【発明の属する技術分野】
本発明は、有機エレクトロルミネッセンス(以下、単に有機ELという)を利用し、有機EL材料の薄膜からなる発光層を備えた有機EL素子をマトリックス状に配置した有機ELディスプレイパネル及びその製造方法に関するものである。

【従来の技術】
この種の有機ELディスプレイパネルは、第1電極(陽極)と第2電極(陰極)との間に有機EL層が形成されている。有機EL層をマトリックス状に配置した構成とするためには、有機EL層を形成した後に、第2電極を第1電極と交差(一般には直交)する平行なストライプ状に形成する必要がある。しかし、有機EL材料は水分に弱いため、ウエットプロセスであるフォトリソグラフ法により第2電極を形成することはできず、一般に蒸着法により形成されている。このとき、第2電極と第1電極との絶縁性及び隣接する第2電極同士の絶縁性を確保するため、第2電極と平行に延びる隔壁を設けることが行われている。

例えば、特開平8−315981号公報には、図7に示すように、基板41上に平行に形成された陽極42と直交する方向(図7の紙面と垂直方向)に形成された絶縁層43と、その上に形成された逆テーパ状の隔壁44とを設けて、有機EL層45の上に形成された陰極46同士や陰極46と陽極42との絶縁性を確保することが開示されている。

【発明が解決しようとする課題】
ところが、特開平8−315981号公報に開示されたような逆テーパ状の隔壁44を形成する場合は、隔壁44を形成するのに適した専用のレジストを使用して、現像時におけるネガレジストの上部と下部の溶解速度の差を利用する。そのため、隔壁44が形成される部分の基板側の構成の違いにより、所定の逆テーパ形状が得られずに、隔壁44を挟んで両側に位置する陰極46同士が完全に分離されない事態が発生する場合がある。ここで、基板側の構成の違いとは、例えば、隔壁と対応する位置にあるカラーフィルタの色の違いや、隔壁が形成される絶縁層の光透過性や反射性の違い等である。

また、有機EL材料は水分に弱いため、有機EL素子を封止する必要がある。金属製又はガラス製の封止カバーを有機ELディスプレイパネルの表面に接着させて封止すると、有機ELディスプレイパネルの厚みが非常に増大して薄型化に支障を来す。そのため、SiN等の防湿性に優れた物質を使用して、プラズマCVD等の方法で数千〜数万nmの厚みの防湿膜(保護膜)を形成し、有機EL素子を封止する方法がある。しかし、隔壁が逆テーパ状あるいは垂直に形成された場合は、隔壁の上に形成された有機EL層の端面の封止が不十分となる可能性が高いという問題がある。

本発明は前記従来の問題に鑑みてなされたものであって、その第1の目的は有機EL層の上に形成される第2電極間あるいは第2電極と第1電極との間の絶縁性を確保するための逆テーパ状の隔壁を、基板側の構成に拘わらず確実に形成することを可能にする有機ELディスプレイパネルを提供することにある。また、第2の目的は有機EL素子の封止を薄膜で行う場合にも、発光に寄与する有機EL層の封止を確実に行うことが可能になる有機ELディスプレイパネルを提供することにある。第3の目的はその製造方法を提供することにある。

【課題を解決するための手段】
前記第1の目的を達成するため、請求項1に記載の発明では、有機EL材料の薄膜からなる発光層を備えた有機EL素子をマトリックス状に配置した有機ELディスプレイパネルであって、第1電極が表面に平行なストライプ状に形成された基板と、前記第1電極上の所定位置に複数の前記有機EL素子を形成するための領域を残して、前記第1電極と交差する状態で設けられた絶縁性の隔壁と、前記領域上に形成された有機EL層と、少なくとも前記有機EL層を覆うとともに、平行なストライプ状に形成された第2電極とを備え、前記絶縁性の隔壁は前記第1電極と対向する側ほど幅が狭くなる逆テーパ状に形成された凸条を備え、該凸条をネガ型のフォトレジストで形成するとともに、前記第1電極を挟んで前記凸条と反対側に、前記凸条と対向する箇所に前記凸条と平行に延びる反射部が形成されている。
また、請求項2に記載の発明では、有機エレクトロルミネッセンス材料の薄膜からなる発光層を備えた有機エレクトロルミネッセンス素子をマトリックス状に配置した有機エレクトロルミネッセンスディスプレイパネルであって、第1電極が表面に平行なストライプ状に形成された基板と、前記第1電極上の所定位置に複数の前記有機エレクトロルミネッセンス素子を形成するための領域を残して、前記第1電極と交差する状態で設けられた絶縁性の隔壁と、前記領域上に形成された有機エレクトロルミネッセンス層と、少なくとも前記有機エレクトロルミネッセンス層を覆うとともに、平行なストライプ状に形成された第2電極とを備え、前記絶縁性の隔壁は前記第1電極と対向する側ほど幅が狭くなる逆テーパ状に形成された凸条を備え、該凸条をポジ型のフォトレジストで形成するとともに、前記第1電極を挟んで前記凸条と反対側に、前記凸条と対向する箇所の近傍に前記凸条と平行に延びる反射部が形成されている。

