい。この好ましい例によれば、円柱状シリコンを適度な強さに保つことができると共に、拡散等によってシリコンの表面をn型化又はp型化するときの接合の深さが制限されることはない。また、光の吸収が悪くなることはない。

また、前記本発明のシリコン構造体の構成においては、円柱状シリコンの外周部分が非晶質であり、中心部分が多結晶質であるのが好ましい。
また、本発明に係るシリコン構造体の製造方法は、不規則な方向を向いた、シリコンを主成分とする複数の円柱状シリコンの集合からなるシリコン構造体の製造方法であって、塩素を含有する霧化又は気化されたシリコン原料を酸素ガスとともに加熱された基板上に導入することを特徴とする。このシリコン構造体の製造方法によれば、シランガス(SiH4 )等に比べて危険性の少ないシリコン原料を使用することができるので、シリコン原料を大量に供給することができる。その結果、シリコンの形成速度が向上するので、不規則な方向を向いた、シリコンを主成分とする複数の円柱状シリコンの集合からなるシリコン構造体を得ることができる。この場合、塩素を含有するシリコン原料を搬送するために、不活性ガスを同時に基板上に導入してもよい。また、不活性ガス中に水素を添加するか、あるいは不活性ガスを使用しないで水素のみでシリコン原料を搬送すれば、シリコン構造体中に含まれる塩素の量を減少させることもできる。また、従来のテクスチャード構造のように凹凸を形成する際の複雑な工程を必要としないので、コストの低減を図ることができる。

また、前記本発明のシリコン構造体の製造方法においては、塩素を含有するシリコン原料がSi2 Cl6 であるのが好ましい。この好ましい例によれば、分解温度が約350℃と低く、紫外線(188nm)の照射によって分解するので、不規則な方向を向いた、シリコンを主成分とする複数の円柱状シリコンの集合からなるシリコン構造体を容易に得ることができる。また、この場合には、Si2 Cl6 からなるシリコン原料に、PCl3 又はBCl3 を混合した液体原料を用いて、n型又はp型のシリコン構造体を形成するのが好ましい。

また、前記本発明のシリコン構造体の製造方法においては、円柱状シリコンの中心付近の酸素含有量が3%以下となるように酸素ガスを導入するのが好ましい。この好ましい例によれば、シリコン構造体の抵抗が低く抑えられ、電子デバイスに使用することが可能となる。

また、本発明に係るシリコン構造体の製造装置の構成は、基板上に形成され、不規則な方向を向いた、シリコンを主成分とする複数の円柱状シリコンの集合からなるシリコン構造体の製造装置であって、チャンバーと、霧化又は気化された液体原料を酸素ガスとともに前記チャンバー内に供給する手段と、前記基板を支持するための基板ホルダー支持部と、前記基板を加熱するための基板加熱用ヒータと、少なくとも基板と同じ面積を有し、前記霧化又は気化した液体原料及び前記酸素ガスを通過させて加熱された前記基板上に導入するフィルターとを備えたことを特徴とする。このシリコン構造体の製造装置の構成によれば、霧化又は気化した液体原料はフィルターを通過する際に当該フィルターとほぼ同じ大きさに均一に分散されて、基板表面に導入されるので、基板上に均一にシリコン構造体を形成することができる。

また、前記本発明のシリコン構造体の製造装置においては、フィルターがステンレス鋼繊維からなるのが好ましい。この好ましい例によれば、大面積でかつ空隙率が70〜90%と非常に大きいフィルターを低コストで形成することができる。そして、このフィルターを用いて気化室と成膜室を仕切れば、気化室と成膜室との圧力差が発生しにくくなり、断熱膨脹による原料の再液化が起こりにくくなる。

また、前記本発明のシリコン構造体の製造装置においては、フィルターの孔径が1〜30μmであるのが好ましい。この好ましい例によれば、原料ガス、酸素ガス等を基板に均一に吹き付けることができる。

