【産業上の利用分野】
本発明は、例えば耐摩耗性、耐腐食性及び自潤滑性を持つハードコーティング膜、或いは光起電力素子や各種センサー等の機能性表面を形成するためのもので、雰囲気制御された処理容器内でのプラズマ放電により処理対象基材の表面に成膜、加工又はクリーニング等の処理を行う表面処理装置に関する。

【従来の技術】
上述したプラズマ放電を用いた表面処理装置として、図2に示すものが提案されている(特開平9−104985)。この提案装置は、均一な薄膜を高速でかつ大面積に形成できるプラズマCVD装置であり、処理容器106内に設けられた高速回転する円筒状の回転電極100に高周波電力または直流電力(図示例では高周波電力)を印加して、回転電極100の下側に設けたサセプタ101との間にプラズマ放電102を発生させ、当該プラズマ放電102中に反応ガス103を供給して化学反応により、サセプタ101の上側にセットされた基板104の上表面に薄膜105を形成するように構成されている。

この表面処理装置による場合には、それまでは不可能であった1気圧以上の雰囲気下でプラズマを発生させることが可能となる。そのようなプラズマは平均自由行程が小さく、電子温度が低いため、イオンなどによる損傷が少なく、それ故に高品質な薄膜を高速で得ることができる。実際に、上記表面処理装置を用いて実験した結果、一応、相当高い成膜速度においても一定の膜質、すなわち高い光電導度と低い暗電流値が得られている。

【発明が解決しようとする課題】
しかしながら、従来の表面処理装置を用いて得られた薄膜は、高品質ではあるものの、あくまで高速成膜のわりには膜質が良いといった程度であり、改良すべき余地が残されていた。

本発明は、このような従来技術の課題を解決すべくなされたものであり、より膜質の向上を図り得る表面処理装置を提供することを目的とする。

【課題を解決するための手段】
本願出願人は、従来の表面処理装置よりも薄膜の膜質を向上させるべく種々検討し、以下のような知見を得た。

従来の表面処理装置を用いた実験研究において、代表的なキャリアガスであるヘリウムは、単に熱伝導率の大きい性質から冷却能力に高い不活性希釈ガスというだけでなく、次のことがデータから指摘されるようになってきた。即ち、ヘリウム分子のイオン化エネルギーは24.6eVと非常に高いが、際立って寿命の長い(6×105秒)準安定状態(ラジカル)が20.6eVもの高いエネルギーで存在し、平衡状態での実効イオン化エネルギーは約4eVと低いため、大気圧下でも容易に安定したプラズマ放電が起こり、プラズマ放電空間に充満した高エネルギーのヘリウムラジカルが、原料ガス(例えばシラン等)やその分子に衝突して励起/解離に寄与することである。

また、プラズマ放電中での成膜には複数の反応過程が関与しているが、その反応過程は2種類に大別される。一つは放電電子が直接に原料ガス分子に衝突して解離し、原料ガス分子の破片(イオン、ラジカルなど)が基板表面に膜として堆積していく過程である。もう一つは、放電により、まずキャリアガスが励起してラジカルとなり、それが原料ガス分子に衝突して間接的にラジカルの内部エネルギーを原料ガス分子に与え、励起または解離して膜堆積する過程である。ここで、単純衝突して内部エネルギーを解放したと仮定する。その場合、両分子の質量の逆数比で運動エネルギーは分配される。このとき、ヘリウムが軽い故に、シラン分子は約2.3eV(=20.6×4/36)の運動エネルギーとなり、これを温度換算すると20000℃に相当する。この換算温度は室温より十分高いため、結晶化に有効な運動エネルギーを有するシラン分子が生成されると解釈される。もちろん、平衡して解離過程(SiH4→SiH2+H2,SiH3+1/2H2)が起こることもあり、その場合には水素が運動エネルギーを奪い去るため、平均的にはもっと低い運動エネルギーとなることも考えられる。いずれの過程にせよ、従来の表面処理装置の場合には、プラズマ放電と成膜反応が同一空間内で起きるため、プラズマ放電によりキャリアガスが励起してラジカルとなるラジカル反応と、プラズマ放電によりシランが直接解離することが同時に共存し、そのうちのシランの直接解離に伴って、シラン分子からイオンが派生し、そのイオンが高周波電場によって加速されて基材表面に生成されたSi堆積膜に衝突し、膜の結晶性を損傷させることが容易に推測される。その一方、プラズマ放電が必要となるのは、前記キャリアガスの励起によるラジカルの生成のみであり、このラジカルと原料ガス(例えばシランガス)との反応にはプラズマ放電を要しない。しかも、一旦生成したラジカルは比較的長時間高いエネルギーを保有し得る。