この発明では、逆テーパ状の隔壁を形成すべき箇所と対応する箇所に設けられた反射部の存在により、フォトリソグラフ加工により逆テーパ状の隔壁を形成する際に、隔壁と他の部分との溶解性に、より差を持たせることが容易になり、所定の逆テーパ形状の凸条を確実に形成できる。

第3の目的を達成するため、請求項6に記載の発明では、有機EL材料の薄膜からなる発光層を備えた有機EL素子をマトリックス状に配置した有機ELディスプレイパネルの製造方法であって、基板上に前記発光層に対応する複数の第1電極をストライプ状に形成するパターニング工程と、前記パターニング工程後に行われ、前記第1電極上の所定位置に前記有機EL素子を形成するための領域を残すようにして、前記第1電極と交差するとともに逆テーパ状の凸条を備えた絶縁性の隔壁をネガ型のフォトレジストを使用して形成する隔壁形成工程と、前記隔壁形成工程後に行われ、前記領域上に有機EL層を形成する発光層形成工程と、前記発光層形成工程後に行われ、少なくとも前記有機EL層を覆うとともに、前記第1電極と交差する平行なストライプ状の第2電極を形成する工程とを有し、かつ、前記隔壁形成工程において前記逆テーパ状の凸条を形成する際に、可溶部と不溶部との境界を明確にするために、前記第1電極を挟んで前記凸条と反対側に、前記凸条と対向する箇所に前記凸条と平行に延びる反射部を設け、該反射部の反射光により前記フォトレジストの露光部と非露光部との露光量の差を大きくする。
また、請求項7に記載の発明では、有機エレクトロルミネッセンス材料の薄膜からなる発光層を備えた有機エレクトロルミネッセンス素子をマトリックス状に配置した有機エレクトロルミネッセンスディスプレイパネルの製造方法であって、基板上に前記発光層に対応する複数の第1電極をストライプ状に形成するパターニング工程と、前記パターニング工程後に行われ、前記第1電極上の所定位置に前記有機EL素子を形成するための領域を残すようにして、前記第1電極と交差するとともに逆テーパ状の凸条を備えた絶縁性の隔壁をポジ型のフォトレジストを使用して形成する隔壁形成工程と、前記隔壁形成工程後に行われ、前記領域上に有機エレクトロルミネッセンス層を形成する発光層形成工程と、前記発光層形成工程後に行われ、少なくとも前記有機エレクトロルミネッセンス層を覆うとともに、前記第1電極と交差する平行なストライプ状の第2電極を形成する工程とを有し、かつ、前記隔壁形成工程において前記逆テーパ状の凸条を形成する際に、可溶部と不溶部との境界を明確にするために、前記第1電極を挟んで前記凸条と反対側に、前記凸条と対向する箇所の近傍に前記凸条と平行に延びる反射部を設け、該反射部の反射光により前記フォトレジストの露光部と非露光部との露光量の差を大きくする。

従って、この発明では、反射部が平行なストライプ状に形成された基板上に、パターニング工程により複数の第1電極が反射部と交差するようにストライプ状に形成される。その後、隔壁形成工程により第1電極上の所定位置に有機EL素子を形成するための領域を残すようにして、第1電極と直交するように逆テーパ状の隔壁が形成される。次に前記領域上に発光層形成工程により有機EL層が形成され、その後、平行なストライプ状の第2電極が第1電極と直交するように形成される。逆テーパ状の隔壁を形成する際、フォトレジストの隔壁を構成すべき部分と他の部分との溶解性に、より差が生じるように反射部からの光が作用する。その結果、現像時に所定の逆テーパ状の隔壁が確実に形成される。