また、本発明に係る太陽電池の構成は、光照射によって電子−正孔対を生成する半導体層を備えた太陽電池であって、前記半導体層が、基板にシリコンを主成分とする膜を介して形成され、不規則な方向を向いた、シリコンを主成分とする複数の円柱状シリコンの集合からなるシリコン構造体を含むことを特徴とする。この太陽電池の構成によれば、太陽光線の反射が少なくなるので、効率良く発電に寄与することができる。

【発明の実施の形態】
以下、実施の形態を用いて本発明をさらに具体的に説明する。
〈第1の実施の形態〉
図1は本発明の第1の実施の形態で使用したシリコン膜形成装置を示す概略構成図である。図1に示すように、空気等が入り込まない構造を有する成膜室11の内部は水平なフィルター26によって仕切られている。ここで、フィルター26は、直径数μmの多数のステンレス鋼繊維を焼結することによって作られており、その孔径は約10μmである。成膜室11には、フィルター26の下側(気化室14)の側壁に原料ガス供給口18が設けられており、流量制御装置22によって適正な量に流量制御され、かつ、気化器23によって霧化又は気化された液体原料15を成膜室11に供給することができるようにされている。ここで、気化器23には、酸素ガス24を供給することができるようにされており、酸素ガス24が混合された状態の液体原料15が成膜室11内に供給される。また、成膜室11には、フィルター26の上側の上壁に排気口17が設けられている。また、成膜室11には、フィルター26の上側に基板加熱用ヒータ21を内蔵した基板ホルダ12が水平状態で設けられており、基板ホルダ12の下面に基板13を保持することができるようにされている。また、成膜室11の下側には気化補助用ヒータ27が設けられている。

次に、上記のような構成を有するシリコン膜形成装置を用いて、本発明のシリコン構造体を形成する方法について説明する。
本実施の形態では、基板13として石英を用い、基板加熱用ヒータ21によって基板13を約680℃に加熱した。また、液体原料15として(Si2 Cl6 +BCl3 )を用いた。また、成膜室11内は常圧(1気圧)に保たれている。

まず、液体原料15はAr等の不活性ガス等によって加圧され、さらに流量制御装置22によって適正な量に流量制御される。次いで、液体原料15は、気化器23内で霧化又は気化された後に不活性ガス及び酸素ガス24と混合され、その後、原料ガス供給口18から気化室14内に供給される。また、H2 等の還元性ガス25も同時に気化室14内に供給される。酸素ガス24の流量は、Si2 Cl6 の流量が10g/時(H2 O換算)のときに1〜10cc/分程度であるのが好ましい。気化室14内に供給された全てのガスは、気化補助用ヒータ27によって加熱保温された後、フィルター26を通過すると同時に均一に分散されて、基板13に吹き付けられる。そして、霧化又は気化された状態のSi2 Cl6 は熱分解反応を起こし、基板13上にp型シリコン構造体が形成される。液体原料15を霧化する方法としては、超音波振動を用いる方法がある。

以上のシリコン構造体の製造方法によれば、シランガス(SiH4 )等に比べて危険性の少ないSi2 Cl6 等のシリコン原料を使用することができるので、シリコン原料を成膜室11内に大量に供給することができる。その結果、シリコンの形成速度が向上するので、不規則な方向を向いた、シリコンを主成分とする複数の円柱状シリコンの集合からなるシリコン構造体が得られる。この場合、円柱状シリコンの中心付近の酸素含有量は3%以下であるのが好ましい。酸素ガス24の流量を上記のように設定することにより、円柱状シリコンの中心付近の酸素含有量を3%以下とすることができる。このように円柱状シリコンの中心付近の酸素含有量が3%以下であれば、シリコン構造体の抵抗が低く抑えられ、電子デバイスに使用することが可能となる。ここで、円柱状シリコンの中心付近とは、円柱状シリコンの表面から深さ約50nmの領域を除いた領域のことである。

