【従来の技術】
半導体材料として用いられる結晶薄膜を得る方法としては、従来から、低融点金属の溶媒に溶質材料を高温で飽和させたあと、その飽和溶液を冷却して過飽和となる溶質材料を基板上に結晶として析出させて結晶薄膜を得る液相成長法(Liquid Phase Epitaxy、以下「LPE」と略す)がよく知られている。このLPEは、例えば、つぎのような各種のLPE装置を用いて行われている。

まず、ティッピング方式(傾斜法)のLPE装置の一例を図4に示す。この装置は、片側に傾いた状態の炉芯管1内で、溶融槽2に、溶媒となる金属溶液(以下「溶媒金属」という)3と溶質となる原料4を入れ、溶媒金属3が偏った方とは反対側の溶融槽2内に基板5を装着し、高温下で原料4を溶媒金属3中に拡散させ飽和させる。そして、炉芯管1を反対側に傾けて、溶質が飽和した溶媒金属3を、基板5の上に移動させ、その状態で温度を降下させながらエピタキシャル成長を行い、所定厚みの結晶膜が得られた時点で、再び炉芯管1を元のように傾けて、結晶膜が形成された基板5を取り出すようになっている。なお、6は熱電対、7は基板5保持用のクランプである。また、上記炉芯管1内は、高純度水素ガス等の雰囲気になっている。

上記のようなLPEは、固相と液相間の準平衡状態からの結晶成長であるため、高純度でしかも欠陥が少ない完全性の高い結晶が得られる。これが他の方法にはないLPEの大きなメリットとなっている。このため、LPEは、半導体用材料に用いられる結晶シリコン膜の製法として有望視されている。

【発明が解決しようとする課題】
しかしながら、従来のLPEでは、結晶シリコン膜を作製する際、カーボンやステンレスといった、シリコンとは異なる材料を基板に用いると、シリコンと基板とで格子定数が異なるため結晶核が発生しにくく、結晶成長が殆ど起こらないか、ある程度結晶が生成したとしても、その成長が不均一な島状成長となったり、結晶の基板に対する付着力が弱くてすぐに剥離してしまう等の問題が多発することがわかっている。このため、LPEによって結晶シリコン膜を得るには、高価なシリコン基板を用いるか、あるいは安価な基板上に気相成長法等を用いて結晶シリコン中間層を形成したのち、LPEによる結晶成長を開始する、といった非経済的な方法が採用されており、その低コスト化が重要な課題となっている。

本発明は、このような事情に鑑みなされたもので、安価な異種基板を使用することによりLPEのコストを低減し、しかも良質な結晶が得られるというLPEの特性を最大限に活かすことができる結晶シリコン膜の製法を提供することをその目的とする。

上記の目的を達成するため、本発明の請求項1記載の発明は、アルミニウムおよびガリウムの少なくとも一方を含む溶媒金属に、溶質としてシリコンを添加溶融し、900〜1300℃に維持した状態でカーボン基板と接触させ、上記カーボン基板の表面に、炭化アルミニウムおよび炭化ガリウムの少なくとも一方を含む下地層を形成し、つぎに、上記カーボン基板の裏側を冷却することにより基板の表側から裏側に向かって徐々に温度が低くなるよう温度勾配を与えながら、上記溶媒金属の融点〜1300℃の温度域内の任意に決めた温度範囲で、基板表面の下地層上に結晶シリコン膜を形成するようにしたものである。

【発明の実施の形態】
つぎに、本発明の実施の形態を詳しく説明する。

本発明は、例えばつぎのようにしてLPEを利用して結晶シリコン膜を製造するものである。すなわち、まず、従来からLPEに用いられる溶媒金属に、アルミニウムおよびガリウムの少なくとも一方を含有させ、これに溶質としてシリコンを添加溶融する。つぎに、図1に示すように、カーボン基板20を準備し、このカーボン基板20の表面と上記溶媒金属とを、900〜1300℃の高温で接触させ、基板表面のカーボンと、溶媒金属に含有されたアルミニウムおよびガリウムの少なくとも一方とを化学反応させる。これにより、図2(a)に示すように、カーボン基板20の表面に、炭化アルミニウム含有層もしくは炭化ガリウム含有層、あるいは炭化アルミニウム・炭化ガリウム混合含有層からなる下地層21を形成する。なお、上記カーボン基板20の表面と溶媒金属の接触は、従来公知のLPE装置を適宜用いることができる。

つぎに、カーボン基板20の裏側(下地層21が形成された面と反対側の面)を冷却することにより、図2(b)に示すように、カーボン基板20の表側から裏側に向かって徐々に温度が低くなるよう温度勾配を与えながら、上記溶媒金属の融点〜1300℃の温度域内の任意に決めた温度範囲で、下地層21の表面に結晶シリコンを析出させ結晶シリコン膜22を形成させる。この状態を図3に示す。このようにして、結晶シリコン膜22を得ることができる。