【発明の実施の形態】
(第1の実施形態)
以下、本発明を具体化した第1の実施の形態を図1〜図3に従って説明する。

図1(a)に示すように、有機ELディスプレイパネル1は、基板としてのカラーフィルタ2の表面に透明な樹脂製のオーバーコート層3が形成され、その上に第1電極(陽極)4が複数、平行なストライプ状に形成されている。第1電極4はITO(インジウム錫酸化物)等からなる。また、オーバーコート層3上には絶縁性の隔壁5が、第1電極4上の所定位置に複数の有機EL素子6を形成するための領域を残して、第1電極4と直交する平行なストライプ状に形成されている。オーバーコート層3上には隔壁5に隣接して有機EL層7が形成され、有機EL層7の上に第2電極8(陰極)が形成されている。

有機EL層7は第1電極4側から順に、正孔注入層、正孔輸送層、発光層及び電子輸送層の4層で構成されている。そして、有機EL層7、有機EL層7を挟んで両側に形成された第1電極4及び第2電極8により1個の有機EL素子6が構成されている。

第1電極4及び第2電極8はそれぞれ複数の平行なストライプ状に形成されるとともに、互いに交差(この実施の形態では直交)する状態に配設されているため、有機EL素子6は両電極4,8の交差部分においてカラーフィルタ2上にマトリックス状に配置されることになる。

有機EL層7の厚みは通常0.1〜0.2μm程度で、第2電極8の厚みは有機EL層7より薄く、有機EL層7及び第2電極8の厚みの合計値は最大でも1μm以下である。一方、凸条5aの厚みは3〜20μm程度である。有機EL層7及び第2電極8は一般に真空蒸着法により形成されるため、それらが不要な隔壁5上にも有機EL層7及び第2電極8と同じ金属層が形成されている。

図1(a),(b)に示すように、隔壁5は第2電極8と平行に延び、第1電極4と対向する側ほど幅が狭くなる逆テーパ状の凸条5aと、該凸条5aの下側に形成されるとともに凸条5aより幅広で、凸条5aに沿って延びる絶縁層5bとで構成されている。凸条5a及び絶縁層5bはネガ型のフォトレジストにより形成されている。

図1(a),(b)に示すように、カラーフィルタ2上には逆テーパ状に形成された凸条5aと対応する箇所に、該凸条5aと平行に延びる反射部9が形成されている。反射部9は幅が凸条5aの底部の幅より少し狭く形成されている。即ち、反射部9は図2に示すように、第1電極4と直交するように、所定間隔で平行に形成されている。なお、図2は反射部9と第1電極4との関係を示す模式平面図である。オーバーコート層3は反射部9を被覆するように形成されている。反射部9は周囲の部分(この実施の形態ではカラーフィルタ2の表面)より反射率が高い材質で形成された膜で構成されている。この実施の形態では反射部9は金属膜(例えばAl膜)で形成されている。

次に前記のように構成された有機ELディスプレイパネル1の製造方法を説明する。
先ずカラーフィルタ2の上の所定位置に反射部9としての金属膜が蒸着により形成された後、オーバーコート層3が反射部9を被覆する状態でカラーフィルタ2の上面全体に形成される。オーバーコート層3は例えば、着色されていない透明なネガ型のフォトレジスト溶液を塗布、硬化させることで形成される。

次にパターニング工程において、オーバーコート層3の上に、図2に示すように、各反射部9と直交する状態で有機EL層7を形成すべき位置と対応する箇所に、複数の第1電極4がストライプ状に形成される。第1電極4は蒸着により形成される。

次に隔壁形成工程により第1電極4上の所定位置に有機EL素子6を形成するための領域を残すようにして隔壁5が第1電極4と直交するストライプ状に形成される。隔壁5は通常のネガ型のフォトレジストを使用したフォトリソグラフ法により、絶縁層5bと凸条5aとが2回に分けて形成される。先ず図3(a)に示すように、所定の厚みの絶縁層5bが形成された後、絶縁層5bの上に逆テーパ状の凸条5aが形成されて、図3(b)に示すように隔壁5が完成する。絶縁層5b及び凸条5aを形成するフォトレジストの材料(材質)は同じであるが、絶縁層5bを形成する際は薄い膜厚に適した濃度のレジスト溶液を使用し、凸条5aを形成する際は厚い膜厚に適した濃度のレジスト溶液を使用する。