本願出願人は、かかる点に着目し、ラジカル反応に必要なプラズマ放電を基材表面から遠い位置で発生させ、これにより生成したラジカルを基材の近傍で原料ガスと反応させて基材に表面処理を施すようにすることにより、プラズマ放電により原料ガスが直接解離してイオンが発生するのを抑制し、当該イオンの衝突に起因する膜結晶性の損傷を防止させ得ることを知見した。

そこで、本発明は、上述した知見に基づき以下のような表面処理装置を提案するものである。

本発明に係る表面処理装置は、原料ガスおよびキャリアガスが導入される処理容器と、該処理容器内に回転するよう設けられた円筒状回転電極とを有し、該回転電極の周囲にプラズマ放電を発生させ、該回転電極と近接させた処理対象用基材に表面処理を施す表面処理装置において、前記基材よりも電極回転方向の上流側の第1位置で、回転電極との間でのプラズマ放電によってキャリアガスの励起によるラジカルを発生させるラジカル発生手段と、前記第1位置よりも電極回転方向の下流側であって基材よりも電極回転方向の上流側の第2位置に原料ガスを供給する原料ガス供給手段とを備え、上記第1位置で発生したラジカルと上記第2位置に供給された原料ガスが反応することにより前記基材に表面処理が施されることを特徴とする。

本発明にあっては、基材から電極回転方向の上流側に離れた第1位置でプラズマ放電によるキャリアガスの励起でラジカルが発生し、その第1位置よりも電極回転方向の下流側の第2位置に供給された原料ガスとラジカルが反応して基材に表面処理が行われる。このようにプラズマ放電でキャリアガスの励起のみを行わせ、これとは別の位置に原料ガスを供給して前記キャリアガスのラジカルと反応させているので、プラズマ放電による原料ガスの解離に伴うイオンの発生が起こり難く、また、第1位置でのプラズマ放電により発生したラジカルは中性であるので加速され難い。よって、基材付近では、キャリアガス分子ラジカルによる原料ガスの励起反応が起こるのみで、従来のように表面処理に悪影響を与える原料ガスの直接解離は起こらないので、低損傷、高品位の表面処理を実現できる。但し、原料ガス及びラジカルの反応場所は基材の表面処理部分に近接した箇所とするのが表面処理上好ましい。

本発明に係る表面処理装置において、前記ラジカル発生手段は、前記第1位置に、前記回転電極に対し所定の間隔を介して近接させて設けられていると共にプラズマ放電用電源に電気的に接続される第2電極と、この第2電極と該回転電極との間にキャリアガスのみを供給するキャリアガス供給手段とを備え、前記回転電極と第2電極との間のプラズマ放電により前記キャリアガスが励起される構成とすることができる。

この構成にあっては、回転電極と第2電極との間でプラズマ放電が発生し、そのプラズマ放電の発生部分にキャリアガスが供給されるので、効率良くラジカルを発生させることが可能になる。

また、本発明に係る表面処理装置において、前記キャリアガス供給手段は、前記回転電極と第2電極の間の放電間隙よりも電極回転方向上流側から該放電間隙に向けてキャリアガスを噴出するキャリアガス導入管を備える構成とするのが好ましい。

この構成にあっては、キャリアガスが電極回転方向上流側回転電極と第2電極の間の放電間隙に向けて噴出されるので、その放電間隙にキャリアガスが入り易くなり、また、発生したラジカルが原料ガスと反応する反応場所側に移動し易くなる。

また、本発明に係る表面処理装置において、前記第2電極が、円筒状をした回転する電極を有し、かつ前記回転電極とは逆方向に回転する構成とすることが好ましい。

この構成にあっては、回転電極と第2電極(回転する円筒状電極)との間のプラズマ(グロー)放電間隙を、キャリアガスが層流的に通過することができ、効率的かつ大量にキャリアガス分子のラジカルを生成することができる。なお、第2電極の直径は、放電特性(電源電圧、放電範囲など)を考慮すると、回転電極よりも小径にするのが好ましい。

また、本発明に係る表面処理装置において、前記原料ガス供給手段は、前記回転電極と基材の近接場所よりも電極回転方向上流側から回転電極と基材との間隙に向けてガスを噴出する原料ガス導入管を有する構成とするのが好ましい。

この構成にあっては、原料ガスが電極回転方向上流側から回転電極と基材との間隙に向けて噴出されるので、原料ガスとラジカルとの反応場所を基材の表面処理部分に接近させ得る。

また、本発明に係る表面処理装置において、前記回転電極と基材の近接場所よりも電極回転方向下流側に排気口を有する排気手段が設けられ、該排気手段には前記処理容器中のガスを吸引して排気するための吸引手段が付設されている構成とすることが好ましい。

