【発明の属する技術分野】
本発明は、ガスもしくは液体である流体加熱装置に関し、例えば、半導体製造工程中で使用される各種半導体加熱処理炉に接続され、前記半導体加熱処理炉に供給されるガスの温度を昇降制御する流体加熱装置に関する。

【従来の技術】
半導体製造プロセスにおいて、例えば、不純物拡散炉、酸化炉、アニール炉、薄膜製造装置、エッチング装置等において種々の半導体加熱処理炉が用いられている。これら半導体加熱処理炉には、その目的、用途に応じ、枚葉式、縦型、横型バッチ式等のタイプのものが存在している。
これら半導体加熱処理炉において、ウエハに生成される膜厚、膜質を均一になすために、特開昭63−316425号公報、特開平7−176498号公報に見られるように、反応ガスを炉内に導入する前に加熱装置を用いて加熱し、半導体加熱処理炉の処理温度に見合う所定温度に予熱昇温して、炉内温度分布の均一化を図ることがなされている。

更に、前記特開平7−176498号公報に示されたガス加熱装置について図12に基づいて説明すると、このガス加熱装置70は、細長い蛇行状に形成された加熱経路部73と前記加熱経路部73中に設けられた均熱体(発熱体)72とを備え、ガス入口71から導入された反応ガスは、ガス加熱装置の均熱体(発熱体)72により加熱されながら、細長い蛇行状に形成された加熱経路部73内を流れ、炉74内に導入されるように構成されている。なお、図12中の矢印は反応ガスの流れを示している。

また、前記特開昭63−316425号公報には、枚葉式ベルジャー炉を用いたエピタキシャル薄膜気相成長装置内へ導入する反応ガスを所定の温度に加熱制御するガス加熱装置が示されている。
このガス加熱装置について図13、14に基づいて説明すると、このガス加熱装置80はスパイラル管81と、前記スパイラル管81の外側に設けられたヒータ部82とを備え、反応ガスはスパイラル管81を通過する間に、ヒータ部82からの熱で所定温度にまで加熱された後、ノズル83からベルジャー84内に供給されるように構成されている。なお、図13、14中の矢印は反応ガスの流れを示している。

【発明が解決しようとする課題】
ところで、前記したいずれの加熱装置も、加熱経路部73、スパイラル管81の内部を反応ガスが通過するように構成されているが、ガスの滞留性が悪く、加熱経路部73、スパイラル管81の長さを相当長くしなければ、所定温度にまで加熱することができなかった。一方、ガスを所定温度にまで加熱するため、加熱経路部73、スパイラル管81の長さを長くするとガス加熱装置の小型化が図れないという問題があった。
かかる問題を解決するために、本願出願人らは、前記加熱管の内部に、通過する流体の抵抗となる充填物が配設された流体加熱装置を提案している(特願2001−38424)。

この提案した流体加熱装置について、図9乃至図11に基づいて説明すると、流体供給源から供給される流体を加熱する加熱管90と、前記加熱管90の外周囲に螺旋状に形成されたヒータ部91と、前記加熱管90及びヒータ部91を収容するハウジング92とを備えている。なお、図9中、符号94は、ガス導入管、95はガス導出管である。そして、前記加熱管90の内部に、通過する流体の抵抗となる充填物93が配設されている。この充填物93は短柱状の石英ガラスビーズを融着することによって形成された成形体である。
このように、加熱管90の内部に充填物93が配設されているため、通過する流体の抵抗となり、ガスの滞留性が良く、加熱管90の長さが短くても、所定温度にまで加熱することができる。一方、加熱管90の長さを短くできるため、流体加熱装置の小型化を図ることができる。