尚、本実施の形態においては、塩素を含有するシリコン原料としてSi2 Cl6 を用いたが、必ずしもこれに限定されるものではなく、例えばSiCl4 、SiH2 Cl2 、SiHCl3 、Si3 Cl8 、Si4 Cl10等を用いることもできる。SiH2 Cl2 、SiHCl3 等のように蒸気圧の比較的高いシリコン原料を用いる場合には、原料自体を加圧又は冷却して液化する必要がある。特に、本実施の形態のように、塩素を含有するシリコン原料としてSi2 Cl6 を用いれば、Si2 Cl6 の分解温度が約350℃と低く、紫外線(188nm)の照射によって分解するので、シリコン構造体を容易に形成することができる。

また、本実施の形態においては、噴霧用の不活性ガスとしてArを用いたが、必ずしもこれに限定されるものではなく、例えばHe、N2 等を用いることもできる。不活性ガスを成膜室11内に導入するには、液体原料15中に気泡として通して成膜室11内に導入する、いわゆるバブリング法を用いることができる。

また、本実施の形態においては、還元性ガス25としてH2 ガスを用いたが、必ずしもこれに限定されるものではなく、例えばCO等を用いることもできる。また、特に還元性ガスを導入しなくても、シリコン構造体を形成することはできる。また、不活性ガスを使用しないでH2 ガスのみでシリコン原料を搬送するようにすれば、シリコン構造体中に含まれる塩素の量を減少させることができる。

また、本実施の形態においては、基板13として石英を用いたが、必ずしもこれに限定されるものではなく、セラミック材料やステンレス等の金属材料を用いることもできる。

また、本実施の形態においては、成膜室11内を常圧(1気圧)に保って成膜を行ったが、必ずしも常圧に限られるものではなく、減圧状態(0.1〜760Torr)又は加圧状態(1〜10気圧)で成膜を行うことも可能である。特に加圧状態で成膜を行うと、堆積速度をさらに増加させることができる。

また、本実施の形態においては、Si2 Cl6 とBCl3 の混合液を用いてp型シリコン構造体を形成したが、Si2 Cl6 のみを用いれば、ほぼ真性のシリコン構造体を形成することができ、BCl3 の代わりにPCl3 を添加すればn型シリコン構造体を形成することができる。この場合、原料液体を混合しないでSi2 Cl6 とBCl3 又はPCl3 を別々に供給してもシリコン構造体を形成することができる。

また、本実施の形態においては、ステンレス鋼繊維からなるフィルター26を使用しているが、必ずしもこれに限定されるものではなく、例えば石英を用いてフィルター26を構成してもよい。特に、多数のステンレス鋼繊維を焼結することによってフィルター26を形成すれば、大面積でかつ空隙率が70〜90%と非常に大きいフィルターを低コストで形成することができる。そして、このフィルターを用いて気化室14と成膜室11を仕切れば、気化室14と成膜室11との圧力差が発生しにくくなり、断熱膨脹による原料の再液化が起こりにくくなる。また、フィルター26の孔径を10μmに設定しているが、必ずしもこの孔径に限定されるものではなく、孔径1〜30μmのフィルター26であれば、原料ガス、酸素ガス等を基板13に均一に吹き付けることができる。

図2A、Bに、本実施の形態で形成したシリコン構造体の電子顕微鏡(SEM)写真のトレース図を示す。図2Aと図2Bは倍率が異なるだけで、同一の試料を示している。図2に示すように、不規則な方向を向いた、シリコンを主成分とする複数の円柱状シリコン(直径約0.5μm)の集合からなるシリコン構造体が形成されている。このシリコン構造体を用いれば、ある円柱状シリコンに入射して反射した光が再度別の円柱状シリコンに入射するため、効率良く太陽光線を吸収することができる。すなわち、太陽光線の反射の少ないシリコン構造体が得られる。

