【発明の属する技術分野】
本発明は、熱伝導率が高く、優れた放熱性を有しており、特にICやLSI素子の基板として好適な放熱性炭素複合板に関する。

【従来の技術】
近年、高性能コンピューター等に対する需要の増加、それにともなう開発の進行によって、ICやLSIは、より一層の高集積化が進み、高速処理化が求められるようになっており、さらにこれらの要請に加えて、より一層の素子小型化の要請もある。このような高集積化及び高速処理化の要請に応える場合、集積度が高くなることによる電力消費の増加と、単位時間当たりの信号処理の繰り返し数が多くなることによる電力消費の増加を避けることができない。このような電力消費の増加は、ただちに発熱量の増加を招くことになる。さらに、素子の小型化の要請に応える場合には、放熱面積が小さくなることによる発熱密度の増加を避けることができない。

そこで、素子の信頼性を高め、長期間その信頼性を維持するためには、使用時において効率よく放熱することが重要となる。現在、素子レベルにおける放熱手段としては、基板として熱伝導率のよいものを使用し、基板を介して放熱し、IC片等を冷却する方法が採用されている。よって、より熱伝導率の高い基板の開発が望まれている。

【発明が解決しようとする課題】
上記したような熱伝導率の高い基板材料として、炭素製の基板が開発され、それを用いたICやLSI素子等も実用化されている。次に、その一例を図1〜3をもとに説明する。図1はLSI素子の概略断面図であり、図2は図1における炭素基板の概略斜視図であり、図3は図2に示した炭素基板の厚さ方向への概略部分断面図である。

LSI素子10において、IC片11は、樹脂接着剤層又はハンダ層12を介して、炭素基板13上に搭載されている。14はアルミナ基板、15はピン、16はボンディングワイヤである。この炭素基板13は、1辺が約2.5〜7.6cmで、厚さが約1mmの薄板状のもので、炭素マトリックス30中に厚さ方向に炭素繊維31が分散して配列された薄板状の炭素複合体20と、炭素複合体20の両面に形成された金属薄膜層22、23とからなるものである。

この炭素基板13は、銅に匹敵するような高い熱伝導率を有しており、その一方で密度は銅の4分の1程度であるため、優れた放熱性を有するとともに、素子の軽量化を図ることもできる。また、この炭素基板13は、ケイ素、アルミナ等の素子構成材料との熱膨張率が整合している点においても優れているもので、これを基板として組み込んだLSI素子10の高信頼化に大きく寄与するものである。

また、この炭素基板13においては、炭素複合体20の炭素マトリックス30部分に製造時の焼成工程に起因する無数の微細孔が存在しているが、この微細孔を完全に閉塞し、より緻密な構造にすれば、熱伝導率が上がり、信頼性がより高められることが期待される。

本発明は、上記した炭素基板を改良することにより、それを組み込んだLSI素子等の信頼性をさらに向上できる、特にLSI素子用として好適な放熱性炭素複合板を提供することを目的とする。

【課題を解決するための手段】
本発明は、上記目的を達成するため、請求項1の炭素マトリックス中において厚さ方向に炭素繊維が配列してなる板状の炭素複合体の露出している部分に、液状硬化材料を含浸させたのち硬化させて得られ、表面に硬化された液状硬化材料を有することを特徴とする放熱性炭素複合板を提供する。

本発明は、上記目的を達成するため、請求項2の炭素マトリックス中に厚さ方向に炭素繊維が配列してなる薄板状の炭素複合体と、炭素複合体の両面に形成された金属薄膜層とを備えてなる炭素複合板において、前記炭素複合板の金属薄膜層が形成されていない部分に液状硬化材料が含浸されていることを特徴とする放熱性炭素複合板を提供する。