しかしながら、提案した流体加熱装置は、従来の装置に比べてガスの滞留性が向上したものの、図10に示すようにガスの滞留にほとんど寄与しない部分93aが存在することが知見された。
即ち、図10に示すように、ガス導入管94から加熱管90に導入されたガスは、加熱管90の外周部方向に拡散しながらガス導出管95の方向に流れるため、図10に示すようにガスの滞留にほとんど寄与しない部分93aが発生する。したがって、ガスの滞留に寄与しない部分93aは流通するガスに対する熱交換にほとんど寄与しないため、より熱交換効率の向上が望まれていた。なお、図10中の2点鎖線はガスの流れを示している。

また、この充填物93は、図11に示すように加熱管90の内部にカーボン治具96を置き、その上に短柱状の石英ガラスビーズを収容し、所定温度まで加熱した後、カーボン治具(図示せず)等を用い、圧力を加えて石英ガラスビーズ同士を融着することによって形成される。
そのため、カーボン治具96の近傍の石英ガラスビーズには充分な力が加わらず、石英ガラスビーズ同士が確実に融着され難いという技術的課題があった。特に、大きな石英ガラスビーズに挟まれた小さな石英ガラスビーズには力が加わらないため、石英ガラスビーズ同士が確実に融着されず、石英ガラスビーズが脱落する虞があった。また、それに共にパーティクル等が発生する虞があった。

本発明は、上記技術的課題を解決するためになされたものであり、滞留性に優れ、しかもパーティクル等の発生を抑制でき、小型化可能な流体加熱装置を提供することを目的とするものである。

【課題を解決するための手段】
上記技術的課題を解決するためになされた本発明にかかる流体加熱装置は、通過する流体の抵抗となる充填物が配設されると共に、流体供給源から供給される流体を加熱する加熱管と、前記加熱管の外周囲に形成されたヒータ部と、前記加熱管及びヒータ部を収容するハウジングとを備えた流体加熱装置において、前記充填物が、短柱状の石英ガラスビーズが融着することによって形成されると共に、加熱管の内周面と融着し、一体に形成され、かつ、前記充填物の上流側面に、石英ガラス板からなる拡散板が融着すると共に、加熱管の内周面と融着し、一体に形成されていることを特徴としている。

このように、加熱管の内部に、通過する例えばガスの抵抗となる充填物が配設されているため、通過する流体に対して適度な滞留時間を付与することができる。その結果、加熱管内部を通過する流体は、前記ヒータ部からの輻射熱により、充分な熱を得ることができ、所定温度まで昇温させることができる。また、加熱管内部を通過する流体を滞留させることができるため、加熱管、ヒ−タ部を小型化することができる。
特に、該充填物の上流側面に拡散板が充填物と一体に形成されているため、加熱管の内部に導入されたガスは該拡散板によって拡散され、充填物の上流側面の全面からガスが流入する。その結果、ガスは充填物の全領域を流れるため、ガスの滞留性が向上すると共に、熱交換効率を向上させることができる。
また、充填物の上流側面に拡散板が充填物と一体に形成されているため、充填物の一部が脱落することもなく、それに伴うパーティクル等の発生を防止することができる。

また、前記充填物が短柱状の石英ガラスビーズであると共に、前記拡散板が石英ガラス板であり、前記石英ガラスビーズを融着することによって形成された充填物の少なくとも一面に、前記拡散板が融着されていることが望ましい。
このように、充填物を短柱状の石英ガラスビーズとし、拡散板を石英ガラス板とした場合には、融着させることにより容易に一体物を製造することができる。

更に、前記拡散板が、複数の貫通穴を有する円板状の石英ガラスからなり、貫通穴による単位面積あたりの開口率が、中心部より外周部の方が大きいことが望ましい。
このように、外周部における単位面積あたりの開口率が、中心部より大きく形成されているため、加熱管内部に導入されたガスは加熱管の外周部方向により拡散し、充填物の上流側面の全面からガスが流入する。その結果、ガスは充填物の全領域を流れるため、ガスの滞留性が向上すると共に、熱交換効率を向上させることができる。
また、ヒータ部が外周囲に配置されているため、ガスを外周部方向により拡散させることにより、より効率的に加熱することができ、熱交換効率をより確実に高めることができる。