この構成にあっては、処理容器中のガスを容器外に排気できることは勿論のこと、ラジカルと原料ガスが反応して生成された生成物のうち基材に付着等していない副生成物を容器外に排出させ得、これにより処理容器内をクリーンに保持することができる。

更に、本発明に係る表面処理装置において、前記キャリアガスに、準安定状態準位をもつ希ガスまたは、負イオン状態を持つ酸素若しくはハロゲン系ガスが用いられる構成とすることができる。

この構成にあっては、基材材質と処理内容(膜堆積やクリーニング処理など)に応じて用いるガスを選択使用することにより、所望の材質の基材に所望の処理を施すことが可能になる。

【発明の実施の形態】
以下に、本発明の実施の形態を具体的に説明する。

図1は、本実施形態に係る表面処理装置を適用した、ラジカル励起型プラズマCVD装置を模式的に示す正面断面図である。

このCVD装置は、処理容器(チャンバー)1と、処理容器1内に共に回転可能に設けられた円筒状をした大径の回転電極2及び円筒状をした小径の第2電極としての回転電極3と、処理対象基材としての基板4がセットされると共に移動可能なサセプタ5と、He等のキャリアガスを処理容器1内に導入するキャリアガス導入管6と、原料ガスを処理容器1内に導入する原料ガス導入管7と、処理容器1内のガス等を排気する排気管8と、排気管8の途中に設けた吸引手段、例えば吸引ポンプ11とを有する。

処理容器1は、0.1〜1気圧以上の範囲で、キャリアガスおよび希薄な原料ガスが満たされるようになっている。

大径の回転電極2は、最高5000rpmで高速回転でき、この回転電極2の下方にはサセプタ5が一定速度で白抜矢印方向の移動を可能として配置され、そのサセプタ5の上面には基板4がセットされる。回転電極2と基板4との間隙10は、例えば1mm以下に設定されている。ここで、図中にC(白抜矢印)で示す回転電極2の回転方向を電極回転方向と言う。

回転電極2の近傍には、前記間隙10から電極回転方向上流側の位置、望ましくは回転電極2の軸心を中心として間隙10からの角度が90゜以下の位置Aに、放電間隙9をあけて回転電極3が配置されている。この放電間隙9は、例えば1mm以下に設定されている。上記回転電極3は、回転電極2とは逆方向に回転し、また回転電極2より小径、例えば約1/3以下の直径とされている。なお、回転電極3の直径を回転電極2よりも小径とするのは、放電特性、例えば供給電圧、放電範囲などを良好にできるからである。

上記回転電極3には、プラズマ放電用電源としての高周波電源11が接続されており、放電間隙9には回転電極2との間でプラズマ(グロー)放電が発生するようになっている。この図示例では、回転電極3に高周波電圧を印加し、一方回転電極2は接地するようにしているが、本発明はこれに限らない。例えば回転電極3に高周波電圧を印加し、一方回転電極2にはバイアス電圧を印加してもよく、或いは回転電極2と3の電圧印加状態を逆にしてもよい。

キャリアガス導入管6は、放電間隙9よりも電極回転方向上流側から放電間隙9に向けて、より詳細には、回転電極2と3の中心間を結ぶ線と直交し、かつ放電間隙9に向くように設けられ、キャリアガス、この例ではHeを噴出させる。

このように構成された本実施形態に係る表面処理装置の作用につき、基板表面への成膜処理を例に挙げて説明する。

処理容器1の内部には、放電間隙9より電極回転方向上流側に設けたキャリアガス導入管6から放電間隙9に向けてキャリアガスとしてのHeが噴出される。このとき、放電間隙9にはプラズマ(グロー)放電が発生しているので、その放電間隙9が存在する位置Aはプラズマ(グロー)放電に伴うキャリアガスの励起によりラジカルが発生するラジカル発生場所として機能する。

また、放電間隙9を形成する回転電極3は、回転電極2より小径とされ、かつ回転電極2とは逆方向に回転するので、位置Aにキャリアガスを層流的に通過させることができる。これにより、効率的かつ大量にキャリアガス分子のラジカルを生成することが可能になる。

ここでは、キャリアガスとしてHeを使用するが、基材材質と処理内容に応じて、He、Arなど、長寿命の準安定状態(ラジカル)準位を持つ希ガスまたは、電子親和力の大きな酸素またはハロゲン系ガスなど負イオン状態をもつガスが選ばれる。

また、回転電極3の回転速度は、回転電極2と周速度が一致またはそれ以下(≦15000rpm=5000rpm×3)とすることが望ましい。その理由は、このような状況下では流体力学的にキャリアガス(He)が層流状態となり、両回転電極2、3の表面で相対速度ゼロの境界条件から、上記放電間隙9で生成されたHeラジカルはその後に2分されて、一方は回転電極2の表面に付着した状態のまま間隙10側へと強制移動されるからである。もう一方は、同様にして間隙10へと強制移動した後も、回転電極2の表面に付着した状態のまま放電間隙9へ戻る。

