【発明の属する技術分野】
この発明は、塩酸、硝酸、硫酸、ふっ酸(HFおよび無水HFを含む)、酢酸などのような酸を含む蒸気を基板の表面に導き、いわゆる気相エッチング処理によって基板の表面の膜を除去するための基板表面処理方法および基板表面処理装置に関する。処理対象の基板には、半導体ウエハ、液晶表示装置およびプラズマディスプレイ用ガラス基板、ならびに光、磁気および光磁気ディスク用基板などの各種の基板が含まれる。また、基板の材質としては、シリコン、ガラス、樹脂およびセラミックなどの材質が含まれる。なお、基板表面の膜の除去は、所定の膜の一部または全部の選択的除去を目的としていてもよく、また、基板表面の洗浄を目的としていてもよい。

【従来の技術】
半導体メモリの製造工程においては、半導体ウエハ(以下「ウエハ」という。)上にメモリキャパシタ膜を作製する際に、BSG(Boron-Silicate Glass)、PSG(Phospho-Silicate Glass)、BPSG(Boron-doped Phospho-Silicate Glass)などの不純物を多く含んだ酸化膜が犠牲酸化膜として用いられる。これらの犠牲酸化膜は、ふっ酸蒸気を用いたエッチングにおける熱酸化膜またはCVD(化学的気相成長)酸化膜に対する選択比を大きくとることができ、熱酸化膜またはCVD酸化膜をエッチングストッパ膜として用いて選択的に除去することができる。

ふっ酸蒸気を用いたエッチング処理におけるエッチング選択比は温度に依存する。たとえば、熱酸化膜は、温度上昇に伴ってエッチングレートが急激に減少するのに対して、BPSG膜は温度変化によらずに比較的高いエッチングレートを維持する。そこで、ウエハの表面に形成された熱酸化膜上のBPSG膜を選択除去するときには、ウエハの温度を50℃〜80℃に維持してふっ酸蒸気による気相エッチング処理が行われる。

【発明が解決しようとする課題】
ふっ酸蒸気による酸化膜(酸化シリコン膜)のエッチングプロセスは、次の反応式で表される。

H2SiF6→2HF+SiF4
すなわち、ふっ酸の蒸気および水蒸気がウエハ表面(酸化膜上)に吸着してイオン化し、これが酸化シリコンと反応して、反応生成物H2SiF6が生成され、それがさらにふっ酸(HF)およびフッ化シリコン(SiF4)に分解してウエハ外に蒸発する。これにより、酸化膜中のSiO2が失われ、エッチング処理が進行する。したがって、この反応過程では、エッチング反応の結果として、エッチング媒体であるふっ酸および大量の水が発生する。

そのため、エッチング終了時にチャンバ内へのふっ酸蒸気の供給を停止しても、ウエハの温度が50℃〜80℃に維持されている限り、エッチング処理を直ちに停止させることができない。すなわち、ふっ酸蒸気の供給停止から実際のエッチング停止までには、タイムラグが生じている。したがって、所望の時点でエッチング処理を停止することが困難である。
しかも、上記のタイムラグは、ウエハ面内の各部で等しい保証はなく、ウエハ面内でのエッチング処理の均一性の点でも問題がある。

また、BSG膜、PSG膜またはBPSG膜のエッチング時には、ホウ素(B)または燐(P)を含む生成物(たとえば、PH3OH)が生成される。これらの生成物は、飽和水蒸気圧が低い(揮発性が低い)ため、ウエハWの近傍の加熱された雰囲気中において揮発する一方、ウエハWの近傍の雰囲気よりも温度の低い処理室内壁に一旦吸着されると、容易には蒸発せず、結露を生じる。これにより、処理室が汚染されるとともに、結露した液滴がウエハWの表面に落下すれば、ウエハWを汚染することになる。

そこで、この発明の第1の目的は、酸を含む蒸気によって基板上の膜を除去する処理の停止を確実に行うことができる基板表面処理方法および基板表面処理装置を提供することである。
また、この発明の第2の目的は、酸を含む蒸気によって基板上の膜を除去する処理が行われる処理室の汚染を防止することができ、これにより、基板の汚染を防止することができる基板表面処理方法および基板表面処理装置を提供することである。