また、短柱状の石英ガラスビーズを融着することによって形成された充填物が、直径6乃至12mm、長さ6乃至12mmのビーズと、直径4乃至10mm、長さ4乃至10mmのビーズの大小二種類のビーズを、個数比で1:4乃至4:1の割合で混合して、融着することによって形成された成形体であることが望ましい。

このように、石英ガラスビーズを融着することによって形成された成形体よりなる充填物が加熱管内に配設されているため、加熱管内に導入されたガスが前記充填物により形成された複雑に屈曲交差する微細な流路を通過することにより適度な滞留時間が付与される。また、前記ヒータ部からの輻射熱は、前記成形体内部で、複雑に透過、屈折、散乱、反射を繰り返す。
その結果、導入されたガスに充分な熱量を付与することができるため、熱交換効率が優れ、加熱管、ヒ−タ部を小型にすることができる。

【発明の実施の形態】
以下に、本発明にかかる流体加熱装置の第一の実施形態で、特にこの流体としてガスを用いる場合を図1乃至図6に基づいて、詳細に説明する。なお、図1は、本発明にかかるガス加熱装置の第一の実施形態を示す側面断面図、図2は、図1におけるA−A線切断断面図を示す。図3は、加熱管内に配設された充填物および拡散板を示す図であり、図4は、ガスの流れを模式的に示した図である。図5は、充填物及び拡散板の製造過程を示す図、図6は拡散板の正面図である。

本発明にかかるガス加熱装置1は、図1に示すように、ガス供給源から供給されるガスを加熱する加熱管2と、前記加熱管2の外周囲に螺旋状に形成されたヒータ部3と、前記加熱管2とヒータ部3とが、収納された石英ガラス製の熱遮蔽体4と、前記加熱管2及びヒータ部3を収納する熱遮蔽体4を更に収容するハウジング5と、熱遮蔽体4とハウジング5との間に設けられた高純度な断熱材6と、一端がガス供給源に接続されると共に他端が加熱管2に接続されたガス導入管である接続管7と、一端が加熱管2に接続されると共に他端が半導体加熱処理炉(図示せず)に接続されたガス導出管である接続管8とから構成されている。
また、前記加熱管2の内部には、図3に示すように通過するガスの抵抗となる充填物12および拡散板13が配設されている。

また、前記ヒータ部3は、その発熱部が、カーボンファイバー束からなるカ−ボンワイヤー発熱体(図示せず)を封入した石英ガラス管11からなり、前記加熱管2の表面を螺旋状にように配設されている。
この石英ガラス管11は、図1に示されているように、螺旋状の石英ガラス管11aと、前記螺旋状の石英ガラス管11aの一端に接続して前記石英ガラス管11aの螺旋構造を支持する石英ガラス製の直管11bと、前記螺旋状の石英ガラス管11a他端に接続して前記石英ガラス管11aの螺旋構造を支持する石英ガラス製の直管11c(図示せず)とから構成されている。

螺旋状の石英ガラス管11aは、直管11b、11cと連通しており、カーボンワイヤー発熱体は、螺旋状の石英ガラス管11aに収容され、直管11b、11cから導出される。
また、直管11b、11cの各端部には、図1に示すような封止端子部20が設けられている。この封止端子部17には接続線17aが設けられ、電力が供給されるように構成されている。

このカーボンワイヤー発熱体は、極細いカーボン単繊維を束ねたカーボンファイバー束を、編紐形状、あるいは組紐形状に複数束編み上げて作製したものであり、従来の金属製やSiC製の発熱体に比べて、熱容量が小さく昇降温特性に優れ、また非酸化性雰囲気中では高温耐久性にも優れている。
また、細いカーボン単繊維の繊維束を複数本編んで作製されたものであるため、ムクのカーボン材からなる発熱体に比べフレキシビリティに富み、形状変形順応性や加工性に優れている。
このように、カーボンワイヤー発熱体を石英ガラス管11に封入したヒータ部3は、従来の高純度炭化珪素製ヒータに比較して熱容量が小さく、半導体ウエハに有害な金属汚染やパーティクルの生成、不純物ガスの発生等が少ない。