凸条5aを形成するために、ネガ型のフォトレジスト層の凸条5aと成るべき箇所に光(紫外線)が照射されるが、その際、反射部9が存在することにより、当該箇所に反射部9の反射光も照射される。その結果、光が照射された部分と、照射されない部分との溶解性の差が、反射部が存在しない場合に比較して、より大きくなり、所定の逆テーパ形状の凸条5aを確実に形成できる。

次に隔壁5が良く乾燥された後、発光層形成工程(有機EL層形成工程)により有機EL層7が形成される。有機EL層7は有機EL層7を構成する各層が蒸着により順次形成されることで形成される。有機EL層7を形成する際はマスキングなしで蒸着が行われるため、有機EL層7を形成する必要のない隔壁5上にも有機EL層が形成される。

次に第2電極形成工程により、有機EL層7を覆うとともに、第1電極4と直交する平行なストライプ状の第2電極8が形成される。第2電極8はAl(アルミニウム)を蒸着することにより形成される。Alを蒸着する際もマスキングなしで行われるため、第2電極8を形成する必要のない隔壁5上にもAl被膜が形成され、図1(a),(b)に示す状態となる。有機EL層7及び第2電極8は凸条5aの上にも形成されるが、有機EL層7のうち表示部として機能する部分は隣接する隔壁5間に位置する平面部分10であり、隔壁5と対応する部分は表示機能は必要としない。

この実施の形態では以下の効果を有する。
(1) 絶縁性の隔壁5は第1電極4と対向する側ほど幅が狭くなる逆テーパ状に形成された凸条5aを備え、該凸条5aをフォトレジストで形成するとともに、凸条5aと対応する箇所に凸条5aと平行に延びる反射部9が形成されている。従って、フォトリソグラフ加工により逆テーパ状の凸条5aを形成する際に、凸条5aと他の部分との溶解性に、より差を持たせることが容易になり、所定の逆テーパ形状の凸条5aを確実に形成できる。その結果、第2電極8が蒸着法により形成された際、隣接する第2電極8同士が凸条5aに蒸着された金属層を介して短絡するのが防止される。

(2) 反射部9はカラーフィルタ2に対して第1電極4を形成する前に設けられるとともに、透明なオーバーコート層3で被覆されている。従って、反射部9での反射光が所望の位置に反射し易くなり、オーバーコート層3がない場合に比較して凸条5aをより所望の形状に形成し易くなる。

(3) 凸条5aは隔壁5毎に1本設けられている。従って、隔壁5の構成が簡単になるとともに、従来の逆テーパ状の隔壁を使用した有機ELディスプレイパネルに簡単に適用できる。

(4) 従来のものと異なり、逆テーパ状の隔壁を形成するためのフォトレジストとして、有機ELディスプレイパネルの隔壁専用レジストを使用せずに、通常のネガ型のフォトレジストを使用することができ、製造コストを低減できる。

(5) 隔壁5を形成するフォトレジストとしてネガ型のフォトレジストを使用しているため、露光時のフォトマスクとして、ポジ型のフォトレジストを使用した場合に比較して開口率の小さなものを使用でき、ゴミ等が侵入し難い。また、フォトレジストをポジ型のものより安価で入手し易い。

(6) 隔壁5は絶縁層5bの上に凸条5aが形成された構成のため、第2電極8を蒸着法で形成するまでに、第1電極4の表面は隔壁5又は有機EL層7で被覆された状態となっている。従って、第2電極8を蒸着法により形成する際、第2電極8と第1電極4とが短絡する虞がない。

(第2の実施の形態)
次に第2の実施の形態を図4に従って説明する。この実施の形態では凸条5aを形成するフォトレジストとしてポジ型のフォトレジストが使用されている点と、反射部9の配設位置とが前記実施の形態と異なり、その他の構成は同じである。前記実施の形態と同一部分は同一符号を付して詳しい説明を省略する。

ネガ型のフォトレジストの場合は、露光部が硬化して現像時に露光部以外が溶解除去される。一方、ポジ型のフォトレジストの場合は、露光部が可溶性となり、未露光部が残ることで凸条5aが形成される。従って、反射部9は凸条5aの底面を挟んで外側と対向する位置に設けられている。

隔壁5を構成する凸条5aを形成する場合、絶縁層5bを形成した後、ポジ型のフォトレジスト溶液をコートし、凸条5aと対応する部分を除いた箇所に開口を有するフォトマスクを使用して露光が行われる。その際、凸条5aの底面の外側近傍と対向する位置に反射部9が存在するため、フォトレジスト層のうち凸条5aとして残るべき部分と、現像時に溶解除去されるべき部分との溶解性の差が大きくなる。その結果、所定の逆テーパ状の凸条5aが確実に形成される。