【課題を解決するための手段および発明の効果】
上記の目的を達成するための請求項1記載の発明は、処理室(85)内で、基板(W)を所定の温度(たとえば、40℃ないし80℃)で加熱しつつ、この基板の表面に酸を含む蒸気を酸蒸気吐出口(36a)から供給することにより、基板表面の膜を除去する膜除去工程(34,36,43,45,54)と、この膜除去工程後に、上記処理室内で、基板の表面に室温よりも高い温度の不活性ガスを上記酸蒸気吐出口とは別の不活性ガス吐出口(64a)から供給する不活性ガス供給工程(63,64,65)とを含み、上記不活性ガスは、上記膜除去工程の進行を停止させるための膜除去処理停止用不活性ガスであることを特徴とする基板表面処理方法である。なお、括弧内の英数字は後述の実施形態における対応構成要素または当該工程を実行する構成要素の参照符号を表す。以下、この項において同じ。

上記膜除去工程は、上記酸を含む蒸気および水蒸気と除去対象の膜の構成材料との反応により、水および酸を生じさせる気相エッチング処理工程であってもよい。
この発明によれば、酸を含む蒸気によって基板表面の膜を除去する膜除去工程の後(好ましくは直後)に、基板の表面に室温よりも高温の不活性ガスが供給される。これにより、基板の表面付近に存在している反応生成物(たとえば水および酸)の蒸気をすみやかに基板表面付近から排除して、膜除去工程の進行を停止させることができる。したがって、膜除去工程を所望のタイミングで確実に停止させることができる。この膜除去工程の停止は基板面内の各部でほぼ同時に起こさせることができるので、基板面内での膜除去処理のばらつきが生じることもない。また、複数枚の基板に対する処理のばらつきも低減できる。

基板表面付近に存在している反応生成物を効果的に除去するためには、不活性ガスを基板表面に供給するとともに、膜除去処理が行われる処理室内の雰囲気を排気する排気工程(49,55)が行われることが好ましい。

また、この発明では、膜除去工程と不活性ガス供給工程とが1つの処理室内で行われるので、膜除去工程が終了した直後に不活性ガスを基板表面に導いて、膜除去工程をすみやかに停止させることができる。
さらに、酸蒸気吐出口と不活性ガス吐出口とが別個に設けられているので、酸蒸気供給経路の温度上昇を防止でき、酸を含む蒸気による膜除去処理に悪影響(たとえば、エッチングレートの変動)を与えることがない。なお、不活性ガス供給工程は、酸を含む蒸気を基板表面に導く酸蒸気供給経路(36)とは独立した不活性ガス供給経路(64)から基板表面に不活性ガスを導く工程であることがより好ましい。

同様の理由から、上記不活性ガス供給経路の不活性ガス吐出口(64a)は、酸蒸気供給経路の酸蒸気吐出口(36a)から可能な限り離隔して配置されることが好ましい。たとえば、不活性ガス吐出口と酸蒸気吐出口とは、基板の中心(重心)に対してほぼ点対称な位置に配置されるとよい。
請求項2記載の発明は、処理室(85)内で、基板(W)を所定の温度で加熱しつつ、この基板の表面に酸を含む蒸気を供給することにより、基板表面の膜を除去する膜除去工程(34,36,43,45,54)と、この膜除去工程後に、上記処理室内で、基板の表面に室温よりも高い温度の不活性ガスを供給し、この不活性ガスの供給を当該不活性ガスが上記処理室の内壁に達するように定めた一定時間継続する不活性ガス供給工程(63,64,65)とを含み、上記不活性ガスは、上記膜除去工程の進行を停止させるための膜除去処理停止用不活性ガスであることを特徴とする基板表面処理方法である。
この発明により、高温の不活性ガスによって膜除去工程を停止させることができるとともに、この高温の不活性ガスを処理室の内壁にまで到達させて、処理室内の結露対策を同時に行うことができる。
請求項3記載の発明は、処理室(85)内に基板を配置し、この基板を所定の温度で加熱しつつ、この基板の表面に酸を含む蒸気を酸蒸気吐出口(36a)から供給することにより、基板表面の膜を除去する膜除去工程(34,36,43,45,54)と、上記処理室内に室温よりも高い温度の不活性ガスを上記酸蒸気吐出口とは別の不活性ガス吐出口(64a)から供給する不活性ガス供給工程(63,64,65)とを含み、上記不活性ガスは、上記膜除去工程において生成される反応生成物が上記処理室の内壁に結露することを防止するための結露防止用不活性ガスであることを特徴とする基板表面処理方法である。