また、前記加熱管2は、通常、厚さ1乃至3mm程度の透明石英ガラス材で円筒状に形成されている。また、加熱管2は充填物12および拡散板13を内部に収容した後、接続管7、8が形成された側端板によって閉塞され、密閉される。なお、前記加熱管2のサイズ(有効径、有効長)は、加熱するガス量、加熱温度、ガスの熱容量等の諸要素を勘案して適宜設定されるが、通常、有効直径50乃至100mm、長さ100乃至200mm程度である。

また、加熱管2の内部に配設される充填物12として、図3に示すような短柱状の透明石英ガラスビーズを融着して形成された成形体が用いられる。
なお、石英ガラスビーズの形状としては、輻射熱を吸収して通過ガスに有効に熱を付与できる形状のものであれば、必ずしも短柱状に限定されるものではなく、球状、回転楕円体状、短柱円筒状、鞍型形状等のものを随意採用して差し支えない。しかしながら、融着時に歪みを生じたり、取り扱い時、使用時等に割れや欠けが生じ易いものは好ましくなく、またできるだけ安価で、かつ形状加工が容易な点等から短柱円柱形状のものが好ましい。

前記石英ガラス等の石英質の熱伝導性は大きくないため、前記ヒータ部3のカーボンワイヤー発熱体10から、それを封入する石英ガラス管11を介して前記加熱管2内部に伝達される熱エネルギーの大部分は、輻射熱である。そのため、前記加熱管2内の充填物12は、黒色体であるより、むしろ透明体である方が好ましい。
前記充填物12が黒色体の場合、黒色体の表面部分で輻射線が吸収されてしまい、前記表面部のみが局部に加熱されしまうためである。これに対して充填物12が透明体の場合、照射された輻射熱は、複雑に透過、反射、屈折して中心部分にまで達し、前記充填物12内部を均等に加熱することができる。その結果、加熱管2内部を通過するガスを均一に、加熱することができる。

また、前記透明石英ガラスビーズの形状は短柱円柱形状になされ、通気性(通気抵抗圧損)に応じて適宜選択されるが、通常、直径4乃至15mm、長さ4乃至15mm程度、より好ましくは直径6乃至12mm、長さ6乃至12mm程度のものが用いられる。
特に、直径6乃至12mm、長さ6乃至12mmの石英ガラスビーズと直径4乃至10mm、長さ4乃至10mmの石英ガラスビーズの大小二種類の短柱円柱状ビーズを、個数比で1:4乃至4:1の割合(より好ましくは6:4乃至8:2)の個数比率で混合したものを融着し成形した成形体は、破損や欠けが生じにくく、また充填率やガス圧損の点でも適当であるため好ましい。

また、前記石英ガラスビーズの成形体(充填物12)の上流側面には、石英ガラスからなる円板状の拡散板13がこの石英ガラスビーズの成形体と融着等により一体に形成されている。
この拡散板13には、図6に示すように、複数の貫通穴13aが形成されている。この貫通穴13aは中心部から外周部に行くにしたがって、数多くの貫通穴が設けられている。即ち、単位面積あたりの開口率が、中心部より外周部の方が大きく形成されている。

このように、前記石英ガラスビーズの成形体(充填物12)の上流側面には、石英ガラスからなる円板状の拡散板13がこの石英ガラスビーズの成形体(充填物12)と融着等により一体に形成されているため、加熱管2の内部に導入されたガスは、拡散板13によって中心部から外周部へ拡散され、充填物12の上流側面の全面から内部に流入する。
特に、外周部における単位面積あたりの開口率が、中心部より大きく形成されているため、加熱管2に導入されたガスは加熱管2の外周部方向により拡散し、充填物12の上流側面の全面からガスが流入する。その結果、ガスは充填物12の全領域を流れる
したがって、充填物12の全域をガスが流通するため、熱交換効率が向上するとともに、ガスの滞留性をより向上させることができる。