従って、この実施の形態では前記実施の形態の(1)、(2)及び(6)と同じ効果を有する他に次の効果を有する。
(7) 凸条5aの底面の外側近傍と対向する位置に反射部が設けられているため、一般的なポジ型のフォトレジストを使用して逆テーパ状の凸条5aを確実に形成でき、隔壁用の特殊なネガ型のフォトレジストを使用しなくてもよい。

(第3の実施の形態)
次に第3の実施の形態を図5(a),(b)に従って説明する。この実施の形態では隔壁5の構成が前記両実施の形態と大きく異なっている。前記実施の形態と同一部分は同一符号を付して詳しい説明は省略する。

図5(a)に示すように、隔壁5は逆テーパ状の2本の凸条5aと、両凸条5aの外側に沿って底面側が幅広となるテーパ状に形成された絶縁層5cとで構成され、前記両実施の形態の構成において凸条5aの下に存在した絶縁層5bは存在しない。即ち、凸条5aは第1電極4の上に直接形成されている。凸条5a及び絶縁層5cはポジ型のフォトレジストで形成されている。反射部9は両凸条5aの底面間と対向する位置に形成されている。従って、フォトレジスト層の除去すべき部分を露光する際、現像時に除去すべき部分と残すべき部分との溶解性の差が大きくなるような露光状態となり、逆テーパ状の凸条5aが簡単かつ確実に形成される。各凸条5aの両側壁のうち、対向する側と反対側の側壁の外側には絶縁層5cが形成されるため、逆テーパの形状が多少乱れてフォトレジスト樹脂が余分に残っても問題がないので、各凸条5aの外側部分と対向する位置には、反射部9を設けなくても支障がない。

隔壁5は一対の凸条5aの外側に沿って形成された順テーパ状の絶縁層5cを備えており、有機EL層7及び第2電極8を構成するAl層は、絶縁層5cと対応する部分においては隔壁5に沿って斜状に形成されている。従って、図5(a)に鎖線で示すように、平面部分10から隔壁5に連なる有機EL層7及びその上に積層形成された第2電極8を覆うように保護膜11を形成する際、保護膜11が薄くても確実に有機EL素子6を封止することができる。また、保護膜11をプラズマCVD法で形成した場合は、真空蒸着法で形成した場合と異なり、保護膜11が有機EL層7や第2電極8の端部において回り込むように付着されるため、有機EL層7の端面も保護膜11で被覆される。

この実施の形態の有機ELディスプレイパネル1の製造方法は、隔壁形成工程を除いて第1の実施の形態と同じである。隔壁形成工程では、先ずポジ型のフォトレジストを使用して、図5(b)に示すように、逆テーパ状の凸条5aが形成される。次に図5(b)に鎖線で示すように、ポジ型のフォトレジスト溶液の塗布によりフォトレジスト層12が形成される。フォトレジスト液を塗布する際に、表面張力の作用により凸条5aの近辺には、フォトレジスト層12が厚く塗布された状態となる。その結果、通常の露光、現像を行うことで、図5(a)に示すような順テーパ状の絶縁層5cが形成される。

この実施の形態では第1の実施の形態の(1)(2)及び(6)と、第2の実施の形態の(7)と同じ効果を有する他に次の効果を有する。
(8) 第1電極4上に形成された有機EL層7の上に第1電極4と直交するように形成されたストライプ状の第2電極8同士を絶縁するための隔壁5が、逆テーパ状に形成された2本の凸条5aを備えている。従って、第2電極8が真空蒸着法により形成される際、隣接する凸条5a間に蒸着層が跨がることが防止され、第2電極8同士の短絡が防止される。

(9) 隔壁5は両凸条5aの外側に沿っ形成された順テーパ状の絶縁層5cを備えている。従って、平面部分10から隔壁5に連なる有機EL層7及びその上に積層形成された第2電極8を覆うように保護膜11を形成する際に、保護膜11が薄くても確実に有機EL素子6を封止することができる。従って、有機EL素子6の封止にSiN等の薄膜を使用した場合、表示部として機能する平面部分10(発光に寄与する部分)の有機EL層7を前記薄膜で確実に覆うことができ、水分等による劣化に対する信頼性が向上する。