この発明によれば、膜除去工程が行われる処理室に、室温よりも高温の不活性ガスが供給(好ましくは、膜除去工程が行われていないときに供給)されることにより、膜除去工程において生成される反応生成物が処理室の内壁に結露することを防止できる。すなわち、膜除去工程において生成された反応生成物は、蒸気状態で処理室の内壁から運び去られる。これにより、処理室の汚染を防止でき、ひいては、基板の汚染を防止できる。これにより、良好な基板表面処理が可能になる。
また、酸蒸気吐出口と不活性ガス吐出口とが別個に設けられているので、酸蒸気供給経路の温度上昇を防止でき、酸を含む蒸気による膜除去処理に悪影響(たとえば、エッチングレートの変動)を与えることがない。

膜除去工程において生成された反応生成物を処理室外に効果的に排除するためには、不活性ガス供給工程とともに、処理室内を排気する排気工程(49,55)が行われることが好ましい。
請求項4記載の発明は、処理室(85)内に基板(W)を配置し、この基板を所定の温度で加熱しつつ、この基板の表面に酸を含む蒸気を酸蒸気吐出口から供給することにより、基板表面の膜を除去する膜除去工程(34,36,43,45,54)と、上記処理室内に室温よりも高い温度の不活性ガスを上記基板よりも下方において上記処理室の内壁の近傍に設けられ、上記酸蒸気吐出口とは別の供給口から供給する不活性ガス供給工程(63,64,65)とを含み、上記不活性ガスは、上記膜除去工程において生成される反応生成物が上記処理室の内壁に結露することを防止するための結露防止用不活性ガスであることを特徴とする基板表面処理方法である。この発明により、処理室の内壁における反応生成物の結露を防止できる。
たとえば、請求項5に記載のように、上記不活性ガス供給工程が、1ロットの基板を処理するたびに行われることとしてもよい。
また、請求項6に記載のように、上記不活性ガス供給工程が、1枚の基板を処理するたびに行われることとしてもよい。

請求項7記載の発明は、上記不活性ガス供給工程では、上記膜除去工程における上記所定の温度よりも高い温度の不活性ガスが供給されることを特徴とする請求項1ないし6のいずれかに記載の基板表面処理方法である。

より具体的には、請求項8に記載のように、上記不活性ガス供給工程では、100℃以上の不活性ガスが供給されることとすることが好ましい。

請求項11記載の発明は、処理室(85)と、この処理室内に配置され、基板(W)を所定の温度で加熱する基板加熱手段(45)と、この基板加熱手段によって加熱されている基板の表面の膜を除去する膜除去処理のために、この基板の表面に酸を含む蒸気を酸蒸気吐出口(36a)から供給する酸蒸気供給手段(34,36,43,54)と、上記処理室内に室温よりも高い温度の不活性ガスを上記酸蒸気吐出口とは別の不活性ガス吐出口(64a)から供給する不活性ガス供給手段(63,64,65)とを含み、上記不活性ガスは、上記膜除去処理において生成される反応生成物が上記処理室の内壁に結露することを防止するための結露防止用不活性ガスであることを特徴とする基板表面処理装置である。

なお、これらの基板表面処理装置の発明に関しても、基板表面処理方法の発明に関して上述したとおりの変形と同様の変形を行うことができる。

【発明の実施の形態】
以下では、この発明の実施の形態を、添付図面を参照して詳細に説明する。
図1は、この発明の第1の実施形態に係る基板表面処理装置の構成を説明するための図解的な平面図である。この装置は、半導体ウエハ(以下、単に「ウエハ」という。)Wの表面に形成された酸化膜を除去するための装置である。より具体的には、たとえば、ウエハW上に形成された熱酸化膜上にメモリキャパシタ形成のために使用される犠牲酸化膜(BPSG膜など)が形成されている場合に、この犠牲酸化膜を選択的に除去するための装置である。この処理のために、この基板表面処理装置では、ふっ酸の蒸気をウエハWの表面に供給することにより、ふっ酸の気相エッチング処理によって膜除去工程が行われる。