また、充填物12の上流側面に拡散板13が融着等により一体に形成されているため、充填物12の一部(石英ガラスビーズ)が脱落することもなく、それに伴うパーティクル等の発生を防止することができる。

なお、上記のように充填物12の上流側の全面からガスが流入される手段として、拡散板13の外径を加熱管2の内径よりも小さく形成し、両者の間に隙間を形成し、前記拡散板13を加熱管2に融着しない構造としても良い。また、このような構造によれば、製造時に加熱管2の変形を防止でき、寸法安定性をより高めることができる。

前記拡散板13の外周面と加熱管の内周面との間に隙間が存在する構造における拡散板13について具体的に示せば、前記加熱管2が内径φ56mm、長さ205mm、肉厚3mmである場合、拡散板13として、外径φ53mm、厚さ3mm、貫通穴径φ3mmの貫通穴37個を均等間隔に配置したものを用いることができる。
なお、上記拡散板13の外周面と加熱管2の内周面が密接あるいは融着された構造とするには前記加熱管2の内径と拡散板13の外径とを略同等に形成すれば良い。

前記熱遮蔽体4は、ヒータ部3から外部側に向けて輻射する熱線を反射してヒータ部3の熱効率をより一層向上させるため、前記加熱管2とヒータ部3とを覆っている。そして前記熱遮蔽体4はハウジング5内に配設される。
また、前記熱遮蔽体4とハウジング5の空間、また熱遮蔽体4とヒータ部3との間の空間に、例えばグラスウール等の高純度断熱材6を充填することが好ましい。
また、熱遮蔽体4を内部に収納し、ガス加熱装置1の外形を形成するハウジング5は、石英ガラス材で作製されているのが好ましいが、石英ガラス材に限ったものではなく、例えば金属性ケースであってもよい。このハウジング5は筒状をなし、加熱管2、ヒ−タ部3、熱遮蔽板4を収納した後、密閉される。なお、ハウジング5の側端面には接続管7、8、ヒ−タ部3の封止端子部17を導出する開孔部が設けられている。

次に、前記した石英ガラスビーズを用いて成形体(充填物12)および拡散板13を製造する方法について説明する。
まず、直径6乃至12mm程度の透明石英ガラスのムク棒を6〜12mm程度に切断して形成される2種類の大きさの石英ビーズを例えば7(寸法の大きいビーズ):3(寸法の小さいビーズ)に混ぜ(通常600乃至1000個)を製造する。また、拡散板13を石英ガラス板により製造するとともに、貫通穴を所定位置、所定数形成する。

そして、図5に示すようにカーボン治具14を石英筒(加熱管2)に入れて、その上に拡散板13を載せる。更に、この拡散板13の上に石英ガラスビーズを入れる。
その後、この石英筒(加熱管2)をカーボン製の筒形の割り型15内に投入し、上からカーボン製の重りを用いて押しつけ、1450℃以上に加熱して前記石英ガラスビーズ同士を部分的に融着させて円柱状成形体とする。また同時に、前記拡散板13と前記円柱成形体とが融着し、一体に形成される。このとき、前記円柱状成形体は、石英筒(加熱管2)と融着し、一体化する。

このように製造する場合においても、従来と同様に上部に加えられた荷重は、拡散板13の近傍の石英ガラスビーズには充分に加わらないが、石英ガラスビーズの自重によって拡散板13と融着される。その結果、石英ガラスビーズの脱落を抑制でき、それに共にパーティクル等の発生を抑制することができる。

以上のようにして製造された充填物12が加熱管2に配設されているため、加熱管2に導入されたガスは、前記充填物12により形成された複雑に屈曲交差する微細な流路を通過し、適度な滞留時間が付与される。また、前記カーボンワイヤー発熱体からの輻射熱は、前記充填物12の内部で、複雑に透過、屈折、散乱、反射を繰り返す。