図3Aに示すように、酸素流量が0cc/minの場合には、ほぼ平坦な膜(黒い部分)となる。図3Bに示すように、酸素流量が1cc/minの場合には、一部にシリコン構造体(白い部分)が形成されているが、平坦な部分(黒い部分)も残っている。図3Cに示すように、酸素流量が3cc/minの場合には、ほぼ完全にシリコン構造体(白い部分)が形成されている。これにより、シリコン構造体の形成に酸素が重要な役割を果たしていることが分かる。

〈第2の実施の形態〉
図5A〜Cに、本発明の第2の実施の形態におけるシリコン構造体を用いた太陽電池の製造工程図を示す。また、図6に、本実施の形態における太陽電池の構造を示す。

まず、図5Aに示すように、厚さ0.5mmの石英基板42の全面に厚さ約1μmのMoを堆積し、下部電極41を形成した。次いで、下部電極41の全面に、BCl3 を添加したSi2 Cl6 を用いて厚さ30〜40μmのp型シリコン構造体43を形成した。この場合、図6に示すように、下部電極41上に、シリコンを主成分とする膜47を介して、不規則な方向を向いた、シリコンを主成分とする複数の円柱状シリコン48の集合からなるp型シリコン構造体43が形成された(以上、図5A)。このように複数の円柱状シリコン48の集合からなるp型シリコン構造体43がシリコンを主成分とする膜47を介して下部電極41上に形成されていれば、後述のように透明電極45を形成する場合に透明電極45が下部電極41に接触してしまうことはない。

次に、図5Bに示すように、p型シリコン構造体43の表面に、POCl3 を用いた熱拡散法によってPを拡散させて、円柱状シリコン48の外周部分にn型領域44(図6参照)を形成した。これにより、円柱状シリコン48の内部にpn接合が形成されるが、複数の円柱状シリコン48からなる本シリコン構造体43の場合には従来の平坦な膜に比べてpn接合部分の面積が増大するため、効率良く発電を行うことができる。具体的数値で示すと、円柱状シリコン48の直径が0.5μmの場合、n型領域(非晶質)44の好ましい厚みは約0.1μmである。

最後に、図5Cに示すように、p型シリコン構造体43の全面に、厚さ30〜40μmのインジウム−スズ酸化物からなる透明電極45を形成した後、透明電極45の上に厚さ約1μmのAlからなる上部電極46を形成した。この場合、透明電極45は、p型シリコン構造体43の複数の円柱状シリコン48の間隙を埋める状態で形成されている。以上の工程により、太陽電池が得られる。

以上のようにして製造された太陽電池は、半導体層に、不規則な方向を向いた、シリコンを主成分とする複数の円柱状シリコン48の集合からなるシリコン構造体を含むので、太陽光線の反射が少なくなり、効率良く発電に寄与することができる。

以上説明したように、本発明によれば、複雑な工程を必要とするテクスチャーの形成が不要になる一方、テクスチャーと同等の効果が得られるシリコン構造体を実現することができる。従って、このシリコン構造体を太陽電池に用いれば、太陽光線の反射の少ない(すなわち、変換効率の高い)太陽電池を低コストで提供することができる。

As shown in FIG. 3A, when the oxygen flow rate is 0 cc / min, a substantially flat film (black portion) is formed. As shown in FIG. 3B, when the oxygen flow rate is 1 cc / min, a silicon structure (white portion) is partially formed, but a flat portion (black portion) remains. As shown in FIG. 3C, when the oxygen flow rate is 3 cc / min, the silicon structure (white portion) is almost completely formed. This shows that oxygen plays an important role in the formation of the silicon structure.

FIG. 4 shows a visible light transmission spectrum of the silicon structure formed on the quartz substrate according to the present embodiment. As shown in FIG. 4, it can be seen that the silicon structure formed according to the present embodiment hardly transmits light having a wavelength of 200 to 800 nm.