装置の構成について説明すると、この装置は、処理前のウエハWを収容したカセットCLが置かれるローダ部10と、ウエハWの表面に対して、ふっ酸蒸気による気相エッチング処理を行う気相エッチング処理部40と、この気相エッチング処理後のウエハWを水洗し、その後、水切り乾燥を行う水洗・乾燥処理部50と、水洗・乾燥処理部50によって処理された後のウエハWを収容するためのカセットCUが載置されるアンローダ部60とを備えている。

ローダ部10およびアンローダ部60は、この基板表面処理装置の前面パネル77の背後に配置されている。ローダ部10、気相エッチング処理部40、水洗・乾燥処理部50、およびアンローダ部60は、平面視においてほぼU字形状のウエハ搬送経路78に沿って、この順に配列されている。
ローダ部10と気相エッチング処理部40との間には、ローダ部10に置かれたカセットCLから処理前のウエハWを1枚ずつ取り出して、気相エッチング処理部40に搬入するローダ搬送ロボット71が配置されている。また、気相エッチング処理部40と水洗・乾燥処理部50の間には、気相エッチング処理後のウエハWを気相エッチング処理部40から取り出して、水洗・乾燥処理部50に搬入する中間搬送ロボット81が配置されている。そして、水洗・乾燥処理部50とアンローダ部60の間には、水洗・乾燥処理後のウエハWを水洗・乾燥処理部50から取り出してアンローダ部60に置かれたカセットCUに収容するためのアンローダ搬送ロボット72が配置されている。

ローダ搬送ロボット71、中間搬送ロボット81およびアンローダ搬送ロボット72は、それぞれ、下アームLAと上アームUAとを有する屈伸式のロボットの形態を有している。下アームLAは、図示しない回転駆動機構によって水平面に沿って回動されるようになっている。この下アームLAの先端に、上アームUAが水平面に沿う回動が自在であるように設けられている。下アームLAが回動すると、上アームUAは、下アームLAの回動方向とは反対方向に、下アームLAの回動角度の2倍の角度だけ回動する。これによって、下アームLAと上アームUAとは、両アームが上下に重なり合った収縮状態と、両アームが経路78に沿って一方側または他方側に向かって展開された伸長状態とをとることができる。

このようにして、ローダ搬送ロボット71、中間搬送ロボット81およびアンローダ搬送ロボット72は、処理部間またはカセット−処理部間で、経路78に沿ってウエハWの受け渡し行うことができる。
気相エッチング処理後のウエハWを水洗および乾燥させる水洗・乾燥処理部50は、たとえば、ウエハWを水平に保持して回転させるスピンチャックと、このスピンチャックに保持されたウエハWに対して純水を供給する純水供給ノズルを備えている。この構成によって、ウエハWの表面および/または裏面に純水を供給してウエハWの表面を水洗する。水洗終了後は、純水の供給を停止し、スピンチャックを高速回転させることによって、ウエハWの表面の水分を振り切って乾燥する。

図2は、気相エッチング処理部40の構成を説明するための図解的な断面図である。気相エッチング処理部40は、ハウジング41内に、酸を含む水溶液の一例であるふっ酸水溶液42を密閉状態で貯留するふっ酸蒸気発生容器43を備えている。このふっ酸蒸気発生容器43の下方には、ふっ酸蒸気を下方に向かって放出するための貫通孔が多数形成されたパンチングプレート44が設けられている。

パンチングプレート44の下方に、処理対象のウエハWをパンチングプレート44に対向させた状態で水平に保持するホットプレート45が配置されている。このホットプレート45は、モータ等を含む回転駆動機構46によって鉛直軸線まわりに回転される回転軸47の上端に固定されている。
ホットプレート45の平面視における外方側には、ハウジング41の底面41aに対して上下に伸長/収縮するベローズ48が設けられている。このベローズ48は、上端縁をパンチングプレート44の周囲に当接させて、ホットプレート45の周縁の空間を密閉して処理室85を形成する密閉位置(図において実線で示す位置)と、その上端縁がホットプレート45の上面45aによりも下方に退避した退避位置(図2において破線で示す位置)との間で、図示しない駆動機構によって伸長/収縮駆動されるようになっている。