本発明で使用する液状硬化材料における「液状」とは、硬化材料自体が液状であるもののほか、硬化材料を含む溶液状、分散液状、ゾル状、ペースト状のもの等であり、液状硬化材料を塗布等の手段により炭素複合板に付着又は含浸できるだけの流動性を有するものの意味である。また、液状硬化材料における「硬化材料」とは、常温において又は加熱により硬化して、気体の侵入を阻止できる程度の硬化物(例えば皮膜)を形成できるものであることを意味する。

【発明の実施の形態】
以下、本発明の放熱性炭素複合板について、図1〜4をもとに説明する。なお、図1〜3は、従来技術の説明においても使用したものであるが、本発明と従来技術とは、図示できる程度においては外観上同一であるので、図1〜3を本発明を説明するための図としても使用するものである。図1は、本発明のLSI素子の概略断面図であり、図2は、図1における炭素複合基板の概略斜視図であり、図3は、図2に示した炭素複合基板の厚さ方向への概略部分断面図であり、図4は、図1に示したLSI素子の他の態様を示す概略断面図である。

まず、請求項1記載の放熱性炭素複合板について説明する。放熱性炭素複合板は、板状の炭素複合体20に液状硬化材料が含浸されているものである。この炭素複合体20は、図2において、2つの金属薄膜層22、23を取り除いたものと外観上は同一のものである。

炭素複合体20は、図2及び図3に示すように、炭素マトリックス30中において、炭素複合体20の厚さ方向に複数の炭素繊維31が配列されたものである。ここで、炭素マトリックス30と炭素繊維31は、相互に強固に結合一体化している。また、炭素繊維31は、殆ど一方向に配列しているものであるが、部分的には異なる方向に配列しているものが含まれていてもよい。

次に、このような炭素複合体20の製造方法を説明する。まず、炭素繊維を使用し、一方向性プリプレグを製造する。次に、このプリプレグを複数枚積層し、フェノール樹脂のような樹脂又は石油ピッチのようなピッチ等を含浸させることにより一体化したのち、約150℃で加熱硬化する。この工程の処理において使用した樹脂、ピッチ等が、最終品の炭素マトリックス30を構成する。次に、常圧下において、約3000℃で炭化するまで焼成し、所要厚さを有する板状の炭素複合体の前駆体を得る。次に、この板状の炭素複合体の前駆体を、炭素繊維の長さ方向と直交する方向にスライス加工し、これを適当なサイズに切断して、炭素複合体20を得る。

放熱性炭素複合板は、このような炭素複合体20に液状硬化材料を含浸させたのち、液状材料を硬化させることにより、得ることができる。
炭素複合体20に含浸させる液状硬化材料としては、上記したとおり、「液状」であり、常温又は加熱下において、それ単独で又は硬化剤、触媒、その他の硬化に資する成分との併用により、気体や液体の侵入を阻止できる程度の硬化物(例えば皮膜)を形成できる、即ち、空隙を閉塞できるものであれば特に制限されるものではない。このような液状硬化材料の例としては、常温又は加熱下において架橋反応が進行し、セラミックス様の膜を形成する無機のケイ素含有ポリマーのほか、セラミックス粉末、アルミナセメントのようなセメント、水ガラス類等を含有する無機系バインダーも使用することができる。これらの液状硬化材料は、その浸透性を高めるため、有機溶媒で希釈することができる。このような液状硬化材料の具体例としては、ケイ素含有ポリマーを形成する商品名 HEATLESS GLASSのGS−600シリーズ(ホーマーテクノロジー株式会社)、ペルヒドロポリシラザンのようなポリシラザン類、例えば商品名東燃ポリシラザン(東燃株式会社)、無機バインダーである商品名 レッドプルーフのMR−100シリーズ(株式会社熱研)等を挙げることができる。

炭素複合体20に液状硬化材料を含浸させる方法としては、炭素複合体20に液状硬化材料を刷毛等により塗布する方法、炭素複合体20を液状硬化材料中に浸漬する方法等を適用することができる。また、硬化条件は使用した液状硬化材料により異なるが、例えば、液状硬化材料としてHEATLESS GLASSを使用した場合は、約130℃で約20〜30分間加熱する。この加熱硬化処理により、液状硬化材料が内部に存在した場合には微細孔に対応したセラミック様の硬化物が形成され、表面に存在した場合にはセラミック様の皮膜が形成される。このようにして微細孔が閉塞された放熱性炭素複合板を得ることができる。