このようにして得られた結晶シリコン膜22は、カーボン基板20という異種基板上に形成されているにもかかわらず、緻密で高品質である。そして、結晶シリコン膜22が下地層21と強固に接合しているため、従来のように、結晶シリコン膜22の剥離が発生することがない。

なお、上記製法に用いられるカーボン基板20としては、グラファイト製,ガラス状カーボン製のものが好適である。また、ステンレス等、他の材質の基板表面を、グラファイトやガラス状カーボンで被覆したものを用いるようにしても差し支えはない。そして、上記カーボン基板20の厚みは、通常、0.2〜2mmに設定することが好ましい。また、他の材質の基板表面をカーボンで被覆した基板の場合には、上記被覆層が0.2〜2μmとなるよう設定することが好適である。すなわち、被覆層が0.2μm未満では上記下地層21を形成するための化学反応が不充分となるおそれがあり、逆に2μmを超えると熱膨張または収縮により被覆層にクラックが発生するおそれがあるからである。

また、上記製法に用いられる溶媒金属としては、すず,鉛,インジウム,銅,アンチモン等、各種の低融点金属が用いられる。これらは、単独で用いても2種以上を併用してもよい。そして、これらのなかでも、電気的性質の良好な結晶シリコン膜を得ることができ、融点が232℃と低く、しかも安価であるという点で、特に、すずが好適である。

上記溶媒金属には、前出のとおり、アルミニウムおよびガリウムの少なくとも一方を含有させる。これらは、カーボン基板20表面のカーボンと化学反応して炭化物となり、カーボン基板20の表面に下地層21を形成する。上記下地層21は、シリコンが溶融混合された溶媒金属との濡れ性が良好であり、その表面に緻密で剥離しにくい結晶シリコン膜22を形成させるという効果を奏する。なお、上記下地層21の厚みは、0.01〜1μm、なかでも0.05〜0.2μmに設定することが好適である。すなわち、下地層21の厚みが0.05μm未満では下地層21による効果が充分に得られず、逆に1μmを超えると熱膨張または収縮により下地層21にクラックが発生するおそれがあるからである。

上記溶媒金属に含有させるアルミニウムおよびガリウムの少なくとも一方の、溶媒金属全体に対する含有量は1〜30重量%(以下「%」と略す)に設定することが好適であり、なかでも15〜25%に設定することが特に好適である。上記含有量が1%よりも少ないと、下地層21の形成膜厚が充分に得られないおそれがあり、逆に30%を超えると、引き続いて製膜を行うシリコン膜の膜質が低下するおそれがあるからである。

また、上記溶媒金属に添加溶融させるシリコンの量は、溶媒金属の組成および温度によって変わるが、通常、溶媒金属全体に対し、10〜30%に設定することが好適である。なかでも、特に飽和点より10%程度過飽和に設定することが好適である。すなわち、シリコンが未飽和の状態では、結晶シリコン膜の製膜に時間がかかりすぎるおそれがあり、逆に過飽和すぎると、膜厚の制御が困難になったり治具等への結晶析出が生じてトラブルを招くおそれがあるからである。

さらに、上記製法において、カーボン基板20の裏側から冷却して、カーボン基板20の表側から裏側に向かって徐々に温度が低くなるよう温度勾配を与える際、その温度勾配は、0.1〜50℃/mmに設定することが好適であり、なかでも2〜10℃/mmに設定することが特に好適である。すなわち、温度勾配が上記範囲よりも緩慢すぎると結晶と結晶の間に隙間が形成されてしまうおそれがあり、逆に急峻すぎると膜質が低下したり炉体の熱効率が低下するおそれがあるからである。

【発明の効果】
以上のように、本発明の結晶シリコン膜の製法は、シリコンとは異なる材料からなる基板の表面に、炭化アルミニウムおよび炭化ガリウムの少なくとも一方からなる特殊な下地層を形成したものを用い、基板裏側から冷却して基板の表側から裏側に向かって徐々に温度が低くなるように温度勾配を与えて、高品質の結晶シリコン膜を、緻密かつ強固な接合強度でLPE成長をさせるようにしたものである。上記製法によれば、従来のように、高価なシリコン基板を用いる必要がなく、シリコンとは異なる安価な基板を用いることができるため、LPEを安価に行うことができ、半導体のコストを低減させることができる。しかも、異種材料の基板を用いるにもかかわらず、結晶が高品質で、基板から剥離することもないため、長期にわたって優れた特性を発揮する。