ベローズ48の内部空間は、ハウジング41の底面41aに接続された排気配管49を介して、排気手段55により排気されるようになっている。この排気手段55は、排気ブロワまたはエジェクタなどの強制排気機構であってもよいし、当該基板表面処理装置が設置されるクリーンルームに備えられた排気設備であってもよい。
ホットプレート45の側方には、ウエハWを搬入するための搬入用開口21、およびウエハWを排出するための搬出用開口22が、ハウジング41の側壁に形成されている。これらの開口21,22には、それぞれシャッタ38,39が配置されている。ウエハWの搬入時には、ベローズ48が退避位置(図2の破線の位置)に下降させられるとともに、シャッタ38が開成され、ローダ搬送ロボット71(図1参照)によって、ホットプレート45にウエハWが受け渡される。また、ウエハWの搬出時には、ベローズ48が退避位置とされるとともに、シャッタ39が開成されて、ホットプレート45上のウエハWが中間搬送ロボット81に受け渡されて搬出される。なお、開口21およびシャッタ38と、開口22およびシャッタ39との配置関係は、実際には、平面視でこれらとウエハWの中心とを結ぶ2本の線分が直交するようになっているが、この図2および後述の図3においては、図示の簡略化のため、これらの配置関係が、平面視でこれらとウエハWの中心とを結ぶ2本の線分が一直線上に重なるように(ウエハWの中心に対してほぼ点対称の位置関係に)描かれている。

ふっ酸蒸気発生容器43には、ふっ酸水溶液42の液面の上方の空間35に、キャリアガスとしての窒素ガスを供給する窒素ガス供給配管54が接続されている。また、この空間35は、バルブ37を介して、パンチングプレート44へとふっ酸蒸気を導くためのふっ酸蒸気供給路36に接続することができるようになっている。ふっ酸蒸気供給路36には、窒素ガス供給源31からの窒素ガスが、流量コントローラ(MFC)32、バルブ33および窒素ガス供給配管34を介して供給されるようになっている。

また、窒素ガス供給源31からの窒素ガスは、流量コントローラ52およびバルブ53を介して、窒素ガス供給配管54に与えられるようになっている。
ふっ酸蒸気発生容器43内に貯留されるふっ酸水溶液42は、いわゆる擬似共弗組成となる濃度(たとえば、1気圧、室温(20℃)のもとで、約39.6%)に調製されている。この擬似共弗組成のふっ酸水溶液42は、水とフッ化水素との蒸発速度が等しく、そのため、バルブ37からふっ酸蒸気供給路36を介してパンチングプレート44にふっ酸蒸気が導かれることによってふっ酸蒸気発生容器43内のふっ酸水溶液42が減少したとしても、ふっ酸蒸気供給路36に導かれるふっ酸蒸気の濃度は不変に保持される。

一方、パンチングプレート44には、窒素ガス供給源31からの窒素ガス(不活性ガス)が、流量コントローラ62およびバルブ63を介して、窒素ガス供給配管34とは別系統の窒素ガス供給配管64から供給されるようになっている。窒素ガス供給配管64の途中部には、加熱機構としてのヒータ65が配置されている。このヒータ65は、窒素ガス供給配管64を流通する窒素ガスを室温よりも高い温度(好ましくは、ホットプレート45によって加熱されるウエハWの温度(40℃〜80℃)よりも高い温度。たとえば、約160℃)に加熱する。この加熱された窒素ガスがパンチングプレート44を介してウエハWへと導かれる。窒素ガス供給配管64を介して供給される窒素ガスの流量は、10リットル/分〜50リットル/分の範囲とすることが好ましく、約20リットル/分とすることが最も好ましい。

窒素ガスの供給/停止を切り換えるバルブ33,53,63は、コントローラ80によって制御される。