次に、請求項2記載の放熱性炭素複合板について説明する。図2に示すように、放熱性炭素複合板13は、炭素複合体20とその両面を被覆する2つの金属薄膜層22、23からなるものである。放熱性炭素複合板13は、少なくとも金属薄膜層22、23が形成されていない部分、即ち、図2中において炭素複合体20が露出している端面部分に液状硬化材料が含浸されているものである。

炭素複合体20は、図2及び図3に示すように、炭素マトリックス30中において、炭素複合体20の厚さ方向に複数の炭素繊維31が配列されたものである。ここで、炭素マトリックス30と炭素繊維31は、相互に強固に結合一体化している。また、炭素繊維31は、殆ど一方向に配列しているものであるが、部分的には異なる方向に配列しているものが含まれていてもよい。

金属薄膜層22、23は、樹脂系接着剤等により、銅やモリブデンのような金属箔が接着されてなるものである。この金属薄膜層22、23としては、このような金属箔に限定されるものではなく、メッキや蒸着等により形成することもできる。

次に、このような放熱性炭素複合板13の製造方法について説明する。まず、上記した方法により薄板状の炭素複合体20を製造し、その両面に金属薄膜層を形成することにより、液状硬化材料を含浸させる前の放熱性炭素複合板(以下、「放熱性炭素複合板の前駆体」と称する)を得る。このような製造方法で得られる放熱性炭素複合板の前駆体と同じ構造のものとしては、東燃株式会社から販売されている商品名「UD−C/C」を挙げることができる。

次に、このような放熱性炭素複合板の前駆体に液状硬化材料を含浸させたのち、液状硬化材料を硬化させることにより、放熱性炭素複合板13を得ることができる。
放熱性炭素複合板の前駆体に、上記した液状硬化材料を含浸させる方法としては、液状硬化材料を刷毛等により塗布する方法を適用することができるが、前記前駆体を液状硬化材料中に浸漬する方法を適用することもできるし、薄板状炭素複合体の段階で液状硬化材料を含浸させたのち、金属薄膜層を形成する方法を適用することもできる。
また、硬化条件は使用した液状硬化材料により異なるが、例えば、液状硬化材料としてHEATLESS GLASS使用した場合は、約130℃で約20〜30分間加熱する。この加熱硬化処理により、液状硬化材料が内部に存在した場合には微細孔に対応したセラミック様の硬化物が形成され、表面に存在した場合にはセラミック様の皮膜が形成される。このようにして微細孔が閉塞された放熱性炭素複合板13を得ることができる。

放熱性炭素複合板13は、図1に示すようなLSI素子10の基板13として適用することができるものであるが、図4に示すように、例えばアルミニウム製のフィン17と組み合わせることもできる。さらに、このフィン17を炭素複合体20により形成することもできる。

【発明の効果】
請求項1及び請求項2記載の放熱性炭素複合板は、いずれも基板の微細孔が閉塞され、より緻密な構造になっている。よって、熱伝導率の向上が可能となり、強度面での向上も期待される。さらに、請求項1記載の放熱性炭素複合板は、微細孔が閉塞されたことにより、気体が放熱性炭素複合板を通過することを完全に阻止できる。また、液状硬化材料として無機材料を使用しているため、放熱性炭素複合板とLSIを構成する金属やセラミックス材料との熱膨張係数をより近似させることができる。このため、請求項2記載の放熱性炭素複合板をLSI素子等の基板として使用することにより、より一層、素子の信頼性を高めることができる。
請求項1及び請求項2記載の放熱性炭素複合板は、高い放熱性が要求される各種分野において使用することができる。