また、該充填物12の上流側面に拡散板13が一体に形成されているため、図4に示すように加熱管2の内部に導入されたガスは該拡散板13によって拡散され、充填物12の上流側面の全面からガスが流入する。
その結果、ガスは充填物12の全領域を流れるため、ガスの滞留性が向上すると共に、熱交換効率を向上させることができる。また、充填物12の一部が脱落することもなく、それに伴うパーティクル等の発生を防止することができる。なお、図4の2点鎖線はガスの流れを示している。

次に、第二の実施形態を図7、図8に基づいて説明する。
この実施形態にあっては、前記第一の実施形態が充填物12の上流面に拡散板13が形成されているのに対して、充填物(円柱成形体)12の上流面および下流面に拡散板13,16が形成されている点が相違する。
なお、この上流面に設けられる拡散板13は、第一の実施形態の拡散板と同一の構成を備えている。また、拡散板16は第一の実施形態の拡散板と基本的には同一の構成を備えているが、拡散板16の外径を加熱管2の内径よりも小さく形成されている。更に、上流面に設けられる拡散板13を、拡散板16と同様に、その外径を加熱管2の内径よりも小さく形成しても良い。

このような石英ガラスビーズを用いて成形体および拡散板13,16を製造するには、第一の実施形態の場合と同様に、石英ガラスビーズおよび第一、第二の拡散板13,16を製造し、図7に示すようにカーボン治具14を石英筒(加熱管2)に入れて、その上に拡散板13を載せる。更に、この拡散板13の上に石英ガラスビーズおよび第二の拡散板16を入れる。

その後、この石英筒(加熱管2)をカーボン製の筒形の割り型15内に投入し、上からカーボン製の重りを用いて押しつけ、1450℃以上に加熱して前記石英ガラスビーズ同士を部分的に融着させて円柱状成形体とする。
また同時に、前記第一、第二の拡散板13,16と前記円柱成形体とが融着し、一体に形成される。更に、前記円柱状成形体12aは、石英筒(加熱管2)と融着し、一体化する。

なお、前記第一の拡散板13の外径が加熱管2の内径よりも小さく形成されている場合には、両者の間には隙間が形成される。また第一の拡散板13の外径と加熱管2の内径とが同径の場合には、両者は融着し、一体化する。
一方、第二の拡散板16は、その外径を加熱管2の内径よりも小さく形成されているため、両者は融着、一体化しない。即ち、第二の拡散板16を押付けることによって石英ガラスビーズに荷重を加えるため、石英ガラスビーズの変形によって第二の拡散板16が沈み込む。そのため、第二の拡散板16が加熱管2の内径と同径に形成され、両者が融着していると、第二の拡散板16のみならず加熱管2に変形が生じ、寸法安定性が欠け、好ましくない。

また、上からの荷重によって、上方の石英ガラスビーズには充分な力が加わるため、石英ガラスビーズ同士の融着される部分(ネック部)が大きい。
これに対して、上から下に行くにしたがって荷重が分散され、下方向の石英ガラスビーズに加わる力は小さくなるため、石英ガラスビーズ同士の融着される部分が、上方の石英ガラスビーズ同士の融着される部分(ネック部)に比べて、小さくなる。
これはネック部が大きくなると、石英ガラスビーズの間の隙間が小さく、これに対してネック部が小さいと、石英ガラスビーズの間の隙間は大きいことを意味している。
したがって、石英ガラスビーズを融着することによって形成された前記成形体の上側の気孔率が、下側の気孔率よりも小さく形成される。なお、この成形体の上側が加熱管の下流側に対応し、下側が加熱管の上流側に対応する。

ここで、石英ガラスビーズ同士の融着される部分(ネック部)の大きさを具体的に測定した。測定は、成形体をフッ化水素液に漬し、石英ガラスビーズが脱落するまでの時間を測定し、前記時間からネック部の大きさを算出した。