上記位置Bから間隙10に向けて、原料ガスとしてシランを主体とするガス、図示例ではSiH4が原料ガス導入管7を介して噴出される。このとき、位置B〜間隙10の箇所には、プラズマ放電の発生がない。このように位置Bに供給された原料ガスは、プラズマ放電による解離を起こすことなく、回転電極2の表面に付着した状態のHeラジカルを多く含むガスと合流し、両ガスが反応する。特に、回転電極2と基板4の間隙10の近傍では、あたかもHeラジカル層流と原料ガス層流が重なって、間隙10で圧延されるが如く強制的に速度が増し、薄く引き延ばされる過程で、Heラジカルと原料ガスの両者が拡散的に混ざり合って顕著に反応する。したがって、回転電極2の周囲であって、放電間隙9と間隙10とで挟まれた空間、特に間隙10近傍箇所は、Heラジカルと原料ガスの両者が反応する反応場所として機能する。このことより、前記位置Bは間隙10の近傍に設定することが好ましい。

そして、反応場所で反応して生成されたSiは、基板4の表面にて固体化してSi膜12として堆積する。この基板4は、サセプタ5により一定速度で移動するため、基板4の全面にわたり均一な成膜が行われる。

このようにして表面処理が実行されているとき、排気口8aが間隙10よりも電極回転方向下流側に設けられているので、Heラジカル及び原料ガスは勿論のこと、副次的に生成されたSi微結晶粉末も効果的に吸い込まれ、処理容器1内は常にクリーンに保持されることになる。

したがって、本実施形態に係るラジカル励起型プラズマCVD装置による場合には、以上のような電極配置とガス導入・排出系を採ることによって、プラズマ放電が起こる位置Aのラジカル発生場所で発生したラジカルを、位置Aよりも電極回転方向下流側の位置Bに供給した原料ガスと反応させ、つまりラジカル発生場所を原料ガス及びラジカルの反応場所から遠ざけているので、原料ガスが存在する箇所にはプラズマ放電が発生しないようにでき、これによりプラズマ放電による原料ガスの解離に伴うイオンの発生が起こり難くなると共に、第1位置でのプラズマ放電により発生したラジカルが中性であるので加速され難いため、ラジカル励起反応のみを利用した低損傷、高品質のプラズマ表面処理を実現することができ、従来の表面処理装置による場合よりも光電導度を高く、また暗電流値を低くすることが可能となった。また、放電間隙9よりも電極回転方向上流側から放電間隙9に向けてキャリアガスを噴出させているので、放電間隙9にキャリアガスが入り易くなると共に、放電間隙9でのプラズマ(グロー)放電により発生したラジカルが反応場所側に移動し易くなる。また、原料ガスを間隙10よりも電極回転方向上流側から間隙10に向けて噴出させているので、原料ガスの殆どが反応場所でラジカルと反応し、またその反応が起こる位置を基板4の表面処理部分に接近させ得る。

また、図2に示した従来の表面処理装置による場合には、イオン衝撃による結晶性損傷を抑えるために非常に高い150MHzの高周波電源を用いざるを得なかったが、これに対して本実施形態に係るラジカル励起型プラズマCVD装置による場合には、放電空間であるラジカル発生場所を成膜空間である反応場所と異ならせているため、イオン生成に配慮する必要が無くなり、もっと扱い易く、かつ安価な低い周波数13.56MHzの電源が利用できるようになった。

なお、上述した実施形態では、表面処理として結晶性の高い機能膜の堆積を例に挙げているが、本発明はこれに限らない。例えば、表面改質、クリーニング処理、負イオンを用いた貴金属系の腐食などの処理に応用でき、これらの処理でも表面ダメージを低くすることができる。

【発明の効果】
以上詳細に説明したように、本発明によれば、基材から電極回転方向の上流側に離れた第1位置でプラズマ放電によるキャリアガスの励起でラジカルが発生し、その第1位置よりも電極回転方向の下流側の第2位置に供給された原料ガスとラジカルが反応して基材に表面処理が行われるので、原料ガスが存在する箇所にはプラズマ放電が発生しないようにでき、これによりプラズマ放電による原料ガスの解離に伴うイオンの発生が起こり難くなると共に、第1位置でのプラズマ放電により発生したラジカルが中性であるので加速され難いため、キャリアガス分子ラジカルによる原料ガスの励起反応のみによる低損傷、高品位の表面処理を実現できる。

The applicant of the present application has made various studies to improve the film quality of the thin film as compared with the conventional surface treatment apparatus, and has obtained the following knowledge.
